なお、非特許文献1,3,4,6では、形成したCeO2 薄膜の結晶性をX線によって評価している。それらのうちで最も小さな半値全幅(Full Width of Half Maximum:FWHM)の回折ピークを示しているのは、非特許文献4のものであるが、それでも半値全幅が3500 arc sec. と大きい。また、他の文献で得られている半値全幅はそれを大きく上回る。これは、Si結晶とCeO2 結晶との格子不整合率が−0.37%しかないことを考えると非常に悪い値であると考えられる。例えば、GaAsに対して0.26%の格子不整合率(aGaAs=5.6533、aZnSe=5.668)を持つZnSeのFWHMが300 arc sec. 以下である(ただし、2θ軸固定,ω軸走査のロッキングカーブの場合)。各文献で得られている半値全幅の値はω−2θ(θ−2θ)両軸走査によって得られている値であるので、その半分がω軸走査の値と等価であるとしてもおよそ6倍の違いがある。すなわち各文献において形成されているCeO2 膜は、TEMを用いて観察されるような局所的なレベルでは平滑で欠陥が少ないように見えていても、X線ビームのスポット径の範囲に亘って格子の乱れ・欠陥等不規則性が大きく、化合物半導体で用いられる結晶と比較した場合、その結晶性はかなり劣ると考えられる。このようにCeO2 膜の結晶性が低いということも、両者の間にSiO2 層を形成してしまう要因の一つと考えられる。すなわち、すでに形成されたCeO2 層で格子が乱れている場合、その部分を酸素(O)原子が通過しやすくなり、Si基板の表面に供給される酸素原子の量が増える。また、Si基板の表面部分においても直上のCeO2 層の結晶格子が乱れた部分にはダングリングボンドが多く存在するので、そこに酸素が結合しやすくなってSiO2 層の形成が促進される。
