Abstract
Description
【0001】

TECHNICAL FIELD OF THE INVENTION
The present invention relates to a sheet-type heat pipe for efficiently cooling high heat-generating components such as semiconductors, and particularly for efficiently cooling semiconductors and the like mounted in an extremely thin housing.
[0002]
[Prior art]
2. Description of the Related Art In recent years, electronic devices incorporate high-output, highly integrated components such as microprocessors. Microprocessors have a very high degree of integration, and perform high-speed operations such as calculation and control of information, and thus emit a large amount of heat. Various cooling systems have been proposed for cooling chips and the like, which are high-output and highly integrated components. One of the typical cooling systems is a heat pipe.
The heat pipe includes a round pipe heat pipe and a planar heat pipe. For cooling a component to be cooled of an electronic device such as a CPU, a flat heat pipe is preferably used because it can be easily attached to the component to be cooled and a wide contact surface can be obtained.
[0003]
Further, the heat pipe is divided into a top heat mode in which the component to be cooled is located at an upper portion and a bottom heat mode in which the component to be cooled is located at a lower portion at a position where the component to be cooled is attached. In the case of the bottom heat mode, the liquid is refluxed by gravity, but in the case of the top heat mode, the liquid must be refluxed against the gravity. Usually, capillary action by a wick is used.
A space serving as a flow path of the working fluid is provided inside the heat pipe, and the working fluid accommodated in the space undergoes a phase change such as evaporation and condensation, and moves, so that heat is transferred.
[0004]
The details of the heat pipe which has a sealed cavity and transfers heat by phase transformation and movement of the working fluid contained in the cavity are as follows.
At the heat-absorbing side of the heat pipe, the heat generated by the component to be cooled, which has been conducted by conducting heat through the material of the container constituting the heat pipe, is absorbed as latent heat, the working fluid evaporates, and the vapor is radiated by the heat pipe. Move to the side. On the heat radiation side, the vapor of the working fluid condenses to release latent heat, and returns to the liquid state again. The working fluid that has returned to the liquid phase in this way moves (recirculates) to the heat absorbing side again. Heat is transferred by such phase transformation and movement of the working fluid.
In a gravity-type heat pipe, the working fluid in a liquid phase state due to phase transformation moves (refluxes) to the heat absorbing side by gravity.
[0005]
In recent years, housings on which the above-described chips and the like are mounted have been gradually reduced in thickness, and accordingly, heat pipes have also been reduced in thickness.
In a flat thin heat pipe, it is desirable to secure a steam flow path linearly mainly in the direction in which heat is to be transferred, for example, in the longitudinal direction. However, when a container is formed using a metal foil that is thin enough to be easily deformed, the container is crushed from the outside by the atmospheric pressure. FIG. 5 is a diagram showing a conventional mesh. In this mesh, the diameter and the tension of the
[0006]
Therefore, when a thin metal foil is used as a container, a spacer is required as a support for maintaining the shape. Conventional spacers include, for example, spot welding and embossing. However, these techniques require the rigidity of the container itself, and are not suitable for containers made of thin, soft metal foil or the like. Was. Also, when a spacer having a certain degree of rigidity is separately inserted into the container, the spacer may buckle or block the steam flow path when the container is bent. Could not be sought.
Japanese Patent Application Laid-Open No. 2001-165584 discloses a sheet-shaped heat pipe (hereinafter, referred to as “prior art”). In the prior art, a plurality of columnar spacers joined to a container are used.
[0007]
[Problems to be solved by the invention]
However, the prior art sheet heat pipe has the following problems.
That is, the intervals between the columnar spacers are not uniform, and there is a possibility that the performance may vary, and the reliability is lacking. Further, since the columnar spacer is bonded to the container by an adhesive or the like, a non-condensable gas may be generated inside the container, which may impair long-term reliability. Further, when the container body is bent, the joined columnar spacers may be peeled off from the container, and the performance may be deteriorated. Further, individual differences between products may increase. Further, there is a problem that the number of members and the number of steps increase.
[0008]
Accordingly, an object of the present invention is to provide a thin heat pipe which can be used for efficiently cooling a heat-generating electronic component such as a CPU mounted in an extremely thin housing.
[0009]
[Means for Solving the Problems]
The inventor has conducted intensive studies to solve the above-mentioned conventional problems. As a result, a mesh formed by vertical and horizontal lines of different diameters so as to increase the capillary force in a predetermined direction in a sealed container formed by joining the peripheral portions of two foil sheets. It was found that by accommodating in a movable state, it was possible to bend, secure a steam flow path in a predetermined direction without being crushed by the atmosphere, and to enable the mesh to function as both a spacer and a wick. .
[0010]
Furthermore, in a sealed container formed by joining the peripheral portions of two foil-shaped sheets, a vertical wire and a horizontal wire having different diameters composed of twisted wires formed by a plurality of strands are formed. By accommodating the mesh in a movable state, it is possible to bend, easily secure a steam flow path along the heat transfer direction without being crushed by the atmosphere, and further obtain a capillary force inside the vertical line. It turned out that the mesh could perform both the function of a spacer and a wick.
[0011]
Furthermore, a high-density mesh composed of vertical and horizontal lines of different diameters and having a high density of small-diameter lines is movably accommodated in a sealed container formed by joining the peripheral portions of two foil-shaped sheets. By doing so, it is possible to bend, easily secure a steam flow path along the heat transfer direction without being crushed by the atmosphere, and further increase the contact area between the container wall surface and the mesh to increase the capillary force. It turns out that it can.
[0012]
The present invention has been made based on the above research results, and a first aspect of the thin heat pipe of the present invention is a sealed heat pipe formed by joining the peripheral portions of a laminated foil sheet. A container, a mesh formed by vertical lines and horizontal lines having different diameters to increase the capillary force in a predetermined direction, which is movably accommodated in the container, and a working fluid sealed in the container. It is a thin heat pipe provided.
[0013]
A second aspect of the thin heat pipe of the present invention is the thin heat pipe, wherein the mesh is a plain woven mesh in which the diameter of a vertical line is larger than the diameter of a horizontal line.
[0014]
A third aspect of the thin heat pipe of the present invention is a closed heat pipe formed by joining the peripheral portions of a superposed foil-like sheet, and a plurality of thin heat pipes movably accommodated in the container. A thin heat pipe comprising a mesh consisting of vertical and horizontal wires of different diameters formed of stranded wires formed by elementary wires, and a working fluid sealed in the container.
[0015]
In a fourth aspect of the thin heat pipe of the present invention, the mesh is made of a woven mesh in which the diameter of a vertical line is larger than the diameter of a horizontal line, and the number of vertical lines is smaller than the number of horizontal lines. Many, thin heat pipes.
[0016]
A fifth aspect of the thin heat pipe according to the present invention is directed to a closed container formed by joining the peripheral portions of the superposed foil-shaped sheets, and different diameters movably accommodated in the container. A thin heat pipe comprising a mesh consisting of vertical and horizontal lines and having a high density of small-diameter lines, and a working fluid sealed in the container.
[0017]
A sixth aspect of the thin heat pipe of the present invention is a thin heat pipe, wherein the mesh is a tatami mesh having a vertical line diameter larger than a horizontal line diameter and a horizontal line density higher than a vertical line density. is there.

The thin heat pipe of the present invention increases the capillary force in a predetermined direction, which is contained in a sealed container formed by joining the peripheral portions of superposed foil sheets and is movably accommodated in the container. A thin heat pipe comprising a mesh formed by vertical and horizontal lines having different diameters and a working fluid sealed in a container. The mesh described above is a plain woven mesh in which the diameter of the vertical line is larger than the diameter of the horizontal line.
[0019]
In the thin heat pipe of the present invention, two foil-like sheets are overlapped and the peripheral portion is joined by a method such as seam welding or brazing to form a container. In the container, a mesh formed by vertical and horizontal lines having different diameters so as to increase the capillary force in a predetermined direction is movably accommodated.

FIG. 1 is a diagram illustrating a mesh used for the thin heat pipe of the present invention. As shown in FIG. 1, the
[0021]
When the mesh formed in this manner is accommodated in the container described above in a movable state, even if the container is formed by a sheet of metal foil that is thin enough to be easily deformed,
The steam flow path is easily secured by a plurality of parallel vertical lines having a large diameter arranged in the longitudinal direction of the container without being blocked by the atmospheric pressure. Furthermore, since the above-mentioned mesh is accommodated in the container in a movable state, even if the container is bent, buckling does not occur, and the heat pipe has flexibility.
[0022]
In addition, by properly adjusting the interval between the vertical lines arranged in parallel, even if the container is formed of a thin and soft foil-like sheet, it is not crushed by the atmospheric pressure, and the gap is linearly formed along the vertical line. Can be secured.
As described above, by using a mesh formed by combining two types of wires having different diameters, a steam flow path can be secured, and excellent heat transport characteristics can be obtained as an extremely thin heat pipe.
[0023]
As described above, the container is formed of a metal foil or the like that is thin enough to be flexible in order to obtain flexibility. Containers in which metal foils are joined together by seam welding or brazing have high long-term reliability. In general, it has been believed that a resin has low reliability in terms of permeability, gas generation, and the like. There is an example in which the characteristics are dramatically improved as compared with the above, and these composite materials can be used.
[0024]
Further, the thin heat pipe according to the present invention includes a sealed container formed by joining the peripheral portions of the laminated foil sheets, and a plurality of element wires movably accommodated in the container. A thin heat pipe comprising a mesh composed of vertical and horizontal wires having different diameters formed of stranded wires formed by the above method, and a working fluid sealed in the container.

In the container, meshes composed of vertical and horizontal wires having different diameters and composed of stranded wires formed by a plurality of strands are accommodated in a movable state. That is, the mesh described above is a straw mesh in which the diameter of the vertical line is larger than the diameter of the horizontal line, and the number of the vertical lines is larger than the number of the horizontal lines.

According to this embodiment, as shown in FIG. 2 (b), a capillary force can be obtained even inside the vertical wire by a stranded wire composed of a plurality of strands.
[0027]
When the mesh formed in this manner is accommodated in the container described above in a movable state, even if the container is formed by a sheet of metal foil that is thin enough to be easily deformed,
The steam flow path is easily formed by a plurality of parallel vertical wires (twisted wires composed of a plurality of strands) having a large diameter arranged in the longitudinal direction of the container without being blocked by the atmospheric pressure. Is secured. Furthermore, a capillary force can be obtained even inside the vertical wire by the stranded wire composed of a plurality of strands. Furthermore, since the above-mentioned mesh is accommodated in the container in a movable state, even if the container is bent, buckling does not occur, and the heat pipe has flexibility.
[0028]
In addition, by appropriately adjusting the interval between the vertical lines arranged in parallel, even if the container is formed of a thin and soft foil-like sheet, the container is not crushed by the atmospheric pressure and the vertical lines (consisting of a plurality of element wires) are formed. Gaps can be secured in a straight line along the stranded wire).
As described above, the use of the mesh composed of the

Furthermore, the thin heat pipe according to the present invention includes a sealed container formed by joining the peripheral portions of the stacked foil sheets, and a vertical line having a different diameter, which is movably accommodated in the container. This is a thin heat pipe including a mesh composed of horizontal wires and having a high density of small-diameter wires, and a working fluid sealed in a container. The mesh described above is a tatami mesh.
[0030]
FIG. 3 is a diagram illustrating another embodiment of the mesh used for the thin heat pipe of the present invention. As shown in FIG. 3, the
According to the tatami mesh formed in this way, the contact area between the wall surface of the container and the mesh can be increased, and the capillary force can be increased.
[0031]
When the mesh formed in this manner is accommodated in the container described above in a movable state, even if the container is formed by a sheet of metal foil that is thin enough to be easily deformed,
The steam flow path is easily secured along the vertical line arranged in the longitudinal direction of the container and the horizontal line arranged in the width direction of the container without the steam flow path being blocked by the atmospheric pressure. Furthermore, since the above-mentioned mesh is accommodated in the container in a movable state, even if the container is bent, buckling does not occur, and the heat pipe has flexibility.
[0032]
As described above, by using a mesh formed by combining vertical lines and horizontal lines having slightly different diameters and increasing the density of horizontal lines, a steam flow path is secured, and excellent heat is obtained as an extremely thin heat pipe. Transport properties can be obtained.

As a material for the container of the flat heat pipe, a metal having good heat conductivity such as copper (C1020, C1100, C1200) and aluminum (A1010 A1100 A5000 series, A6000 series, A7000 series) is used. When a clad material is used, dissimilar metals, for example, aluminum / copper, copper / ceramics (alumina, beryllia, aluminum nitride, copper tungsten) can be used. Various shapes such as a circular cross-section, an ellipse, and a rectangle are possible for the shape of the flat heat pipe.
As the working fluid sealed in the closed cavity, water, alternative Freon, Florina, cyclopentane, or the like is used depending on the compatibility with the material of the container.
[0034]
As described above, in the thin heat pipe of the present invention, a plain woven mesh formed by vertical and horizontal lines having different diameters to increase the capillary force in a predetermined direction, and a stranded wire formed by a plurality of strands. A straw mat mesh consisting of vertical and horizontal lines of different diameters, a tatami mesh formed by vertical lines and horizontal lines where the diameter of the vertical lines is larger than the diameter of the horizontal lines and the density of the horizontal lines is higher than the density of the vertical lines. The steam flow path along the heat transfer direction can be easily secured without using other spacers simply by inserting the steam path into the container. Further, after degassing, the container is pressed against the mesh by the atmospheric pressure, so that the mesh is fixed in the container, the adhesion between the mesh and the inner wall of the container is good, and as a result, a high capillary force is obtained.
[0035]
【The invention's effect】
As described above, according to the present invention, without using spacers, crushing due to atmospheric pressure is prevented, good capillary force is provided, thin, flexible, heat transport is large, and high performance thin A sheet-like heat pipe can be provided.
Further, it is possible to provide a thin heat pipe that can be used for efficiently cooling a heat-generating electronic component such as a CPU mounted in an extremely thin housing.
