Le graphène est ensuite transféré sur un substrat de silicium couvert d’une couche d’oxyde de silicium de 100 nm d’épaisseur. La couche de stabilisationest une couche d’alumine de 3 nm d’épaisseur. Elle est déposée sur la couche catalytique par dépôt de couche atomique (ALD pour «Atomic Layer Deposition») à une température de 250°C. Les deux précurseurs utilisés sont le TMA et l’eau. Ils sont injectés de façon cyclique dans l’enceinte avec des pulses d’injection de gaz de 0,06s et des temps de purge de 8s à chaque cycle (Fig. 3). La pression de gaz est estimée à 0,22 Torr durant l’injection. La vitesse de dépôt de l’alumine est de 0,9 Angstroms par cycle.The stabilization layer is an alumina layer 3 nm thick. Les CNT sont synthétisés par CVD catalytique («catalytic chemical vapor deposition») avec assistance par filaments chauds en graphite (réseau de filaments espacés de 1 cm et placés 1 cm au-dessus du substrat). L’empilement obtenu précédemment est chauffé pendant 12 min à 450°C dans un mélange C2H2/ H2/ He (10 sccm / 55 sccm / 110 sccm) sous une pression de 0,3 Torr. Ensuite, six filaments en graphite de 0,5mm de diamètre et 10 cm de longueur sont alimentés électriquement en parallèle de façon à dissiper 500 W au total. Ces conditions sont maintenues pendant 20 min durant la croissance des CNTs.The CNTs are synthesized by catalytic CVD (“catalytic chemical vapor deposition ” ) assisted by hot graphite filaments (network of filaments spaced 1 cm apart and placed 1 cm above the substrate). These conditions are maintained for 20 min during the growth of the CNTs.

Le tapis de nanotubes a été observé par microscopie électronique à balayage (MEB). Le tapis de nanotubes est dense et les nanotubes sont bien alignés (figure 4). Le sommet des CNT est directement accessible et n’est pas recouvert la couche de stabilisation. Le mécanisme de croissance est une croissance par la base («base growth»). Des analyses dispersives en énergie (ou EDX pour «Energy Dispersive X-ray») ont confirmé que la couche de stabilisation 114 n’est pas soulevée par le tapis de CNTs 120 mais reste au pied des CNTs.The carpet of nanotubes was observed by scanning electron microscopy (SEM). The growth mechanism is base growth. Energy dispersive analyzes (or EDX for “Energy Dispersive X-ray”) have confirmed that the stabilization layer 114 is not lifted by the carpet of CNTs 120 but remains at the foot of the CNTs.
A titre comparatif, deux autres échantillons ont également été préparés.For comparison, two other samples were also prepared.
Pour le premier échantillon comparatif, la couche de stabilisation n’a pas été déposée, autrement dit le catalyseur est directement sur graphène. Il n’y a pas de croissance de CNT alignés, le catalyseur diffuse en surface et se regroupe en nanoparticules non-efficaces d’un point de vue catalytique.For the first comparative sample, the stabilization layer was not deposited, in other words the catalyst is directly on graphene. There is no growth of aligned CNTs, the catalyst diffuses on the surface and regroups into non-effective nanoparticles from a catalytic point of view.
Pour le deuxième échantillon comparatif, la couche de stabilisation est continue et a une épaisseur de 6nm. Les CNT poussent entre le graphène et la couche d’alumine qui est soulevée par les CNT, selon un mécanisme de croissance dite inversée, comme observé dans l’art antérieur (figure 5).For the second comparative sample, the stabilization layer is continuous and has a thickness of 6 nm. A partir du même procédé (c’est-à-dire avec une couche de stabilisation en alumine de 3nm d’épaisseur), la croissance de la forêt de CNT a été réalisée sur différents substrats:
graphène multicouche transféré sur une couche mince d’aluminium (Fig. 6),
graphène monocouche sur son substrat de croissance en platine, non transféré (Fig. 7).Using the same process (i.e. with a 3nm thick alumina stabilization layer), the growth of the CNT forest was carried out on different substrates:
multilayer graphene transferred onto a thin layer of aluminum (Fig. 6),
monolayer graphene on its platinum growth substrate, not transferred (Fig. 7).

Dans un autre exemple de réalisation, le procédé a été mis en œuvre avec un substrat de papier de fibres de carbone (Spectracarb 2050L-0850) recouvert par une couche catalytique de fer de 1nm déposée par évaporation sous faisceau d’électron puis par une couche d’alumine de 3 nm déposée par ALD. Après croissance du tapis de CNT, l’échantillon a été observé au MEB (figure 9). On observe des CNT alignés à la surface des fibres de carbone. Il a également été observé, sur un échantillon comparatif, qu’en présence uniquement de la couche catalytique de fer sur les fibres de carbone (i.e. en l’absence de la couche de stabilisation en alumine), il n’y a pas de croissance de CNT sur les fibres de carbone.In another exemplary embodiment, the method was implemented with a substrate of carbon fiber paper (Spectracarb 2050L-0850) covered with a catalytic layer of 1 nm iron deposited by evaporation under an electron beam then by a layer of 3 nm alumina deposited by ALD.
