【発明の属する技術分野】
本発明は、ZnSe系化合物半導体単結晶基板、化合物半導体装置、発光素子および化合物半導体装置の製造方法に関するものである。

【従来の技術】
青色発光のダイオードやレーザダイオードはフルカラー表示素子用光源、高密度情報処理用光源、光化学反応処理用光源などの各種オプトエレクトロニクス機器用光源として極めて有用であり、近年盛んに研究されている。

特に、II−VI族化合物半導体の1種であるZnSeは、室温で2.7eVと青色に相当する広いバンドギャップを有し、さらにp型やn型の導電性の制御が可能なことから、青から緑色の発光素子用材料として注目されている。

この発光素子は、従来、ZnS、ZnSeなどのII−VI族半導体の単結晶を基板として、分子線エピタキシー(MBE:Molecular Beam Epitaxy)法や有機金属気相成長(MOCVD:Metal Organic Chemical Vapor Deposition)法などで、発光を担う活性層を含む種々のZnSe系薄膜を成長させることにより作製されている。そして、II−VI族化合物半導体単結晶薄膜の成長における単結晶基板として、最も広く使われているのは、安価で入手し易い(100)面方位の単結晶基板である。

【発明が解決しようとする課題】
しかしながら、(100)面方位のII−VI族化合物半導体単結晶基板上に、ZnSe系薄膜をホモエピタキシャル成長で作製する場合、その基板表面の素地が平滑であっても、ZnSe系薄膜の素地が荒れるという問題があった。

たとえば、ZnSe系の発光ダイオード(LED:Light Emitting Diode)には、ZnCdSe層とZnSe層との積層構造からなる多重量子井戸(Multi−Quantum Well)が使用されるが、そのZnCdSe層とZnSe層の各膜厚は2nmと8nmであり、nmオーダの膜厚制御が必要となっている。また、p型のコンタクト層に用いられる、ZnSe層とZnTe層との積層構造よりなる超格子コンタクト層でも、同様に、nmオーダの膜厚制御が必要となっている。このため、エピタキシャル成長で作製されるZnSe系薄膜の素地が荒れた場合、発光特性を決める活性層や、コンタクト特性を決める超格子コンタクト層の膜厚の制御性がばらつくため、発光ダイオードの特性が安定しないという問題点があった。

それゆえ本発明の目的は、ZnSe系薄膜の素地荒れを抑制することにより安定した特性を得ることができるZnSe系化合物半導体単結晶基板、化合物半導体装置、発光素子および化合物半導体装置の製造方法を提供することである。

【課題を解決するための手段】
本発明のZnSe系化合物半導体単結晶基板は、単結晶のZnSe系化合物半導体よりなり、かつ面方位が(100)面に対して(111)A面方向に1度以上20度以下傾斜していることを特徴とするものである。

本発明のZnSe系化合物半導体単結晶基板によれば、基板の面方位が(100)面に対して(111)A面方向に微傾斜しているため、その上に成膜される薄膜の表面平滑性を良好にすることができる。このため、薄膜としての活性層や超格子コンタクト層の膜厚のばらつきを抑制でき、薄膜の特性の安定化と高品質化とを実現することができる。

上記のZnSe系化合物半導体単結晶基板において好ましくは、Al(アルミニウム)およびI(ヨウ素)の少なくとも1種が不純物として添加されている。

これにより、基板の吸収端が長波長側に広がり、青色光、青緑色光を吸収し、黄色から赤色にかけての長波長光を再発光するという現象が現れる。この現象を利用して白色LEDを製造することができる。

本発明の化合物半導体装置は、上記のZnSe系化合物半導体単結晶基板と、そのZnSe系化合物半導体単結晶基板上に成長した薄膜とを備えたものである。

これにより、薄膜の特性の安定化と高品質化とを実現できる化合物半導体装置を得ることができる。

本発明の発光素子は、上記の化合物半導体装置を用いることを特徴とするものである。

本発明の化合物半導体装置の製造方法は、面方位が(100)面に対して(111)A面方向に1度以上20度以下傾斜したZnSe系化合物半導体単結晶基板上に、分子線エピタキシー法により薄膜を形成することを特徴とするものである。

本発明の化合物半導体装置の製造方法によれば、基板の面方位が(100)面に対して(111)A面方向に微傾斜しているため、その上にMBE法で成膜される薄膜の表面平滑性を良好にすることができる。このため、薄膜としての活性層や超格子コンタクト層の膜厚のばらつきを抑制でき、薄膜の特性の安定化と高品質化とを実現することができる。

【発明の実施の形態】
以下、本発明の実施の形態について説明する。

図1は、本発明の一実施の形態におけるZnSe系化合物半導体単結晶基板の構成を概略的に示す斜視図である。図1を参照して、ZnSe系化合物半導体単結晶基板1は、単結晶のZnSe系化合物半導体よりなり、かつ図2に示すように面方位が(100)面に対して(111)A面方向に1度以上20度以下の角度θだけ微傾斜している。このため、ZnSe系化合物半導体単結晶基板1の微傾斜面は、階段状に(100)面が現れたステップを有することになる。このZnSe系化合物半導体単結晶基板1には、AlおよびIの少なくとも1種が不純物として添加されていることが好ましい。

ここで、(111)A面とは、以下のように定義される。
結晶の面方位は、図3に示すように結晶の面方位模型により表すことができる。ZnSeのようなII−VI族化合物半導体単結晶は、図4に示すような閃亜鉛鉱構造(zincblende structure)を有している。この図4に示す単位格子を、単位格子の頂点を原点として、直交する3軸上の格子定数と同じ長さ(空間格子の場合、格子定数の整数倍の長さ)にとった3点を通る平面で切った様子を図5に示す。図5を参照して、切り取られた面には、II族またはVI族の一方の元素ばかりが並んだ面が出現し、切り取られた他方の面には他方の元素ばかりが並んだ面が得られる。これは閃亜鉛鉱構造を持つ単結晶の特徴である。

II−VI族化合物半導体単結晶の場合には、II族元素の現れる面を(111)面、VI族元素の現れる面を(−1−1−1)面のように区別して表すのが一般的である。また、慣例として、(111)面のことを(111)A面、(−1−1−1)面のことを(111)B面と呼ぶ表し方もある。ZnSeを例にとると、以下のようになる。

つまり本明細書における(111)A面とは、閃亜鉛鉱構造の単位格子を、単位格子の頂点を原点として、直交する3軸上の格子定数と同じ長さにとった3点を通る平面で切ったときに出現する、Znばかりが並んだ面のことである。

なお、II−VI族化合物半導体単結晶では、(111)面と(−1−1−1)面とは、元素の種類も結合の強さも異なるので、物理的にも化学的にも異なることになる。また、結晶の構造上で分類すると、(111)面および(−1−1−1)面のそれぞれと等価な面は以下のとおりである。

次に、図1および図2に示すZnSe系化合物半導体単結晶基板を用いた化合物半導体装置について説明する。

図6は、本発明の一実施の形態における化合物半導体装置の構成を概略的に示す断面図である。図6を参照して、本実施の形態の化合物半導体装置20は、ZnSe系化合物半導体単結晶基板1と、n型ZnSeバッファ層2と、n型ZnMgSSeクラッド層3と、ZnCdSe/ZnSe多重量子井戸活性層4と、p型ZnMgSSeクラッド層7と、p型ZnSe層8と、p+ZnSe層9と、ZnTe/ZnSe多重量子井戸(超格子電極)10と、p+ZnTeコンタクト層11と、p型電極12と、n型電極13とを有している。

ZnSe系化合物半導体単結晶基板1は、図1および図2に示すZnSe系化合物半導体単結晶基板と同じであり、Eg=2.7eVのバンドギャップを有している。n型ZnSeバッファ層2は、たとえば1μmの厚みを有し、Eg=2.7eVのバンドギャップを有し、かつn=3〜4×1017cm−3のキャリア密度を有している。n型ZnMgSSeクラッド層3は、たとえばZn1−x1Mgx1Sy1Se1−y1の組成を有しており、その混晶比はx1=0.22、y1=0.19である。またn型ZnMgSSeクラッド層3は、たとえば0.5μmの厚みを有しており、Eg1=2.95eVのバンドギャップを有しており、n1=2〜3×1017cm−3のキャリア密度を有している。

ZnCdSe/ZnSe多重量子井戸活性層4は、たとえば2nmの厚みのZnCdSe量子井戸活性層6a、6b、6cの3層の各々を、たとえば8nmの厚みのZnSe障壁層5a、5b、5c、5dの4層の各々で挟んだ構成を有しており、合計7層の厚みは38nmである。ZnCdSeのバンドギャップはZnSeのそれよりも狭く、Cd(カドミウム)の比率を変えることにより発光波長を460nm(青)〜510nm(緑)の範囲で変えることができる。ここでは、485nmの青色発光となるようにCdの比率は決定されている。ZnCdSeはZnSeと格子不整合であるため、ZnCdSeとZnSeとの各薄膜が相互に複数層積層されて多重量子井戸構造とされている。

p型ZnMgSSeクラッド層7は、たとえばZn1−x4Mgx4Sy4Se1−y4の組成を有しており、その混晶比はx4=0.24、y4=0.18である。またp型ZnMgSSeクラッド層7は、たとえば0.5μmの厚みを有しており、Eg1=2.95eVのバンドギャップを有しており、NA=2〜3×1016cm−3の実効アクセプタ密度を有している。

p型ZnSe層8は、たとえば0.4μmの厚みを有しており、NA=1〜2×1017cm−3の実効アクセプタ密度を有している。p+ZnSe層9は、たとえば0.2μmの厚みを有しており、NA=7〜8×1017cm−3の実効アクセプタ密度を有している。

ZnTe/ZnSe多重量子井戸10は、p型ZnTe層とp型ZnSeとが交互に積層された構成を有している。p型ZnTe層の膜厚は上層側ほど薄くなるように、逆にp型ZnSe層は上層側ほど厚くなるように形成されている。具体的には、最下層から順に、p型ZnSe層:1原子層厚、p型ZnSe層:12原子層厚、p型ZnSe層:2原子層厚、p型ZnSe層:11原子層厚、p型ZnSe層:3原子層厚、p型ZnSe層:10原子層厚、p型ZnSe層:4原子層厚、p型ZnSe層:9原子層厚、…、p型ZnSe層:12原子層厚、p型ZnSe層:1原子層厚となるようにZnTe/ZnSe多重量子井戸10は形成されている。p+ZnTeコンタクト層11は、たとえば10原子層程度の厚みを有している。このp+ZnTeコンタクト層11に後述のp型電極12を付けたときに、ZnSeはバンドギャップが広くZnTeはバンドギャップが狭いため正孔がうまく流れず、正孔準位がp型ZnSeの価電子帯に大体等しくなるように井戸層(ZnTe)と障壁層(ZnSe)との厚みが増減されている。

p型電極12は、たとえばAu(金)とPt(白金)とPd(パラジウム)とが順に積層された構成を有し、円環状を有し、かつp+ZnTeコンタクト層11に接して形成されている。n型電極13は、たとえばIn(インジウム)などからなり、ZnSe系化合物半導体単結晶基板1の裏面に接して形成されている。

なお、ZnSe系化合物半導体単結晶基板1にAlまたはIが添加されている場合には、基板1の吸収端が長波長側に広がり、青色光、青緑色光を吸収し、黄色から赤色にかけての長波長光を再発光するという現象が現れる(この長波長発光はSA発光と呼ばれる)。この現象を利用して白色LEDが開発されている。このLEDは、活性層から青緑色光と基板からの黄色のSA発光を混色することにより白色光を得るものである。

上記のZnSe系化合物半導体単結晶基板1上の電極を除く各膜は、MBE法により成長形成される。そこで、次に、その成膜装置について説明する。

図7は、上記のMBE法を用いた成膜装置の成長室の構成を概略的に示す断面図である。図7を参照して、成長室42はステンレス製の真空容器である。成長室42の内壁に沿って液体窒素シュラウド43が設けられている。液体窒素シュラウド43は窒素温度(77K)に冷却された壁面にガス分子を吸着することによって真空度を上げるためのものである。液体窒素シュラウド43の所々に穴がありKセル(クヌーセンセル)、真空排気口、RHEED(Reflection High−Energy Electron Diffraction)などの装置が設けられている。

成長室42の中心部にはマニピュレータ46が配置されており、ZnSe基板1を貼り付けた基板ホルダー44を保持している。基板ホルダー44の後ろには基板1を加熱するためのヒータ45が配置されている。成長室42の側方には真空排気口47があり、この真空排気口47から成長室42の内部が排気され超高真空の状態にすることができる。

成長室42の壁面に多数の分子線セル52〜60が設けられている。ここでは、全ての分子線セル52〜60が断面図に現れるように描かれているが、実際には基板1を頂点とする円錐に含まれる領域で成長室42の底側面に2次元的分布を持つように配置されている。

Zn(亜鉛)用分子線セル52、Cd(カドミウム)用分子線セル53、Mg(マグネシウム)用分子線セル54、Te(テルル)用分子線セル55は、通常のKセルである。るつぼに収容した金属原料をヒータで加熱して融液とし、これを蒸発させて分子線とするものである。詳細な構造は図示を省略している。これらの分子線セル52〜55は、有底円筒型PBNるつぼをMo(モリブデン)の支柱で指示し、周りにコイルヒータ、リボンヒータを備え、さらにその周囲にタンタルの反射板を設け、るつぼ上方にシャッターを設けた構成を有している。

分子線セル56はZnCl2用のセルであり、n型ドーパントととしての塩素Clを分子線とするものである。この分子線セル56も、上記と同様に、PBNるつぼ、ヒータ、反射板、シャッターを持っている。これらるつぼに原料を入れた分子線セル52〜56は随時原料を補充する必要がある。

分子線セル57、58の各々は、Se(セレン)用、S(硫黄)用の各々のバルブセルであり、原料をガスの形態で外部から連続的に導入するよう構成されている。ヒータによって加熱して分子線にし、シャッターを開閉して分子線を遮断通過させることができる点において、分子線セル57、58の各々は他の分子線セル52〜56と同じである。また、分子線セル57、58の各々では、バルブによって流量を調整することができる。この分子線セル57、58についても詳細な構造の図示は省略している。

分子線セル59、60の各々は、N(窒素)、H(水素)の各々を分子線とするためのRF(Radio Frequency)である。これらの分子線セル59、60の各々も、分子線セル57、58と同様に外部のガスボンベから原料が導入され、バルブによって流量制御できる。RFコイルが導入部の外側に設けられ、窒素をプラズマにするよう構成されている。N2(窒素)はそのままでは不活性でドーピングできないから、RF励起され、プラズマとして飛ばされる。このため、分子線セル59はクラッカーセルともいう。なお、窒素はp型ドーパントである。

これらの分子線セル52〜60の各々から出た分子線は全て成長室42の中心にある基板1に向いて飛翔するように、分子線セル52〜60の各々は配置されている。

成長室42にはビューポート51が設けられており、ビューポートの開閉部分は透明窓となっている。その透明窓を介して成長室42の外部から内部を観察することができる。パイロメータ50は成長室42の外部に配置されており、透明窓を介して成長室42内部の基板1近傍の温度を測定することができる。また、基板ホルダー44の側方にはRHEED電子銃48(反射高エネルギー電子線回折)が配置されており、その電子銃48の反対側の壁面にはRHEED用スクリーン49がある。

次に、本発明の一実施の形態における化合物半導体装置の製造方法について説明する。

図6および図7を参照して、まず、図2に示すように面方位が(100)面に対して(111)A面方向に1度以上20度以下の角度θだけ傾斜したZnSe系化合物半導体単結晶基板1が形成される。この基板1は、2クロム酸、硫酸および水からなるエッチング液で表面層を約1μmの厚みでエッチングされる。このエッチングは、表面酸化層を除去するために行なわれる。

この後、基板1は基板ホルダ44にIn−Ga液体金属により貼り付けられる。その基板ホルダ44がMBE装置の導入室に入れられた後、導入室が真空排気される。導入室に隣接するMBE装置の成長室42はもともと真空に引かれており、分子線セルのフラックス量が調整される。導入室の圧力が1.3×10−5Pa(10−7Torr)以下に下がってから、基板1を貼り付けた基板ホルダー44が導入室から成長室42へトランスファされる。

基板ホルダー44は成長室42の中心部において基板1を図中下向きに保持する。ヒータ45に通電することにより、基板1は400℃の温度に加熱される。

基板1の表面の清浄化のための水素プラズマセル60が、パワー350W、流量2sccmの条件に設定される。基板1の温度および水素プラズマセル60が十分に安定した後、水素プラズマセル60のシャッターとメインシャッターとが開かれ、20分間、水素プラズマが基板1の表面に当てられることにより基板1表面のクリーニングが行なわれる。クリーニングの完了は、RHEEDパターンにおいて表面にC(2×2)再配列パターンが出ることによって確認される。

クリーニングの終了後、基板1の温度が300℃に設定され、温度が安定してから薄膜のエピタキシャル成長が開始される。

まず、ZnSe系化合物半導体単結晶基板1上に、n型ZnSeバッファ層2がMBE法により成膜される。その成膜に際して、初めにSeバルブが所定の値に設定される。次に、Znセル52、Seセル57およびZnCl2セル56のシャッターが開かれ、Zn、SeおよびZnCl2の各分子線が発生されて基板1に当てられる。それによって、基板1上に、n型ZnSeバッファ層2が成膜される。このときの成長速度は、たとえば0.4μm/hである。

次に、n型ZnSeバッファ層2上に、n型ZnMgSSeクラッド層3がMBE法により成膜される。その成膜に際して、Sバルブが所定の値に設定され、Mgセル54およびSセル58のシャッターが開かれ、Mg分子線およびS分子線の各々が基板1に向かって照射される。それによって、n型ZnSeバッファ層2上に、n型ZnMgSSeクラッド層3がたとえば0.5μmの厚みで成膜される。このときの成長速度は、たとえば0.45μm/hである。

これらのn型ZnSeバッファ層2とn型ZnMgSSeクラッド層3との各成長は、RHEED像において2×1とC(2×2)のパターンが混在し、やや2×1のパターンが強めに現れるストイキオメトリックな組成で行なわれる。

次に、n型ZnMgSSeクラッド層3上に、ZnCdSe/ZnSe多重量子井戸活性層4がMBE法により成膜される。その成膜に際して、Sバルブが閉じられ、Sセル58のシャッターが閉じられる。そして、Seセル57のバルブの開口量が増やされSe分子線が増強される。Zn分子線およびSe分子線によってZnSe障壁層5aがたとえば8nmの厚みで成膜される。次に、Cdセル53のシャッターが開かれ、Cd分子線が発生される。Zn分子線、Cd分子線およびSe分子線によってZnCdSe量子井戸活性層6aがたとえば2nmの厚みで成膜される。再び、Cdセル53のシャッターが閉じられ、Seのバルブ開口量を元に戻してZnSe障壁層5bがたとえば8nmの厚みで成膜される。このようなことを何度か繰返してZnCdSe/ZnSe多重量子井戸活性層4が形成される。

次に、ZnCdSe/ZnSe多重量子井戸活性層4上に、p型ZnMgSSeクラッド層7がMBE法により成膜される。その成膜に際して、Sバルブが開かれる。そして、クラッド生成用のMgセル54、Sセル58およびNプラズマセル59のシャッターが開かれ、Mg分子線、N分子線およびSe分子線の各々が基板1に向かって照射される。また、p型ドーパントのドーピングは、たとえば窒素流量が0.5sccm、RFパワーが50Wの条件で行なわれる。それによって、ZnCdSe/ZnSe多重量子井戸活性層4上に、p型ZnMgSSeクラッド層7がたとえば0.5μmの厚みで成膜される。この後、Sバルブが閉じられ、Mgセル54およびSセル58のシャッターが閉じられp型ZnMgSSeクラッド層7の成長が終了する。

p型ZnMgSSeクラッド層7の成長は、RHEED像において2×1とC(2×2)とのパターンが同等の強度で混在するストイキオメトリックな組成で行なわれる。

次に、p型ZnMgSSeクラッド層7上に、p型ZnSe層8がMBE法により成膜される。その成膜に際して、たとえば窒素流量が0.5sccm、RFパワーが40Wの条件で窒素セル59から窒素分子線が発生される。Znセル52、Seセル57の各々からのZn分子線、Se分子線と上記窒素分子線とによりp型ZnSe層8がたとえば0.4μmの厚みで成膜される。

次に、p型ZnSe層8上に、p+ZnSe層9がMBE法により成膜される。その成膜に際して、Seバルブが閉じられ、窒素プラズマセル59とSeセル57との各シャッターが閉じられる。Znセル52からZn分子線の照射がたとえば30秒間行なわれる。その後、Znセル52のシャッターも閉じられ、分子線が全く無い状態で基板1の温度が270℃まで下げられる。約20分後に、Seバルブが所定の値に設定され、窒素流量が1.0sccm、RFパワーが80WでN分子線が発生される。Znセル52、Seセル57およびNセル59のシャッターが開かれ、Zn分子線、Se分子線およびN分子線が基板1に向けて照射される。それによって、p型ZnSe層8上に、p+ZnSe層9がたとえば0.2μmの厚みで成膜される。

表1の結果より、ZnSe系化合物半導体単結晶基板1の面方位が(100)面に対して(111)B面方向に傾斜しているときには、薄膜の表面粗さRaは50nmを超えることがわかる。一方、ZnSe系化合物半導体単結晶基板1の面方位が(100)面に対して(111)B面方向に傾斜しているときには、その傾斜角度が1度以上20度以下の場合、薄膜の表面粗さRaは15nm以下に抑えれることがわかる。また、1度以上15度以下であれば、表面粗さRaを10nm以下にできるため、より好ましいこともわかる。

また、本願発明者らは、図6に示す化合物半導体装置20において、ZnSe系化合物半導体単結晶基板1の面方位を(100)面に対して傾斜させない場合と、(111)A面方向に5度傾斜させた場合との各コンタクト特性(駆動電圧)を調べた。その結果を図9に示す。

図9の結果より、傾斜なしの場合にはコンタクト特性がばらつくが、傾斜角を5度にすることでコンタクト特性のバラツキを低減できることがわかる。

さらに、本願発明者らは、図6に示す化合物半導体装置20において、ZnSe系化合物半導体単結晶基板1の面方位における(100)面に対する(111)A面方向への傾斜角を変えた時の、p型ZnMgSSe層7のキャリア濃度とPL強度とを調べた。その結果を図10に示す。

図10の結果より、傾斜角が大きくなるとともに結晶性が向上し、PL測定におけるI1ピークが強度が上昇していることがわかる。また、キャリア濃度については、傾斜角が大きくなるとともにNの取り込みが増加していることがわかる。また、傾斜角が5度のときに結晶性が特に良好となっていることがわかる。

このように本実施の形態においては、ZnSe系化合物半導体単結晶基板1の面方位を(100)面に対して(111)A面方向に1度以上20度以下の角度だけ傾斜させたことにより、その基板1上に形成される薄膜の表面平滑性が良好となるため、LEDの特性を安定化させ、かつZnSe層、ZnMgSSe層などのLEDで用いられる薄膜の品質を高くすることができる。

本実施の形態において上記の良好な特性が得られる理由は、ステップフローが薄膜の主たる成長モードになるためと考えられる。以下、そのことについて説明する。

本実施の形態においては、ZnSe系化合物半導体単結晶基板1の面方位が(100)面に対して(111)A面方向に1度以上20度以下の角度だけ微傾斜している。このため、図2に示すようにZnSe系化合物半導体単結晶基板1の表面は、階段状に(100)面が現れたステップを有することになる。ステップを有する表面にMBE法により薄膜を成長させた場合、低温ではRHEEDの振動は観察されるが、高温ではその振動が消えることから、以下のような成長が考えられる。

つまり、低温ではステップとステップとの間のテラス上に吸着した原子が拡散しにくいので、ステップとステップとの間で2次元核をつくり、テラス上で層状成長するためRHEEDの回折強度が振動する。それに対して、高温では表面での原子の拡散が起こりやすく、テラスに付着した原子は、図11に示すように容易にステップまで拡散し、ステップで捕獲され、ステップが矢印で示す方向に移動するように成長するため、RHEEDの回折強度は振動しない。これはステップ成長と呼ばれる。このように、ステップ成長により層状成長するため、薄膜の表面平滑性が良好になるものと考えられる。

以上説明したように本発明のZnSe系化合物半導体単結晶基板によれば、基板の面方位が(100)面に対して(111)A面方向に微傾斜しているため、その上に成膜される薄膜の表面平滑性を良好にすることができる。このため、薄膜としての活性層や超格子コンタクト層の膜厚のばらつきを抑制でき、薄膜の特性の安定化と高品質化とを実現することができる。これにより優れた特性を有する化合物半導体装置と発光素子とを得ることができる。

In particular, ZnSe, which is a kind of II-VI group compound semiconductor, has a wide band gap corresponding to blue at 2.7 eV at room temperature and can control p-type or n-type conductivity. It is attracting attention as a material for light emitting elements of blue to green.

Conventionally, this light emitting element uses a single crystal of a II-VI group semiconductor such as ZnS or ZnSe as a substrate, and uses a molecular beam epitaxy (MBE) method or a metal organic chemical vapor deposition (MOCVD) method. It is manufactured by growing various ZnSe-based thin films including an active layer for light emission by a method or the like. The most widely used single crystal substrate for growing a II-VI compound semiconductor single crystal thin film is a single crystal substrate having a (100) plane orientation that is inexpensive and easily available.

However, when a ZnSe-based thin film is formed by homoepitaxial growth on a II-VI group compound semiconductor single crystal substrate having a (100) plane orientation, even if the substrate surface is smooth, the ZnSe-based thin film becomes rough. There was a problem.

For example, a multi-quantum well (Multi-Quantum Well) having a stacked structure of a ZnCdSe layer and a ZnSe layer is used for a ZnSe-based light emitting diode (LED), and the ZnCdSe layer and the ZnSe layer are used. Each film thickness is 2 nm and 8 nm, and it is necessary to control the film thickness on the order of nm. Similarly, a superlattice contact layer having a laminated structure of a ZnSe layer and a ZnTe layer used for a p-type contact layer also needs to be controlled in thickness on the order of nm. For this reason, when the substrate of a ZnSe-based thin film produced by epitaxial growth is rough, the controllability of the film thickness of the active layer that determines the light emission characteristics and the thickness of the superlattice contact layer that determines the contact characteristics varies, so that the characteristics of the light emitting diode are stable.
