本発明は、例えば、AFM(Atomic Force Microscope:原子間力顕微鏡)等によって被測定物の表面形状を測定するのに好適な加振形接触センサに関する。
【0002】
本実施形態は、AFM(Atomic Force Microscope:原子間力顕微鏡)で使用される加振形接触センサ1である。

BACKGROUND OF THE INVENTION
The present invention relates to an excitation-type contact sensor suitable for measuring the surface shape of an object to be measured using, for example, an AFM (Atomic Force Microscope).
[0002]
[Background]
When a probe or stylus with a sharp tip is brought close to the nanometer order on the surface of the sample, an atomic force acts between the probe and the sample, and the stylus is attracted to the sample surface. Will act. This force is widely known as the van der Waals force. A microscope that observes the unevenness of the sample surface by scanning the stylus on the surface of the sample so that the attractive force and repulsive force are constant is used by the AFM ( Atomic force microscope).
[0003]
Since the AFM cannot actually detect attraction or repulsion directly, the AFM is scanned so that the displacement is constant while detecting the displacement. Therefore, AFM generally uses a cantilever with a small spring constant in order to efficiently convert force into displacement, and performs measurement using the bending of the cantilever by the force acting on the tip of the cantilever. It is.
This method of measuring the static displacement of the cantilever is called the static mode, and it utilizes the fact that the cantilever is vibrated actively and its resonant frequency or amplitude changes depending on the probe and sample. Called the dynamic mode.
[0004]
In the dynamic mode, there is also a complete non-contact mode that operates completely in a non-contact state with the sample, and a cyclic mode in which the amplitude is relatively large and the tip of the cantilever is periodically brought into contact with the sample to observe the amplitude change. There is a contact mode (Cyclic Contact Mode or Tapping Mode). The periodic contact mode is characterized in that the influence of the adsorption layer on the surface can be minimized as compared with other methods, and the damage to the object to be measured is small.
At present, this dynamic mode is realized only in the shape of a cantilever. FIG. 6 shows a conventional example of an excitation type contact sensor for executing this dynamic mode.
[0005]
In FIG. 6, the vibration type contact sensor includes a

An object of the present invention is to provide a vibrating contact sensor that can measure the measurement position of an object to be measured without error.
[0009]
[Means for Solving the Problems]
The present invention intends to achieve the above object by vibrating a plate-like vibrator in a uniaxial direction and providing a needle-like contact portion at the tip of the vibrator.
Specifically, the vibration-type contact sensor of the present invention includes a stylus holder, a vibrator main body supported by the stylus holder, and a contact portion provided at the tip of the vibrator main body and in contact with an object to be measured. A vibratory contact comprising: a vibrator having a vibrator; a vibration means for vibrating the vibrator in a uniaxial direction in a resonance state; and a detection means for detecting a change in vibration generated when the contact portion comes into contact with the object to be measured. In the sensor, the contact portion is a needle-like member provided to extend in the axial direction at the distal end portion of the vibrator body, and the stylus holder and the vibrator body are integrally formed from a plate-like body. has been the rewritable coplanar, wherein is substantially axisymmetric structure in the surface direction of the plate-like member around the axis of vibration, the stylus holder is a flat plate formed in a flat U-shape, The vibrator body is Wherein the open end of the stylus holder, characterized in that the node of vibration occurring near the center in the axial direction of the vibration is a flat plate supported.
[0010]
In the present invention having this configuration, when the excitation means is operated, the vibrator is in a resonance state in the longitudinal vibration mode with the support points in the direction of the symmetry axis as vibration nodes and both ends thereof as antinodes of vibration. When the needle-like member, which is the contact portion, is brought into contact with the surface of the object to be measured, the needle-like member is provided along the vibration direction of the vibrator. A change in vibration is detected by the detection means.
For this reason, the needle-like member always vibrates in the vibration direction of the vibrator, the disadvantage of the conventional cantilever type can be solved, and the measurement position of the object to be measured can be measured without error.
[0011]
In addition, the stylus holder and the vibrator have a substantially axisymmetric structure in the plane direction of the plate-like body with the vibration axis as the center, and the vibrator has a stylus at a vibration node generated near the center in the vibration axial direction. Since the structure is supported by the holder, stability against disturbance vibration is improved, and resonance characteristics and detection sensitivity are improved. In addition, since the stylus holder and the vibrator are integrally formed from the plate-like body, energy loss at the support point can be reduced. From this point as well, the resonance characteristics and detection sensitivity of the sensor can be improved. .
Furthermore, since the natural frequency in the axial direction can be designed to be higher than the natural frequency of bending, high-speed response is possible. In addition, since the vibrator is vibrated in a uniaxial direction, it is difficult to receive air resistance, and a high Q value (resonance state sharpness) can be realized to provide a highly sensitive sensor.
[0012]
Here, in the present invention, it is preferable that the vibrator main body has a horn shape in which a width becomes narrower from a point supported by the stylus holder toward a tip provided with the contact portion.
Since the vibrator body has a horn shape, a large amplitude can be obtained at the tip of the vibrator, and detection sensitivity can be improved.
[0013]
Furthermore, it is preferable that the plate-like body is made of titanium.
By constituting the plate-like body from titanium, the sensor can have excellent corrosion resistance.
Moreover, it is preferable that at least one of the vibration means and the detection means has a piezoelectric material film formed by a hydrothermal synthesis method.
By virtue of the hydrothermal synthesis method, the vibration means and the detection means can be thinly formed to reduce the size of the sensor itself and to manufacture it at low cost.
