【発明の属する技術分野】
本発明は、半導体ウエハ等の被処理体に対して成膜原料をガス化して供給し、当該成膜原料を分解することで被処理体の表面に例えばチタンナイトライド等の薄膜を形成する成膜方法及び成膜装置に関する。

【従来の技術】
多層配線構造をなす半導体デバイスは、例えばシリコン基板などの半導体ウエハの表面に成膜とパターンエッチングとを繰り返して行うことで製造されている。エッチングにより形成される段差の被覆は、従来より例えば熱CVD(chemical vapor deposition)と呼ばれる手法により例えば図7に示す成膜装置を用いて行われる。図中1は底面には排気口11が形成されたチャンバである。このチャンバ1の内部には、ヒータ12を備えると共にその上面が半導体ウエハ(以下ウエハと略す)Wを水平姿勢で載置できるように形成された載置台13と、この載置台13に載置されるウエハWと対向する位置に多数の孔部14が形成される処理ガス供給用のガスシャワーヘッド15とが設けられている。このような装置では載置台13にウエハWを載置し、当該ウエハWをヒータ12にて加熱すると共にガスシャワーヘッド15から処理ガスの供給を行うと、熱エネルギーを受けた処理ガスが分解し、化学的気相反応によりウエハWの表面に成膜が施され、段差が被覆される。具体例を挙げると、チャンバ1内に四塩化チタン(TiCl4)ガスを30sccm、アンモニア(NH3)ガスを400sccmで供給しながらプロセス温度を700℃として30秒間の加熱を行った場合、ウエハWの表面には厚さ200Åのチタンナイトライド(TiN)膜が形成される。

この手法には、従来行われていた固相または液相による反応では得られにくい化学組成の薄膜も容易に作成でき、原料ガスに応じて任意の膜厚に調節できるという利点があるものの、近年ではデバイスの複雑化に伴い、良好なステップカバレッジ(段差被覆性)が得られない場合が生じていた。一例を挙げると図8に示すように誘電層16では電荷を多く蓄えるため、より多くの表面積を確保しようとその表面(被覆面)に多数の半球状の突起17を形成することがあるが、この場合に鎖線18にて示すように表面に成膜を施そうとすると、例えばピンホールが生じたりして良好な埋め込み特性が得られないことがある。以上の問題は図8のようなコンタクトホールの場合のみならず、上方に突出した形状を有するキャパシタ等でも同様である。また高真空下で処理ガスをウエハの全面に均一に行き渡らせることは困難であり、濃度の高いところで膜厚が高くなり、逆に濃度の低いところで膜厚が低くなるといった問題も生じている。

更にまた銅の多層配線を実現するにあたり、例えばパターンの線幅が0.10μmの世代以降においては、n+1層目の配線とビアホール内の配線とを同時に埋め込むデュアルダマシンプロセスを用いて多層構造を得ることが有効であると考えられているが、この手法では多層化が進んだときに、既に形成された膜がその後の熱プロセスにより熱履歴を繰り返し受けてしまうため、その熱履歴をできるだけ低減する必要がある。

そこで上述した問題を回避するために、最近では例えば特開昭60−21155にて開示する原子層蒸着(ALD(Atomic Layer Deposition))等の技術により成膜を行うことが検討されている。ALDは、既存の成膜技術と異なり原子層を一層ずつ積み上げて薄膜を形成していく手法であり、その成膜工程についてTiN膜の成膜を例に取って図9を参照しながら簡単に説明する。この図9は処理ガスであるTiCl4ガスとNH3ガスとの給断のタイミングを時系列に沿って示したものであり、図示するようにチャンバ1内にTiCl4ガスとNH3ガスとを交互に供給し、各々のガス供給の間(時刻t2〜t3及び時刻t4〜t5)にチャンバ1内を例えば5秒間ずつ引き切りの状態とすることで、ウエハW上には極めて薄いTiN膜が形成される。そして時刻t1〜t5の各ステップを1サイクルとしたとき、例えば100サイクル繰り返すことでウエハの表面には例えば200Åの膜厚のTiN膜が形成される。

ALDの主な利点は以下の通りである。即ち、膜の成長速度は時間ではなく、原料ガスの供給サイクルの数に比例するため、極めて薄い膜から厚い膜まで成長の度合いを自在に変えることができ、且つ凹凸に左右されることなく一定の厚さの薄膜を形成できるため、段差被覆性にも優れている。更には熱CVDに比べて低い温度で成膜を行うことができ、膜厚の面内均一性も良好である。

【発明が解決しようとする課題】
ALDは上記のように優れた特性を有する手法だが、上述したように極めて薄い膜(原子層)を積層して所望の膜厚を得るものであるため、その処理には熱CVD以上の多大な時間を要するという問題がある。またALDにおいて上記の効果を得るためには、処理ガスの供給量が十分であることが必要であり、これに加えて処理ガスの供給と真空引きとを何度も繰り返して行うものであるため、一サイクル毎に大部分の処理ガスが排気されることとなり収率が例えば1%程度とかなり低く、無駄に廃棄されるガスの量が多い。更にまたチャンバ1では処理ガスの給断と真空引きとを繰り返すため、制御性が悪いという問題もある。

本発明はこのような事情に基づいてなされたものであり、その目的は、被処理体の表面に成膜処理を施すにあたり、段差被覆性の高い成膜を低い温度で行うことができ、更には処理ガスの消費量を抑えると共に高いスループットの得られる技術を提供することにある。

【課題を解決するための手段】
本発明に係る成膜方法は、成膜成分を含む第1の原料と、第2の原料とを反応させて被処理体の表面に薄膜を形成する方法において、処理容器内に被処理体を搬入する工程と、前記被処理体の表面の温度を前記処理容器の内壁面の温度よりも低くかつ第1の原料が液体または固体になる温度以下の温度に設定する工程と、次いで第1の原料をガス状態で前記処理容器内に供給して被処理体の表面に吸着させる工程と、第2の原料をガス状態で被処理体の表面に供給し、被処理体に吸着している第1の原料と反応させて生成物を生成する工程と、その後、被処理体の表面にエネルギーを与えて前記生成物中の不純物を除去する工程と、を含むことを特徴とする。

このような方法によれば、被処理体の表面に高い段差被覆性を有する薄膜を形成することができるため、被覆面の凹凸が激しい場合にも例えばピンホールなどが生じるおそれが低減し、製品の歩留まりが向上する。また熱CVD等の従来手法よりも低い温度で成膜を行うことができるため、例えば半導体デバイスの製造における銅配線等の工程で有効である。更に第1の原料を被処理体の表面に吸着させる工程は、処理容器内の排気を停止すると共に当該処理容器内を減圧雰囲気とした状態で行われることが好ましく、このようにすることで第1の原料の被処理体への吸着性が高まる。更にまた被処理体の表面に与えられるエネルギーは、熱エネルギー及びプラズマのエネルギーの少なくとも一方であることが好ましい。

また上記成膜方法に含まれる「生成物中の不純物を除去する工程」は被処理体の表面に第1のエネルギーを与える工程と、その後被処理体の表面に前記第1のエネルギーよりも大きい第2のエネルギーを与える工程とを含むことが好ましい。このような構成によれば、第2のエネルギーを与える工程の前に、目的とする成膜成分以外の副生成物を除去できるため、最終的に得られる膜の純度が高まるという利点がある。この手法は、例えば第1の原料としてTiCl4を用い、第2の原料としてNH3を用いて被処理体上にTiN膜の成膜を行う場合のように、第1及び第2の原料により生じた生成物が様々な副生成物を含む場合に有効である。以上において生成物中の不純物を除去する工程は第2の原料をガス状態で被処理体に供給する工程を含むことが好ましい。

【発明の実施の形態】
以下、本発明に係る成膜方法の実施の形態について、クラスターツールと呼ばれる構成の成膜装置を用い、被処理体であるウエハWの表面にTiN膜を成膜する場合を例に説明を行う。図1は上記成膜装置の全体構成を示す平面図である。図中100は気密な搬送室であり、その周囲には図示しない開口部を介して例えば第1の処理装置101と、例えば二つの第2の処理装置102,103と、二つのカセット室104,105とが夫々気密に接続されている。この例ではスループットを高めるために第2の処理装置として2基用意しているが、これは限定されるものではない。カセット室104,105の内部には例えば25枚のウエハWを多段に収納可能なカセットCが載置されており、このカセットCはカセット室104(または105)の上部に設けられる図示しない蓋体を介して搬入出できるようになっている。また搬送室100には、回転及び進退自在に構成され、被処理体である半導体ウエハ(以下ウエハと略す)Wの搬送を行うための搬送アーム106が設けられており、この搬送アーム106の働きにより搬送室100と、第1の処理装置101、第2の処理装置102、103及びカセット室104、105との夫々の間でウエハWの受け渡しが行えるようになっている。

図2は第1の処理装置101を示す縦断面図である。図中2は処理容器であるチャンバであり、その底面中央は凹部20により塞がれている。この凹部20には側壁には真空排気手段21と連通する排気口22が形成されており、チャンバ2内を所定の真空圧に維持できるようになっている。このチャンバ2の内部には、上部側に例えばセラミックまたはアルミナ(Al2O3)よりなる絶縁部材2a及び支持部2bを介してガス供給部であるガスシャワーヘッド23が設けられており、その下部側には凹部20の底面から上方に延びる支持部31にて下方側を支持されると共に、その上面がガスシャワーヘッド23と対向する載置台3が設けられている。

また、チャンバ2の側壁部にはウエハWの受け渡し時に既述の搬送アーム106の進入が可能なように開口部24が形成されておりゲートバルブGにより開閉自在とされている。更にチャンバ2の壁部には例えば抵抗発熱体よりなるヒータ25と、このヒータ25の埋設部位近傍の温度を検出するための熱電対TC1とが埋設されており、夫々が例えばチャンバ2の外に設けられる温度制御部26と接続されている。温度制御部26は、熱電対TC1から得た温度検出データに基づいてヒータ25への電力供給量を調節し、例えばチャンバ2の内壁面の温度を所定の値に調節する構成とされている。

ガスシャワーヘッド23の内部には、例えば2系統のガスがその内部で互いに混じり合うことなく載置台3の上方へ分散して供給されるように2つのガス流路27、28が形成されており、底面にはガス流路27と連通する孔部29とガス流路28と連通する孔部30とが例えば互い違いに形成されている。またガスシャワーヘッド23の天井部には第1及び第2のガス供給管4a、4bが接続されており、第1のガス供給管4aはガス流路27と連通し、第2のガス供給管4bはガス流路28と連通する。第1のガス供給管4aの上流側には例えば第1の原料であるTiCl4のガス化機構を備えるTiCl4ガス供給源(第1の原料供給源)41が、第2のガス供給管4bの上流側には、TiN膜の成膜時において、ウエハWの表面に吸着したTiCl4を還元するための第2の原料であるNH3ガスを供給するNH3ガス供給源(第2の原料供給源)42が夫々接続されている。また第1のガス供給管4aにはプラズマ発生用の処理ガスであるアルゴン(Ar)ガスを供給するためのArガス供給源4cが、第2のガス供給管4bには例えばTi膜の成膜を行う際に第2の処理ガスとして用いられる水素(H2)ガスを供給するためのH2ガス供給源4dが夫々接続されている。なお図中V1〜V8はバルブであり、M1〜M4はマスフローコントローラである。

更にガスシャワーヘッド23には整合器23aを介してエネルギー供給手段である高周波電源部23bが接続されている。この高周波電源部23bは、例えば第1の原料と第2の原料とを反応させてウエハW表面に成膜を行うとき、当該反応を促進させるプラズマを発生させるためのものである。更にガスシャワーヘッド23には例えば抵抗加熱体等からなる図示しない温度調節手段が設けられており、当該ガスシャワーヘッド23の全体を任意の温度に調節できるようになっている。

次に載置台3について説明すると、載置台3は例えばアルミニウムよりなると共にその形状は円柱状とされており、上面は図示しない静電チャックの働きによりウエハWを吸着保持できるようになっている。載置台3の内部には当該載置台3の上面に載置されるウエハWを冷却するための冷却手段32が例えば分割して設けられている。冷却手段32としては例えば冷媒流路やペルチェ素子などを用いることができ、冷媒流路を用いる場合には冷媒として例えばガルダン等の使用が可能である。その他に、載置台3の内部には既述の搬送アーム106との間でウエハWの受け渡しを行う例えば3本のリフトピン33が設けられている。リフトピン33は突没自在とされており、その昇降はリフトピン33の下端部を支持する支持部材34を介し昇降機構35の働きにより行われる。

次いで第2の処理装置102(103)について詳述する。図3は第2の処理装置の全体構成を示す縦断面図である。図中5は処理容器であるチャンバであり、その内部には載置台51が設けられている。載置台51の下方側にはチャンバ5の下方開口部を塞ぐようにして石英製の透過窓52が下向き凸状かつ気密に取り付けられている。透過窓52の下方側には、回転テーブル61上に同心円に沿って複数の加熱ランプ62を配列した加熱装置6が設けられている。加熱ランプ62には例えばハロゲンランプやアークランプが用いられる。加熱手段6の温度制御は、例えば載置台51或いはその近傍部位に設けられる図示しない熱電対から得た温度検出データに基づき、温度制御部63から出力を調整して行うようになっている。

チャンバ5における載置台51の周囲には溝部53が形成されており、例えば溝部53の底面には真空排気手段54と連通する排気口55が形成されている。またチャンバ5の側壁にはウエハWの搬入出を行うための開口部56が形成され、ゲートバルブGにより開閉自在とされている。また載置台51の周囲には図示しないウエハリフトが設けられており、開口部56を介して進入してきた既述の搬送アーム106と載置台51との間でウエハWの受け渡しをするときには、このウエハリフトがウエハWを上下させる構成とされている。

またチャンバ5の天井部には、例えばセラミックスまたはアルミナ(Al2O3)等からなる絶縁部材7aを介してガス供給部であるガスシャワーヘッド7が設けられ、その上面には第2の原料供給源であるNH3ガス供給源71aから延びるガス供給管72の一端が接続されている。またガス供給管72にはプラズマ発生用の処理ガスを供給するためのArガス供給源71bと、例えばTi膜の成膜を行う際に第2の原料として用いられるH2ガスを供給するためのH2ガス供給源71cと、パージガス供給用のN2ガス供給源71dとが接続されている。更にガス供給管72にはエネルギー供給手段であるプラズマ発生部7bが介設されている。このプラズマ発生部7bは例えばガスの流路を挟んで電極を対向配置し、その電極間に高周波電圧を印加してガスをプラズマ化するものであり、先に述べた高周波電源部23bと同様にウエハWへの成膜時の反応を促進させるためのものである。なおプラズマ発生部7bは、N2,H2,Ar,NH3の各ガス供給路に設けてもよい。ガスシャワーヘッド7の内部には、ガス供給管72を介して供給されるガスを拡散させるためのガス流路73が形成されており、このガス流路73はガスシャワーヘッド7の下端面に形成される多数の孔部74と連通する。なお図中V9〜V16はバルブ、M5〜M8はマスフローコントローラである。

次いで本発明に係る成膜方法について、図4〜図6を参照しながら説明する。図4は上記の装置を用い、ウエハWの表面にTiN膜の成膜が施されるまでのステップを示す工程図であり、図5及び図6は各ステップにおけるウエハWの表面近傍の様子を示す模式図である。先ず例えば25枚のウエハWが保持されたカセットCをカセット室104内に搬入し、図示しない蓋体を閉じると共にカセット室104内が搬送室100内と同程度になるまで真空排気する。そしてカセット室104の図示しないゲートバルブを開いて搬送アーム106がカセットCのウエハWを受け取り、第1の処理装置101のゲートバルブGを介してチャンバ2内へと進入し、ウエハWは搬送アーム106とリフトピン33との協働作業により載置台3に載置される。そして搬送アーム106が退出してゲートバルブGを閉じた後、排気口22を介してチャンバ2内の真空引きを行って内部圧力を例えば7.5×10−3Pa(1Torr)に維持する。また排気を停止してもよい。

一方、チャンバ2の内壁面の温度は、温度制御部26の働きによりTiCl4の液化温度よりも高い温度例えば100℃〜200℃好ましくは170℃となるように予め温度調節が行われており、またガスシャワーヘッド23の温度もTiCl4の液化しない温度例えば170℃に調節されている。そして載置台3についてはウエハWの温度がチャンバ2の内壁温度以下例えばTiCl4の液化する温度以下となるように、予め冷却手段32による冷却が行われる。従ってウエハWは、その温度がチャンバ2の内壁温度より低く、好ましくはTiCl4が液化する温度以下、より好ましくは常温以下となるまで冷却される(ステップS1)。具体的には例えば−30℃〜30℃に冷却される。

次いでTiCl4ガス供給源41からTiCl4をガス化した状態でウエハWの表面に向けて供給すると、ウエハWの表面温度はTiCl4ガスが液化する温度まで冷却されているため、TiCl4ガスは図5(a)に示すように当該ウエハWの表面部に液化して吸着される(ステップS2)。なおTiCl4の供給量は例えばガスの状態で数cc程度である。このときチャンバ2では排気が行われていないため、理論的にはガスシャワーヘッド23から供給したTiCl4ガスの100%がウエハWに吸着されるが、実際にはTiCl4の一部が浮遊することなどから、ウエハWの表面に付着しない分も生じる。このため、所定量のTiCl4ガスの供給が終了するとチャンバ2内の排気を行い、ウエハWに吸着されなかった分のTiCl4ガスの排出が行われる。

そして排気を停止し、例えばチャンバ2の内壁面及び載置台3をステップS1と同様の温度としながら、例えば100cc程度のNH3ガスをウエハWに向けて供給する(ステップS3)。NH3ガスは、ウエハWに吸着している液状のTiCl4と反応してTiClxNH4Cly(x、yは任意の自然数)の化学式にて示される反応生成物(固相)を生成する(図5(b)参照)。

次いでウエハWをチャンバ3から搬出し、搬送アーム106により搬送室100を経由して第2の処理装置102におけるチャンバ5内へ搬入して、当該搬送アーム106と図示しないウエハリフトとの協働作用により載置台51に載置する(ステップS4)。次に載置台3の温度を不純物の除去温度、例えば120℃以上にしてウエハWの加熱が行われる(ステップS5:被処理体に第1のエネルギーを与える工程)。このときチャンバ5内にはN2ガス供給手段71dを介してN2ガス(パージガス)が供給されると共に、当該チャンバ5内の圧力が例えば133Paとなるように排気が行われ、かかる状態で例えば30秒間加熱を継続することでTiClxNH4ClyからNH4Clを主成分とするガスが離脱する。そして、ウエハW上には例えば固相をなすTiNxCly(x,yは任意の自然数)を成分とする膜が残る(図5(c)参照)。

そしてステップS5が終了すると、続いてステップS6に示すように加熱ランプ62パワーを上げて更にウエハWを例えば400℃に加熱し、チャンバ5内の圧力を133Paに維持し、NH3ガスを例えば200sccmの流量で60秒間供給する(図6(a))。これによりウエハW表面のTiNxClyをNH3が還元し、TiNxCly中のClは塩化水素(HCl)やNH4Clといった形態としてなって除去され、ウエハWの表面には純度の高いTiN膜が残される。なお、ステップS6は特許請求の範囲に記載の「第2のエネルギーを与える工程」に相当するものである。また、この例ではステップS5及びステップS6の工程を同一のチャンバで行っているが、第2の処理装置102と同様の装置をもう一台搬送室100に連結しておいて両工程を別のチャンバで行うようにしてもよい。

以上のように本実施の形態によれば、チャンバ2の内壁面よりも低くかつTiCl4ガスが液化する温度以下の温度となるように載置台3を冷却し、ウエハWの表面にTiCl4ガスを液状にて付着させているため、TiCl4がウエハWの表面上の凹凸を万遍なく被覆する。そしてNH3ガスを供給して液状のTiCl4と反応(浸透)させ、更にウエハWを加熱して薄膜中から不純物を除去してTiN膜を形成させる。従って、従来の熱CVDのように被覆面の凹凸に影響されることなく高い段差被覆性を有する薄膜を形成することができる。例えばピンホール等の発生を低減し、製品の歩留まりも向上する。また従来450〜700℃程度での加熱が必要だった熱CVDに比して例えば400℃以下という低い温度にて成膜を行うことができ、しかもその加熱処理はClを除去するプロセスであることからプロセス時間が短くて済み、従って既に形成された膜に与える熱履歴(熱応力)の程度が小さく、例えば銅配線に用いた場合、銅の拡散防止膜として高い効果を得ることができる。

更に本実施の形態では、TiCl4ガスをウエハWの表面に液体状態で吸着させるようにしているため、ウエハWに接触したTiCl4ガスは高い確率で吸着される。そしてTiCl4ガスの供給に際してはチャンバ2内の排気を停止しているため、従来の熱CVDやALDといったような連続排気を必要とする手法に比して成膜ガスの消費を抑制でき、極めて高い収率で運用することが可能である。発明者の試験によれば熱CVDでは通常10〜20%、ALDでは1%程度であった収率が、本実施の形態では50%以上となることが見込まれている。

ところで上述装置を用いればウエハWに接触するTiCl4ガスは、理論的には全て吸着するものと考えられるため、例えばウエハWの周辺からチャンバ2の内壁面の間の間隔が狭いほど、つまりチャンバ2内の容積が小さいほどその収率は上がる。ここで本実施の形態における収率以外のALDに対する優位点としては、ALD法のようにガスの給断及び真空引きの繰り返しを行わず、低い温度によりTiCl4ガスの吸着性を高めているので成膜の制御がしやすいことが挙げられる。また成膜をサイクリックに行う必要がないため処理に要する時間も短い。
