本発明は、例えば、三次元測定機などによって被測定物の微細な表面形状を測定する場合に用いられる加振型接触センサに関する。

【背景技術】
従来より、精密機械加工または半導体製造分野での研究、開発および生産現場での検査において、被測定物の形状や寸法の測定を行う測定機として、三次元測定機、表面形状測定機や***測定機等が知られている。この場合、被測定物における微細形状の座標検出や位置検出を行うために、これら測定機には、被測定物との接触を検出する加振型接触センサが用いられる。

例えば、特開2002−39737号には、***測定機に用いられる加振型接触センサが開示されている。図8は、この加振型接触センサの概略構成を示す図である。図8において、1は加振型接触センサであり、この加振型接触センサ1は、スタイラスホルダ11と、スタイラス12と、圧電素子40とを備えて構成されている。

スタイラスホルダ11は、図示しない三次元測定機等の移動軸に取り付けるための固定部11Aと、この固定部11Aから平行に延びた一対の腕部11Bと、これら腕部11Bと略直交して一対の腕部11Bの先端側を結合する結合部11Cとを備えている。この結合部11Cには、長手方向に沿って長孔11Eが形成され、これにより、長孔11Eの外周付近に細い棒状の平行な一対の圧電素子支持部14が形成される。また、これら圧電素子支持部14には、スタイラス12の軸方向へ沿う溝部14Aが切り欠いて形成されている。

スタイラス12は、略柱状に形成され、その先端側には被測定物と接触する接触部13が設けられている。この接触部13としては、ガラス球が接着等の手段によりスタイラス12の先端に固定されたものである。
圧電素子40は、バルク状に形成され、スタイラス12を軸方向に共振状態で加振するとともに、接触部13と被測定物との接触に際して生じるスタイラス12の共振状態の変化を検出する。このため、一方の端面には、加振用電極31と検出用電極32とが分割して形成されている。

以上のような加振型接触センサ1を製造する際には、スタイラス12の先端に接触部13としてのガラス球を接着固定する。そして、スタイラスホルダ11の圧電素子支持部14に形成された溝部14Aに沿うように、スタイラス12を接着固定し、さらに、この溝部14Aを跨いだ状態で圧電素子40を圧電素子支持部14に接着固定する。
このため、この加振型接触センサ1は、外乱振動に対して頑強であり、微弱な接触によるスタイラス12の共振状態の変化を検出し、高感度の検出が可能となる。

また、特開2000−65716号には、微細形状測定機に用いられる加振型接触センサが開示されている。図9は、この加振型接触センサの概略構成を示す図である。図9に示すように、加振型接触センサ1では、スタイラスホルダ11とスタイラス12とは、チタンからなる一枚の板状体から一体的に構成される。また、スタイラス12の先端部分には、被測定物と接触する接触部13としてのダイヤモンドチップが接着固定されている。

そして、このスタイラス12の表裏面の一部に水熱合成法により圧電素子である圧電材料膜20を形成するとともに、この圧電材料膜20上に加振用電極31および検出用電極(図示省略)を設けている。このため、図8で説明した加振型接触センサ1と比較して、バルク状の圧電素子40を用いずに、水熱合成法により圧電材料膜20を一括して作成できるので、安価に製造することが可能となる。

【発明が解決しようとする課題】
しかしながら、図8に示す加振型接触センサでは、スタイラスホルダ、スタイラス、および、接触部が別体で構成されており、これら部材を一体化するために複数の接着部分が必要となる。このため、加振型接触センサを製造する際に、組み立てが困難となり、低廉化を図ることが出来ない、という問題がある。

また、図9に示す加振型接触センサでは、スタイラスホルダとスタイラスとが一体に構成され、さらに圧電素子であるPZT膜を水熱合成法により複数の加振型接触センサに対して一括して作成できるので、この点では安価に製造することが可能となる。しかしながら、人手によりスタイラスの先端部分に接触部としてのダイヤモンドチップを接着固定しているため、煩雑な作業が生じ、低廉化が困難となる、という問題がある。

本発明の目的は、構造を簡素化して煩雑な組立て作業を省略し、低廉化を図ることが出来る加振型接触センサを提供することである。

【課題を解決するための手段】
請求項1に記載の発明は、スタイラスホルダと、このスタイラスホルダに略中央部で支持され、軸方向に略対称構造をなす略柱状のスタイラスと、前記スタイラスの先端部に設けられ被測定物と接触する接触部と、このスタイラスを前記支持点近傍を振動の節として、軸方向に共振状態で振動させる加振手段と、前記接触部および前記被測定物の接触に際して生ずる前記スタイラスの共振状態の変化から当該接触を検出するための検出手段とを備えた加振型接触センタにおいて、前記スタイラスホルダ、前記スタイラス、および、前記接触部が一体で構成していることを特徴とするものである。

本発明によれば、スタイラスホルダ、スタイラス、および、接触部が一体で構成されているので、スタイラスホルダ、スタイラス、および、接触部の組立て作業が不要となる。したがって、加振型接触センサの構造が簡素化し、製造する際に、煩雑な組立て作業を省略し、安価に製造することが可能となる。
また、スタイラスホルダおよびスタイラスが一体に構成され、振動の節において、スタイラスがスタイラスホルダに支持される構造となっているので、外乱振動に対する安定性が向上して共振特性および検出感度が向上する。

このような構成では、接触部の先端部がスタイラスの軸方向に先鋭化されているので、スタイラスとは別体として針状の部材を設ける必要がなく、煩雑な組立て作業を省略し、さらなる製造コストの削減を図れる。また、種々の測定機に対応して、高分解能測定を実現できる。

このような構成では、接触部の先端部がダイヤモンド薄膜で被覆されているので、接触部の先端部は、高硬度になり、例えば、AFM(Atomic Force Microscopy)等による表面形状の測定に用いる場合に、接触部と被測定物との間での磨耗を回避できる。したがって、スタイラスの劣化を防止し、加振型接触センサの長寿命化を促進する。接触部が先鋭化されている場合に、特に接触部の強度補強に有効である。

本発明によれば、人手による煩雑な組立て作業が省略されるので、加振型接触センサの量産化が可能となり、低廉化を図ることが出来る。
特に微小な接触部が一体化できて、人手を介する必要がないことから、接触部の形状制度の高いセンサが容易に製造できる。

請求項5に記載の発明は、請求項4に記載の加振型接触センサの製造方法において、前記先鋭化加工は、エッチング処理により実施することを特徴とする。
本発明によれば、簡素な構造を有する装置で、接触部の先端部分の先鋭化加工を容易に実施できる。また、複数の部材に対して一括大量に先鋭化加工を実施することができるので、接触部形状ばらつきの少ない高品位センサが製造可能となり、且つ、低廉化を図ることができる。

【発明の実施の形態】
以下、本発明の実施形態を図面に基づいて説明する。
図1は、本発明に係る加振型接触センサの概略構成図である。
図1において、1は加振型接触センサであり、この加振型接触センサ1は、センサ本体10と、圧電材料膜20と、電極膜30とを備えて構成されている。

センサ本体10は、1枚のステンレス等の金属からなる板状体で構成される。このセンサ本体10は、スタイラスホルダ11と、スタイラス12と、接触部13とを備えている。
スタイラスホルダ11は、図示しない微細形状測定機等の移動軸に取り付けるための固定部11Aと、この固定部11Aから平行に延びた一対の腕部11Bと、これら腕部11Bと略直交して一対の腕部11Bの先端側を結合する結合部11Cとを備えている。この結合部11Cには、腕部11Bと略直交して、平行に延びる一対のスタイラス支持部11Dが形成されている。そして、この一対のスタイラス支持部11Dでスタイラス12が支持される構成となっている。

スタイラス12は、断面略四角柱状に形成され、略中央部において、スタイラス支持部11Dにより支持されている。このスタイラス12は、電極膜30から適当な周波数の電圧が印加されることにより、軸方向に共振周波数で共振振動する。この共振振動は、スタイラス12の軸方向の略中央部分を節とし、両端を腹とするモードの振動である。すなわち、共振振動の節は、スタイラス支持部11Dによる支持点の近傍に位置する。なお、このスタイラス12の基端部12Aには、必要に応じて図示しないカウンタバランスが設けられる。このカウンタバランスは、振動の節が略中央部から外れないように機能するものであり、予めシミュレーション等により、スタイラス12の長さが調整されていれば、基端部12Aにカウンタバランスを設ける必要はない。

接触部13は、スタイラス12の先端部12Bに形成され、被測定物と接触する部分である。この接触部13は、スタイラス12の軸方向に先鋭化し、さらに、ダイヤモンド薄膜が被覆されている。このような構成により、例えば、AFM等の微細形状測定機に用いた場合に、高分解能測定を実現するとともに、接触部13の硬度を高め、磨耗や欠損などによる加振型接触センサ1の劣化を防止することが可能となる。

以上のようなセンサ本体10の構成において、スタイラスホルダ11とスタイラス12とは、共振振動の軸を中心として板状体の面方向に略軸対称構造とされている。このため、外乱振動に対する安定性が向上する。

圧電材料膜20は、例えば、酸化亜鉛、または、PZT膜等を採用することができる。この圧電材料膜20は、スタイラス12の略中央部分に形成され、電極膜30から印加される電圧に応じて歪むものである。

電極膜30は、図示しない加振回路または検出回路等と電気信号(電圧)を授受するものである。具体的に、この電極膜30は、金蒸着等により形成されるものであり、圧電材料膜20の上面に形成される加振用電極31および検出用電極32と、加振型接触センサ1を接地電位とするアース電極33と、図示しない加振回路と検出回路、加振用電極31と検出用電極32のそれぞれを電気的に接続して中継する中継用電極34とを備えて構成されている。

加振用電極31は、外部の加振回路により出力され、中継用電極34にて中継された所定の周波数の電圧をスタイラス12との間に印加し、圧電材料膜20に電界を作用させて歪ませる。また、検出用電極32は、スタイラス12との間にある圧電材料膜20に生じる電圧の変化を検出し、中継用電極34を介して、外部の検出回路に検出信号を出力する。

アース電極33は、スタイラスホルダ11の固定部11A上に形成され、センサ本体10を通して圧電材料膜20の裏面と電気的に接続している。また、このアース電極33は、図示しない微細形状測定機等の移動軸にスタイラスホルダ11の固定部11Aが取り付けられた際に、外部の接地電位と接続し、センサ本体10の電位を外部の接地電位と同電位とする。このため、加振用電極31、検出用電極32、および、中継用電極34のシールド効果を高め、外部からの電磁輻射によるこれら電極への影響を回避し、外部の加振回路および検出回路との電気信号(電圧)の授受を安定に実施できる。なお、このアース電極33と外部の接地電位とをリード線等で接続するように構成してもよい。

中継用電極34は、スタイラスホルダ11の上面に形成され、加振回路と加振用電極31とを中継する加振用中継配線34Aと、検出回路と検出用電極32とを中継する検出用中継配線34Bとを備えている。このため、スタイラスホルダ11の一部を絶縁処理し、加振用中継配線34Aと検出用中継配線34Bとが電気的に導通しないように構成している。

この中継用電極34は、図示しない微細形状測定機等の移動軸にスタイラスホルダ11の固定部11Aが取り付けられた際に、外部の加振回路および検出回路と電気的に接続するように構成している。そして、これら外部の加振回路および検出回路と電気信号(電圧)の授受を行い、スタイラスホルダ11の一方の腕部11Bに沿って結合部11Cまで延びるように中継する。

なお、この中継用電極34と外部の加振回路および検出回路とをリード線等で接続するように構成してもよい。また、この中継用電極34は、図1に示すような構成に限らない。例えば、加振用中継配線34Aおよび検出用中継配線34Bとをスタイラスホルダ11のそれぞれの腕部11Bに沿って別々に配線してもよく、その他の配線によって構成してもよい。

以上のような構成において、外部の加振回路から所定周波数の電圧が出力されると、中継用電極34を介して、加振用電極31からこの所定周波数の電圧がスタイラス12との間に印加される。そして、スタイラス12が軸方向に共振周波数で共振振動する。このスタイラス12の振動は、直接、圧電材料膜20に伝播し、この圧電材料膜20もスタイラス12と同周波数で振動する。この振動状態は、検出用電極32にて検出し、検出信号を中継用電極34を介して外部の検出回路に出力することで振動状態の変化を検出可能となっている。

次に、本発明に係る加振型接触センサ1を製造する方法について、図2ないし5を参照して説明する。

先ず、1枚のステンレス等の金属の板材から、図3に示すように、センサ本体10の形状加工を実施する(ステップS1)。このような形状加工は、エッチング、または、ワイヤカット等の放電加工により実施できる。この際、スタイラス12は、軸方向に略対称構造となり、かつ、その略中央部分がスタイラス支持部11Dにより支持されるように加工する。ここで、板材の厚さは、0.05〜0.3mm程度であることが好ましい。

ステップS1の後、スタイラス12の先端部12B(図3)の先鋭化を実施する(ステップS2)。例えば、このスタイラス12の先端部12Bの先鋭化を実施する一例として、特開2000−35395号にプローブの先鋭化方法が開示されている。図4は、本発明に係る加振型接触センサ1をこの先鋭化方法に適用した具体例を示す図である。

図4において、100は、先鋭化装置であり、この先鋭化装置100は、ステンレス等の金属に対するエッチング液111および非エッチング液112を含む容器110と、装置全体を支持する支持具120と、容器110の液面に対して垂直方向に移動可能である粗動機構130と、この粗動機構130に固定され、容器110の液面に対して垂直方向に微動する微動機構140と、この微動機構140に固定され、センサ本体10を固定する固定具150とを備えて構成されている。
ここで、非エッチング液112は、エッチング液111よりも比重が小さく、エッチング液111とは混合しない。このため、エッチング液111および非エッチング液112の少なくとも2液層となる。

この先鋭化装置100を用いて、スタイラス12の先端部12Bの先鋭化をする際、センサ本体10をスタイラス12が下方に位置し、スタイラス12の先端部12Bが液面に対して垂直になるように固定具150に固定する。そして、粗動機構130を移動することで、スタイラス12の先端部12Bを容器110内に浸漬する。ここで、エッチング液111に浸漬したスタイラス12の先端部12Bは、エッチングが進行する。そして、このエッチングの進行に伴って、エッチング液111と非エッチング液112の界面におけるメニスカスが移動することで、先端部12Bがスタイラス12の軸方向に先鋭化される。また、微動機構140によって、センサ本体10をエッチング中に微動することで、先端部12Bのテーパ形状を任意に形成することができる。

ステップS2において、スタイラス12の先端部12Bを先鋭化した後、この先端部12Bにダイヤモンド薄膜を被覆する(ステップS3)。例えば、ダイヤモンド薄膜の被覆を実施する一例として、特開平3−65594号に有機溶液からダイヤモンド薄膜を合成する方法が開示されている。

すなわち、有機溶剤として、エタノール、アセトン、ベンゼン、トリクロロエチレン、または、酢酸メチール等を用いる。そして、この有機溶剤内にスタイラス12の先端部12Bを浸漬する。ここで、有機溶剤をその沸点近くまで加熱し、スタイラス12に負の高電圧を加えるとともに、スタイラス12に単位体積当たりmA/cm2程度の電流を流して、ダイヤモンド薄膜を先端部12Bに形成する。
以上のステップS2およびS3において、スタイラス12の先端部12Bにおける先鋭化およびダイヤモンド薄膜の被覆を実施することにより、接触部13が形成されることになる。

ステップS3の後、スタイラス12の略中央部分に圧電材料膜20を形成する(ステップS4)。ここでは、圧電材料膜20の形成方法の一例として、ゾルゲル法を説明する。

図5は、圧電材料膜20の形成方法を説明する図である。
先ず、図5(A)に示すように、特定の形状のパターンが施された撥水性のマスク200をセンサ本体10の上面に載置する。この際、マスク200のパターンが、センサ本体10におけるスタイラス12の略中央部分に位置するように載置する。そして、このマスク200の上方から、圧電材料のゲル膜20Aを載置する。

この後、図5(B)に示すように、ゲル膜20Aを室温で乾燥させて圧電材料膜20とする。そして、図5(C)に示すように、マスク200をセンサ本体10から除去すると、マスク200のパターンと同一形状の圧電材料膜20がスタイラス12の略中央部分に形成される。

ステップS4の後、センサ本体10上に電極膜30を形成する(ステップS5)。具体的に、抵抗加熱真空蒸着法、電子ビーム真空蒸着法、スパッタリング法等の成膜法により、ステップS4において、スタイラス12の略中心部分に形成された圧電材料膜20上に、金蒸着を実施して加振用電極31および検出用電極32を形成する。

また、スタイラスホルダ11の固定部11A、腕部11B、および、結合部11Cの所定位置に酸化処理等の絶縁処理を施した後、加振用電極31および検出用電極32と同様な手法により、スタイラスホルダ11の固定部11A、腕部11B、および、結合部11Cにわたって、中継用電極34を形成する。この中継用電極34としては、外部の加振回路と加振用電極31、外部の検出回路と検出回路を中継するために、加振用電極31および検出用電極32に対応して、加振用中継配線34Aおよび検出用中継配線34Bをそれぞれ形成する。

さらに、スタイラスホルダ11の固定部11Aに、上記と同様な手法により、アース電極33を形成する。
但し、この場合は、絶縁処理を施さず、アース電極33が固定部11Aと導通するように形成する。
以上の加振用電極31、検出用電極32、中継用電極34、および、アース電極33は、同一手法を用いて形成することができるため、順序をおって形成することなく、一度の処理で形成することができる。

最後に、ステップS5において形成された加振用電極31と加振用中継配線34A、検出用電極32と検出用中継配線34Bをそれぞれ金線35で接続する、いわゆるワイヤボンディングを実施する(ステップS6)。
以上のような工程により、加振型接触センサ1が製造される。

上述のような本実施形態によれば、次のような効果がある。
(1)加振型接触センサ1のセンサ本体10は、1枚のステンレス等の金属からなる板状体で構成され、このセンサ本体10は、スタイラスホルダ11、スタイラス12、および、接触部13を備えていることにより、加振型接触センサ1の構造が簡素化し、製造する際に、これら各部材を組み立てる煩雑な作業を省略し、安価に精度良く製造することができる。

(2)加振型接触センサ1では、圧電素子として圧電材料膜20が形成されていることにより、加振型接触センサ1の小型化を促進する。また、この圧電材料膜20の形成方法では、多数の加振型接触センサ1に一括大量に形成することができるので、加振型接触センサ1をさらに安価に品質ばらつき少なく製造することができる。

(3)スタイラスホルダ11およびスタイラス12が一体に構成し、振動の節において、スタイラス12がスタイラスホルダ11のスタイラス支持部11Dに支持される構造となっていることにより、外乱振動に対する安定性が向上して共振特性および検出感度を向上させることができる。

なお、本発明は、上述した実施形態に限定されるものではなく、本発明の目的を達成できる範囲での変形、改良等は本発明に含まれるものである。
例えば、本実施形態における加振型接触センサ1の製造方法において、スタイラス12の先端部分の先鋭化は、エッチングによる形成方法を説明したが、これに限らない。すなわち、機械加工、放電加工、または、その他の加工方法によりスタイラス12の先端部分の先鋭化を実現してもよい。

また、スタイラス12の先端部分におけるダイヤモンド薄膜の形成を、有機溶剤を用いた液相により形成する方法を説明したが、これに限らない。例えば、特開平5−330986号に開示されるマイクロ波によって生成されるプラズマを利用したスパッタリング法を採用できる。また、ダイヤモンド薄膜の製造方法として一般的に実施される熱フィラメントを用いた化学気相成長(CVD)法、プラズマCVD法、あるいは、マイクロ波プラズマを利用したCVD法等も採用できる。

また、ゾルゲル法による圧電材料膜20の形成方法を説明したが、これに限らない。例えば、スクリーン印刷法、または、水熱合成法を採用できる。また、0.1μm程度のセラミック微粒子をエアロゾル化して、ノズルから高速のジェットとして吹き付けて成膜するガスデポジション法も採用できる。

前記実施形態では、加振用電極31および検出用電極32と中継用電極34とをワイヤボンディングで接続する構成を説明したが、これに限らない。例えば、この電極膜30をスタイラス支持部11D上にも形成するように構成することで、ワイヤボンディングは不要となる。しかしながら、この場合、電極膜30の形成を実施しやすくするためにスタイラス支持部11Dの幅を広くすると、スタイラス12の共振振動を拘束するおそれがある。

According to the first aspect of the present invention, there is provided a stylus holder, a substantially columnar stylus which is supported by the stylus holder at a substantially central portion and has a substantially symmetrical structure in the axial direction, and an object to be measured provided at a tip end of the stylus. A contact portion to be contacted, vibrating means for causing the stylus to vibrate in a resonance state in the axial direction with the vicinity of the support point as a node of vibration, and a resonance state of the stylus generated at the time of contact between the contact portion and the object to be measured.
