【発明の属する技術分野】
本発明は,成膜装置に関し、高誘電率膜を形成する成膜装置に関する。

【従来の技術】
半導体装置の消費電力を減らすために,SiO2ゲート絶縁膜の薄膜化が進められている。SiO2ゲート絶縁膜が薄膜化すると次の事が問題となる。つまり,ゲート電極とチャネル層との間の直接トンネル効果による漏れ電流が増加する。さらには,ゲート絶縁膜の絶縁破壊の信頼性が低下する。この問題を解決するために,SiO2に代わる材料として,物理的に厚い膜を用いてもSiO2と同じ静電容量が得られる高誘電率材料の適用検討が進んでいる。これにより,漏れ電流や絶縁破壊を抑えることができる。

これらの高誘電率ゲート絶縁膜を成膜するCVD装置としては,例えば,特開平2002−8995号公報には、有機金属化合物を用いて熱分解反応(MOCVD)でウエハに金属酸化物を成膜するCVD装置が開示されている。

また,例えば,特開平2001−20075号公報などには、例えば、2つの異なった基に属する反応物を、交互に供給することにより,ウエハに金属酸化膜を原子層毎に成膜するALD(原子層気相成長)装置に関して開示されている。

【発明が解決しようとする課題】
しかしながら、特開平2002−8995号公報に記載のような装置では,比較的,成膜レートが大きいためスループット(単位時間に生産できるウエハ枚数)は大きいが堆積膜の表面平滑性(表面モフォロジー)が悪いため、リーク電流が大きいなどのゲート絶縁膜としての膜質の向上には限度があり、その対策が必要である。

例えば,特開平2001−20075号公報に記載の装置では,上記MOCVD法に比較して,表面平坦性(表面モフォロジー)や膜質が良い反面,原料ガスの切替えに伴なう,バルブ開閉時間やガス排気時間が長く,且つ,原子層(数オングストローム)毎に成長させるため成長速度(約0.1〜0.2nm/min)が非常に遅く,スループットが低い。また,頻繁に原料供給バルブの開閉を行うためバルブ寿命が短くなる傾向にある。

高誘電率ゲート絶縁膜を,例えば,希フッ酸洗浄したSiウエハ上に上記のMOCVD法でHf酸化物などの高誘電率ゲート絶縁膜を成膜するとSiウエハと絶縁膜の界面に数nm程度の誘電率の低いSiO2などの界面層が形成される。この様な界面層が形成されるとゲート絶縁膜の誘電率が低下して所望の性能が得られない。そのため,数原子層(0.1〜0.2nm/min)毎に成膜することにより,緻密性に優れ,膜表面モフォロージの良い膜が得られるALD法による成膜が着目されている。しかし,この方法では,上記した様に,スループットが高くない。

しかし,この高誘電率ゲート絶縁膜を,従来のMOCVD装置で形成すると,スループットは高いが堆積膜の表面平滑性や膜質(リーク電流が大きいなど)が良くない。一方,ALD装置で形成すると,スループットが低く,原料切替えバルブの寿命が短く頻繁に交換しなければならないなどと言う問題がある。

本発明の目的は,高いスループットで膜質の良い高誘電率ゲート絶縁膜を成膜できる成膜装置及びその形成方法を提供することにある。

【課題を解決するための手段】
上記課題を解決するために,例えば以下のような形態をとることができる。

例えば、本発明では同一装置で,MOCVD法とALD法による成膜を備えて、効果的に運転することにより、高スループットで膜質の良い高誘電率ゲート絶縁膜を成膜できる様にする。

成膜装置において,昇温してから、第1の成膜原料ガス導入手段から有機金属化合物を供給して,第2の成膜原料ガス導入手段からH2OやO3等を交互に供給してALD(Atomic Layer Deposition:原子層気相成長)を行う。その後、更に昇温してから、第1の成膜原料ガス導入手段(シャワーヘッド)から有機金属化合物を導入してMOCVD(Metal Organic Chemical Vapor Deposition:有機金属化学気相成長)を行う。
(1)成膜する半導体基板を設置するサセプタを内部に備えた反応室と、第一の成膜原料を供給する第一の供給径路と、第二の成膜原料を供給する第二の供給径路と、を備え、前記第一の供給径路に連絡し、前記半導体基板を設置した空間に前記第一の成膜原料を供給する多孔を備えた第一の原料供給部と、前記第二の供給径路に連絡し、前記半導体基板を設置した空間に前記第二の成膜原料を供給する第二の原料供給部と、前記基板を加熱する温度制御機構と、を備え、前記第一の成膜原料として有機金属化合物が供給され、半導体基板を前記サセプタに設置させた後、前記温度制御機構を用いて前記半導体基板を第一の温度に昇温し、前記第一の成膜原料を前記サセプタに設置する半導体基板に向けて供給して前記半導体基板表面に前記有機金属化合物層を形成し、前記第一の成膜原料の供給を停止した後、前記第二の成膜原料を前記第二の原料供給部から前記半導体基板に供給して、前記有機金属化合物と反応させて第一の反応生成物層を形成する第一の制御と、前記金属酸化物層形成後、前記温度制御機構を用いて前記半導体基板を前記第一の温度より高い第二の温度に昇温し、前記第一の成膜原料供給部から前記半導体基板へ前記第一の成膜原料を供給し、熱分解反応で第二の反応生成物層を形成する第二の制御と、を行う制御装置とを有することを特徴とする成膜装置である。例えば、前期第二の原料は、実質的に有機金属化合物を含まない原料である。
(2)反応室と、第一の供給径路と、第二の供給径路と、を備え、前記第一の供給径路に連絡し、前記半導体基板を設置した空間に前記第一の成膜原料を供給する多孔を備えた第一の原料供給部と、前記第二の供給径路に連絡し、前記第一の供給部とは別の径路から、前記半導体基板を設置した空間に前記第二の成膜原料を供給する第二の原料供給部と、前記温度制御機構と、を備え、前記第一の成膜原料を前記サセプタに設置する半導体基板に向けて供給して前記半導体基板表面に前記有機金属化合物層を形成した後、前記第二の成膜原料を前記第二の原料供給部から前記半導体基板に供給し、前記有機金属化合物と反応させて金属酸化物層を形成する第一の制御と、前記第一の制御の後、前記温度制御機構を用いて半導体基板を昇温する温度制御と、前記昇温後、前記第一の成膜原料供給部から前記半導体基板へ前記第一の成膜原料を供給し、前記原料の熱分解反応で熱分解層を形成する第二の制御と、を行う制御装置とを備え、前記第一の制御により形成された膜厚の合計より前記第二の制御により形成された膜厚の方が大きくなるように制御されることを特徴とする制御装置である。
(3)反応室と、第一の原料供給部と、第二の原料供給部と、を備え、前記第一の成膜原料供給部は、前記半導体基板を設置するサセプタに対向して配置され、前記サセプタに向いて開口した多数の孔を有し、前記第一の成膜原料は有機金属化合物であることを特徴とする成膜装置である。

(12)前記(7)において、前記原子層気相成長工程における前記第一の原料供給開始時の前記半導体基板における温度が高い部分と温度が低い部分との温度差を、前記化学気相成長工程における前記温度差より大きくすることを特徴とする。

具体的には,第1成膜原料として有機金属化合物を用いる。有機金属化合物を用いる理由は,MOCVD法による成膜では,ガス流量の安定供給が必須である。この点において,有機金属化合物の気化による供給の方が金属化合物の昇華によるガス化に比較して安定供給が可能なためである。

ALD法では,第1成膜原料を短時間にウエハ表面に均一に吸着させる必要がある。そのため,第1成膜原料は,シャワーヘッドなどによりウエハ面に均一に供給する。一方,第2成膜原料は,均一に吸着した第1成膜原料との反応に十分な量の供給が要求されるが,均一性に関しては,さほど重要ではない。従って,単一ノズルからの供給で良い。

また,第1成膜原料として有機金属化合物を用いると共に,前記第1の成膜原料ガス導入手段としてウエハ表面と対向する様にシャワーヘッドを設けると共に,第2の成膜原料ガス導入手段として反応室内壁面にノズル等の原料導入部を設ける。この様な構造にするのは,第2成膜原料は,均一に吸着した第1成膜原料との反応に十分な量の供給が要求されるが,均一性に関しては,さほど重要ではないためである。

また,前記シャワーヘッドにシャワーヘッド内の残留ガスを反応室を経由して排気するための排気ポートを設ける。これは,ALD法では,シャワーヘッド6内に残留ガスがあると,第2成膜原料を導入した時に,シャワーヘッド6内で反応が起こり異物等の発生要因になる。そのため,スループットの観点から高速で,シャワーヘッド6内の残留ガスを高速に排気する必要があるためである。

【発明の実施の形態】
本発明の実施形態を図1から図3を用いて説明する。
(第一実施形態)
図1は,第一実施形態のCVD装置の構造と構成を示したものである。このCVD装置は反応室1,第1原料ガス供給部31,第2原料ガス供給部33及びクリーニングガス供給部32で構成され,ウエハ5が回転する構造である。

反応室1内で,ウエハ5に所望のTi酸化物,Zr酸化物,Hf酸化物,または,これらの複合膜の金属酸化膜を成膜する。また,反応室1の内壁面2などのクリーニングガスと接触する部位は,クリーニングによるダメージを低減するために,クリーニングガスに対して耐性のある材料または表面処理(例えば,アルマイト処理,フッカニッケル不働態処理など)が施されている。

なお、各バルブ70,71,72やヒータ4或いはマスフローコントローラ15,19,21、真空ポンプ12や、各供給部は配線は省略して図示していないが制御装置100により制御されている。もっとも、配線に限らず無線で制御信号を連絡するようにしても良い。

半導体基板であるシリコンウエハ5をサセプタ3に設置して、ウエハ5を昇温して、第1原料ガス供給部31では, 有機金属化合物(液体原料)14を気化して反応室1に送り込む。Heガス17の圧力で押し出された有機金属化合物14 は液体マスフローコントローラ15により,所望量が気化器16に送り込まれる。送り込まれた有機金属化合物14は高温に保持された気化器16内で気化する。この気化した有機金属化合物14は配管41を通して不活性ガス(例えばN2ガス)と共に シャワーヘッド6を経由して反応室1内に導入される構造である。配管41,及びシャワーヘッド6は,気化した有機金属化合物14が再液化しない様に所望の温度(有機金属化合物が気化状態を維持するより高く,かつ,有機金属化合物が熱分解する温度よりも低い温度(例えば,HfO2膜をHf(MMP)4を用いて成膜する場合であれば,180〜200℃)に加熱してある。この他,酸素20もマスフローコントローラ21で所望量反応室1内に供給できる様にしてある。

第2原料ガス供給部33では, 第2成膜原料(例えば,H2O,O3など)を気化した状態で,配管60でシャワーヘッド6を経由しない経路で反応室1に送り込む構造である。配管60の先端は,ウエハ5中心を避ける位置に配置し,ウエハ5を回転することで,ウエハ5全面に第2成膜原料を供給する。配管60をウエハを中心に配置すると,図1に矢印で示す様に,ガス流れが左右振り分け(いわゆる死水領域)になり,中心には第2成膜原料が到達し難い。また,配管60は,気化状態の第2成膜原料が液化しない様に必要に応じて所望の温度に加熱できる構造にしてある。

クリーニングガス供給部32では,例えば,クリーニングガスをプラズマ(例えば,RFプラズマ,μ波プラズマなど)により活性化して,内面がアルマイト処理されたクリーニングガス供給配管61でシャワーヘッド6を経由して反応室1内に送り込む構造である。

このCVD装置では,(1)成膜作業(複数枚ウエハ処理),(2)クリーニング作業,(3)プリ成膜作業が順次繰り返される。

まず,上記(1)の成膜作業の手順について説明する。まず,ALD法による成膜を行う。サセプター3をさげて,その上面位置が搬送口10の水平面位置になる様にする。そして,ゲートバルブ11を開けて,図示しない搬送アームでウエハ5を搬送口10からサセプター3上に移動し,押上棒8を上方に移動させることで,ウエハ5を搬送アームから受け取り,搬送アームを反応室1外に移動すると共にゲートバルブ11を閉じる。次に押上棒8を下げると共にサセプター3を成膜位置まで上方に移動させる。

この時,サセプター3内に埋め込まれたヒーター4に給電線7から電力を供給することによりウエハ5を所望の温度(100〜300℃程度)に上昇させる。同様に,反応室壁面2とシャワーヘッド6も温調ユニット13で所望の温度(〜200℃)に上昇させておく。上記の様な温度設定のもとで,
(1)まず,バルブ70を開けて,第1原料ガス供給部31から気化した所望量の有機金属化合物14をシャワーヘッド6から反応室1に導入すると共に真空ポンプ12で反応室1内を所望の圧力(数〜数1000Pa)にして必要時間(数秒間)ウエハ5表面に有機金属化合物を均一に数原子層吸着させた後,バルブ70を閉める。
(2)次に,バルブ71を開けて,第2原料ガス供給部33から,気化した所望量のH2Oを反応室1内に直接導入すると共に,真空ポンプ12で反応室1内を所望の圧力(数100〜数1000Pa)にして必要時間(数秒間)ウエハ5表面に吸着した有機金属化合物14とH2Oを反応させ,ウエハ5表面に金属酸化物を1〜2原子層堆積させる。その後,バルブ71を閉める。ここで,H2Oをシャワーヘッド6とは別に,反応室1内に直接導入するのは,シャワーヘッド6内に残留する有機金属化合物14とH2Oが接触する加水分解が起こり,シャワーヘッド6内に反応生成物が堆積し,異物の原因となるためである。

以上の様な,(1)(2)の工程を繰り返す事により,堆積膜厚を増加させていく。つまり,繰り返し回数により,堆積膜厚を制御し,所望量の膜厚を堆積させる。

次に,MOCVD法による成膜を行う。
(1)まず,ウエハ5の温度を所望の温度(300〜600℃)に上昇させる。
(2)バルブ70を開けて,第1原料ガス供給部31から気化した所望量の有機金属化合物14をシャワーヘッド6から反応室1に導入すると共に真空ポンプ12で反応室1内を所望の圧力(数100〜数1000Pa)にして必要時間(数秒から数分)熱分解反応させて,ウエハ5表面に金属酸化膜を堆積させ後,バルブ70を閉める。この時,必要であれば,酸素20をマスフローコントローラ21で所望量バルブ72を開けて導入しても良い。

以上の,ALD法とMOCVD法で所望量の膜厚(数nm)を堆積させ,反応室1内の残留ガスを排気した後,サセプター3をさげて,その上面位置が搬送口10の水平面位置になる様にする。そして,押上棒8でウエハ5を上方に持ち上げる。次に,ゲートバルブ11を開けて,図示しない搬送アームを搬送口10からサセプター3上に移動し,押上棒8を下方に移動させることで,ウエハ5を搬送アームに載せる。そして,搬送アームを反応室1外に移動すると共にゲートバルブ11を閉じる。

なお、MOCVD法による成膜の際の温度はALD法による成膜の温度以上の温度で実施することが好ましい。

MOCVDの成膜温度をALDの成膜温度より少なくとも1.0倍以上とすることにより、少なくとも成膜スピードや膜質が低下しすぎないようにすることができる。また、3.0倍以下にすることが好ましい。これは、膜厚の制御性や膜厚分布が悪化し過ぎないようにするためである。

また、より好ましくは、前記値は、1.2倍以上にするのが良い。十分な成膜速度を得ることや、MOCVD法による成膜の際の膜質を向上させる観点によるものである。また、2.0倍以下にするのが良い。加熱機構を含む装置及び温度制御性を悪化させないためである。

さらに、好ましくは、前記値は、1.4倍以上にするのが良い。また、1.6倍以下にするのが良い。これにより、高品質の膜質を十分な成膜スピードにより得ることができる。

【 Zr(OC(CH3)2CH2OCH3)4 】を用いる場合は、ALD法による成膜の際は、200℃以上300℃以下程度にする。その後昇温して、MOCVD法による成膜の際は、400℃以上500℃以下にすることが好ましい。または、前記原料として、前記有機金属化合物のうち,ハフ二
ウム t−ブトキシド
【 Hf(OC(CH3)3)4 】または,ジルコ二ウム t−ブトキシ
ド
【 Zr(OC(CH3)3)4 】を用いる場合は、ALD法による成膜の際は、100℃以上200℃以下程度にする。その後昇温して、MOCVD法による成膜の際は、300℃以上400℃以下にすることが好ましい。

または、半導体基板であるSiウエハ5をサセプタ3に載置後、前記ヒータ4でウエハ5を昇温開始してからALD法による成膜を開始する時間(例えば、第1原料を供給開始する時間)における単位時間当たりの昇温温度は、前記ALD法での成膜の後、前記ヒータ4でウエハ5を昇温開始してからMOCVD法による成膜を開始する時間(例えば、第1原料を供給開始する時間)における単位時間当たりの昇温温度より大きくなるよう温度を制御する。ALD法による成膜時よりMOCVD法による成膜時を高温で実施することにより、高い成膜スピードで膜質の高い膜を形成することができる。
