Abstract
Description
- Die Erfindung betrifft eine Mikromembranpumpe nach dem Oberbegriff des Patentanspruchs 1, wie sie aus dem Tagungsband s. 124 bis 133 des 3. Symposiums Mikrosystemtechnik, FH Regensburg, 17. bis 18.02.1993 bekannt ist.
- Mikropumpen werden bislang fast ausschließlich in Silizium-Technologie gefertigt, wobei jeweils ein oder mehrere strukturierte Wafer aus Silizium und Glas durch anodisches Bonden miteinander verbunden werden. Somit besteht auch die Pumpenmembran aus einem dieser Materialien.

- Aufgrund der Herstellungstechnik sind die Membranen aus Silizium ca. 20 µm und diejenigen aus Glas mindestens 40 µm dick, so daß nur geringe Membranauslenkungen von maximal 25 µm erzielt wurden. Zudem resultieren aus der Bindung an die Kristallebenen beim anisotropen Ätzen des einkristallinen Siliziums Pumpenmenbranen mit eingeschränkten Geometrien, z. B. eine quadratische Membrane. Diese führen zu einer inhomogenen Spannungsverteilung bei der Membranauslenkung, wodurch die zulässigen Auslenkungen zusätzlich begrenzt werden. Zur Membranauslenkung sind entsprechend dem Membranmaterial und der Membrandicke große Aktordrücke erforderlich.
- Die Funktion der Ventile aus Silizium beruht auf der Auslenkung einer Biegezunge, die eine Öffnung freigibt bzw. verschließt. Die Biegezunge besteht aus Silizium und wird durch die über ihr abfallende Druckdifferenz elastisch verformt. Um ausreichende Durchflüsse zu gewährleisten, müssen die Ventile wegen des hohen Elastizitätsmoduls von Silizium entsprechend groß (2 - 8 mm Durchmesser) dimensioniert werden. Alle auf der Basis von Silizium gefertigten Pumpen werden mit Flüssigkeiten als Fördermedium betrieben. Die Flüssigkeiten müssen dabei weitgehend partikelfrei sein, damit Ventilfunktionen, wie z. B. dichtes Schließen, nicht beeinträchtigt werden. Da Silizium ein hydrophobes Material ist, bereitet die erstmalige Befüllung von Pumpen mit Wasser Schwierigkeiten. Für die Förderung von Gasen ist bislang eine funktionierende Mikropumpe bekannt.
- Daneben gibt es Mikropumpen, die ohne bewegliche Teile auskommen. Sie beruhen auf dem elektrohydrodynamischen Prinzip, wie es aus A. Richter et al., Elektrohydrodynamische Mikropumpen, VDI-Berichte 960, 1992, pp 235-249, bekannt ist.
- Mit dieser Pumpe können jedoch nur organische Lösungsmittel geringer elektrischer Leitfähigkeit, wie z. B. Ethanol, gepumpt werden. So können wäßrige Lösungen, wie sie z. B. für die Medizintechnik benötigt werden, oder Gase nicht gepumpt werden.
- Ein Nachteil der gattungsgemäßen Pumpe besteht darin, daß bei ihrer Herstellung eines der beiden Ventile gesondert gefertigt, vereinzelt und an der dem ersten Ventil gegenüberliegenden Seite der Membran befestigt werden muß. Dazu ist ein erhöhter Montage- und Justieraufwand erforderlich.
- Aufgabe der Erfindung ist es, eine Pumpe der gattungsgemäßen Art so zu gestalten, daß beide Ventile auf der gleichen Seite der Membran aufgebaut werden können, und der Fertigungsprozeß für die Pumpenkörper wesentlich vereinfacht werden kann.
- Gelöst wird diese Aufgabe durch die kennzeichnenden Merkmale des Patentanspruchs 1.
- Die Unteransprüche beschreiben vorteilhafte Ausgestaltungen der Erfindung.
- Vorteile der Erfindung sind:
- Kostensenkung bei der Herstellung, durch deutlich verringerten Fertigungsaufwand
- Verbesserung von Ausbeute und Qualität,
- optische Kontrolle des Fördervorgangs über eine durchsichtige Abschlußplatte aus Glas oder Pumpenkörper aus durchsichtigen Kunststoffen wie PMMA oder PVDF,
- kostengünstige Massenherstellung, da Batchfabrikation von wesentlichen Teilkomponenten der Pumpe möglich ist,
- parallele Abformung der Pumpenkörper aus chemisch beständigen, inerten Kunststoffen wie PVDF, PFA oder PTFE,
- Herstellung der Membran und der Ventile in Dünnfilmtechnik mittels optischer Lithografie.
- Die Erfindung wird im folgenden anhand zweier Ausführungsbeispiele und der Figuren 1 bis 4 näher erläutert.
- Dabei zeigt die Fig. 1 den schematischen Querschnitt einer Pumpe mit zwei Ventilen unterschiedlicher Steifigkeit und die Fig. 2 den schematischen Querschnitt einer Pumpe mit zwei gleichen Ventilen .
- Die Fig. 3 zeigt den schematischen Aufbau eines besonders vorteilhaften Ventils und die Fig. 4 ein Bemaßungsbeispiel.
- Der obere Teil der Fig. 1 zeigt den unteren Pumpenkörper 1, welcher nach oben dicht mit der Membran 2 abgeschlossen ist. Auf dieser sitzt dicht mit ihr verbunden (z. B. durch Kleben) der obere Pumpenkörper 3. Der untere Pumpenkörper enthält die beiden Ventilkammern 4, 5, die Pumpenkammer 6 sowie die beiden Kanäle 9, 10, welche die beiden Ventilkammern mit der Pumpenkammer verbinden.
- Die Membran 2 enthält links das Einlaßventil 7 und rechts das Auslaßventil 8. Der Membranbereich oberhalb der Pumpenkammer 6 dient als Pumpenantrieb.
- Der obere Pumpenkörper 3 enthält Einlaß - und Auslaßkanal 11, 12 für das zu fördernde Medium sowie eine Kammer für den Pumpenantrieb 13. Im Falle eines pneumatischen Antriebs ist, wie hier dargestellt, eine Zuleitung für das Antriebsmedium vorgesehen, welches durch seine Druckänderungen die Pumpe antreibt.
- Die beiden Ventile 7, 8 sind im unteren Teil der Figur vergrößert dargestellt. Dabei sind die Ventile so ausgelegt, daß die Steifigkeit des auf die Membran 2 strukturierten Teils des Ventils 8 größer und die Steifigkeit des auf die Membran 2 strukturierten Teils des Ventils 7 kleiner ist als die der Membran. Überdruck in der Pumpenkammer 6 öffnet daher das Ventil 8 und schließt das Ventil 7 und Unterdruck in der Pumpenkammer 6 öffnet das Ventil 7 und schließt das Ventil 8. Die Dimensionierung der Ventile wird unten näher erläutert.
- Beim Beispiel von Fig. 2 sind die vergrößert dargestellten Ventile 7, 8 identisch aufgebaut. Die dargestellte Pumpe unterscheidet sich von der Pumpe von Fig. 1 nur im Bereich des Auslaßventils 8. An den Kanal 10 schließt sich vor dem Ventil 8 der Umlenkkanal 14 an, welcher die Membran 2 durchbricht und welcher dazu dient den Medienstrom auf die andere Seite des Ventils 8 zu lenken. Die Ventilkammer 5 ist über den Umlenkkanal 15, welcher ebenfalls die Membran durchbricht, mit dem Auslaßkanal 12 verbunden. Anstatt des Umlenkkanals 15 kann der Auslaßkanal 12 auch nach unten herausgeführt werden.
Die Pfeile bei beiden Figuren zeigen die Richtung des geförderten Mediums an. - Die Fig. 3 zeigt ein Ventil, welches den Merkmalen des Ventils der Fig. 3 b der DE 41 39 668 Al entspricht. Die Membran 2 entspricht dabei dem Ventilsitz 3 und das Ventil 7, 8 dem Ventilkörper 6. Das hier beschriebene Ventil zeichnet sich durch eine vorteilhafte Formgebung der Öffnungen in Membran 2 und Ventil 7, 8 aus. Die Öffnungen in der Membran 2, oben dargestellt, sind drei Schlitze welche einen dreistrahligen Stern in der Membran 2 darstellen. Der Verlauf der Schlitze ist ellipsenförmig zum Zentrum des Sterns hin gekrümmt, wobei die durch die großen Halbachsen der ellipsenförmigen Schlitzlinien gelegten Geraden ein gleichseitiges Dreieck bilden. Die Schnitte laufen an ihren Enden jeweils über die Scheitel hinaus und die benachbarten Enden von jeweils zwei Schnitten laufen trichterförmig mit umgebogenem Rand auseinander. Darunter ist der Hohlraum 16 zwischen Membran und Ventil dargestellt, welcher durch das Wegätzen einer dünnen Opferschicht bei der Ventilherstellung entsteht. Am Rande dieses Hohlraumes sind Membran und Ventil fest miteinander verbunden. Die Verbindungslinie verläuft entlang des Außenrands der drei Schlitze bis zu deren Enden und von da jeweils in einem nach außen gewölbten Bogen zum benachbarten Ende des benachbarten Schlitzes. Der Hohlraum 16 hat eine dreizählige Drehachse senkrecht zur Zeichenebene und drei zweizählige Drehachsen in der Zeichenebene.
- Unten ist ein Ventil 7, 8 dargestellt. Es weist drei Reihen von aufeinander zulaufenden Löchern auf, die über den drei zweizähligen Drehachsen des Hohlraums 16 verlaufen. Dabei ist darauf zu achten, daß die Löcher im Ventil 7, 8, bei Berührung von Membran und Ventil im geschlossenen Zustand des Ventils, weit genug von den Schlitzen in der Membran entfernt sind. Dabei sind die Ränder der Löcher mindestens 40 µm von den Schlitzen entfernt. Nur so ist eine ausreichende Dichtwirkung gewährleistet.
- Im allgemeinen Fall kann auch ein mehr als dreiachsiger Stern gewählt werden.
- Die Fig. 4 zeigt ein Bemaßungsbeispiel, bei welchem das Ventil, in der Draufsicht dargestellt, aus Polyimid und die Membran aus Titan besteht. Es sind nur die drei mittleren Ventillöcher eingezeichnet. Die übrigen Löcher sind nicht dargestellt, da auf sie bei dieser Metallkombination auch verzichtet werden kann.
- Dabei betragen:
φp 500 µm l 155 µm r 36 µm s 73 µm µ1 22 µm µ2 55 µm. - Ein Ventil mit der Materialkombination Polyimid und Titan kann nach dem in der DE 41 39 668 A1 beschriebenen Verfahren hergestellt werden.
- Um Ventile zu erhalten, bei welchen die Titanmembran die leichter dehnbare Membran ist, wird die Polyimidmembran durch eine dickere, galvanisierte Schicht ersetzt. Als Galvanikmaterial wird Nickel verwendet, da dieses mit 200 GPa von den verfügbaren Galvanikmaterialien mit Abstand den größten Elastizitätsmodul besitzt.
- Gegenüber Titan besitzt Nickel, aufgrund eines 1,5-fach größeren Biaxialmoduls E/(1-γ), bei gleicher Dicke und Geometrie eine größere Biegesteifigkeit. Wählt man zudem für Nickel eine deutlich größere Dicke als die 2,7 µm des Titans, so wird bei Anliegen eines Differenzdrucks die Titanmembran stärker gedehnt als die Nickelschicht.
- Analog zum Herstellungsprozeß gemäß DE 41 39 668 A1 wird auf eine strukturierte Titanmembran eine Opferschicht aufgebracht und ebenfalls strukturiert. Anschließend werden abweichend von DE 41 39 668 Al in zwei Arbeitsgängen jeweils 16 µm Fotolack aufgeschleudert und lichtoptisch strukturiert. Dann erfolgt, unter Verwendung von KOH, die Entwicklung des Fotolacks im Maschinenentwickler. Danach wird der strukturierte Fotolack galvanisch aufgefüllt. Anschließend kann der Fotolack mit Azeton entfernt und die Opferschicht herausgelöst werden. Um ein Einzelventil zu erhalten wird dann ein Rahmen aufgebracht, um ihn herum die Titanmembran durchtrennt und das Ventil vom Siliziumsubstrat gelöst. Abschließend kann noch die Kohlenstoffschicht in einem Sauerstoffplasma entfernt werden.
- Für die verschiedenen möglichen Materialkombinationen können aus den unten angegebenen Formeln 1 bis 5 Hinweise für die Konstruktion entnommen werden.

- Um die Ventilcharakteristik verschiedener Membranventile, bestehend aus zwei Membranen miteinander vergleichen zu können, werden folgende Annahmen gemacht:
- 1. Die Ventilcharakteristik wird u. a. durch den Abstand zwischen den beiden Ventilmembranen unter Druckbeaufschlagung bestimmt. Zur Erzielung der identischen Ventilcharakteristik zweier Ventile muß der Membranabstand unter Druckbeaufschlagung identisch sein (Gl. 1).
- 2. An beiden Ventilmembranen fällt derselbe Differenzdruck ab.
- Die Formel für die Auslenkung einer runden Membran (ohne Öffnungen) unter Druckbeaufschlagung ist durch Gl. 2 gegeben. Hieraus ergibt sich für die Membranauslenkung Gl. 3, wobei:
- Eigenspannungen der Membran nicht berücksichtigt wurden.
- Abweichungen des Ventildesigns von einer runden Geometrie sowie Öffnungen in der Ventilmembran werden durch den Geometriefaktor Y berücksichtigt.
- Aus Gl. 1 ergibt sich unter Einsetzen von Gl. 3 die Gl. 4. Diese vereinfacht sich zu Gl. 5, wenn berücksichtigt wird, daß:
- eine der Membranen (Bsp. Ti-Membran) am Ein- und Auslaß aus demselben Material ist und dieselbe Dicke besitzt (Gl. 4a bzw. Gl. 4b),
- die Außenabmessungen aller Membranen (Ventile) identisch sind (Gl. 4c - e).
- Variante A:
Ein- und Auslaßventil unterscheiden sich, bei geometrisch identischem Ventildesign, in einem der Membranwerkstoffe. - Beispiel:
Einlaßventil: Titan- und Polyimidmembran
Auslaßventil: Nickel- und Titanmembran. - Da beide Ventile vom Design her identisch aufgebaut sind, benötigt man in Gl. 5 nur noch zwei unterschiedliche Geometriefaktoren für die beiden Ventilmembranen. Somit ergibt sich Gl. 5a. Sind beide Ventilmembranen vom Design her identisch (identische Membranöffnungen, die gegeneinander verdreht sind), so entfallen alle Geometriefaktoren in Gl. 5a.
- Variante B:
Gleiche Membranwerkstoffe bei unterschiedlicher Formsteifigkeit (verschiedene Designs) der Ventilmembranen. - Beispiel:
Ein- und Auslaßventil bestehen aus je einer Titan- und Polyimidmembran. Sowohl die Dicke der Titan- als auch Polyimidmembran ist bei beiden Ventilen fertigungsbedingt identisch. Ein- und Auslaßventil unterscheiden sich jedoch in den Geometriefaktoren. - Hiermit ergibt sich Gl. 5b1 und durch einfachste Rechenoperationen Gl. 5b2.
- Variante C:
Unterschiedliche Membranwerkstoffe und unterschiedliche Formsteifigkeit (Ventildesign) von Ein- und Auslaßventil. - Es gilt Gl. 5 mit 4 unterschiedlichen Geometriefaktoren.
- Die Nickelmembrane wurde möglichst biegesteif ausgeführt. D. h. es wurde eine gegenüber dem Titan größere Dicke der Membran (10 µm) gewählt. Zudem enthält die Membran lediglich kleine Löcher, so daß neben der ohnehin guten Materialsteifigkeit (gegeben durch den Biaxialmodul) eine hohe Formsteifigkeit erhalten wird.
- Dagegen muß die Titanmembran, die an sich eine hohe Materialsteifigkeit aufweist (die allerdings kleiner ist, als die des Nickel), so strukturiert werden, daß die Formsteifigkeit der Membran sehr gering wird. Dies wird dadurch erreicht, daß in der Titanmembran eine Tripol-ähnliche Struktur erzeugt wird. Die Arme des Tripols sind schmal und damit biegeweich. Bei der Wahl der Außenkontur wurde darauf geachtet, daß Kerbspannungen geringgehalten werden. Dies muß berücksichtigt werden, da andernfalls hohe Spannungen in der dünnen Titanmembran auftreten können, die die Bildung von Rissen und deren Fortschreiten entlang der strukturierten Schlitze bewirken würden, die die Tripolstruktur begrenzen und definieren. Außerhalb der strukturierten Tripole sind Titan und Nickel fest miteinander verbunden, so daß eine "Hubbewegung" allein auf den Bereich der Tripole begrenzt bleibt.
- Möglichkeit 2:
Identische Ein- und Auslaßventile, wobei eine Umlenkung des Fördermediums durch eine zusätzliche Öffnung in der Membran an einem Anschluß erfolgt. - Bei der Verwendung identischer Ventile ist eine Anströmung jeweils von derselben Ventilseite her notwendig. Deshalb muß das Fördermedium an einem Ventil in eine weitere Ebene umgelenkt werden. Teil 3 kann wiederum eine Mikrostruktur sein, die nach dem LIGA-Verfahren oder anderen Strukturierungsverfahren hergestellt wird. Sie kann zusätzlich den Antrieb der Pumpe (thermopneumatisch, oder Anschlüsse für pneumatischen Antrieb) beinhalten. Ob die Umlenkung am Einlaß- oder Auslaßventil erfolgt, hängt vom verwendeten Ventil und der Einbaulage des Ventils ab. Wenn die Ventile aus je einer Titan und Polyimidmembran bestehen und die Titanmembran gleichzeitig als Pumpenmembran dient, auf der die Wände der Pumpenkammer als LIGA-Struktur aufgebaut werden; dann muß z. B. die Umlenkung am Auslaßventil erfolgen. Ebenso sind folgende Materialkombinationen für Membran und Ventile denkbar:
- Titan/Nickel;
- Polyimid/Gold.
- Die letztere Variante hat den Vorteil, daß damit als Pumpenmembran eine extrem elastische Polyimidmembran zur Verfügung steht.
- Eine weitere Möglichkeit besteht darin, die Pumpenkörper 1, 3 als Kunststoffteile aus einem einzigen Werkstoff, z. B. durch Kunststoffabformung herzustellen. Die Formen für diese Kunststoffteile können je nach den gewünschten Abmessungen der Pumpenkörper über feinwerktechnische Verfahren oder nach dem LIGA-Verfahren gefertigt werden. Von den Pumpenkörpern 1, 2 kann einer oder beide aus Metall gefertigt sein. Anstatt auf der Membran 2 die Wände des Pumpenkörpers 1 aufzubauen und den Pumpenkörper dann über das Montieren einer Abschlußplatte zu verschließen, kann die Membran (mit den Ventilen) auf den fertiggestellten Pumpenkörper montiert werden, z. B. durch Kleben oder Verschweißen. Dies hat gegenüber der aus gattungsgemäßen Pumpe den Vorteil, daß keine weiteren Strukturen auf der Membran aufgebaut werden müssen.
- Die Pumpenkörper 1, 3 enthalten zusätzlich die fluidischen Anschlüsse zu Ein- und Auslaßventil 4, 5, die Umlenkkanäle 14, 15 und eine weitere Kammer mit Anschluß oberhalb der Pumpenkammer 6 für einen z. B. pneumatischen Pumpenantrieb.

Claims (9)
- Mikromembranpumpe bestehend aus zwei Ventilkammern, einer dazwischen angeordneten Pumpenkammer, wobei jede Ventilkammer durch einen Kanal mit der Pumpenkammer verbunden ist,einem Pumpenantrieb und einer Membran welche die drei Kammern verschließt, wobei die Membran im Bereich der einen Ventilkammer ein Einlaßventil und im Bereich der anderen Ventilkammer ein Auslaßventil trägt, wobei das Einlaßventil auf die Membran strukturiert ist, dadurch gekennzeichnet, daßa) die auf die Membran (2) strukturierten Ventilteile der Ventile (7,8) auf der gleichen Membranseite liegen undb) alle für den Betrieb der Pumpe notwendigen Kammern und zuleitungen in einen unteren Pumpenkörper (1) und einen oberen Pumpenkörper (3), welche beide dicht mit der Membran (2) verbunden sind, hineinstrukturiert sind.
- Mikromembranpumpe nach Anspruch 1, dadurch gekennzeichnet, daß die beiden Ventile (7, 8) gleich aufgebaut sind und ein Umlenkkanal (14) bei der einen Ventilkammer angeordnet ist, der den Medienstrom auf die andere Seite der Membran führt.
- Mikromembranpumpe nach Anspruch 1, dadurch gekennzeichnet, daß die Steifigkeit des auf die Membran (2) strukturierten Teils des einen Ventils größer und die Steifigkeit des auf die Membran (2) strukturierten Teils des anderen Ventils kleiner ist als die der Membran.
- Mikromembranpumpe nach einem der Ansprüche 1 bis 3, dadurch gekennzeichnet, daß die Ventile (7, 8) mindestens drei Reihen von aufeinander zulaufenden Löchern und die Membran (2) im Bereich der Ventile (7, 8) mindestens drei nach innen gekrümmte Schlitze aufweist.
- Mikromembranpumpe nach einem der Ansprüche 1 bis 4, dadurch gekennzeichnet, daß ein Pumpenkörper (1), welcher die Pumpenkammer (6) und die Ventilkammern (4, 5) enthält, aus Kunststoff besteht.
- Mikromembranpumpe nach einem der Ansprüche 1 bis 4, dadurch gekennzeichnet, daß ein Pumpenkörper (1), welcher die Pumpenkammer (6) und die Ventilkammern (4, 5) enthält, aus Metall besteht.
- Mikromembranpumpe nach einem der Ansprüche 1 bis 6, dadurch gekennzeichnet, daß die Membran (2) aus Polyimid besteht.
- Mikromembranpumpe nach einem der Ansprüche 1 bis 6, dadurch gekennzeichnet, daß die Membran (2) aus Metall besteht.
- Mikromembranpumpe nach einer der Ansprüche 1 bis 8, dadurch gekennzeichnet, daß ein Pumpenkörper (1), welcher die Pumpenkammer (6) und die Ventilkammern (4, 5) enthält aus einem Stück gefertigt ist.
