本発明は、高速信号線に関し、より詳細には、光通信、光情報処理の分野で使用される高速光送受信モジュールなどに用いられるパッケージにおいて、高速の電気信号を入出力する高速信号線に関する。

【従来の技術】
近年、データ通信需要の急激な増大により、光ネットワークの高速・広帯域化が活発に進められている。従来の電話網を中心とした幹線系ネットワークはもとより、WAN(Wide Area Network)、MAN(Metropolitan Area Network)またはLAN(Local Area Network)のバックボーン等、経済化が強く求められているネットワークにおいても高速化の動きが加速している。このような状況において、伝送速度が10Gb/sを越える高速の光送受信モジュールの低コスト化が強く求められている。

従来、伝送速度が1Gb/sを越える高速光送受信モジュールは、セラミックもしくは金属を材料とするパッケージを用いて作製されていた。図1〜図3に、従来の高速光送受信モジュールで用いられている代表的な高速信号線の構成を示す。図1に示したマイクロストリップ線路は、誘電体11上に形成された高速信号線12と、誘電体11a,11b内部に金属製の薄膜等から形成された電気的な基準面となるグランド面13とから構成されている。誘電体内部にグランド面を設置する必要があり、作製上の工程が多くなるという問題がある。

図2に示したコプレーナ線路は、誘電体11上に形成された高速信号線12と、高速信号線12の両側に形成された電気的な基準面となるグランド面14a,14bとから構成されている。マイクロストリップ線路と比較して、誘電体内部にグランド面を設置する必要がないため作製上の工程は少ない。しかし、所定のインピーダンスを有する高速信号線12を形成するために、高速信号線12の幅を大きくとるか、または高速信号線12とグランド面14a,14bとの間隔を小さくする必要があり、広い面積が必要になったり、高い加工精度が要求される等の問題がある。

図3に示したグランデッドコプレーナ線路は、誘電体11上に形成された高速信号線12と、誘電体11a,11b内部に金属製の薄膜等から形成されたグランド面13と、高速信号線12の両側に形成されたグランド面14a,14bとから構成されている。コプレーナ線路のような作製上の問題は少ないが、マイクロストリップ線路と同様に作製上の工程が多くなるという問題がある。

図4に、従来の高速光受信モジュールの第1例を示す。1Gb/s以上の伝送速度で動作する高速光受信モジュールは、現在広く用いられているバタフライ型の金属製またはセラミック製のパッケージを用いている。光受信モジュールは、側面に金属製リード22が取り付けられたセラミック製パッケージ21に、フォトダイオード23とベアチップのプリアンプIC24とが搭載されている。光受信モジュールの前面には、レンズを収容し、光ファイバ26に接続されたレンズホルダー25が設けられ、後面には、電気信号を出力する高周波コネクタ27が設けられている。

光ファイバ26を通して送られてきた光信号は、レンズを介してフォトダイオード23で受信される。フォトダイオード23は、光信号を電気信号に変換し、ボンディングワイヤを介してプリアンプIC24に入力する。プリアンプIC24で増幅された電気信号は、ボンディングワイヤと、セラミック製パッケージ21上に形成された高速信号線28と、高周波コネクタ27とを介して光受信モジュールから出力される。

高速信号線28は、マイクロストリップ線路により形成され、高速信号線28の下部には、セラミック製パッケージ21内部にグランド面29が挿入されている。高速信号線28とグランド面29との間隔は、所定の線路インピーダンス、例えば50Ωとなるように一定の間隔が保たれている。また、グランド面29は、導電性を有する金、アルミニウムなどの金属材料により、メッキ加工を施して形成されている。グランド面29は、導電性材料でメッキ加工されたセラミック製パッケージ21の側面または底面と電気的に接続されている。電気的な接続には、グランド面29とパッケージの底面との間に、スルーホール30を複数個設置する。スルーホール30は、側壁を導電性材料でメッキ加工するか、または導電性材料で埋め込むことにより、電気的接続を実現している。

図5に、従来の高速光受信モジュールの第1例における高速信号線の詳細を示す。高速信号線28とグランド面29との構成により、線路インピーダンスを高周波コネクタ27の特性インピーダンスと整合させることができる。これにより良好な周波数特性を得ることができるが、信号出力がコネクタ形式となっているため、実装基板上に搭載されたポストアンプ、論理素子等の電子デバイスと、電気的に接続することが難しいという欠点がある。

図6に、従来の高速光送信モジュールを示す。高速光送信モジュールは、回路基板をくりぬいたり、リードを折り曲げることなく、回路基板に実装が可能な表面実装型セラミック製パッケージ41を用いている。光送信モジュールは、セラミック製パッケージ41の底面に金属製のリード42が取り付けられ、レーザダイオード43と配線板44が搭載されている。光送信モジュールの前面には、レンズを収容し、光ファイバに接続されたレンズホルダー45が設けられている。

図7に、従来の高速光送信モジュールにおける高速信号線の詳細を示す。本構成は、配線板44におけるマイクロストリップ線路の高速信号線48と、リード42c〜42eで構成されるコプレーナ線路の高速信号線とは、スルーホールで接続されている。高速信号線48は、その周囲をグランド面47と接続された複数のスルーホール46で取り囲むことにより、インピーダンスの整合をとっている。これにより実装基板上に搭載された電子デバイスとの接続を容易し、良好な周波数特性を得ることができる。

図8に、従来の高速光受信モジュールの第2例を示す。高速光受信モジュールは、低価格化を目的に開発されたプラスチック製パッケージを用いている。プラスチック製パッケージ51は、一般に、ミニDIL(Dual−In−Line)型と呼ばれ、トランスファーモールド成形技術を用いて作製されている。プラスチック製パッケージ51は、金属製のリード52と、フォトダイオード53およびプリアンプIC54を搭載した金属製のステージとをプラスチック材料(樹脂)で挟み込んだ簡易な構造を有している。プラスチック製パッケージ51から突き出たリード52を、図8に示したように折り曲げることにより、光受信モジュールを実装基板57上に搭載することができる。

図9に、従来の高速光受信モジュールの第2例における高速信号線の詳細を示す。第2例における高速信号線58は、図5、図7に示した高速信号線と比較して、低価格で簡易に作製でき、かつ、実装基板上に搭載された電子デバイスとの接続も容易である。その反面、所定のインピーダンスを保つために、高速信号線58の下部、またはその周囲にグランド面を配置することは困難である。従って、1GHzを越える高い周波数領域で、良好な周波数特性を得ることは難しい。

【発明が解決しようとする課題】
図5、図7に示した高速信号線は、線路インピーダンスが一定で、良好な周波数特性が得やすい。しかしながら、作製の際には、セラミック製の薄板を何層か積み重ねて焼結しなければならず、かつ、スルーホールを複数設ける必要があるので、作製上の手間がかかり、価格も高くなるという問題があった。

図9に示した高速信号線は、金属製のリードをプラスチック製の材料で挟み込むだけで作製できるため、短時間、かつ、低価格に作製できるという利点がある反面、1GHzを超える周波数域においては良好な周波数特性を得ることが難しいという問題があった。

本発明は、このような問題に鑑みてなされたもので、その目的とするところは、高速の電気信号を入出力するパッケージにおいて、短時間かつ低価格に作製することができるとともに、高周波領域まで良好な周波数特性を得ることのできる高速信号線を提供することにある。

【課題を解決するための手段】
上記目的を達成するため、請求項1記載の本発明は、電気的に絶縁性を有する基板の一方の面に導電性を有する薄膜状の1または複数の信号配線が形成され、前記基板の他方の面に導電性を有する薄膜状の電気的基準面が形成された高速信号線において、前記他方の面は、前記一方の面の方向に掘り込まれて前記電気的基準面が形成され、前記高速信号線が所定のインピーダンスを有するように構成されたことを特徴とする。

【発明の実施の形態】
以下、図面を参照しながら本発明の実施形態について詳細に説明する。
図10に、本発明の第1の実施形態にかかる高速信号線の構成を示す。セラミック等の誘電体、プラスチック等の絶縁性材料からなるパッケージ101の一方の面に高速信号線102が形成されている。高速信号線102が形成された面の反対側の面より、パッケージ101を掘り込み103を形成することにより高速信号線102と平行になる面を形成する。掘り込み103の内面には、メッキまたは蒸着により金属薄膜を貼り付けることにより、高速信号線102に所定のインピーダンスを発生させるための、電気的な基準面となるグランド面104を形成する。

[第1の実施例]
図16に、本発明の高速信号線を適用した第1の実施例の構成を示す。第1の実施例は、高速信号増幅モジュールであり、プラスチック製基板201上に10GHz以上の高周波帯域を有する高速信号増幅器IC202を搭載している。高速信号増幅器IC202に対する信号入出力用の高速信号線203a,203bとして、プラスチック製基板201上にマイクロストリップ線路が形成されている。高速信号増幅器IC202は、電極パターンの形成された面を下にして、プラスチック製基板201上に形成された電極パッド205上に、ハンダバンプを用いてベアチップ搭載されている。高速信号線203a,203bの両端には、SMA型高周波コネクタ204a,204bが取り付けられ、高速信号増幅器IC202の入力信号強度と出力信号強度の比である利得特性を測定することができる。

[第2の実施例]
図22に、本発明の高速信号線を適用した第2の実施例の構成を示す。第2の実施例は、高速光受信モジュールである。高速光受信モジュールは、光ファイバと半導体受光素子であるフォトダイオードとを光学的に接続し、光信号を電気信号に変換する。高速光受信モジュールの外殻は、MID技術により作製されたプラスチック製パッケージ301である。プラスチック製パッケージ301上には、光ファイバ素線を固定するためのV溝状に加工されたガイドを有するガラス製V溝基板302が搭載され、光ファィバ306とフォトダイオード303とを光学的に接続している。また、プラスチック製パッケージ301上には、電気信号を増幅して出力するためのプリアンプIC304が搭載されている。

プリアンプIC304から出力された電気信号は、プラスチック製パッケージ301上に形成された高速信号線307を介して外部に出力される。フォトダイオード303とプリアンプIC304と高速信号線307とは、それぞれボンディングワイヤにより電気的に接続されている。

シリコン樹脂311は、誘電率が空気より大きいために、その境界付近でインピーダンスの急激な変化が生じる。そこで、インピーダンスの変化を極力小さく抑えるために、プラスチック製パッケージ301の内側では、高速信号線307の折り曲げ角度を90°より大きくしている。このことは、同時に、折れ曲がり部分における電磁界の放射を小さく抑えることができるという効果もある。さらに、プラスチック製パッケージ301の内側と外側とにおいて、高速信号線307のインピーダンスを同一にするために、掘り込み309により形成されたグランド面310と高速信号線307との距離(h1,h2)を変えて作製した。

図25に、第2の実施例の高速光受信モジュールの周波数応答特性を示す。高速光受信モジュールをシリコーン樹脂311で封止し、平均光パワー0.1mWの光を入射した場合の、周波数応答特性の測定結果である。この結果から、高速信号線307におけるインピーダンスの不整合による周波数応答特性上の乱れ、電気的な共振によるピークなどが見られず、良好な周波数応答特性が確認された。ここで、10GHz以上の周波数帯域において、周波数応答特性が悪くなるのは、プリアンプIC304の帯域により制限を受けているためである。

本実施形態においては、高速信号線の構成を、プラスチック製パッケージに適用した場合を例にとって説明したが、セラミック、金属等の他の材料からなるパッケージに適用した場合でも有効である。また、MID技術を適用して作製されたプラスチック製パッケージを用いたが、切削加工やトランスファーモールド成形技術等の他の技術を用いて作製されたものを用いてもよい。

本実施形態によれば、高速信号線の配置された面と反対側の面に、メッキまたは蒸着により金属薄膜を付着させることにより、簡易に所定のインピーダンスを持った高速信号線を形成することができる。従って、従来のように、誘電性の薄板を多層に積層する必要がない。特に、従来、高速信号線を折り曲げる際に用いられていた複数のスルーホールを、信号線の周囲に設置する必要がない。

また、図10〜図13に示したように、高速信号線が折れ曲がった場合でも、インピーダンスを一定に保つことができる。さらに、パッケージに掘り込みを1箇所形成しておくだけであり、折り曲がりのない場合と比較して工程数が増えることはない。

一方、従来のスルーホールを用いる方法では、高速信号線の折り曲げは、90度の方向にしかできなかった。本実施形態によれば、図14、図15に示したように、折り曲げの角度を任意に形成することができるので、折れ曲がり部での電磁界の放射損失を減らすことができ、高周波帯域での周波数特性をよくすることができる。

さらに、掘り込み部の形状は任意に設定できるため、高速信号線と掘り込みにより形成されたグランド面との間隔を徐々に変化させることも可能であり、高速信号線が途中まで樹脂等の誘電率の異なる媒質で覆われたような場合でも、媒質の境界において生じる信号線のインピーダンスの不整合を小さく抑えることができるという利点もある。

【発明の効果】
以上説明したように、本発明によれば、基板を堀り込んで、掘り込みの内面に電気的基準面を形成することにより、高速信号線が所定のインピーダンスを有するように構成したので、高速の電気信号を入出力するパッケージにおいて、短時間かつ低価格に作製することができ、高周波領域まで良好な周波数特性を有する高速信号線を得ることが可能となる。
