本発明は、レジスト膜等の塗布膜が形成された半導体ウエハ等の基板に加熱処理や冷却処理を施す熱的処理装置および熱的処理方法に関する。

【従来の技術】
半導体デバイスの製造プロセスにおいては、いわゆるフォトリソグラフィー技術を用いて、半導体ウエハの表面に所定の回路パターンを形成している。このフォトリソグラフィー工程では、例えば、洗浄処理された半導体ウエハにフォトレジスト液を塗布してレジスト膜を形成し、所定のパターンでレジスト膜を露光し、これを現像処理するという一連の処理が行われている。

近年では、KrF線やArF線を用いた回路パターンの微細化や高密度化が進められており、これに対応したレジストとして化学増幅型レジストが用いられるようになってきている。この化学増幅型レジストを用いた場合には、露光処理された半導体ウエハを所定時間、所定温度で加熱処理した後に所定温度に冷却し、その後に現像処理を行う。この半導体ウエハの露光処理後の加熱/冷却処理、所謂、ポストエクスポージャーベーク処理には、一般的に、所定温度に保持されたホットプレート上に露光処理された半導体ウエハを載置して所定時間保持し、その後に、半導体ウエハを所定の低い温度(例えば、室温近傍の温度)に保持されたクーリングプレートの上に載置して冷却するという方法が採られている。

【発明が解決しようとする課題】
しかしながら、近年、回路パターンの微細化と高密度化が進む中で、このようなポストエクスポージャーベーク処理を用いると、必然的にホットプレートからクーリングプレートへ半導体ウエハを搬送しなければならないために、半導体ウエハをホットプレートからクーリングプレートへ搬送する途中で半導体ウエハの面内で温度分布が生じ、これによって化学増幅型レジストの増幅反応の停止までの時間にばらつきが生じて、CD均一性が低下するという問題が生じている。また、ポストエクスポージャーベーク処理時に半導体ウエハ毎に冷却過程での温度勾配に差が生ずることによって、半導体ウエハ間で化学増幅型レジストの増幅反応の進行の程度に差が生ずる問題も生ずるようになってきている。

また、化学増幅型レジストを用いて所定のばらつきの範囲内に収められた所定の線幅を得るために、フォトリソグラフィープロセスに許容される種々の処理条件の範囲、所謂、プロセスマージンの範囲設定は、従来は露光処理時の露光量とフォーカス値に許容範囲を設けることによって行われており、種々の熱的処理においてはその処理条件は一定とされていた。しかし、例えば、ポストエクスポージャーベーク処理におけるプロセスマージンを広く取ることができれば、ポストエクスポージャーベーク処理での処理不良の発生を抑制することができる。

本発明はかかる事情に鑑みてなされたものであり、塗布膜が形成された基板の面内温度均一性が維持される熱的処理装置および熱的処理方法を提供することを目的とする。また本発明は、複数の基板間での熱処理差を小さくする熱的処理装置および熱的処理方法を提供することを目的とする。さらに本発明は、塗布膜の形成された基板の処理不良を低減する熱的処理装置および熱的処理方法を提供することを目的とする。

【課題を解決するための手段】
上記課題を解決するために、本発明の第1の観点によれば、表面に塗布膜が形成された基板の熱的処理を行う熱的処理装置であって、
基板を載置するステージと、
前記ステージを所定温度に加熱する加熱手段と、
前記ステージを貫通して配置され、その先端で基板を支持するピン部材と、
前記ピン部材を昇降し、基板が支持される前記ピン部材の先端位置を任意の高さ位置で保持するピン昇降機構と、

前記ステージに載置されて加熱処理された基板が基板全体で略均一に冷却されるように、前記基板を前記ステージの上方に持ち上げて保持する高さを調整することにより前記基板の冷却速度が制御されることを特徴とする熱的処理装置、が提供される。

【発明の実施の形態】
以下、本発明の実施の形態について図面を参照しながら詳細に説明する。ここでは、レジスト液が塗布され、露光処理された半導体ウエハ(以下「ウエハ」という)のポストエクスポージャーベーク処理を行うホットプレートユニット(以下「PEBユニット」という)を備え、レジスト塗布から現像処理までを一貫して行うレジスト塗布・現像処理システムを例に挙げて説明することとする。

図1は、レジスト塗布・現像処理システム1を示す概略平面図、図2はその正面図、図3はその背面図である。レジスト塗布・現像処理システム1は、搬送ステーションであるカセットステーション10と、複数の処理ユニットを有する処理ステーション11と、処理ステーション11に隣接して設けられる図示しない露光装置との間でウエハWを受け渡すためのインターフェイスステーション12と、を具備している。

カセットステーション10は、被処理体としてのウエハWを複数枚、例えば25枚単位でウエハカセットCRに搭載された状態で、他のシステムから本レジスト塗布・現像処理システム1へ搬入し、または本レジスト塗布・現像処理システム1から他のシステムへ搬出する等、ウエハカセットCRと処理ステーション11との間でウエハWの搬送を行うためのものである。

カセットステーション10においては、図1に示すように、カセット載置台20上に図中X方向に沿って複数(図では4個)の位置決め突起20aが形成されており、この突起20aの位置にウエハカセットCRがそれぞれのウエハ出入口を処理ステーション11側に向けて1列に載置可能となっている。ウエハカセットCRにおいてはウエハWが垂直方向(Z方向)に配列されている。また、カセットステーション10は、カセット載置台20と処理ステーション11との間に位置するウエハ搬送機構21を有している。

ウエハ搬送機構21は、カセット配列方向(X方向)およびその中のウエハWの配列方向(Z方向)に移動可能なウエハ搬送用ピック21aを有しており、このウエハ搬送用ピック21aにより、いずれかのウエハカセットCRに対して選択的にアクセス可能となっている。また、ウエハ搬送用ピック21aは、図1中に示されるθ方向に回転可能に構成されており、後述する処理ステーション11側の第3の処理部G3に属するアライメントユニット(ALIM)およびエクステンションユニット(EXT)にもアクセスできるようになっている。

一方、処理ステーション11は、ウエハWに対してレジスト液の塗布および現像を行う際の一連の工程を実施するための複数の処理ユニットを備え、これらが所定位置に多段に配置されており、各処理ユニットにおいてウエハWは1枚ずつ処理される。この処理ステーション11は、図1に示すように、中心部にウエハ搬送路22aを有しており、この中に主ウエハ搬送機構22が設けられ、ウエハ搬送路22aの周りに全ての処理ユニットが配置された構成となっている。これら複数の処理ユニットは、複数の処理部に分かれており、各処理部は複数の処理ユニットが垂直方向(Z方向)に沿って多段に配置されている。

主ウエハ搬送機構22は、図3に示すように、筒状支持体79の内側にウエハ搬送装置76を上下方向(Z方向)に昇降自在に装備している。筒状支持体79は図示しないモータの回転駆動力によって回転可能となっており、それに伴ってウエハ搬送装置76も一体的に回転可能となっている。ウエハ搬送装置76は、搬送基台77の前後方向に移動自在な複数本の保持アーム78を備え、これらの保持アーム78によって各処理ユニット間でのウエハWの受け渡しを実現している。

図1に示すように、レジスト塗布・現像処理システム1においては、5個の処理部G1・G2・G3・G4・G5がウエハ搬送路22aの周囲に実際に配置されている。これらのうち、第1および第2の処理部G1・G2はレジスト塗布・現像処理システム1の正面側(図1における手前側)に並列に配置され、第3の処理部G3はカセットステーション10に隣接して配置され、第4の処理部G4はインターフェイスステーション12に隣接して配置されている。また、第5の処理部G5は背面部に配置されている。

第1の処理部G1では、コータカップ(CP)内でウエハWを図示しないスピンチャックに乗せて所定の処理を行う2台のスピナ型処理ユニットであるレジスト塗布処理ユニット(COT)およびレジストのパターンを現像する現像処理ユニット(DEV)が下から順に2段に重ねられている。第2の処理部G2も同様に、2台のスピナ型処理ユニットとしてレジスト塗布処理ユニット(COT)および現像処理ユニット(DEV)が下から順に2段に重ねられている。

第3の処理部G3においては、図3に示すように、ウエハWを載置台SPに載せて所定の処理を行うオーブン型の処理ユニットが多段に重ねられている。すなわち、レジストの定着性を高めるためのいわゆる疎水化処理を行うアドヒージョンユニット(AD)、位置合わせを行うアライメントユニット(ALIM)、ウエハWの搬入出を行うエクステンションユニット(EXT)、冷却処理を行うクーリングプレートユニット(COL)、露光処理前や現像処理後にウエハWに対して加熱処理を行う4つのホットプレートユニット(HP)が下から順に8段に重ねられている。なお、アライメントユニット(ALIM)の代わりにクーリングプレートユニット(COL)を設け、クーリングプレートユニット(COL)にアライメント機能を持たせてもよい。

第4の処理部G4においても、オーブン型の処理ユニットが多段に重ねられている。すなわち、クーリングプレートユニット(COL)、クーリングプレートを備えたウエハ搬入出部であるエクステンション・クーリングプレートユニット(EXTCOL)、エクステンションユニット(EXT)、クーリングプレートユニット(COL)、および2つのホットプレートユニット(HP)、露光処理されたウエハWのポストエクスポージャーベーク処理専用に用いられる2つのPEBユニット(PEB)が下から順に8段に重ねられている。このPEBユニット(PEB)の構造については後に詳細に説明する。

主ウエハ搬送機構22の背部側に第5の処理部G5を設ける場合に、第5の処理部G5は、案内レール25に沿って主ウエハ搬送機構22から見て側方へ移動できるようになっている。したがって、第5の処理部G5を設けた場合でも、これを案内レール25に沿ってスライドすることにより空間部が確保されるので、主ウエハ搬送機構22に対して背後からメンテナンス作業を容易に行うことができる。

上述したレジスト塗布・現像処理システム1においては、先ず、カセットステーション10において、ウエハ搬送機構21のウエハ搬送用ピック21aがカセット載置台20上の未処理のウエハWを収容しているウエハカセットCRにアクセスして1枚のウエハWを取り出し、第3の処理部G3のエクステンションユニット(EXT)に搬送する。

その後、ウエハWは現像処理ユニット(DEV)に搬送され、そこで露光パターンの現像が行われる。現像終了後、ウエハWはいずれかのホットプレートユニット(HP)に搬送されてポストベーク処理が施され、次いで、クーリングプレートユニット(COL)により冷却される。このような一連の処理が終了した後、第3の処理部G3のエクステンションユニット(EXT)を介してカセットステーション10に戻され、いずれかのウエハカセットCRに収容される。

次に、PEBユニット(PEB)について詳細に説明する。図4はPEBユニット(PEB)の一実施形態を示す断面図である。PEBユニット(PEB)は、ハウジング30と、ウエハWを載置するステージ31と、ステージ31を貫通して配置され、上端でウエハWを支持してウエハWを昇降させるリフトピン32と、リフトピン32を昇降させる昇降装置33と、を有している。

ハウジング30の側壁にはウエハWを搬入出するための窓部30aが形成されている。この窓部30aは図示しない蓋体によって開閉自在な構成とすることができる。また、ハウジング30の底壁にはガスを導入するための給気口30bが形成されており、ここからハウジング30内に導入されたガスは、ハウジング30の上壁に形成された排気口30cから排気されるようになっている。

ステージ31の表面にはウエハWを支持するプロキシミティピン34が複数箇所に設けられている。このプロキシミティピン34の高さは、例えば、約0.1mmとすることができる。但し、このプロキシミティピン34は必ずしも必要なものではなく、ウエハWをステージ31の表面に直置きしてもよい。

ステージ31の内部にはヒータ35が内蔵されており、ステージ31を所定の温度に昇温して保持することができるようになっている。またヒータ35は、例えば、PID制御によりオン/オフ制御されるようになっており、ステージ31を所定の速度で冷却させることができるようになっている。但し、ステージ31は強制冷却機構を有していないために、ステージ31を自然冷却速度よりも速い冷却速度で冷却することはできない。なお、ヒータ35のパターンは、ウエハWがステージ31上に載置されている際にウエハWの温度分布がウエハW全体で略均一となるように設計されている。

リフトピン32は支持台32aに固定されており、昇降装置33はこの支持台32aを昇降させることによって、リフトピン32を昇降させる。昇降装置33は、例えば、延長方向に延在するガイドと、このガイドと嵌合したスライダと、このスライダを鉛直方向にスライドさせるベルト機構やボールネジ機構等の各種リニア駆動機構から構成されている。このスライダと支持台32aとを連結させて、エアーシリンダやベルト機構の駆動を制御することによって、リフトピン32の昇降速度およびリフトピン32の先端位置(高さ位置)を自由に調節することができるようになっている。

このような構成を有するPEBユニット(PEB)を用いたウエハWの第1の熱的処理方法は以下の通りである。すなわち、ヒータ35を制御してステージ31を所定の温度に保持する。次いで、窓部30aを開いた状態で、露光処理の終了したウエハWを保持した保持アーム78をステージ31の上方に進入させる。続いて昇降装置33を駆動してリフトピン32を上昇させると、ウエハWは保持アーム78からリフトピン32に受け渡される。ウエハWが保持アーム78から離れた後に保持アーム78を退出させ、次いでリフトピン32を降下させると、ウエハWはステージ31の表面に設けられたプロキシミティピン34に支持され、ステージ31から伝わる熱によって加熱処理される。なお、リフトピン32はその先端がステージ31の内部に収容される位置まで降下される。

所定時間の経過後にリフトピン32を所定の高さまで上昇させる。これによりウエハWはリフトピン32に支持された状態で、ステージ31の上方の所定の高さ位置で保持される。こうしてステージ31からウエハWへの熱伝達が行われ難くなるために、ウエハWの温度が低下する。このときのウエハWの冷却速度は、ウエハWを保持する高さ位置を変えることによって調整することができる。

ウエハWを所定の高さ位置で保持する時間は、レジストの反応性に依存して適宜、好適な条件が定められる。これらの条件は、例えば、化学増幅型レジストの増幅反応が100度(℃)以上で起こる場合において、ステージ31が140℃に保持されてウエハWが加熱処理された場合を想定すると、ウエハWの温度が140℃から100℃に下がるまでの温度勾配がウエハW毎に同等となるように、かつ、ウエハWの面内での温度均一性が保持されるように定められる。これは、ウエハWの温度が100℃以下となった後には、ウエハWの面内温度均一性はCD均一性に影響を及ぼさず、また、ウエハW毎の100℃以下での温度勾配の差もまた化学増幅型レジストの増幅反応の進行の程度に差を生じさせないからである。

ウエハWの温度が所定温度まで降下したら、保持アーム78がハウジング30内に進入する高さよりも高い位置にウエハWがある状態として、保持アーム78をハウジング30内に進入させる。次いで、リフトピン32を降下させてウエハWをリフトピン32から保持アーム78に受け渡す。保持アーム78に保持されたウエハWに温度分布の不均一が生じても、その不均一はレジスト膜の諸特性に悪影響を与えない。ウエハWは、必要に応じて、クーリングプレートユニット(COL)に搬送されてより低い温度まで冷却され、その後、現像処理ユニット(DEV)に搬送されて、そこで現像される。

このようなウエハWの熱的処理方法によれば、従来のようにウエハWの加熱処理を行うステージからウエハWの冷却処理を行うステージへのウエハWの搬送を行わないために、ウエハWの搬送時に生じていたウエハW毎の冷却速度の差を小さくすることができる。つまり、ウエハW毎の冷却速度を一定に管理することができるため、ウエハW毎に品質にばらつきが発生することを抑制することができる。

また、従来のように、ウエハWを加熱されたステージ31から常温程度の低い温度に保持されたステージに搬送することによって冷却する場合と比較すると、ウエハWの搬送時に生ずるウエハWの面内での温度均一性を乱れが抑制される。これによって、ウエハWの面内でのCD均一性を高めることができる。

さらに、ウエハWの冷却時の高さを制御することによって、ウエハWの冷却速度を制御することができる。これによって、ポストエクスポージャーベーク処理におけるプロセスマージンを広く取ることができるために、ポストエクスポージャーベーク処理における処理不良を低減することができる。ポストエクスポージャーベーク処理におけるプロセスマージンは、レジスト塗布・現像処理システム1におけるウエハWの処理全体のスループットが低下しない範囲で、できるだけ広く取ることが好ましい。

PEBユニット(PEB)を用いたウエハWの第2の熱的処理方法は以下の通りである。すなわち、上述した第1の熱的処理方法と同様の手順で、ウエハWを所定の温度に保持されたステージ31上に載置し、所定時間保持する。その後、ヒータ35のオン/オフ制御により、ステージ31を所定温度、例えば、化学増幅型レジストの増幅反応が起こらなくなる温度まで、所定の冷却速度で冷却することによって、ウエハWを冷却する。この場合にも、上述した第1の熱的処理方法と同様の効果を得ることができる。ウエハWが所定温度以下となった後の工程は、第1の熱的処理方法と同様に行われる。
