Description
【0001】

TECHNICAL FIELD OF THE INVENTION
The present invention relates to a method for manufacturing a surface acoustic wave device in which a plurality of surface acoustic wave elements are mounted on one mounting substrate by a flip chip method, and a surface acoustic wave device and a communication device using the same, and in particular, The present invention relates to a method for manufacturing a surface acoustic wave device that applies an ultrasonic wave to a connected portion when connecting a pattern electrode formed on a mounting substrate and a protruding electrode formed on a surface acoustic wave element.
[0002]
[Prior art]
A surface acoustic wave device is a device including a surface acoustic wave element using a surface acoustic wave propagating along the surface of an elastic body, and is used for a delay line, a filter, a resonator, and the like. Since the surface acoustic wave has a shorter wavelength than the electromagnetic wave, there are advantages such as easy downsizing of the surface acoustic wave device itself. Therefore, for example, in a mobile phone, a surface acoustic wave device is used as a filter provided in a high-frequency circuit.
[0003]
However, in recent years, in particular, in mobile phones, further reduction in size and height have been demanded, and therefore, further reduction in size and height of surface acoustic wave devices have been demanded. Therefore, as a method of manufacturing a surface acoustic wave device having a smaller size and a lower profile, for example, a surface acoustic wave device using a flip-chip method such as a surface acoustic wave device disclosed in Japanese Patent Application Laid-Open No. H11-122072. A method of mounting a wave element on a mounting board has been effectively used.
[0004]
Specifically, in the technique of the above publication, as disclosed in the fifth embodiment, a surface acoustic wave device is mounted by mounting a plurality of surface acoustic wave elements on one mounting substrate using a flip chip method. To manufacture. This makes it possible to realize a plurality of filter functions with one surface acoustic wave device, so that a small surface acoustic wave device exhibiting a plurality of filter functions can be obtained. In addition, mounting the surface acoustic wave element on the mounting board by using the flip chip method is hereinafter referred to as “flip chip connection”.
[0005]
Here, the flip-chip method is a method in which bumps (protruding electrodes) are formed on an electrode forming surface of a surface acoustic wave element, and the electrode forming surface is connected to a pattern electrode of a mounting substrate so as to be connected. Therefore, in this method, the surface acoustic wave element and the mounting board are electrically and mechanically connected via the bumps. That is, the connecting portion between the bump and the pattern electrode on the mounting board simultaneously realizes two functions of electrical conduction and mechanical strength for fixing and holding the surface acoustic wave element. Therefore, the connection portion is required to have high reliability.
[0006]
In the flip-chip connection, in the connection step of connecting the bump and the pattern electrode, as a specific method, a method of connecting using only heat or heat and pressure, a method of applying ultrasonic waves simultaneously with the pressure, a method of pressing At the same time, a method of applying heat and ultrasonic waves in combination is used. Above all, if ultrasonic waves are used in the connection step, the connection between the bump and the electrode pattern can be made more reliable.
[0007]
Japanese Patent Application Laid-Open No. 2001-189639 discloses that a plurality of surface acoustic wave chips are bonded face-down to a package. The plurality of surface acoustic wave chips are arranged such that adjacent sides of the surface acoustic wave chip on which no signal terminals are arranged are substantially parallel to each other, and the signal terminals are arranged in a row of signal terminals arranged on opposing sides. Are arranged substantially parallel to each other.
[0008]
Japanese Patent Application Laid-Open No. 2001-257236 discloses that a plurality of elements are flip-chip bonded to a package. At this time, elements having different thicknesses are used, and the heights of the electrode lands are changed.
[0009]
[Problems to be solved by the invention]
However, when a plurality of surface acoustic wave devices are mounted on a mounting board by flip-chip connection, the use of ultrasonic waves in the above connection step causes a problem that mechanical connection strength at a connection portion between the bump and the pattern electrode is reduced. Occurs.
[0010]
Specifically, after one surface acoustic wave element is flip-chip connected to the mounting substrate, the next surface acoustic wave element is flip-chip connected, and the ultrasonic wave applied to connect the latter surface acoustic wave element is connected. However, resonance occurs in the former surface acoustic wave element already connected. As a result, the mechanical strength of the connection between the bump and the pattern electrode is reduced, which has an adverse effect on fixing and holding the surface acoustic wave element, and also impairs electrical conduction. As a result, the reliability of the connection is greatly impaired.
[0011]
Japanese Patent Application Laid-Open No. H11-122072 discloses that a plurality of surface acoustic wave devices are mounted on a mounting board by flip-chip connection. However, the problem caused by the use of the ultrasonic waves in the connection step is solved. No consideration is given to doing so. Therefore, there arises a problem that the reliability of the connection portion cannot be sufficiently improved.
[0012]
In the above-mentioned Japanese Patent Application Laid-Open No. 2001-189639, similarly to Japanese Patent Application Laid-Open No. 11-22072, an ultrasonic wave applied when one surface acoustic wave element is first mounted by flip chip bonding is applied to an already mounted element. A problem arises in that resonance occurs and mechanical connection strength at the connection between the bump and the pattern electrode is reduced.
[0013]
Further, in Japanese Patent Application Laid-Open No. 2001-258236, even if elements having different thicknesses are used or the heights of the electrode lands are changed, one element is first flip-chip bonded and then the next element is flip-chip bonded. Ultrasonic waves applied at the time of bonding and mounting cause resonance in the already mounted element, causing a problem that mechanical connection strength at the connection between the bump and the pattern electrode portion is reduced.
[0014]
The present invention has been made in view of the above problems, and an object of the present invention is to provide a flip-chip connection using ultrasonic waves, which is generated when a plurality of surface acoustic wave elements are mounted on a mounting board, and that a connection portion is formed. An object of the present invention is to provide a method for manufacturing a surface acoustic wave device that can prevent a decrease in mechanical strength.
[0015]
[Means for Solving the Problems]
The present inventors have conducted intensive studies to solve the above-mentioned problems, and as a result, when flip-chip connecting the surface acoustic wave element later, to the surface acoustic wave element that has been connected first, the ultrasonic wave To prevent the occurrence of resonance, it has been found that it is very effective to change the conditions of flip chip connection to different conditions, and have completed the present invention.
[0016]
That is, the method for manufacturing a surface acoustic wave device according to the present invention, in order to solve the above problems, when mounting the surface acoustic wave element on a mounting substrate, formed a plurality of protruding electrodes on the surface acoustic wave element In the method for manufacturing a surface acoustic wave device including a flip-chip connecting step of connecting the pattern electrode formed on the mounting substrate and the projecting electrode, the method includes connecting the pattern electrode and the projecting electrode with the projecting electrode. At least one of the electrode formation conditions, the weight of the surface acoustic wave element, the substrate material of the surface acoustic wave element, the temperature of the surface acoustic wave element, and the shape of the surface acoustic wave element is made different for each surface acoustic wave element. Thus, ultrasonic waves are applied to a connected portion.
[0017]
According to the above-mentioned method, the surface acoustic wave element including the conditions for forming the bump electrodes is changed for each surface acoustic wave element to be mounted. Therefore, the plurality of surface acoustic wave elements substantially become “independent media”, and the entire plurality of surface acoustic wave elements do not substantially form “one integrated medium”.
[0018]
Therefore, even when an ultrasonic wave is applied at the time of mounting the surface acoustic wave element, it is possible to avoid a situation in which the connection between the pattern electrode and the protruding electrode resonates due to the ultrasonic vibration and the mechanical strength is reduced. . As a result, in manufacturing the surface acoustic wave device, it is possible to suppress a decrease in yield due to poor connection and to avoid a failure of the surface acoustic wave device due to a decrease in reliability of the connection portion.
[0019]
In the method for manufacturing a surface acoustic wave device according to the present invention, in the above-described method, the weight of the surface acoustic wave element to be flip-chip connected first to the mounting substrate is equal to the weight of the surface acoustic wave element to be flip-chip connected thereafter. It is preferable to select the order of flip chip connection so as to be relatively heavy.
[0020]
In the application of ultrasonic waves for flip-chip connection, ultrasonic vibrations are transmitted to the surroundings through the mounting substrate. When a plurality of surface acoustic wave elements are ultrasonically bonded, and when there is a surface acoustic wave element that has already been bonded, strong ultrasonic vibrations propagate without reaching the above-described resonance, and the bonding portion is formed. Degradation can occur.
[0021]
In order to prevent resonance as described above, when changing the conditions between a plurality of surface acoustic wave elements, the surface acoustic wave elements that require bonding conditions that have a greater effect on the surroundings are first joined, and then the surroundings are removed. By joining the surface acoustic wave devices having the joining condition with less influence, the deterioration of the joint can be minimized. This makes it possible to further suppress a decrease in yield due to poor connection or to avoid a failure of the surface acoustic wave device due to a decrease in reliability of the connection portion, as compared with a case where the conditions of a plurality of surface acoustic wave elements are simply changed. Can be.
[0022]
When the surface acoustic wave element is heavy, the surface acoustic wave element to which the ultrasonic vibration having a sufficient output is applied has a greater influence on the surroundings than when the surface acoustic wave element is lighter.
[0023]
In the method for manufacturing a surface acoustic wave device according to the present invention, in the above-described method, the conditions for forming the projecting electrodes include the number of projecting electrodes, the material of the projecting electrodes, the average weight of the projecting electrodes, the shape of the projecting electrodes, and the projecting electrodes. At least one of the above arrangements is included.
[0024]
According to the above method, the specific conditions that directly affect the connection between the protruding electrode and the pattern electrode, ie, the conditions for forming the various protruding electrodes, are changed. Therefore, by changing at least one of these conditions, it is possible to reliably avoid resonance of the connection portion. As a result, in the manufacture of the surface acoustic wave device, it is possible to further suppress a decrease in yield due to poor connection and to more reliably avoid a failure of the surface acoustic wave device due to a decrease in reliability of the connection portion.
[0025]
In the method for manufacturing a surface acoustic wave device according to the present invention, in the above-described method, the number of projecting electrodes of the surface acoustic wave element to be flip-chip connected first to the mounting substrate may be changed to the surface acoustic wave element to be flip-chip connected thereafter. It is preferable to select the order of flip chip connection so as to increase the number of bump electrodes compared to the number of bump electrodes.
[0026]
According to the above method, it is possible to reduce the influence of the previously connected surface acoustic wave element on the joint. This is because the smaller the number of the protruding electrodes, the smaller the influence on the surroundings due to the propagation of the ultrasonic vibration to the mounting substrate.
[0027]
In the method of manufacturing a surface acoustic wave device according to the present invention, in addition to the above method, when connecting the pattern electrode and the protruding electrode, the pressing force of the surface acoustic wave element to the mounting substrate, the temperature of the mounting substrate It is preferable that at least one of the ultrasonic output, the ultrasonic vibration frequency, the ultrasonic application time, and the shape of the pressing surface of the bonding tool to which the ultrasonic is applied be different for each surface acoustic wave element.
[0028]
According to the method described above, the specific conditions directly related to the connection between the protruding electrode and the mounting substrate, such as the applied load to the surface acoustic wave element at the time of flip chip connection and the ultrasonic output, are changed. I have. Therefore, by changing at least one of these conditions, it is possible to avoid resonance of the connection portion. As a result, in the method of manufacturing the surface acoustic wave device, occurrence of connection failure can be suppressed.
[0029]
In the method for manufacturing a surface acoustic wave device according to the present invention, in the above-mentioned method, the ultrasonic output in the flip-chip connection step of the surface acoustic wave element to be flip-chip connected to the mounting substrate is flip-chip connected thereafter. It is preferable to select the flip-chip connection order so as to be larger than the ultrasonic output in the flip-chip connection step of the surface acoustic wave element.
[0030]
When the ultrasonic output is large, the influence on the surroundings is greater than when the ultrasonic output is small. By connecting the surface acoustic wave element having a small ultrasonic output later, it is possible to reduce the influence on the joint of the previously connected surface acoustic wave element.
[0031]
In the method for manufacturing a surface acoustic wave device according to the present invention, in the above-mentioned method, the ultrasonic application time in the flip-chip connecting step of the surface acoustic wave element to be flip-chip connected to the mounting substrate may be changed to the flip-chip connecting time. It is preferable to select the flip-chip connection order so as to be longer than the ultrasonic wave application time in the flip-chip connection step of the surface acoustic wave element.
[0032]
Thereby, the influence on the joint of the previously connected surface acoustic wave element can be reduced. This is because the effect on the surroundings is smaller when the ultrasonic wave application time is shorter than when it is longer.
[0033]
In the method for manufacturing a surface acoustic wave device according to the present invention, in the above-mentioned method, the ultrasonic frequency in the flip-chip connecting step of the surface acoustic wave element to be flip-chip connected to the mounting substrate is flip-chip connected thereafter. It is preferable to select the flip-chip connection order so as to be lower than the ultrasonic frequency in the flip-chip connection step of the surface acoustic wave element.
[0034]
Thereby, the influence on the joint of the previously connected surface acoustic wave element can be reduced. This is because the higher the ultrasonic frequency, the higher the propagation loss as a wave and the less it propagates on the mounting board, so that the influence on the surroundings can be reduced.
[0035]
The method of manufacturing a surface acoustic wave device according to the present invention includes, in addition to the above-described method, a method of forming a metal film on a back surface of an element substrate on which the surface acoustic wave element is formed, when connecting a pattern electrode and a projection electrode. It is preferable that at least one of the presence / absence, the thickness of the formed metal film, and the type of metal material of the formed metal film be different for each surface acoustic wave element.
[0036]
According to the above method, the presence or absence of the metal film on the back surface of the surface acoustic wave element to be flip-chip connected is made different for each surface acoustic wave element. When a metal film is present on the back surface of the surface acoustic wave element, at least one of the thickness of the metal film and the type of metal material of the metal film is changed for each surface acoustic wave element. The application of ultrasonic waves at the time of flip-chip connection usually presses the surface acoustic wave element from behind to the mounting substrate, and simultaneously transmits ultrasonic waves from a bonding tool in contact with the back surface of the surface acoustic wave element. At this time, the propagation of the ultrasonic wave from the bonding tool to the surface acoustic wave element depends on the friction between the bonding tool and the back surface of the surface acoustic wave element. Therefore, by changing the presence or absence of metal, the thickness, the type of metal, etc. on the back surface of the surface acoustic wave element, the frictional state between the bonding tool and the surface acoustic wave element changes, and as a result, the protrusion electrode and the pattern on the mounting board are changed. The state of the ultrasonic vibration between the electrodes changes. This makes it possible to avoid resonance of the connecting portion, and as a result, it becomes possible to suppress the occurrence of poor connection in the manufacture of the surface acoustic wave device.
[0037]
The method of manufacturing a surface acoustic wave device according to the present invention is characterized in that, in addition to the above-described method, further, with the application of ultrasonic waves, at least one of pressing between connected parts and heating of the connected parts is performed. I have.
[0038]
According to the above method, since heat or a load is applied to the protruding electrode and the pattern electrode facing each other, the connection action of the connected portion by the ultrasonic vibration is improved. Therefore, the connection between the protruding electrode and the pattern electrode becomes easier, and the connection state between them is further stabilized. As a result, the efficiency of the manufacturing process can be improved, and the quality of the obtained surface acoustic wave device can be improved.
[0039]
A surface acoustic wave device according to the present invention is manufactured using the above-described manufacturing method, and a communication device according to the present invention uses the above-described surface acoustic wave device.
[0040]
According to each of the above configurations, since the surface acoustic wave device is manufactured using the above method, the mechanical strength of the connection portion between the pattern electrode and the protruding electrode does not decrease, and a highly reliable surface acoustic wave device or communication device Can be obtained.
[0041]
BEST MODE FOR CARRYING OUT THE INVENTION
[Embodiment 1]
The first embodiment of the present invention will be described below with reference to FIGS. Note that the present invention is not limited to this.
[0042]
The method for manufacturing a surface acoustic wave device according to the present invention is characterized in that at least two or more surface acoustic wave elements are mounted on a mounting board by a flip chip method using ultrasonic waves, and each surface acoustic wave element is mounted on the mounting board. At the time of connection, elements that affect the connection between the surface acoustic wave element and the mounting board are intentionally made different.
[0043]
Ultrasonic waves are applied when the surface acoustic wave element is connected later and mounted on the mounting board, so that the surface acoustic wave element that has been mounted earlier is easily resonated by the application of the ultrasonic wave. However, if the above elements are different, it is possible to avoid the occurrence of resonance, so that it is possible to prevent the connection strength of the surface acoustic wave element for which mounting has been completed from deteriorating. As a result, it is possible to avoid a decrease in the reliability of connection and mounting of the surface acoustic wave element.

[0122]
Next, the present invention will be specifically described based on specific examples, conventional examples, and comparative examples, but the present invention is not limited thereto.
[0123]
〔Example〕
A total of 64 2-chip flip chip bonding products (abbreviated as FCB products) were manufactured by a conventionally known general flip chip method. At this time, each surface acoustic wave element was designed so that at least one of the bump forming conditions, the weight of each surface acoustic wave element, the substrate material of the surface acoustic wave element, and the shape of the surface acoustic wave element was different.
[0124]
After mounting the surface acoustic wave element of the second chip, it was detected whether or not the first and second surface acoustic wave elements had electrical continuity. The number of NGs out of 64 was calculated assuming good (G) when there was conduction and NG when there was no conduction. Table 1 shows the results. In addition, the above-mentioned NG does not strictly indicate the characteristic NG with respect to the specification, but basically indicates that the bonding property of the FCB is NG.
[0125]
(Conventional example)
Without changing all of the above conditions, 64 2-chip FCB products were manufactured in the same manner as in the past. Thereafter, in the same manner as in the example, G or NG of the surface acoustic wave elements of the first and second chips was detected, and the number of NG out of 64 was calculated. Table 1 shows the results.
[0126]
(Comparative example)
Under the same conditions as in the example, 64 FCB products each having only one chip were manufactured, and the presence or absence of electrical continuity was detected. Table 1 shows the results.
[0127]
[Table 1]
[0128]
As shown in Table 1, NG did not occur in the first and second chips in the above embodiment, but NG occurred in the first chip in the conventional example. No NG was observed in the second chip, and no NG was generated in the FCB product of one chip of the comparative example. Further, during mounting of the second chip, an abnormal sound which may be caused by resonance was generated in some cases.
[0129]
From this, it is clear that the effect of mounting the surface acoustic wave element of the second chip by the flip chip method is exerted on the first chip. That is, in the related art, due to the above-described effects, NG of electrical conduction is likely to be generated in the surface acoustic wave element mounted later, but if the manufacturing method according to the present invention is used, the surface acoustic wave element mounted earlier is more likely to be generated. Since the above-described influence on the wave element can be avoided, the occurrence of NG of electrical conduction can be avoided.
[0130]
As described above, the method for manufacturing a surface acoustic wave device according to the present invention is characterized in that, when a plurality of surface acoustic wave elements are mounted, even if ultrasonic waves are applied to each surface acoustic wave element, The conditions are changed so that resonance does not occur at the connection portion of the previously mounted surface acoustic wave element. Therefore, it is possible to prevent a decrease in connection strength at a connection portion between the bump and the electrode pad, and to avoid a decrease in reliability of the connection portion.
[0131]
[Embodiment 2]
The following describes the second embodiment of the present invention with reference to FIG. Note that the present invention is not limited to this. Further, for convenience of explanation, members having the same functions as the members used in the first embodiment are denoted by the same reference numerals, and description thereof will be omitted.

[0136]
As described above, since the communication device according to the present embodiment uses the surface acoustic wave device obtained by the manufacturing method according to the first embodiment, the surface acoustic wave device itself is multifunctional and miniaturized. , And has even better transmission characteristics. As a result, downsizing can be achieved together with good transmission / reception functions, particularly downsizing in the GHz band or higher.
[0137]
The present invention is not limited to the embodiments described above, and various modifications are possible within the scope shown in the claims, and embodiments obtained by appropriately combining technical means disclosed in different embodiments. Is also included in the technical scope of the present invention.
[0138]
【The invention's effect】
As described above, the method for manufacturing a surface acoustic wave device according to the present invention is characterized in that when connecting the pattern electrode and the projecting electrode, the conditions for forming the projecting electrode, the weight of the surface acoustic wave element, and the substrate of the surface acoustic wave element are used. This is a method in which at least one of the material and the shape of the surface acoustic wave element is made different for each surface acoustic wave element, and then an ultrasonic wave is applied to a connected portion.
[0139]
In the above method, since the plurality of surface acoustic wave elements do not substantially form “one united medium”, even if ultrasonic waves are applied when mounting the surface acoustic wave element, the connection between the pattern electrode and the protruding electrode is prevented. It is possible to avoid a situation where the parts resonate and the mechanical strength is reduced. As a result, in the production of the surface acoustic wave device, it is possible to suppress a decrease in yield due to poor connection and to avoid a failure of the surface acoustic wave device due to a decrease in reliability of the connection portion.
[0140]
In the method of manufacturing a surface acoustic wave device, the flip-chip connection is performed such that the weight of the surface acoustic wave element to be flip-chip connected to the mounting substrate is larger than the weight of the surface acoustic wave element to be flip-chip connected thereafter. Is preferably selected.
[0141]
According to the above method, when the weight of the surface acoustic wave element is heavy, the surface acoustic wave element to which the ultrasonic vibration having a sufficient output is applied is less likely to be surrounded than the case where the weight of the surface acoustic wave element is smaller. When the conditions are changed between multiple surface acoustic wave devices due to the large effect, the surface acoustic wave devices that require bonding conditions that further affect the surroundings are first joined, and then the joints that have less effect on the surroundings By joining the surface acoustic wave elements having the conditions, it is possible to minimize the deterioration of the joint. This makes it possible to further suppress a decrease in yield due to poor connection or to avoid a failure of the surface acoustic wave device due to a decrease in reliability of the connection portion, as compared to a case where the conditions of a plurality of surface acoustic wave elements are simply changed. This has the effect that it can be performed.
[0142]
In the method of manufacturing the surface acoustic wave device, at least one of the number of the protruding electrodes, the material of the protruding electrodes, the average weight of the protruding electrodes, the shape of the protruding electrodes, and the arrangement of the protruding electrodes is included in the formation conditions of the protruding electrodes. Preferably, it is included.
[0143]
In the above method, since specific conditions that directly affect the connection between the protruding electrode and the pattern electrode are changed, it is possible to reliably avoid resonance of the connection. As a result, in the production of the surface acoustic wave device, it is possible to further suppress the decrease in the yield due to the poor connection or to more reliably avoid the failure of the surface acoustic wave device due to the decrease in the reliability of the connection portion. Play.
[0144]
In the above-described method of manufacturing a surface acoustic wave device, the number of projecting electrodes of the surface acoustic wave element that is first flip-chip connected to the mounting substrate is larger than the number of projecting electrodes of the surface acoustic wave element that is flip-chip connected thereafter. It is preferable to select the order of flip-chip connection as described above.
[0145]
According to the above method, the smaller the number of the protruding electrodes, the smaller the influence on the surroundings due to the propagation of the ultrasonic vibration to the mounting substrate. This has the effect of reducing the effect.
[0146]
In addition to the method of manufacturing the surface acoustic wave device, when connecting the pattern electrode and the protruding electrode, the pressing force of the surface acoustic wave element to the mounting substrate, the temperature of the mounting substrate, the ultrasonic output, and the ultrasonic vibration It is preferable that at least one of the frequency, the ultrasonic wave application time, and the shape of the pressing surface of the bonding tool to which the ultrasonic wave is applied be different for each surface acoustic wave element.
[0147]
According to the above method, it is possible to avoid resonance of the connection by changing at least one of the above conditions. As a result, in the method of manufacturing the surface acoustic wave device, there is an effect that occurrence of connection failure can be suppressed.
[0148]
In the method of manufacturing a surface acoustic wave device, the output of the ultrasonic wave in the flip-chip connecting step of the surface acoustic wave element to be flip-chip connected first to the mounting substrate is changed to the flip-chip of the surface acoustic wave element to be flip-chip connected thereafter. It is preferable to select the flip-chip connection order so as to be larger than the ultrasonic output in the connection step.
[0149]
According to the above method, when the ultrasonic output is large, compared to the case where the ultrasonic output is small, the influence on the surroundings is large. This has the effect of reducing the effect on the joint of the surface acoustic wave element.
[0150]
In the method of manufacturing a surface acoustic wave device, the application time of the ultrasonic wave in the flip-chip connecting step of the surface acoustic wave element to be flip-chip connected first, and the flip of the surface acoustic wave element to be flip-chip connected to the mounting substrate. It is preferable to select the order of flip chip connection so as to be longer than the ultrasonic wave application time in the chip connection step.
[0151]
As a result, when the ultrasonic wave application time is shorter, the influence on the surroundings is smaller than in the case where the ultrasonic wave application time is longer, so that there is an effect that the influence on the bonding portion of the previously connected surface acoustic wave element can be reduced.
[0152]
In the method of manufacturing a surface acoustic wave device, the ultrasonic frequency in the flip-chip connecting step of the surface acoustic wave element to be flip-chip connected to the mounting substrate is changed to the flip chip of the surface acoustic wave element to be flip-chip connected thereafter. It is preferable to select the flip-chip connection order so as to be lower than the ultrasonic frequency in the connection step.
[0153]
According to the above method, the higher the ultrasonic frequency, the higher the propagation loss as a wave, and the lower the effect on the surroundings because it is difficult to propagate on the mounting board, so the effect on the joint of the previously connected surface acoustic wave element is reduced. Can be reduced.
[0154]
In addition to the method of manufacturing the surface acoustic wave device, when connecting the pattern electrode and the protruding electrode, on the back surface of the element substrate on which the surface acoustic wave element is formed, whether or not a metal film is formed; It is preferable that at least one of the thickness and the type of the metal material of the formed metal film be different for each surface acoustic wave element.
[0155]
According to the above method, the frictional state between the bonding tool and the surface acoustic wave element when transmitting ultrasonic waves from the bonding tool in contact with the back surface of the surface acoustic wave element changes. The state of the ultrasonic vibration with the pattern electrode changes. As a result, it is possible to avoid resonance of the connection part, and as a result, it is possible to suppress the occurrence of connection failure in the manufacture of the surface acoustic wave device.
[0156]
In the method of manufacturing a surface acoustic wave device, it is preferable that, in addition to the above method, at least one of the pressing of the connected parts and the heating of the connected part is performed together with the application of the ultrasonic wave.
[0157]
In the above method, since heat or a load is applied to the connected portion, the connecting action of the connected portion by ultrasonic vibration is improved. Therefore, the connection between the protruding electrode and the pattern electrode becomes easier, and the connection state between them is further stabilized. As a result, the efficiency of the manufacturing process can be improved, and the quality of the obtained surface acoustic wave device can be improved.
[0158]
Further, as described above, the surface acoustic wave device according to the present invention has a configuration manufactured using the above-described manufacturing method, and the communication device according to the present invention has a configuration using the surface acoustic wave device.
[0159]
In each of the above configurations, since the surface acoustic wave device is manufactured using the above method, the mechanical strength of the connection between the pattern electrode and the protruding electrode does not decrease, and a highly reliable surface acoustic wave device or communication device is obtained. It has the effect of being able to.
