本発明は、カーボンナノチューブの導電性改善方法に関するものである。

【従来の技術】
カーボンナノチューブは、ナノスケールのエレクトロニクスの配線材料として注目されている。欠陥のないナノチューブでは、電子はバリスティックに伝導すると言われているが、その再現は難しく、ナノチューブが曲がっただけで導電性が劣化するという報告もある。我々の実験では、非線形的なグラファイト状のI−V特性が得られており、材料内部の乱れ、あるいは、金属電極との界面が抵抗を生じている可能性が高い。この現象は、カーボンナノチューブが実用的な配線に供された場合にも問題となりうる。配線材料としては非線形の特性ではなく、金属的な線形の特性を持ったナノワイヤが望ましい。
従来の技術を用いてナノチューブ上に金属被を形成する場合、液、放射線、あるいは金属蒸気にナノチューブをさらすため、ナノチューブにより素子間を配線した状態でナノチューブを金属被覆することは難しい。しかも、一旦金属被覆されたナノチューブは、取り扱いの中にその金属被覆が剥がれる可能性がある。したがって、素子間をカーボンナノチューブで配線した後に、該ナノチューブの導電性を改善する技術が強く要望されている。

カーボンナノチューブの表面に金属被覆を形成するための方法として、いくつかの方法が提案されている。例えば、特開平8−325195号公報では、液中でイオン交換反応、求酸素反応、還元反応などの化学反応を利用して、金属を含むイオンを金属もしくは金属塩として析出させ、金属でナノチューブを被覆する方法が提案されている。また、特開平6−325623号公報では、カーボンナノチューブに金属をドープして導電性を増す方法として、放射線を照射することにより、その構成原子である炭素原子の一部を空孔または他の原子に核変換し、このチューブに電子または正孔を供給する方法、または、カーボンナノチューブを金属蒸気中に保存し、その円筒面間に、金属原子をインターカレートする方法が記されている。
しかしながら、これらの方法もナノチューブにより素子間を配線した状態で該チューブに金属被覆することが難しい。

【発明が解決しようとする課題】
本発明は、カーボンナノチューブの導電性を改善する方法において、該ナノチューブに対し、これを素子間を配線した状態においても、該ナノチューブに金属を含有させることの可能なカーボンナノチューブの導電性改善方法を提供することをその課題とする。

【課題を解決するための手段】
本発明者らは、前記課題を解決すべく鋭意研究を重ねた結果、本発明を完成するに至った。
即ち、本発明によれば、以下に示すカーボンナノチューブの導電性改善方法が提供される。
(1)カーボンナノチューブを、非酸化条件下で、導電性金属と接触させた状態で加熱することを特徴とするカーボンナノチューブの導電性改善方法。
(2)該カーボンナノチューブの少なくとも一方の端部に該金属が固着されていることを特徴とする前記(1)に記載の方法。
(3)該金属が金であることを特徴とする前記(1)又は(2)に記載の方法。

【発明の実施の形態】
本発明は、カーボンナノチューブの導電性を改善するために、該カーボンナノチューブを導電性金属に接触させた状態において、加熱炉において、該金属及び該カーボンナノチューブを非酸化条件下で加熱する工程を含む。この場合の加熱温度は、通常、150℃〜200℃である。

本発明においては、カーボンナノチューブを加熱する場合、該カーボンナノチューブが酸素と反応して該チューブを構成する炭素が酸化除去されないように、該加熱を非酸化条件下で行う。この場合、該非酸化条件としては、10−7トール以下、好ましくは10−9トール以下の真空条件や、不活性ガス雰囲気を用いることができる。不活性ガス雰囲気としては、アルゴンガス雰囲気や、窒素ガス雰囲気等が挙げられる。

前記のようにして、カーボンナノチューブを導電性金属と接触させた状態で加熱すると、該金属原子は、その接触面を介してカーボンナノチューブの表面に沿って拡散し、そのチューブ表面やチューブ壁内に金属が存在するようになる。これによって、該カーボンナノチューブの導電性は改善される。

カーボンナノチューブに含有させる金属の量は、カーボンナノチューブの表面積1m2当り、10mg〜1g、好ましくは100mg〜500mgである。

前記金属体としては、導電性金属が用いられる。このような金属には、Au、Cu、Ag、Ni、Co、Pt、Pd等が包含されるが、導電性改善のためには金(Au)が好ましい。

金属の形状は、カーボンナノチューブとの接触に好ましい形状であればよく、ペレット状、シート状、板体状等の各種の形状であることができる。金属とカーボンナノチューブとの接触の形態は特に制約されないが、例えば、カーボンナノチューブの1つの端部又は両方の端部に金属を固着させる方法等が挙げられる。

本発明においては、素子間、例えば、金属電極間にカーボンナノチューブを配線した状態において、該カーボンナノチューブに金属を含有させることができる。この場合には、カーボンナノチューブの両端に金属電極を固着させ、これを加熱炉に入れて加熱すればよい。

本発明で用いるカーボンナノチューブにおいて、その外径は0.5〜50nm、好ましくは1〜30nm程度である。その長さは0.1〜50μm、好ましくは1〜10μm程度である。カーボンナノチューブは、単層壁のものであってもよく、多層壁のものであってもよい。

次に本発明を実施例によりさらに詳細に説明する。

実施例1
2つの金電極上に、カーボンナノチューブ(外径:30nm、長さ300nm)の一方の端部を、接着剤として、電子ビームにより堆積したアモルファスカーボンを用いて貼り付けた。

次に、この一方の端部に金電極を固着したカーボンナノチューブを、真空加熱炉に入れ、10−7トールの真空条件で、190℃の温度で、7時間加熱した後、該カーボンナノチューブを冷却し、取出した。

このカーボンナノチューブの外径は、処理前の外径よりも約200%程度太くなっていることが確認された。また、このカーボンナノチューブのX線マイクロアナライザーで元素分析した結果、金の信号が検出された。

次に、このカーボンナノチューブのI−V特性(電流−電圧特性)を調べたところ、図1に示すように、金属的な直線関係が得られた。
また、比較のために、通常のカーボンナノチューブの典型的なI−V特性を図2に示す。

なお、前記カーボンナノチューブにおいて、その径の増加から見積った表面に推積した金の量は、カーボンナノチューブの表面積1m2当り、約300mgである。

【発明の効果】
本発明によれば、カーボンナノチューブに金属を含有させ、その導電性を改善させることができる。この金属を含有するカーボンナノチューブは金属的な直線状のI−V特性を示す。
本発明によれば、カーボンナノチューブに対し、これを素子間に配線した状態で金属を含有させることができる。

TECHNICAL FIELD OF THE INVENTION
The present invention relates to a method for improving the conductivity of carbon nanotubes.

Carbon nanotubes are attracting attention as wiring materials for nanoscale electronics. In a defect-free nanotube, electrons are said to conduct ballistically, but it is difficult to reproduce the electron, and it has been reported that the conductivity is deteriorated only by bending the nanotube. In our experiments, non-linear graphite-like IV characteristics were obtained, and there is a high possibility that disturbances inside the material or the interface with the metal electrode may cause resistance. This phenomenon can be a problem even when the carbon nanotube is used for practical wiring. As the wiring material, a nanowire having a metallic linear characteristic, not a nonlinear characteristic, is desirable.
When a metal layer is formed on a nanotube by using a conventional technique, the nanotube is exposed to a liquid, radiation, or metal vapor, so that it is difficult to metal-coat the nanotube in a state where the elements are wired with the nanotube. In addition, once the metal coating is applied to the nanotube, the metal coating may come off during handling. Therefore, there is a strong demand for a technique for improving the conductivity of the nanotubes after wiring between the elements with carbon nanotubes.

Several methods have been proposed for forming a metal coating on the surface of a carbon nanotube. For example, in Japanese Patent Application Laid-Open No. 8-325195, a metal-containing ion is precipitated as a metal or a metal salt by using a chemical reaction such as an ion exchange reaction, an oxygen-reaction reaction, and a reduction reaction in a liquid. Coating methods have been proposed. In Japanese Patent Application Laid-Open No. 6-325623, as a method of increasing conductivity by doping a carbon nanotube with a metal, a part of carbon atoms constituting the carbon nanotubes is partially vacant or formed by irradiating radiation. It describes a method of transmuting into a tube and supplying electrons or holes to the tube, or a method of storing carbon nanotubes in a metal vapor and intercalating metal atoms between the cylindrical surfaces.
However, in these methods, it is also difficult to coat the tube with metal in a state in which the elements are wired by the nanotube.

[Problems to be solved by the invention]
The present invention relates to a method for improving the conductivity of carbon nanotubes, wherein the nanotubes can be made to contain a metal even in a state where the nanotubes are wired between elements. The task is to provide.

The present inventors have conducted intensive studies to solve the above problems, and as a result, completed the present invention.
That is, according to the present invention, the following method for improving the conductivity of carbon nanotubes is provided.
(1) A method for improving the conductivity of a carbon nanotube, which comprises heating the carbon nanotube in a non-oxidizing condition while being in contact with a conductive metal.
(2) The method according to (1), wherein the metal is fixed to at least one end of the carbon nanotube.
(3) The method according to (1) or (2), wherein the metal is gold.

BEST MODE FOR CARRYING OUT THE INVENTION
The present invention includes a step of heating the metal and the carbon nanotube under a non-oxidizing condition in a heating furnace in a state where the carbon nanotube is in contact with a conductive metal in order to improve the conductivity of the carbon nanotube. . The heating temperature in this case is usually from 150C to 200C.

In the present invention, when heating the carbon nanotubes, the heating is performed under non-oxidizing conditions so that the carbon nanotubes do not react with oxygen to oxidize and remove the carbon constituting the tubes. In this case, as the non-oxidizing condition, a vacuum condition of 10 -7 Torr or less, preferably 10 -9 Torr or less, or an inert gas atmosphere can be used. Examples of the inert gas atmosphere include an argon gas atmosphere and a nitrogen gas atmosphere.

As described above, when the carbon nanotubes are heated in contact with the conductive metal, the metal atoms diffuse along the surface of the carbon nanotubes through the contact surface, and are diffused into the tube surface or the tube wall. Metal will be present. Thereby, the conductivity of the carbon nanotube is improved.

The amount of the metal contained in the carbon nanotube is 10 mg to 1 g, preferably 100 mg to 500 mg, per 1 m 2 of the surface area of the carbon nanotube.

A conductive metal is used as the metal body. Such metals include Au, Cu, Ag, Ni, Co, Pt, Pd and the like, but gold (Au) is preferable for improving conductivity.

The shape of the metal may be any shape as long as it is preferable for contact with the carbon nanotube, and may be various shapes such as a pellet shape, a sheet shape, and a plate shape. The form of contact between the metal and the carbon nanotube is not particularly limited, and examples thereof include a method of fixing the metal to one end or both ends of the carbon nanotube.

The outer diameter of the carbon nanotube used in the present invention is 0.5 to 50 nm, preferably about 1 to 30 nm. Its length is 0.1 to 50 μm, preferably about 1 to 10 μm. The carbon nanotube may have a single-walled structure or a multi-walled structure.

Example 1
One end of a carbon nanotube (outside diameter: 30 nm, length: 300 nm) was attached to the two gold electrodes using amorphous carbon deposited by an electron beam as an adhesive.

Next, the carbon nanotube having the gold electrode fixed to one end thereof is placed in a vacuum heating furnace, heated at 190 ° C. for 7 hours under a vacuum condition of 10 −7 Torr, and then cooled. And removed.

It was confirmed that the outer diameter of the carbon nanotube was about 200% larger than the outer diameter before the treatment. As a result of elemental analysis of the carbon nanotube by an X-ray microanalyzer, a gold signal was detected.
