Field of the Invention The present invention relates to a high-frequency induction thermal plasma for evaporating or melting a film-forming material in plasma and forming a film on a substrate by the evaporation and the molten material. Related to the device. FIG. 1 shows a conventional high-frequency induction thermal plasma apparatus. Reference numeral 1 denotes a torch for generating plasma. The torch 1 includes a cylindrical member 2, a gas ring 3 attached to an upper portion of the cylindrical member 2, an induction coil 4 disposed outside the cylindrical member 2, and the like. [0003] The cylindrical member 2 is formed in a double tube structure, the inner tube of which is formed of, for example, silicon nitride, and the outer tube of which is formed of a quartz tube. The cylindrical member 2 is mounted between an upper flange 5a and a lower flange 5b, and these flanges 5a and 5b are fixed to a support rod 6 by screws 7. [0005] A high voltage generator 8 such as an ignition coil is connected between the upper flange 5a and the lower flange 5b. An outlet passage 9 for cooling water is provided in the upper flange 5a.
The lower flange 5b is provided with an inlet passage 1 for cooling water.
The cooling water is supplied from the inlet passage 10 to the inside of the double pipe of the cylindrical member 2, and the cooling water is discharged from the outlet passage 9. [0007] A probe 11 is provided at the center of the gas ring 3. An opening is formed in the center of the probe 11 in the longitudinal direction thereof, and a powder material is supplied together with a carrier gas from a powder supply unit (not shown) into the cylindrical member 2 through the opening. A plasma gas is supplied from the outside of the gas ring 3 into the cylindrical member 2 from a plasma gas source (not shown). A passage through which cooling water can circulate is provided in the probe 11, and the cooling water enters through an inlet 12 and is discharged through an outlet 13.
Also, a cooling water passage 14 is provided inside the gas ring 3,
Cooling water is supplied. The high-frequency coil 4 is configured to receive high-frequency power from a high-frequency power source (not shown). A chamber 15 is arranged below the torch 1. The inside of the chamber 15 is configured to be evacuated by a vacuum exhaust system (not shown). The operation of the high-frequency induction thermal plasma device having such a configuration will be described below. A plasma gas (for example, argon gas) is supplied into the cylindrical member 2 through the gas ring 3 of the torch 1 and a high-frequency power is supplied to the induction coil 4. In this state, high voltage is supplied from the high voltage generator to the upper flange 5a.
Is applied between the upper flange 5b and the lower flange 5b.
Corona discharge occurs between a and the lower flange 5b, and the discharge triggers the generation of plasma P in the torch (ignition). Thereafter, the high frequency power is gradually increased while mixing the two molecular gases (oxygen and nitrogen), and the plasma P
Stabilize. Then, a powder material to be welded is supplied to the center of the plasma P together with a carrier gas (for example, argon gas) via a probe 11 located at the center of the gas ring 3. The powder material is evaporated or melted by a thermal plasma of about 10,000 degrees, and further undergoes a chemical reaction such as oxidation or nitridation by a simultaneously supplied two-molecule gas or the like, and then a substrate positioned under the plasma frame (Not shown), resulting in a high quality deposited or molten film on the substrate. [0011] As described above,
Since a high voltage is applied from the high voltage generator 8 between the upper flange 5a and the lower flange 5b to generate a potential difference between the upper flange 5a and the lower flange 5b for plasma ignition, the upper flange 5a and the lower Flange 5b
Must be formed of an insulating material. The support rod 6 is composed of an upper flange 5a and a lower flange 5a.
Since b must be supported, the mechanical strength must be strong. Therefore, up to now, the material of the support rod 6 has been made of an epoxy resin containing glass, which is an insulating material having high mechanical strength, or MC nylon (monomer cast nylon), which is an insulating material having relatively high mechanical strength. Was selected as. By the way, when an insulating substance, that is, a dielectric is placed in a high-frequency electric field, molecules having positive and negative charges (dielectric molecules) constituting the dielectric alternately repeat two polarization states. The dielectric molecules collide and rub against each other to generate heat. The power loss P changing into heat can be expressed by the following equation. P = 0.556ε r · tan δfE 2 10
-10 (W / m 3 ) In this equation, ε r is the relative dielectric constant of the substance, tan δ is the dielectric loss angle of the substance, f is the frequency [Hz] of the high-frequency electric field, and E is the intensity [V / m] of the high-frequency electric field. It is. In this equation, when the frequency f and the electric field strength E are fixed, the power loss P depends on ε r · tan δ (referred to as a loss coefficient). The loss coefficient ε r · tan δ is a value inherent to the substance, and varies with frequency and temperature. Note that the relative permittivity ε r
Regarding the above, since most dielectric materials take a value of one place and the difference between the dielectric materials is small, it can be considered that the power loss P mainly depends on the dielectric loss angle tan δ. When the temperature is kept constant, in the frequency range (30 kHz to 3 MHz) in which high-frequency induction heating is performed, the tan δ of the glass-containing epoxy resin and MC nylon used as the material of the support rod 6 are as follows: The numerical values are approximately 0.01 and 0.02. As described above, when the support rod 6 made of a dielectric material having a dielectric loss angle tan δ having a numerical value greater than or equal to the second decimal place enters the high-frequency electric field region of the induction coil 4, the support rod 6 is heated and burned. Therefore, such a support rod 6 is used for the induction coil 4.
The supporting rod 6 must be disposed at a considerable distance from the induction coil 4 so as not to enter the high-frequency electric field region. For this reason, the horizontal length of the upper and lower flanges 5a and 5b must be increased to some extent, and the horizontal direction of the torch portion becomes bulky. As a result, the entire high-frequency induction thermal plasma device becomes bulky. An object of the present invention is to provide a novel high-frequency induction thermal plasma apparatus which solves such a problem. A high-frequency induction heating plasma apparatus according to the present invention is provided with a tube formed of an insulating material, a gas ring provided at one end of the tube, and for supplying a plasma gas into the tube. And an induction coil wound on the tube, the tube being supported by upper and lower flanges at upper and lower portions, respectively, and the upper and lower flanges being fixed to a support formed of an insulating material. In a high frequency induction thermal plasma apparatus configured to generate high frequency induction thermal plasma in a tube, the support is made of silicon nitride. Embodiments of the present invention will be described below in detail with reference to the drawings. FIG. 2 is a schematic diagram of a high-frequency induction thermal plasma apparatus showing an example of the present invention. In the figure, the numbers (symbols) used in FIG.
Those given the same numbers (symbols) indicate the same components. The high frequency induction thermal plasma apparatus shown in FIG. 2 is different from the high frequency induction thermal plasma apparatus shown in FIG.
That the support rod 6 'supporting the upper and lower flanges 5a' and 5b 'is made of silicon nitride; that the support rod 6' is arranged close to the induction coil 4;
The point is that the horizontal lengths of a 'and 5b' are reduced. Examples of the dielectric material include single crystals such as sapphire, ceramics such as BaTiO 3 , glasses such as Pyrex (trade name of heat-resistant hard glass), rubbers such as silicon rubber, and natural resins such as amber. And plastics such as phenolic resin, but in a frequency range (30 kHz to 3 MHz) where high-frequency induction heating is performed, the dielectric loss angle tan δ has a numerical value less than the numerical value represented by the third decimal place, and is processed to some extent. Teflon (a trade name of polytetrafluoroethylene, one of fluororesins, which has a dielectric loss angle of 0.000) is considered as a dielectric material which is easy to perform and has a certain level of mechanical strength.
2) plastics such as polyethylene (dielectric loss angle is 0.0002) and polypropylene (dielectric loss angle is 0.0003); and silicon nitride (dielectric loss angle is 0.00095).
To 0.0012). Silicon nitride is extremely superior to other plastics such as Teflon with respect to the relative mechanical strength between these dielectric materials and the precision of processing. Therefore, in the high-frequency induction thermal plasma apparatus of FIG. 2, the support rod 6 'for supporting the upper and lower flanges 5a' and 5b 'is formed of silicon nitride. A screw 7 'for attaching the upper and lower flanges 5a' and 5b 'to the support rod 6'.
Is a non-magnetic metal (for example, brass, copper, aluminum, etc.)
It was made in. In the high-frequency induction thermal plasma apparatus having such a configuration, plasma gas (for example, argon gas) is supplied into the cylindrical member 2 via the gas ring 3 of the torch 1 and high-frequency power is supplied to the induction coil 4. . In this state, when a high voltage is applied between the upper flange 5a 'and the lower flange 5b' from the high voltage generator, the upper flange 5a '
Corona discharge occurs between a 'and the lower flange 5b', and the discharge triggers the generation of plasma P in the torch (ignition). Thereafter, the plasma P is stabilized by gradually increasing the high-frequency power while mixing the two-molecule gas (oxygen or nitrogen). Then, through a probe 11 located at the center of the gas ring 3, the powder material to be welded is mixed with a carrier gas (for example, argon gas) into a plasma P.
To the center of the The powder material is evaporated or melted by a thermal plasma of about 10,000 degrees, and further undergoes a chemical reaction such as oxidation or nitridation by a simultaneously supplied two-molecule gas and the like, and then a substrate positioned below the plasma frame is formed. (Not shown), resulting in a high quality deposited or molten film on the substrate. Since the support rod 6 'is formed of a material having a very small dielectric loss angle, even if the support rod 6' is in the high-frequency electric field region of the induction coil 4 in such a film forming process, The support rod 6 'hardly undergoes high-frequency dielectric heating, and the support rod 6' does not burn out. Therefore, it is possible to reduce the size of the upper and lower flanges in the lateral direction, and arrange the support rods supporting these flanges closer to the induction coil side. As a result, the entire high-frequency induction thermal plasma device can be made compact. In the above example, the cylindrical member 2 has a double tube structure, the outer tube is formed of transparent quartz glass, and the inner tube is formed of silicon nitride ceramics. May also be formed of transparent quartz glass.
