【発明の属する技術分野】
本発明は、プリント回路基板の層間接続孔(スルーホール)を効率良く形成できるドリル穴開け性に優れた複合銅箔及びその製造方法に関する。
なお、本発明の銅箔は、銅箔それ自体のみならず、銅張り積層板あるいは積層板に直接銅を形成したもの(めっきしたものを含む)の全てを含むものとする。

【従来の技術】
従来、プリント回路基板の層間に接続用の小径孔(スルーホール)を形成するのにドリル又はレーザーが使用されてきた。
レーザーによる穴開け法は、銅箔表面の反射率が大きくレーザー光に対する加工性が悪いという欠点があるため、銅箔表面の穴開けする部位をエッチングにより薄層化又は黒化処理などの工程が必要となり、生産性が悪く、コスト増となる欠点がある。
このようなことから、より簡便であるドリルによる加工(穴開け)法は根強い人気があり、現在でも多く使用されている。しかし、最近はプリント配線板のパターンの微細化、高密度化、多層化が進行しており、これに伴ってスルーホールタイプのプリント配線板では、穴の小口径化、高精度化が要求されている。
ドリルによる穴開け法は、バリが発生し易く、微小径の開口には限界があるという問題があり、特に穴開け表面におけるドリルの滑りにより、穴位置の精度が低下するという問題がある。

このような問題から、穴開けする銅箔の上にエントリーボードを配置し、このエントリーボードを介してドリル穴開け加工することが行なわれている。
このエントリーボードを使用することにより、ドリルの食いつきが良くなって穴精度が向上し、またバリやかえりが減少することが知られている。
そして、この穴開け精度は、エントリーボードそのものの材質に大きく影響することが大きいため、エントリーボード材料を改良するいくつかの提案がなされている。例えば、木材とガラス繊維をアルミニウムで挟んだエントリーボード、粘着層を片面に形成したエントリーボード、アルミニウムの積層板からなるエントリーボード等である。
しかし、エントリーボードの工夫のみでは限界があり、構造を複雑にすればするほど、コスト増となる問題がある。

本発明は上記のような問題点に鑑みてなされたものであり、その目的とするところは、プリント回路基板の製造に際し、銅箔の表面を改善することにより、銅箔のドリルによる食いつきを良くし、穴開け性が容易となり、小径層間接続孔の形成に適した複合銅箔及び穴開け方法を提供することにある。

【発明の実施の形態】
ドリルを用いて穴開けを施す際に使用する、本発明の複合銅箔は、ドリル入り側に配置される表面銅材又は銅合金材と、ドリル出側に配置される裏面銅材又は銅合金材からなる複合銅箔からなり、穴開けする銅箔のドリル入り側の面にドリル出側の面に比べて硬度の低い層を形成する。
このような構成とすることにより、硬度の小さい表面材により、穴開け時のドリルの食いつきが良くなり、ドリルの横滑りが抑えられ、穴開けの位置精度が大きく向上する。

上記に示すように、ドリル入り側に配置される表面の材料及びドリル出側に配置される裏面の材料は、銅又は銅合金のめっき材を使用することができる。本発明は、これらを包含する。
硬度の低いめっき層は、0.5〜50μmの厚さとする。0.5μm未満では効果がなく、また50μmを超えると効果が飽和し、まためっきに要する費用及び生産性から見て、コスト増となるからである。
そして、硬度の低いめっき層はマイクロビッカース硬度40〜120Hvとする。マイクロビッカース硬度40Hv未満では、ドリル穴開けの際にバリやかえりが多くなり過ぎ好ましくない。また、マイクロビッカース硬度120Hvを超えると、硬すぎてドリル穴開けの際に滑りを起こし、穴開け位置精度の効果が見られない。したがって、上記の硬度の範囲とするのが望ましい。
残余は裏面材料であり、裏面材料の銅材料の硬度は、マイクロビッカース硬度50〜150Hvとする。ドリル入り側とドリル出側の硬度の差を十分持たせることが必要である。そして、複合銅箔の合計厚さは3〜100μmの厚さを有する。ドリル出側の裏面材料としては、電解銅箔又は圧延銅箔を使用することができる。

エントリーボードは、アルミニウム箔等の比較的単純な構造を持つものを使用できる。本発明の複合銅箔そのものが、ドリルの食いつきが容易であり、穴開けの位置精度を向上させるので、エントリーボードを使用することにより、さらに穴開け位置精度を向上及び補完することができるからである。

この銅めっき層は、樹脂基板との積層時における180°C前後のアニールの際に、容易に軟化し、本発明複合銅箔として、ドリル入り側の好適な硬度をもつ表面軟質層が得られる。
以上について及び下記実施例は、銅めっき層を形成する場合について説明するが、銅合金めっき層又は他の金属のめっき層を形成しても良い。すなわち、本発明の条件に適合していれば他のめっきでも良い。

得られた複合銅箔をプリプレグFR−4(樹脂)に積層したプレスを行ない、銅張積層板を得た。プリプレグFR−4との積層時に180°に加熱され、このときに銅めっき層はアニールされた。
このときの銅めっき層の厚さ、表面粗さ(Rz)及び硬度(マイクロビッカース硬度Hv)を表1に示す。

穴開け後、実施例1と同様の条件で、穴位置を穴位置検査機で測定した。この結果を、標準偏差として表1に示す。銅めっき層が薄いために、基材となる電解銅箔の硬度が反映されているため硬度は高く、エントリーボードを使用しているにもかかわらず、穴位置精度を示す標準偏差(μm)は、悪い結果となっている。
以上から、銅めっき層の厚さは、少なくとも0.5μm以上が必要であることが分かった。
