この発明は、球形状の球状半導体と、この球状半導体の周囲を囲む外殻部とを有する球状半導体装置及びその製造方法に関するものである。

【従来の技術】
従来のこの種のものとしては、特開2000−343463号公報に記載されたようなものがある。これは、球状半導体である球体の外側に所定の間隙を持って球殻部が設けられることにより球体センサ型計測装置が構成されている。

その球殻部には、外周部に熱硬化性樹脂により形成された構造膜が設けられ、この球殻部を球体の周囲に犠牲膜を介して設けた後に、その球殻部に多数の微細な孔を形成して、これらの孔を介してガスを導入して犠牲膜をエッチングするようにしている。

【発明が解決しようとする課題】
しかしながら、このような従来のものにあっては、熱硬化性樹脂を塗布して硬化させて球殻部の構造膜を形成した後に、別行程で犠牲膜のエッチング用の微小孔を形成するようにしていることから、微小孔を形成するための行程が増加すると共に、微細な孔が一部にしか形成されていないと、ガスを良好に導入できず、エッチング性能が低下する虞がある。また、球状半導体の周囲を覆う構造膜の強度を確保する必要もある。

そこで、この発明は、少ない工程数で、エッチング性能を確保でき、且つ、構造膜の強度を確保できる球状半導体装置及びその製造方法を提供する。

【課題を解決するための手段】
かかる課題を達成するために、請求項1に記載の発明は、配線基板上に配設されて電気的に接続される球形状の球状半導体と、該球状半導体の周囲を囲む外殻部とを有する球状半導体装置において、前記外殻部は、構造膜を有し、該構造膜は、合成樹脂製の球状粒子と、中空多孔球状粒子とが混合されて熱圧縮されることにより成形され、該中空多孔球状粒子は、中空の球状体に、内部空間と外部とを連通させる複数の貫通孔が形成され、前記球状粒子より硬度と溶融温度が高いものである球状半導体装置としたことを特徴とする。

以下、この発明の実施の形態について説明する。

まず構成を説明すると、図中符号11は球状半導体装置で、図示省略の回路が形成された「配線基板」としてのガラス配線基板12と、このガラス配線基板12上に電気的に接続されて配設された球状半導体13と、この球状半導体13の周囲を囲む外殻部14とを有しており、この球状半導体装置11は様々な用途及び分野に適用することができる。

例えば、球状半導体13を浮上させた浮上球体型計測装置の例として、加速度計、ジャイロ等があり、球状半導体13を浮上させない非浮上球体型計測装置の例として、傾斜計等がある。

その球状半導体13の外径は直径数ミリメートル以下(例えば1mm)であり、外殻部14の球状内面の内径より僅かに小さく、球状半導体13と外殻部14の球状内面との間には、数μm程度の間隙15が形成される(図1参照)。

そして、この外殻部14の下部には、複数のバンプ21が設けられ、これらバンプ21が電路パターン19に接続されて、構造膜20の外側に突出し、これらバンプ21がガラス配線基板12に熱融着されて実装されている。

その山形埋設部20cは、頂上がR形状の略円錐形状を呈し、この山形埋設部20cの頂上までの傾斜面20eは、45°±15°の傾斜角αを有しており、各球状粒子20a,20bにより各粒子20a,20b間に微細な孔が形成され、これらの孔により、外部から電路パターン19までガス通路が連通するように構成されている。

その球状粒子20aは直径4μm程度のアクリル樹脂製であり、又、中空多孔球状粒子20bは、直径4μm程度の架橋アクリル樹脂製で、図3(a),(b)に示すように、中空の球状体20fに、内部空間20hと外部とを連通させる多数の貫通孔20gが形成され、球状粒子20aより硬度及び溶融温度が高く、変形し難くなっている。なお、その中空多孔球状粒子20bは、ガラス、シリカ、セラミック等により形成することもできる。

次に、かかる球状半導体装置11の製造工程について説明する。

図2に示すように、多結晶又は単結晶のケイ素Si、好ましくは単結晶ケイ素Siからなる球体13aを用意し、その表面に導電体膜13b、例えば金属膜を形成する。この導電体膜13bは例えば化学蒸着法(CVD)により形成される。

次いで、このように形成された球状半導体13の表面にケイ素Siからなる犠牲膜16を例えば化学蒸着法(CVD)により形成する。この犠牲膜16は後工程で除去されることにより、間隙15が形成される。

その後、この犠牲膜16の周囲に金属膜である導電体膜を全面的に形成した後、エッチングにより、この導電体膜に電極パターン溝を形成することにより、所定の位置に電極17を形成する。

まず、図2,図4に示すように、球体13aの周囲に電路パターン19まで形成され、ガラス配線基板12上に配置された中間品を、図5に示すように、下型24上にセットすると共に、上型25を下降させて、図6に示すように、ガラス配線基板12の周囲を押さえる。

この上型25には、開口部25aが形成されて、この開口部25a内に、球体13a及びその周囲(構造膜20が形成される範囲)が位置している。換言すれば、球状半導体13及びその周囲(構造膜20が形成される範囲)が露出している。

そして、この上型25は、球状粒子20aを軟化させるために一定の温度に昇温されている。

その後、図7に示すように、球状粒子20aと中空多孔球状粒子20bをそれぞれ所定量混合させた状態で、上型25の開口部25aから、球状半導体13等に周囲に投入する。この投入状態では、球状粒子20a及び中空多孔球状粒子20bよりも、球状半導体13の上部側が上方に露出している。

次いで、その筒状の開口部25aに、「押圧駒」である押圧ピン26を挿入して下降させる(図8参照)。その押圧ピン26は、構造膜20の山形埋設部20cを形成するための山形凹部26aと、構造膜20の周囲接着部20dを形成するための周囲押圧部26bとを有している。この押圧ピン26も、球状粒子20aを軟化させるために一定温度に昇温されている。

そして、この押圧ピン26により、図9に示す状態から球状粒子20aと中空多孔球状粒子20bとの混合粒子を押して、これら混合粒子20a,20bに圧力を加えるのに伴って、これら微細粒子は液体と略同様の挙動を示し、各粒子20a,20bが低負荷側、つまり、押圧ピン26の山形凹部26a内側に移動し始める。厳密には、粒子間摩擦の存在により、液体ほど負荷が均一にはならない。これにより、その山形凹部26a内に、図10に示すように、流動した粒子20a,20bが移動して充填されることとなる。

この図10に示す状態において、一定圧力、一定温度で、一定時間保持することで、球状粒子20aの可塑化が進行し、図3の(a)から(b)に示すように、粒子20a,20bの互いに接触した部分が熱融着し、多数の微細な孔が形成された状態で、各粒子20a,20bが固着される。そして、必要箇所が可塑化及び多孔化状態になった時点で、図11に示すように、押圧ピン26及び上型25を上昇させ、構造膜20が形成された中間品を下型24から取り出す。

この状態で、周囲接着部20dは可塑化され、ガラス配線基板12に固着される一方、山形埋設部20cは、多孔化状態であるため、ガス透過が可能となっている。

次いで、成形用型24,25を外した後、外部からエッチング気体(例えば二フッ化キセノンXeF2)を微小孔を介して導入することにより、犠牲膜16を除去する。

この気相エッチングでは、除去する犠牲膜16の材料とそれに最適なエッチング気体の選択が重要である。ここでは、犠牲膜16にケイ素が使用され、エッチング気体として二フッ化キセノンXeF2が使用される。この他にエッチング気体の二フッ化キセノンで除去できる犠牲膜16の材料として、タングステン、チタン等も使用できる。

このようなものにあっては、合成樹脂の粒子20a,20bを投入した後、熱圧縮するだけで、所定の強度を有し、微細な孔が略球面全体に形成された多孔質の構造膜20を容易に形成できるため、従来のように別途、微細孔を形成する作業が必要なく、外殻部14を容易に成形できると共に、略球面全体の孔からガスを導入できるため犠牲膜16のエッチング性能が向上することとなる。

また、押圧ピン26による押圧時には、山形埋設部20cに、図13に示すように、傾斜面20eが形成されているため、押圧力が矢印P1,P2に示すように分散されて、各粒子20a,20bを押圧する押圧力P1が小さくなる。このため、粒子20aの変形が小さく、熱伝達が遅く、可塑化の進行が遅くなる。

これに対して、周囲接着部20dでは、ガラス配線基板12上に略同じ厚みで設けられ、上面が押圧力Pの押圧方向と垂直な面となっているため、圧力が分散されることなく、図14に示すように、大きな押圧力Pが直接粒子20a,20bに加わるため、粒子20aの変形が大きく、熱伝達が早く、可塑化の進行が早くなる。

従って、周囲接着部20dは充分可塑化されて接着力が確保された状態となる一方、山形埋設部20cでは、可塑化が遅れているため、多孔化状態とすることができ、ガス透過が可能となると同時に、各粒子20a,20b間の接合強度を確保できて、各粒子20a,20bが分離するのを防止できる。

さらに、その山形埋設部20cは、略円錐形状を呈しているため、傾斜面20eに作用する圧力は、各カ所において一定であることから、可塑化も一定にでき、広範囲に均等な多孔状態を形成できる。しかも、各粒子20a,20bの融着強度も均等にでき、外力負荷に対して形状を維持する強度を確保することができる。

しかも、山形埋設部20cは、頂上までの傾斜面20eが45°±15°の傾斜角αを有しているため、所定の強度の多孔質体をより形成し易い。

以上説明してきたように、請求項1に記載された発明によれば、配線基板上に配設されて電気的に接続される球形状の球状半導体と、球状半導体の周囲を囲む外殻部とを有する球状半導体装置において、外殻部は、構造膜を有し、構造膜は、合成樹脂製の球状粒子と、中空多孔球状粒子とが混合されて熱圧縮されることにより成形され、中空多孔球状粒子は、中空の球状体に、内部空間と外部とを連通させる複数の貫通孔が形成され、球状粒子より硬度と溶融温度が高いものであるため、中空多孔球状粒子により、ガス流通性を確保できると共に、球状粒子の可塑化を進行させることにより、構造膜の強度をより向上させることができる。

As described above, according to the first aspect of the present invention, a spherical spherical semiconductor disposed on a wiring board and electrically connected thereto, and an outer shell surrounding the spherical semiconductor are provided. In the spherical semiconductor device having, the outer shell portion has a structural film, and the structural film is formed by mixing a synthetic resin spherical particle and a hollow porous spherical particle and thermally compressing the mixture, thereby forming a hollow porous member. The spherical particles have a plurality of through-holes formed in the hollow spherical body, which communicate the internal space and the outside, and have a higher hardness and melting temperature than the spherical particles. As well as ensuring the plasticization of the spherical particles, the strength of the structural film can be further improved.
