得られる。しかしながら、0.5〜2μmの範囲の粒子を、単球直径の0.2〜
0.8倍の範囲のSiO2膜厚と共に使用することができる。

に蒸着される過程では、膜は表面上の全ての点から同時に、実質的に一定の速度
で、各点において表面に垂直な方向に成長する。これにより図5に示されたもの
と同様の膜が得られる。図5では、基板の表面上の(すなわち、表面35上の)
小さなかなりまばらなテクスチュアリング構造がシリコン膜の反対面36上で互
いに合併しより大きな特徴となっている。これにより、シリコン膜の表面間でか
なりの非平行性が得られ、基板を通って光が膜に照射されると良好な光閉じ込め
が形成される。このアプローチはアモルファスシリコンデバイスに対し有効であ
り、かつ、結晶構造が直接形成される場合及び結晶構造がアモルファスシリコン
を結晶化させることにより(例えば、固相結晶化により)形成される場合の両方
における結晶シリコンデバイスに対しても有効であることに注意すべきである。
処理が完了した後、例えば、誘電層19が形成された後、金属層40がシリコン
表面36上に形成され、裏面反射器が提供され、シリコン膜内に形成された半導
体デバイスに接触するように処理されてコンタクトとされる。誘電層19はシリ
コン15と金属層40との間に配置され、金属を半導体膜の上部領域から絶縁し
ている。そのため、金属部分は接合の短絡を起こさずに半導体膜の低部領域に接
続されることが可能である。

てのアルコールと金属有機化合物を混合する工程を含む。金属有機化合物は、溶

ぎ、そのためガラスはテクスチュアリング後に強化されることがある。 iii) ゾル−ゲルテクスチュアにより不純物がガラスからSi膜に移動する
のを妨げる余分なバリヤ層が提供される。 iv) テクスチュアは、そのテクスチュア構造に損害を与えずに、非常に高い
温度(例えば、Siの融点まで)にさらすことができる。というのは、テクスチ
ュアは、SiO2により形成されており、ガラス基板よりも高い融点を有してい
るからである。一方、化学的なテクスチュア構造は、高温で溶融し、光閉じ込め
効果が減少する。 v) 環境的に優しいプロセスである。問題がある可能性のある工程は、処理中
に大気中にエタノールを放出することがある工程のみである。しかし、エタノー
ルを再利用するのは比較的簡単な問題である。化学的テクスチュアリングでは、
比較すると膨大な量のHF廃棄物が生成される。 vi)テクスチュア層を形成するプロセスは、スケールアップすることが容易で
ある。 vii)廃棄物処理のコストが化学テクスチュアリングのコストに含まれるする
と、本プロセスのコストは化学テクスチュアリングのコストよりも低い。

実施の形態において示したこの発明に様々な変更及び/または改良をすることが
可能であることは理解されるであろう。そのため、これらの実施の形態は全ての
観点から例示的なものであり限定するものではないと考えるべきである。

Claims (52)
- 【請求項1】 ガラス基板またはスーパーストレート上に形成された薄膜シ
リコン太陽電池内に光閉じ込め構造を形成する方法であって、 a)結合マトリクス中に保持されたテクスチュアリング粒子を含むテクスチュア
リング層を前記ガラス基板または前記スーパーストレートの表面に形成する工程
と、 b)テクスチュア化された表面上に厚さが10μm未満のシリコン膜を形成し、
前記シリコン膜内に光起電性デバイス構造を形成する工程と、 を含む方法。 - 【請求項2】 前記薄膜シリコンデバイスは結晶シリコン薄膜中に形成され
る請求項1記載の方法。 - 【請求項3】 前記薄膜シリコンデバイスはTCO層上に形成されたアモル
ファスシリコン薄膜中に形成される請求項1記載の方法。 - 【請求項4】 前記テクスチュアリング層のテクスチュア化された表面は前
記シリコン膜の厚さの0.05〜2倍の範囲の寸法を有する表面構造を含む請求
項1、2または3のいずれか1つに記載の方法。 - 【請求項5】 前記テクスチュアリング層は、テクスチュアリング粒子を含
むゾル−ゲルガラスを調製し、形成後のガラス膜の厚さが前記テクスチュアリン
グ粒子の平均直径より小さくなるように前記ゾル−ゲルガラスを前記基板または
前記スーパーストレートの表面に形成し、前記ゾル−ゲルガラス層を加熱し焼結
させ誘電層とすることにより、前記基板または前記スーパーストレートの表面に
形成される請求項1、2、3または4のいずれか1つに記載の方法。 - 【請求項6】 前記テクスチュアリング層は、テクスチュアリング粒子を含
むゾル−ゲルガラスを調製し、形成後のガラス膜の厚さはテクスチュアリング粒
子の平均直径より小さくなるように前記ゾル−ゲルガラスを前記基板または前記
スーパーストレートの表面に形成し、前記ゾル−ゲルガラス層を加熱し焼結させ
ることによりTCO層とすることにより前記基板またはスーパーストレートの表
面に形成され、前記TCO層上に形成されたアモルファスシリコン薄膜中に薄膜
シリコンデバイスが形成される請求項1に記載の方法。 - 【請求項7】 前記ゾル−ゲルガラス層から製造された前記誘電層はSiO 2 層である請求項5に記載の方法。
- 【請求項8】 前記テクスチュアリング粒子はSiO2単球粒子である請求
項6または7記載の方法。 - 【請求項9】 SiO2粒子の直径は0.2〜1.5μmの範囲にある請求
項8記載の方法。 - 【請求項10】 SiO2粒子の直径は0.5〜0.9μmの範囲にある請
求項8記載の方法。 - 【請求項11】 SiO2粒子の直径は0.65〜0.75μmの範囲にあ

シリコン薄膜を形成する前に薄い等角バリヤ層を形成する請求項5ないし17の
いずれか1つに記載の方法。 - 【請求項19】 前記バリヤ層は、前記バリヤ層材料内の光の4分の1波長
±20%と等しい厚さで形成される請求項18記載の方法。 - 【請求項20】 前記バリヤ層材料は窒化珪素であり、厚さは70nm±2
0%である請求項19記載の方法。 - 【請求項21】 前記テクスチュア化された表面上に形成されたシリコン薄
膜の厚さは前記表面テクスチュアリングの構造の平均高さの1〜10倍の範囲に

イゼーション構造を形成する請求項24または25に記載の方法。 - 【請求項27】 光閉じ込め構造を組み入れた薄膜光起電性デバイスであっ
て、 ガラス基板またはスパーストレート上に設けられたテクスチュア化された表面
上に形成され、 少なくとも1つのpn光起電性接合が形成されたシリコン薄膜を含む光起電性
デバイスであって、 前記シリコン薄膜の厚さは、10μm未満であり、 前記テクスチュア化された表面は、前記基板または前記スーパーストレートの
表面に配置されると共に結合マトリクス中に保持されたテクスチュアリング粒子
を含むテクスチュアリング層により提供されている 薄膜光起電性デバイス。 - 【請求項28】 前記シリコン薄膜は結晶シリコン薄膜である請求項27記
