Description
Procédé de fabrication de couches non conductrices à variation de composition atomique.
La présente invention concerne un procédé de fabrication de couches non conductrices à variation de composition atomique. Elle s'applique notamment à la réalisation de couches photorésistantes utilisées en optoélectronique, en particulier pour fabriquer des barrettes ou des matrices de cellules photorésistantes destinées à la lecture de documents, ainsi qu'à la réalisation de couches photovoltaiques utilisées pour fabriquer des cellules photovoltalques permettant la conversion d'énergie solaire en énergie électrique.
Par "couches non électriquement conductrices" ou plus simplement "couches non conductrices", on entend des couches semiconductrices ou électriquement isolantes.
On connaît, par le brevet français n0 2490015 publié le 12 mars 1982, un procédé de fabrication de couches photorésistantes constituées de composés photorésistants de composition atomique fixe, tels que le composé CdSxSe l-x avec la composition atomique x fixée.
Un tel procédé présente un inconvénient notamment dans le cas où l'on souhaite réaliser des barrettes ou des matrices de photorésistances pour la lecture en couleur de documents car les couches qu'il permet d'obtenir présentent une réponse spectrale ayant un maximum pour une longueur d'onde donnée dans le domaine visible et il faut alors, pour réaliser les barrettes ou les matrices, effectuer sur un substrat électriquement isolant trois dépôts successifs de couches photorésistantes de compositions atomiques xl, x2, X3 distinctes deux à deux et respectivement sensibles aux couleurs bleue, verte et rouge, ce qui est long et compliqué.
Par ailleurs, dans le domaine de la conversion de l'énergie solaire en énergie électrique, on souhaite obtenir des couches photovoltaiques dont le rendement de conversion est le plus élevé possible.
La présente invention a pour but de remédier à l'inconvénient mentionné plus haut et également de permettre l'obtention de couches photovoltaiques de rendement élevé.
Elle a pour objet un procédé de fabrication de couches non conductrices par évaporation et dépôt sous vide, les couches étant faites de composés non conducteurs dont la formule chimique comporte au moins une composition atomique, procédé caractérisé en ce qu'il consiste à réaliser un dépôt par coévaporation sous vide des éléments entrant dans la composition des couches non conductrices en faisant varier de façon monotone la température d'au moins l'un des éléments que l'on évapore et dont la proportion, dans les composés non conducteurs, dépend de ladite composition atomique, de façon à obtenir des couches non conductrices présentant, suivant leur profondeur, une variation monotone de la composition atomique, le dépôt étant suivi d'un recuit sous air réalisé in situ.
Par "variation monotone", on entend une variation croissante ou décroissante (au sens large ou au sens strict) et continue (on peut alors parler de gradient de composition atomique) ou discontinue.
Par "composé non conducteur", on entend un composé semiconducteur ou un composé électriquement isolant.
L'invention permet de réaliser des couches semiconductrices dans lesquelles peuvent entrer en combinaison un ou plusieurs éléments de chacun des deux groupes suivants, distingués par le fait que les éléments de l'un des groupes ont leur degré d'oxydation qui diminue suivant la profondeur des couches, et que les éléments de l'autre groupe ont leur degré d'oxyda tion qui augmente suivant cette profondeur. En tant qu'éléments dont le degré d'oxydation diminue, on peut par exemple choisir les éléments de la colonne VI B de la Classification Périodique, tels que O, S, Se, Te et, en tant qu'éléments dont le degré d'oxydation augmente, on peut par exemple choisir les éléments des colonnes

Les composés semiconducteurs, permettant de réaliser des couches semiconductrices suivant l'invention, peuvent être par exemple du type photovoltalque parmi lesquels on peut citer PbxS1, et CdxTel~x ou du type photorésistant parmi lesquels on peut citer CdSxSeî#x. Le procédé de l'invention permet de réaliser des couches de ces différents composés sur un substrat électriquement isolant tel que le verre, couches dans lesquelles la composition atomique x varie de façon monotone d'une valeur xl à la surface de la couche, à une valeur x2, différente de xl, à l'interface couche-substrat.
Dans le domaine de la fabrication de barrettes ou de matrices photorésistantes pour la lecture de documents en couleur, l'invention présente des avantages par rapport au procédé mentionné plus haut : le procédé de l'invention permet de déposer une pluralité de couches photorésistantes identiques sur un substrat électriquement isolant, ces couches présentant un gradient de composition atomique leur conférant une réponse spectrale plate, c'est-à-dire uniforme, dans le domaine visible ; il suffit alors, pour obtenir les barrettes ou les matrices, de déposer sélectivement sur les couches ainsi réalisées des filtres de longueur d'onde appropriés, faits par exemple de résines filtrantes, de façon à obtenir une pluralité de cellules photorésistantes respectivement sensibles aux couleurs bleue, verte et rouge.On réalise ainsi les barrettes ou les matrices d'une façon beaucoup plus simple que celle qui est mentionnée plus haut.
Dans le domaine de la conversion de l'énergie solaire en énergie électrique, l'invention est également avantageuse en ce qu'elle permet d'obtenir des couches semiconductrices photovoltaiques, du type
II-VI par exemple, présentant une variation progressive de composition atomique et donc une variation progressive de bande interdite, ce qui améliore le rendement des cellules solaires fabriquées avec de telles couches.

Un appareillage permettant de mettre en oeuvre le procédé de l'invention est connu par le brevet français n0 2490015 publié le 12 mars 1982. Il comprend une enceinte étanche munie de moyens pour faire le vide, un support de substrat et une pluralité de fours de vaporisation, chaque four étant destiné à contenir et à vaporiser l'un des éléments de la couche à obtenir.
A titre indicatif mais nullement limitatif, on donne maintenant un mode de mise en oeuvre particulier du procédé o#bjet de l'invention dans le cas où l'on souhaite réaliser une couche semiconductrice à gradient de composition atomique, telle qu'une couche de CdS x Se x activée au cuivre, la composition x va- riant dans l'épaisseur de la couche. On utilise un bâti d'évaporation sous vide comportant trois creusets d'évaporation directifs contenant respectivement Cd, S et Se et un quatrième creuset pour l'élément activateur qui est ici le cuivre.
Chaque creuset est chauffé indépendamment des autres et les différents éléments Cd, S, Se et Cu sont évaporés de manière à déposer la couche photorésistante souhaitée sur le substrat qui est par exemple en verre ordinaire. Au cours de l'évaporation des élé ments, la température du creuset contenant le soufre est abaissée, tandis que la température du creuset contenant le sélénium est augmentée, la température du creuset contenant le cadmium étant maintenue constante, à plus ou moins l0C, et légèrement supérieure au point de fusion du cadmium. (Plus généralement, pour un composé du type AB C ou B xC l-x les températures de B et C seraient respectivement abaissée et augmentée au cours de l'évaporation, ou inversement, respectivement augmentée et diminuée, ceci en fonction de la structure de couche souhaitée, la température de A étant quant à elle maintenue sensiblement constante). Le substrat doit pouvoir être porté à une température de 5000C maximum avec une précision et une homogénéité spatiale de plus ou moins 20C (sur une dimension de l'ordre de 10 cm).
La deuxième phase du procédé, qui est un recuit , consiste en un traitement thermique in situ effectué après rentrée d'air dans le bâti. Cette phase ne nécessite donc aucun équipement supplémentaire particulier.
A titre explicatif, les conditions opératoires suivantes peuvent être choisies pour obtenir une couche de CdS x Se l-x activée au cuivre, la composition atomique x variant de 0, à la surface de cette couche, à 1, à l'interface entre celle-ci et le substrat - température du creuset contenant le cadmium : 2900C - température du creuset contenant le cuivre : 9000C à
9200C - température du substrat : 3500C à 4000C - température du creuset contenant le soufre
en début d'évaporation : 1000C à 150 0C
en fin d'évaporation : 500C à 800C - température du creuset contenant le sélénium
en début d'évaporation : 2000C à 2400C
en fin d'évaporation : 2800C à 3000C.
9200C - température du substrat : 3500C à 4000C - température du creuset contenant le soufre
en début d'évaporation : 1000C à 150 0C
en fin d'évaporation : 500C à 800C - température du creuset contenant le sélénium
en début d'évaporation : 2000C à 2400C
en fin d'évaporation : 2800C à 3000C.
Le recuit après évaporation est effectué à 500 0C pendant une heure.
Pour bien maîtriser la valeur moyenne et le gradient de la composition atomique x dans la couche, il convient d'évaporer le matériau CdSxSel-x avec une vitesse de dépôt suffisamment faible pour tenir compte de l'inertie thermique des cellules ou fours d'évaporation. (Dans l'exemple chiffré que l'on vient de donner, la vitesse de dépôt est de l'ordre de quelques dixièmes de nanomètre par seconde, ce qui est convenable). Pour s'affranchir de cette inertie, il est souhaitable d'avoir un refroidissement indépendant sur chaque cellule d'évaporation (par circulation d'azote liquide ou d'un mélange eau-glycol par exemple).
On peut éventuellement faire varier la température du creuset contenant le cuivre de manière à garder optimale la concentration en cuivre selon la valeur de la composition atomique x.
Bien entendu, l'exemple qui précède et qui concerne une couche du type photorésistant, n'est donné qu'à titre explicatif, l'invention permettant également de réaliser par un procédé comparable, des couches du type photovoltaique, à variation de composition atomique.
Le procédé de l'invention s'applique bien entendu à la réalisation de couches semiconductrices à variation de composition atomique à résistivité élevée, par suite de l'absence de dopants.
Le procédé de l'invention s'applique aussi à la réalisation de couches électriquement isolantes à variation de composition atomique. Par exemple, on peut, selon l'invention, réaliser par évaporation thermique réactive, une couche de composition (Tal xAlx)203, où x varie de façon monotone suivant la profondeur dans la couche, entre deux valeurs xl et x2, avec : O 4 xl et Sx2 4 1.
Claims (3)
1. Procédé de fabrication de couches non conductrices par évaporation et dépôt sous vide, les couches étant faites de composés non conducteurs dont la formule chimique comporte au moins une composition atomique, procédé caractérisé en ce qu'il consiste à réaliser un dépôt par coévaporation sous vide des éléments entrant dans la composition des couches non conductrices en faisant varier de façon monotone la température d'au moins l'un des éléments que l'on évapore et dont la proportion, dans les composés non conducteurs, dépend de ladite composition atomique, de façon à obtenir des couches non conductrices présentant, suivant leur profondeur, une variation monotone de ladite composition atomique, le dépôt étant suivi d'un recuit sous air réalisé in situ.
2. Procédé selon la revendication 1, caractérisé en ce que les composés sont du type photovoltalque.
3. Procédé selon la revendication 1, caractérisé en ce que les composés sont du type photorésistant.
