Abstract
Description
The invention relates to dielectric inks for thick film topside crossing and their application in the production of multilayer electrical circuit structures on porcelain-coated metal substrates.
It is well known to use specialized ink compositions to form thick films or films having various functions on suitable substrates in the production of multilayer integrated circuit structures. This technology is attracting increasing interest in making very dense multilayer circuit configurations on various substrates for a wide variety of applications in the electronics industry.
Substantially improved substrates for the manufacture of such circuits are described in US Pat. No. 4,256,796. The substrates described in this patent are formed of metal coated with an improved porcelain composition consisting of a blend which comprises, if It is based on its oxide content, magnesium oxide (MgO) or a mixture of magnesium oxide and certain other oxides, barium oxide (BaO), boron trioxide (B 2 O 3) and silicon dioxide (SiO 2). The preferred metal is steel, particularly low carbon steel, which may be coated with various other metals such as copper. The porcelain compositions are applied to the metal core and fired to obtain a partially devitrified porcelain coating on the metal core. The coating has a very low viscosity at its initial melting point and then, almost instantaneously, it acquires a high viscosity. as a result of devitrification.
Although porcelain coated metal substrates according to the cited patent represent a significant improvement over previously known substrates, they only have the disadvantage of being incompatible or poorly compatible with commercial thick film inks. According to the invention, improved dielectric inks for crossing over which are compatible with the metal and porcelain substrates according to the cited patent are proposed.
The improved dielectric inks for crossing over according to the invention are based on the BaO-MgO-B 03-SiO system.
In addition to devitrifiable barium magnesium borosilicate glass powder, the novel inks according to the invention contain a pinhole reducing component which comprises silicon dioxide powder, an alkaline earth metal borosilicate glass and aluminum having a high softening point or mixtures thereof and a suitable organic carrier substance.
The invention proposes to provide improved dielectric inks for crossing over which are intended in particular for the realization of multilayer complex circuits with thick film on porcelain coated metal substrate wafers. The overlying dielectric layers provide insulation between layers of conductors that intersect in a multi-layer circuit arrangement. Conventional dielectric inks for thick dandruff layers are generally formed of a mixture of dielectric oxide powder and a low-softening glass frit with a suitable shielding agent.
It is generally recognized that the layers formed by dielectric inks for crossing over must have: a coefficient of thermal expansion reasonably close to that of the substrate to be used, a good mechanical resistance and a good warming stability, a low porosity in general and without any open porosity, to prevent short circuits between the upper and lower conductors, chemical compatibility with the conductor contacts, low dielectric constant, high insulation resistance and good voltage breakdown characteristics. The dielectric inks for crossing over according to the invention meet all these conditions and, in addition, they have excellent compatibility with printed circuit boards made of porcelain-coated metal according to the patent cited above. Dielectric inks for crossing over according to the above-mentioned patent. The invention is also compatible with various types of thick film inks developed for the substrates according to the cited patent, thereby providing significant progress in multilayer integrated circuit systems.
The dielectric inks for crossover according to the invention are remarkable in that they can be fired either in air or in inert media, for example under a nitrogen atmosphere.
Since most conventional inks can only be fired in one of these media, the ability to bake the inks of the invention under any of these atmospheres is particularly advantageous in the manufacture of very complex multilayer integrated circuits. .
The dielectric inks in question are based on the BaO-MgO-B 2 O 3 -SiO 2 system and are specially developed so that during initial firing a liquid / liquid phase separation occurs. One of the phases begins to separate from the glass precipitating in the form of microcrystals. These microcrystals slowly form polycrystalline bodies that are exceptionally stable during warming. The layers obtained are therefore partially devitrified, the polycrystalline group constituting about 60 to 75% by volume of the layer. The devitrification of the inks of the invention during the baking forms a sort of ceramic in situ. Inks according to the invention are developed to achieve this effect and to minimize pinholes in the thick layers that are drawn therefrom.
The sintered glass component of the inks of the invention comprises, by weight
a) between about 17 and about 49 NO of barium oxide,
b) between about 16 and about 43 SO magnesium oxide,
c) between about 13 and about 33 NO of boron trioxide and
d) between about 8 and about 22 tlo of silicon dioxide.
The barium oxide can be replaced in part by inclusion of up to 12% by weight of lanthanum oxide (La 2 O 3), relative to the total frit. The partial replacement of BaO with La203 slightly modifies the crystalline structure for particular applications. The glass composition may further contain small amounts of a mixture of phosphorus pentoxide (P2O5) and zirconium oxide (ZrO2) which acts to further retard crystallization. Such a mixture, when present, constitutes
maximum about 6% by weight, preferably about 3 to 4% by weight of the glass frit. The mixture contains P 2 O 5 and ZrO 2 in a weight ratio of about 1: 2 to about 1: 7, preferably about 1: 3 to about 1: 4. The glass frit is about 30 to about 70 weight percent. total of the ink composition.
The component for decreasing the pinholes in the new dielectric inks for crossing over according to the invention is formed of silicon dioxide, a glass of alkaline earth metal borosilicate and aluminum having a high softening point or mixtures thereof, the blends being preferable. The presence of this constituent in the inks helps to slow down crystallization and, more importantly, provides physical assistance to trapped gas bubbles resulting from the decomposition or volatilization of the organic carrier material during cooking so that they can reach the surface of the ink and escape into the environment. By helping the gas to escape faster and exerting a delay effect on the crystallization, this component virtually eliminates pinholes from one side to the other and significantly reduces the pinhole density in layers exceeding 25.4 μm in thickness, formed by the inks according to the invention
The term "high softening point", as applied to glass used as a component for decreasing pinholes in the context of the invention, refers to a glass of alkaline earth borosilicate and aluminum having a point The preferred glass is based on the BaO-CaO-B 2 O 3 -Al 2 O 3 -SiO 2 system and a particularly preferred glass contains, by weight, 45 to 55% BaO, 6 to 15% CaO, 10 to 20% B203, 6 to 13% Al2O3 and 5 to 15% Six2. As indicated above, it is preferred to use mixtures of alkaline earth metal borosilicate glass and aluminum and silicon dioxide as a pinhole reduction component. Although they can be mixed in any proportion, an approximately equal amount by weight is preferable. The pinhole decreasing component comprises between about 10 and about 30% and preferably between 15 and about 25% of the total weight of the ink.
The ink compositions according to the invention may also contain a minor amount of a conventional dye oxide such as chromium, cobalt, nickel oxides. The inks of the invention contain at most about 5%, preferably between about 0.1 and about 1.0% by weight of a coloring oxide.
The solid constituents of the ink compositions in question have a particle size of about 1 to 5 μm. They are intimately mixed, preferably in a ball mill or other suitable grinding apparatus, with an aliphatic alcohol, preferably isopropanol, for 8 to 48 hours. The alcohol is then evaporated and the solids are combined in an amount of from about 20 to about 50% and preferably from about 30 to about 40% by weight of a suitable organic carrier material to prepare the ink. organic carrier substances so as to give the inks characteristics suitable for screen printing and in a manner that burns cleanly, i.e. without leaving a carbonaceous residue, during cooking in nitrogen or 'air.
The organic carrier materials are binders such as cellulose derivatives, particularly ethylcellulose, synthetic resins such as polyacrylates or polymethacrylates, polyesters, polyolefins, and the like. In general, the conventional supports used in the inks of the type described here can be used in the inks of the invention. Among the preferred commercial substances are, for example, the liquid polybutenes sold under the names "Amoco H-25", "Amoco H-50" and "Amoco L-100" by the American company Amoco Chemicals Corporation, butyl polymethacrylate (n) sold by EI DuPont de Nemours and Co., etc.
The above resins can be used individually or in any combination of two or more. A suitable viscosity modifier may be added to the resin if desired. These modifiers may be solvents such as those conventionally used in similar ink compositions, for example pine oil, terpineol, butyl carbitol acetate, an ester-alcohol sold by the American Company.
Texas Eastman Company under the brand name "Texanol" etc., or solids such as for example a castor oil derivative supplied by the American company NL Industries under the brand name "Thixatrol".
As a support substance, it is important to maximize the dispersion and homogeneity of the solids in the substance. For this reason, the mixing is usually carried out in a conventional apparatus which disperses the mixture and at the same time subjects it to a shearing force. Generally, the higher the shear forces, the better the persion obtained.
The dielectric inks for crossing over according to the invention apply to the substrate wafer, preferably a porcelain coated metal wafer according to the aforementioned US patent, by conventional means, that is to say by screen printing. It is generally preferred, as is conventional, to use two dielectric layers dried and baked individually to minimize the possibility of pinholes on the one hand. The ink layer is then air dried at 100-125 ° C. for about 15 minutes. The resulting layer can be fired in air or nitrogen at temperatures between 850 and 9500C for 4 to 10 minutes. The dielectric layers thus obtained have good mechanical strength and good warming stability. When used in multilayer circuits, they show excellent insulation between layers of copper conductors. In addition to the porcelain coated metal plates according to the cited patent, dielectric inks for overhead crossing according to the invention are compatible with conventional circuit boards, for example alumina, and may be used therewith.
The following example further illustrates the invention and it is understood that it is in no way limited to the details described. For example, all parts and percentages are by weight unless otherwise indicated.

The high softening point glass has the following composition, by weight: BaO 49.28%, CaO 12.01%, B2O3 14.92% 1, Al2O3 10.92 0, SiO2 12, 87%.
The solid ingredients are mixed for 12 hours in a ball mill with sufficient isopropyl alcohol to wet them thoroughly. The alcohol is evaporated and the solids are combined with the organic carrier material. We start by manually mixing all the ingredients and then mix them on a 3-roll mill to obtain a smooth paste suitable for screen printing. Additional carrier material is added to compensate for the loss during mixing and to provide appropriate rheological properties.
Copper conductive inks are printed and baked on a steel and porcelain substrate of the type described in the aforementioned US Patent. The copper inks are air-dried at 125 ° C. for about 15 minutes and then fired under a nitrogen atmosphere at about 850 ° C. Samples of each of the above inks are printed over the copper electrodes, through a stainless steel cloth with openings of 74 Xum, the emulsion thickness being 25.4 μm. The cross-over dielectric inks were dried in air at 125 ° C. for 15 minutes and cooked under a nitrogen atmosphere in an Inconel Muffle 5 zone BTU Transheat sieve oven, at a maximum temperature of 900 ° C. residence time at the maximum temperature is about 4 to 8 minutes. The total cycle time is about 30 to 45 minutes. A second dielectric layer is printed and baked over the first. Finally, the copper top electrode is printed, dried and fired. The parts are tested after firing to detect short circuits between the upper and lower copper electrodes, to determine the dielectric constant, the dielectric loss, the insulation resistance and the breakdown voltage of the dielectric layers.
Ink No. 1 is unacceptable because of pinholes that cause short circuits between the copper electrodes. Ink # 4 has some blisters in the layers. Inks 2 and 3 show a noticeable decrease in pinholes relative to ink No. 1. Inks 5 and 6 give excellent results in all tests.
