【発明の属する技術分野】
本発明は、工作物の表面を平坦研磨する研磨体に関し、また、この研磨体を備えて構成される研磨装置に関する。更に本発明は、この研磨装置を用いた半導体デバイス製造方法、及びこの半導体デバイス製造方法により製造された半導体デバイスに関する。

【従来の技術】
近年、ICの素子構造はますます微細化・複雑化してきており、多層配線の層数は増加の一途を辿っている。このような多層配線の層数の増加に伴ってIC表面の段差はますます大きくなり、薄膜形成後に行う半導体ウエハ表面の研磨精度がより重要になってきている。この薄膜形成後に行うウエハ表面の研磨精度が悪いと、段差部での薄膜が局所的に薄くなる部分ができてしまい、配線の絶縁不良やショート等が起こる虞がある。また、リソグラフィ工程においては、ウエハの表面に凹凸が多いとピンぼけ状態となることがあり、微細なパターンが形成できなくなることもある。

ウエハ表面の平坦化研磨を行う装置としては、スピンドルの下端において保持された半導体ウエハを、回転定盤の上面に取り付けられた研磨パッドに上方から接触させ、ウエハと研磨パッドとの接触面にシリカ粒を含んだスラリー(研磨液)を供給しつつ、ウエハと研磨パッドとの双方を回転させてウエハ表面の研磨を行うCMP(Chemical Mechanical Polishing:化学的機械的研磨)装置が知られている。このCMP装置では、回転定盤の上面に取り付けられた研磨パッドの直径は、研磨されるウエハの直径よりも数倍大きく、複数枚のウエハを同時に研磨することができるようになっているのが一般的である。

また、特開平11−156711号公報には、上記構成とは逆に、スピンドルの下部に取り付けられた研磨パッドを、回転定盤の上面側に保持されたウエハに上方から接触させ、ウエハと研磨パッドとの間に上記スラリーを供給しつつ、ウエハと研磨パッドの双方を回転させてウエハ表面を研磨するタイプのCMP装置が開示されている。このタイプのCMP装置では、研磨パッドの直径は研磨されるウエハの直径よりも小さく、研磨パッド側をウエハ表面に対して揺動移動させることにより、ウエハの表面全体を研磨することができるようになっている。このためウエハは一枚ごと研磨することになるが、研磨中におけるウエハの表面状態をリアルタイムで観察できるという利点がある。

ところで、ウエハの平坦化に際しては、段差解消性(或いは平坦性)及び均一性に対する所定の要求が満たされる必要がある。ウエハ表面の段差解消性及び均一性には研磨パッドを構成する材料の弾性率(硬さ)が大きく影響し、研磨パッドが硬質材料からなる場合と軟質材料からなる場合とではその研磨特性が大きく異なることが知られている。すなわち、硬質材料からなる研磨パッドはウエハ表面の微細凹部まで入り込めないので均一性はやや不充分となるが、ウエハ表面上の凸部を十分に平坦化できるので段差解消性は良好となる。一方、軟質材料からなる研磨パッドはウエハ表面上の凸部を十分には平坦化できないので段差解消性はやや不充分となるが、ウエハの微細凹部まで入り込むことができるので均一性は良好となる。

また、ウエハ表面の平坦化研磨においては、エッジエクスクルージョンに対する要求も課される。エッジエクスクルージョンとは、ウエハの周辺部において段差解消性や均一性等の評価対象外となる領域(通常はその幅の大きさで表される)のことであり、これが所定の基準値内に抑えられるようにする必要がある。エッジエクスクルージョンが大き過ぎると、そのウエハから切り出せるチップ数が少なって歩留まり(G/W歩留まり)が小さくなるほか、他の要求基準をも満たせなくなる虞も出てくる。

このエッジエクスクルージョンは、ウエハ表面の研磨中に、ウエハのエッジ上に位置する研磨パッドが局所的にウエハの側面に回り込むことにより生じる縁だれによる要因と、研磨パッドがウエハの内方に引き込まれる際に、ウエハのエッジ側方に位置した研磨パッドの一部がエッジに引っ掛かってその近傍部分が浮き上がり、ウエハ表面との間に非接触部分を生じてしまうオーバーシュートによる要因とがあるが、これら縁だれやオーバーシュートの大きさも研磨パッドの材料硬さに影響される。すなわち、研磨パッドが軟質材料からなる場合には、研磨パッドはウエハのエッジ形状にほぼ倣うように屈曲するため縁だれは大きくなるがオーバーシュート量は小さくなり、ウエハ表面との非接触部分は小さくなる。一方、研磨パッドが硬質材料からなる場合には、研磨パッドはウエハのエッジ形状に倣うようには屈曲できないためエッジ近傍領域におけるウエハ表面との非接触部分は大きくなるが、その分縁だれは小さくなる。このように研磨パッドが軟質材料からなる場合には縁だれが、また研磨パッドが硬質材料からなる場合にはオーバーシュート量がそれぞれ大きくなり、いずれもエッジエクスクルージョンは大きくなってしまう。

図12は従来の研磨体の一例を示すものであり、図12(A)はその側面図、図12(B)は下面図である。この研磨体は上記した研磨パッド材料の硬軟の違いに起因する欠点を補いつつ、段差解消性、均一性とも良好にすることができるようにしたものであり、研磨体保持部材90に取り付けられる円盤状のベースプレート91と、このベースプレート91に取り付けられた硬質材料からなる研磨パッド92とからなり、研磨パッド92の表面には縦横の溝が設けられて多数の突起94が突出した形状となっている。このような研磨体では、研磨パッド92が硬質材料からなることにより段差解消性の要求を満たすことができるとともに、研磨パッド92の表面に縦横の溝を設けて研磨パッド92の面外曲げ剛性を低下させることにより、研磨パッド92を軟質材料により構成した場合と同様の効果を与えて均一性に対する要求を満たすことができるようにしている。ここで、研磨パッド92の表面に設けられた縦横の溝は、スラリーをウエハと研磨パッド92との接触面全体に行き渡らせるほか、スラリーを或る程度の時間研磨パッド92の表面に滞留させる働きをしている。また、研磨により生じたウエハの削り屑を、ウエハ表面を傷付けることなく接触面外に排出させる働きもしている。

図13(A)は上記研磨体を改良した研磨体の側面図を示している。なお、この研磨体の下面図は図12(B)と同様であるので省略する。この研磨体は、研磨体保持部材100に取り付けられるベースプレート101と、このベースプレート101に取り付けられた硬質弾性材料からなる研磨パッド102との間に軟質弾性材料からなる層(軟質材料層)103を有しており、研磨パッド102には軟質材料層103との境目にまで至る深さを有する溝が縦横に設けられて多数の突起104が形成されている。このような構成の研磨体では、ベースプレート101と研磨パッド102との間に軟質材料層103が設けられているため、突起104がウエハW表面の凹凸形状に倣うようになり、図12に示す研磨体よりも一層良好な均一性が得られる。なお、このような構成の研磨体は、特開平11−156699号公報において開示されている。

【発明が解決しようとする課題】
しかしながら、上記図13(A)に示すタイプの研磨体では、研磨パッド102の各突起104は軟質材料層103を介して根元において繋がっているため、図13(B)に示すように、ウエハWのエッジ上に位置した突起(これを符号104aで示す)が大きく傾いたときには、軟質材料層103内で体積移動が起き、この傾いた突起104aに隣接する他の突起(これらを符号104b,104cで示す)を引きずってこれを変形させる(傾かせる)。このためオーバーシュート量が大きくなり、エッジエクスクルージョンの領域が広くなってしまうという問題が生じていた。

本発明はこのような問題に鑑みてなされたものであり、工作物に課される段差解消性及び均一性に対する要求を充分な精度で満たしつつ、エッジエクスクルージョンを極力狭小な範囲に抑えて歩留まりを大きく向上させることが可能な構成の研磨体、及びこのような研磨体を備えて構成される研磨装置を提供することを目的としている。更に、このような研磨装置を用いた半導体デバイス製造方法、及びこの半導体デバイス製造方法により製造された半導体デバイスを提供することを目的としている。

【課題を解決するための手段】
このような目的を達成するため、本発明に係る研磨体は、平板部材の一面側に弾性材料からなる多数の突起状の研磨部材を有して構成される研磨体であって、各研磨部材は弾性率の異なる複数種の材料が突起の延びる方向に積層されて構成され、突起の最も先端側に位置する層を除く他の層を形成する少なくとも一つの材料は、突起の最も先端側に位置する層を形成する材料よりも低い弾性率を有している。

本発明に係る研磨体は、平板部材の一面側に弾性材料からなる多数の突起状の研磨部材を有してなり、各研磨部材は弾性率の異なる複数種の材料が突起の延びる方向に積層されて構成され、突起の最も先端側に位置する層を除く他の層を形成する少なくとも一つの材料は、突起の最も先端側に位置する層を形成する材料よりも低い弾性率を有している(軟質になっている)ので、この研磨体を用いて工作物の被研磨面を研磨した場合、その被研磨面には突起の最も先端側に位置する硬質材料層が接触することになって段差解消性に対する要求が満足される一方、被研磨面上の凹凸形状に対しては、硬質材料層と平板部材との間に設けられた軟質材料層が屈曲変形することにより硬質材料層がその凹凸形状に倣うようになるので、均一性に対する要求も満足される。ここで、各研磨部材それぞれが軟質材料層を有しており、従来のように隣接する突起同士が共通の軟質材料層により繋がっている構成ではないため、工作物のエッジ上に位置した一部の研磨部材が大きく屈曲した場合であっても、隣接した他の研磨部材はこれに引きずられて屈曲することがない。このため、エッジエクスクルージョンを極力狭小な範囲に抑えることができ、歩留まりを大きく向上させることができる。

このような研磨体では、特に、各研磨部材は弾性率の異なる二種の材料が突起の延びる方向に積層されて構成されており、突起の根元側に位置する層を形成する材料は、突起の先端側に位置する層を形成する材料よりも低い弾性率を有していることが好ましい。このような構成であれば、より簡単な構成で上記効果を得ることができる。

また、本発明に係る研磨装置は、被研磨面が露出する状態で工作物を保持する工作物保持手段と、上記本発明に係る研磨体の研磨部材を、工作物保持手段により保持された工作物の被研磨面と対向して位置させる研磨体保持部材とを備え、工作物保持手段により保持された工作物の被研磨面に研磨体の研磨部材を接触させた状態で工作物と研磨体とを相対移動させて被研磨面の研磨を行う構成になっている。

このような構成の研磨装置では、上記効果を有する本発明に係る研磨体を有して構成されているので、段差解消性と均一性とに対する要求を満たしつつ、エッジエクスクルージョンを極力狭小な範囲に抑えた歩留まりの高い工作物を効率よく生産することができる。特に、工作物が半導体ウエハである場合には、そのウエハから切り出せるチップ数が増大するので、歩留まりを大きく向上させることができる。

また、上記研磨装置においては、工作物保持手段は被研磨面が上方に露出する状態で工作物を保持するとともに、研磨体保持部材は研磨部材が下方を向くように研磨体を保持し、研磨体は工作物よりも小径であることが好ましい。このような構成によれば、研磨中における工作物の表面状態をリアルタイムで観察することができるようになる。

また、本発明に係る半導体デバイス製造方法は、工作物が半導体ウエハであり、上記本発明に係る研磨装置を用いて半導体ウエハの表面を平坦化する工程を有することを特徴とする。このような半導体デバイス方法では、研磨工程において上記本発明に係る研磨装置が用いられるため、歩留まりが向上する。

【発明の実施の形態】
以下、図面を参照して本発明の好ましい実施形態について説明する。図1は本発明に係る研磨装置の一例としてのCMP装置の要部構成を示したものである。このCMP装置10は工作物(研磨対象)である半導体ウエハ(以下、ウエハと称する)Wを被研磨面が上方に露出する状態で保持する回転定盤20と、この回転定盤20の上方に設置された研磨ヘッド50とを備えて構成されている。

回転定盤20はウエハWとほぼ同じ直径を有する円盤状の回転テーブルであり、上下方向に延びた回転軸22の上端に取り付けられてほぼ水平姿勢に保持されている。回転定盤20の上面には図示しない真空チャックが設けられており、これにより工作物であるウエハWを回転定盤20の上面側に着脱自在に固定できるようになっている。回転軸22は図示しない電動モータを有して構成されるウエハ回転駆動機構12(図1参照)により回転駆動させることができる。

研磨ヘッド50は、回転定盤20の上方に位置して設けられた研磨体保持部材30と、この研磨体保持部材30に保持される円盤状の研磨体40とからなっている。ここで、研磨体保持部材30は、回転定盤20に保持されたウエハWの表面に垂直な方向に延びて設けられた軸(すなわち回転軸22と平行な軸)を回転軸とするスピンドル52の下端に取り付けられおり、研磨体保持部材30の下面である研磨体保持面32は、スピンドル52の回転軸に垂直(したがってウエハW表面に平行)になるように設けられている。そして、研磨体40はこの研磨体保持面32に、接着剤(例えば両面テープ)等により着脱自在に取り付けられている。

図2は研磨ヘッド50を拡大して示すものであり、図2(A)はその側面図、図2(B)は下面図である。また、図3は研磨ヘッド50における図2(A)の領域IIIを拡大して示したものである。これらの図より分かるように、研磨体40は円盤状に形成されたベースプレート41の下面側に弾性材料からなる多数の突起状の研磨部材43を有してなり、各研磨部材43は、弾性率の異なる二種の材料が突起の延びる方向(ここでは上下方向)に積層されて構成されている。そして、突起の根元側に位置する層(ここでは上側の層)46を形成する材料は、突起の先端側に位置する層(ここでは下側の層)45を形成する材料よりも低い弾性率を有している。

すなわち、各研磨部材43は先端部に硬質の材料層(例えば硬質系の発泡ウレタンからなる層)が配されるとともに、根元部には軟質の材料層(例えば軟質系の発泡ウレタンからなる層)が配された構成となっている。このため、以下の説明において、突起の先端側に位置する層45を硬質材料層と称し、突起の根元側に位置する層46を軟質材料層と称することにする。但し、ここでいう「硬質」、「軟質」という硬さの表現は、両材料層45,46を構成する材料の硬さを比較したときの相対的な表現である。また、ベースプレート41は研磨部材43を構成する材料に比して十分に高い弾性率を有する材料(例えばステンレス等の金属、或いは樹脂材料)により構成されている。

研磨体40はこのようにベースプレート41と多数の突起状の研磨部材43とが一体に構成されており、ベースプレート41の上面側が研磨体保持部材30の研磨体保持面32に取り付けられる。この研磨体40の直径は、工作物であるウエハWの直径よりも小径であり、各研磨部材43の下面(或いは各研磨部材43の下面を連ねた面)が本研磨体40の研磨面47に相当する。なお、研磨部材43が磨り減ってこれを交換するときには、研磨体40ごと交換することになる。

研磨ヘッド50が取り付けられるスピンドル52は図示しない電動モータを有して構成される研磨ヘッド回転駆動機構14(図1参照)により垂直軸まわりに回転駆動されるようになっている。また、スピンドル52は複数の図示しない電動モータを有して構成される研磨ヘッド移動機構16(図1参照)により、垂直姿勢を保ったまま三次元的に平行移動させることができる。

図1及び図2に示すように、本CMP装置10においては、スピンドル52及び研磨ヘッド50を上下方向に貫通するようにスラリー供給管62が設けられており、その一方側の端部はベースプレート41の中央部に設けられた開口部42(図2(B)参照。)において開口し、他方側の端部は図1に示すようにスラリー供給装置60に接続されている。

このような構成のCMP装置10を用いてウエハWの表面を研磨するには、先ず、研磨ヘッド50の研磨体保持面32に研磨体40を取り付ける。研磨体40を研磨体保持面32に取り付けたら、ウエハWを回転定盤20の上面に上述の真空チャックを用いて固定する。このとき、ウエハWの中心が回転定盤20の中心に一致するようにする。続いて、ウエハ回転駆動機構12により回転定盤20を回転させてウエハWをその中心まわりに回転させるとともに、研磨ヘッド回転駆動機構14によりスピンドル52を回転させて研磨ヘッド50を回転させる。ウエハWと研磨ヘッド50の双方が回転を始めたら、研磨ヘッド移動機構16によりスピンドル52を移動させて研磨体40をウエハWの上方に位置させた後、これを下降させて、研磨体40の下面、すなわち研磨面47をウエハWの被研磨面(上面)に上方から接触させる。

ウエハWの研磨中には、研磨ヘッド移動機構16により研磨ヘッド50を移動させて、研磨体40の研磨面47がウエハWの表面に接触した状態のままその表面上を移動するようにする。これにより研磨体40はウエハWより小径でありながら、ウエハWの表面(被研磨面)全域について研磨することができる。図4及び図5はこのようなウエハWの研磨工程における研磨体40の移動経路の例を示すものであり、ともにウエハWの上方から見たものである。これらの図中に矢印付きで示す行路は、研磨体40の(研磨面47の)中心位置の移動経路であり、図4に示す例は、研磨体40をウエハW表面上の一の方向に揺動(往復)運動させつつ、同じくウエハW表面上であって上記一の方向と直角な方向に向かって移動させるようにしたものである。また、図5に示す例は、ウエハW表面上を、ウエハWの外縁側から中心側に向かうように螺旋状に研磨体40を移動させるようにしたものである。これらいずれの移動経路によっても、ウエハW表面の全域を研磨することができる。なお、これらと異なる他の移動経路によってもウエハW表面の全域を研磨できることは勿論である。

ウエハWの研磨中においては、スラリー供給装置60よりシリカ粒を含んだスラリーを圧送し、スラリー供給管62及びベースプレート41上の開口42を介してベースプレート41の下面側にスラリーが供給されるようにする。ベースプレート41の下面側に供給されたスラリーは隣接する研磨部材43同士の間の溝内を流れるため、ウエハWの表面(被研磨面)と研磨体40の研磨面47との間に十分な量のスラリーが行き渡るようになる。また、スラリーが上記溝内に或る程度の時間滞留することから、少ないスラリーで十分な研磨を行うことが可能である。

本研磨体40では、上述したように、平板部材であるベースプレート41の一面側に設けられた弾性材料からなる多数の突起状の研磨部材43を有してなり、各研磨部材43は弾性率の異なる二種の材料が突起の延びる方向に積層されて構成され、突起の根元側に位置する層(軟質材料層46)を形成する材料は、突起の先端側に位置する層(硬質材料層45)を形成する材料の弾性率よりも低い弾性率を有している(軟質になっている)ので、この研磨体40を用いてウエハWの被研磨面を研磨した場合、その被研磨面には突起の先端側に位置する硬質材料層45が接触することになって段差解消性に対する要求が満足される一方、被研磨面上の凹凸形状に対しては、硬質材料層45とベースプレート41との間に設けられた軟質材料層46が屈曲変形することにより硬質材料層45がその凹凸形状に倣うようになるので、均一性に対する要求も満足される。

また、ウエハWの研磨に際しては、上記のように研磨ヘッド50が移動されるため、多数ある研磨部材43(研磨面47)の一部は図6(A)に示すように、ウエハWのエッジよりウエハWの外方にはみ出すことになる。このとき、ウエハWのエッジ上に位置する研磨部材43(図6(A)において符号43aで示す研磨部材)は根元側の軟質材料層46において屈曲するが、本研磨体40では各研磨部材43それぞれが軟質材料層46を有しており、従来例のように隣接する突起同士が共通の軟質材料層により繋がっている構成(図13参照)ではない。このため、ウエハWのエッジ上に位置した一部の研磨部材43が大きく屈曲した場合であっても、隣接した他の研磨部材43(例えば図6(A)において符号43bで示す研磨部材)はこれに引きずられて屈曲することがない。

よって、ウエハWのエッジ近傍における単位時間当たりの研磨量は図6(B)のグラフHのようになり、図13に示した従来例に係る研磨体においてはグラフJのようになるのに比較して、エッジエクスクルージョンが小さくなる。なお、図6(B)においては、本研磨体40を用いた場合のエッジエクスクルージョンの範囲を符号Eで示しており、図13において示した従来例に係る研磨体を用いた場合のエッジエクスクルージョンの範囲をE0で示している。このように本研磨体40によれば、段差解消性及び均一性に対する要求を十分に満足し得るうえ、エッジエクスクルージョンを極力狭小な範囲に抑えることができるので、歩留まりを大きく向上させることが可能である。

また、本CMP装置10は、上述のように、被研磨面が露出する状態で工作物であるウエハWを保持する工作物保持手段としての回転定盤20と、回転定盤20により保持されたウエハWの被研磨面に垂直な軸(スピンドル52の回転軸)まわりに回転可能であり、上記研磨体40のベースプレート41を上記軸に垂直な面である研磨体保持面32において保持した状態で、研磨体40の研磨部材43を、回転定盤20により保持されたウエハWの被研磨面と対向して位置させる研磨体保持部材30とを備え、回転定盤20により保持されたウエハWの被研磨面に研磨体40の研磨部材43を接触させた状態で研磨体保持部材30、すなわち研磨体40を移動させて被研磨面の研磨を行う構成になっている。

このCMP装置10においては、上述の効果を有する本発明に係る研磨体(研磨体40)を有しているので、段差解消性と均一性とに対する要求を満たしつつ、エッジエクスクルージョンを極力狭小な範囲に抑えた歩留まりの高い工作物(ここではウエハW)を効率よく生産することができる。特に、工作物が上述のように半導体ウエハである場合には、そのウエハWから切り出せるチップ数が増大するので、歩留まりを大きく向上させることができる。

ここで、本研磨体40における硬質材料層45及び軟質材料層46の材料の選択、及びこれら両材料層45,46の厚さの比率などは、研磨部材43の長さ、隣接する研磨部材43同士の間隔等をパラメータとして決定される。例えば、ウエハWのエッジ上に位置した研磨部材43が傾いた場合でも、この研磨部材(図6(A)における研磨部材43a)が隣接する研磨部材(図6(B)における研磨部材43b)に接触しないようにする、という条件を課す場合には、この条件を満たすように上記材料の選択や厚さの比率などが定められる。また、ベースプレート41の材料や弾性係数、厚さなども、ウエハWに求められる研磨精度や硬質材料層45及び軟質材料層46についての物性値等に応じて最適の値が決定される。

本研磨体40の製造手順は特に限定されないが、その一例を示すと、先ず、円盤状のベースプレート41の一面側に軟質材料層46を形成する材料からなる円盤状の第1層を設け、その上に、硬質材料層45を形成する材料からなる円盤状の第2層を設ける。ここで、第1層と第2層とはベースプレート41とほぼ同じ大きさの径となるようにする。これによりベースプレート41、第1層及び第2層がこの順に積層された円盤形の研磨体素体ができあがるが、このような研磨体素体に、第2層側から第1層に至る深さを有する溝を縦横に設ければ、ベースプレート41上に硬軟二層の材料層からなる多数の研磨部材43を有した本研磨体40が完成する。
