Abstract

A light-emitting semi-conductor device comprises a circular or semi-circular slice of semi-conductor material of one conductivity type having two flat parallel faces and a peripheral edge surface normal to the faces and a flat region of opposite conductivity type lying within the slice and parallel to the faces, the region lying within a circular region concentric with the circular slice or a semi-circular region centrally positioned on the same diameter as the semi-circular slice, said circular or semi-circular region having a diameter or length which does not exceed a quarter of the diameter of the slice. A circular slice of n-Ga As has Zn diffused into it to form a circular concentric P-type region. The ratio between the diameter of the slice and that of the region is chosen such that light emitted from the PN junction will emerge from the slice without suffering total internal reflection. For GaAs, the ratio is 4 : 1. For mass production, a silic a coating is provided and Zn diffused in through holes in the silica formed by photo-resist techniques. Discs are cut out concentric with the diffused region and provided with Au contacts on opposite sides. In other embodiments a circular or semi-circular slice may be provided with a silvered surface to reflect light back through the slice whilst the diffused region may be a right parallelepiped lying within a circular region which has the above diameter ratio. In the case of a right parallelepiped (Fig. 3, not shown), the region may be positioned so that a Weierstrasse axis of the cylindrical slice passes through the centre of the region. Thus, any light emitted from the PN junction will be focused at a set point outside the slice.
