Description
- Die Erfindung betrifft eine dielektrische Zusammensetzung, umfassend ein Gemisch aus:
- – einer keramischen Zusammensetzung, die BaaREbTicO3 enthält, wobei RE ein Seltenerdenelement darstellt, wobei 0,05 ≤ a ≤ 0,25, 0,525 ≤ b ≤ 0,70, 0,85 ≤ c ≤ 1,0 und 2a + 3b + 4c = 6, und die frei von Blei und Bismut ist, und
- – einer Glaszusammensetzung, die SiO2 umfasst.
- Die Erfindung betrifft des Weiteren ein Verfahren zur Herstellung eines keramischen Mehrschichtelements, umfassend die folgenden Schritte:
- – Herstellen eines Mehrschichtstapels, umfassend eine erste keramische Folie, eine erste Elektrode, die Cu umfasst, eine zweite keramische Folie und eine zweite Elektrode, die Cu umfasst, wobei diese keramischen Folien aus einer dielektrischen Zusammensetzung hergestellt sind, die eine keramische Zusammensetzung und eine SiO2-haltige Glaszusammensetzung umfasst, wobei die keramische Zusammensetzung BaaREbTicO3 enthält, wobei RE ein Seltenerdenelement darstellt, wobei 0,05 ≤ a ≤ 0,25, 0,525 ≤ b ≤ 0,70, 0,85 ≤ c ≤ 1,0 und 2a + 3b + 4c = 6, wobei die keramische Zusammensetzung frei von Blei und Bismut ist; und
- – Sintern des Mehrschichtstapels.
- Die Erfindung betrifft des Weiteren ein elektronisches Bauelement, das eine erste dielektrische keramische Schicht, eine erste Elektrode, die Cu umfasst, und eine zweite Elektrode umfasst.
- Eine solche dielektrische Zusammensetzung ist aus EP-A-0926107 bekannt. Die keramische Zusammensetzung BaaREbTicO3, wobei RE ein Seltenerdenelement darstellt, wobei 0,05 ≤ a ≤ 0,25, 0,525 ≤ b ≤ 0,70, 0,85 ≤ c ≤ 1,0 und 2a + 3b + 4c = 6, ist allgemein als eine Gruppe von Materialien mit einer hohen Dielektrizitätskonstante bekannt. Wenn jedoch keine Glaszusammensetzung beigegeben wird, so hat die keramische Zusammensetzung eine hohe Sintertemperatur, allgemein von mehr als 1300°C. Es ist bekannt, dass die Beigabe einer Glaszusammensetzung zu einem Absenken der Sintertemperatur führt. Die bekannte dielektrische Zusammensetzung hat eine Sintertemperatur von etwa 1000°C, was niedriger ist als 1084°C, die Schmelztemperatur von Kupfer. Da Glassorten selbst eine geringe Dielektrizitätskonstante haben, hat auch die zusammengesetzte dielektrische Zusammensetzung, welche die keramische Zusammensetzung und die Glaszusammensetzung umfasst, eine relativ geringe Dielektrizitätskonstante. Die relative Dielektrizitätskonstante ist niedriger als 50. Um eine höhere Dielektrizitätskonstante zu erhalten, liegen im Allgemeinen Blei oder Bismut in der keramischen Zusammensetzung vor. Die dielektrische Zusammensetzung kann bei einer geringen Temperatur gesintert werden. Das Vorhandensein von Blei oder Bismut macht jedoch die dielektrische Zusammensetzung toxisch und umweltschädlich, wenn sie verbrannt oder auf sonstige Weise als Abfall entsorgt wird.
- Die bekannte dielektrische Zusammensetzung enthält des Weiteren CuO. Das Vorhandensein von CuO verleiht der bekannten dielektrischen Zusammensetzung eine höhere Dielektrizitätskonstante. Das Vorhandensein von CuO führt außerdem zu einer niedrigeren Sintertemperatur. Dieses CuO wird als ein Pulver oder als ein Bestandteil der Glaszusammensetzung beigegeben. Wenn eine Pb-haltige keramische Zusammensetzung verwendet wird, so ist die relative Dielektrizitätskonstante 62 ohne das Vorhandensein von CuO und 77 mit dem Vorhandensein von CuO (vgl. die Zusammensetzungen Nr. 2, 3 und 6, die in der genannten Anmeldung angeführt sind).
- Aus der genannten Anmeldung sind Zusammensetzungen mit den Nummern 21, 22 und 34 bekannt, die frei von Blei und Bismut sind und die bei einer Temperatur von unter 1100°C gesintert werden können. Die Glaszusammensetzung in einer solchen dielektrischen Zusammensetzung umfasst 23 Gewichtsprozent SiO2, 14 Gewichtsprozent B2O3, 61 Gewichtsprozent Erdalkalimetalloxide und 2 Gewichtsprozent Li2O. Das Erdalkalimetalloxid umfasst 82 Gewichtsprozent BaO und wenigstens eine Verbindung, die aus der Gruppe bestehend aus SrO, CaO und MgO ausgewählt ist. Die erwähnten dielektrischen Zusammensetzungen enthalten des Weiteren CuO. Die dielektrischen Zusammensetzungen haben eine Brenntemperatur von 1000°C und relative Dielektrizitätskonstante zwischen 27 und 60.
- Außer einer hohen Dielektrizitätskonstante ist es für elektronische Anwendungen im Hochfrequenzbereich erforderlich, dass der Temperaturkoeffizient der Dielektrizitätskonstante klein ist. Ein Kriterium dafür ist der NP0-Standard, der besagt, dass der Temperaturkoeffizient der Dielektrizitätskonstante – auch als der Temperaturkoeffizient der Kapazitanz oder TKK bekannt – im Bereich von –30 bis +30 ppm/°C liegen soll. Die genannten dielektrischen Zusammensetzungen, die dieses Kriterium erfüllen und frei von Blei und Bismut sind, haben relative Dielektrizitätskonstanten zwischen 48 und 53.
- Gemäß diesem NP0-Standard sollte die dielektrische Zusammensetzung des Weiteren eine RC-Zeit von wenigstens 1000 Sekunden nach dem Sintern haben. Diese RC-Zeit wurde als das Produkt des Isolationswiderstandes und der Kapazitanz definiert und ist ein Maß für die Stabilität der dielektrischen Zusammensetzung.
- Ein Nachteil dieser bekannten dielektrischen Zusammensetzungen, die frei von Blei und Bismut sind und deren TKK den NP0-Standard erfüllt, ist, dass die relative Dielektrizitätskonstante relativ niedrig ist. Für die Miniaturisierung von Bauelementen für Hochfrequenzanwendungen werden dielektrische Zusammensetzungen mit hohen Dielektrizitätskonstanten benötigt.
- Es ist daher eine erste Aufgabe der Erfindung, eine dielektrische Zusammensetzung der eingangs beschriebenen Art bereitzustellen, die eine relative Dielektrizitätskonstante höher als 55 hat, deren TKK den NP0-Standard erfüllt und die mit Cu-haltigen Elektroden gesintert werden kann.
- Es ist eine zweite Aufgabe, ein Verfahren zur Herstellung eines keramischen Mehrschichtelements der eingangs beschriebenen Art bereitzustellen, das eine hohe Kapazitanz relativ zu seiner Oberfläche aufweist, wobei der Temperaturkoeffizient dieser Kapazitanz klein ist.
- Es ist eine dritte Aufgabe der Erfindung, ein elektronisches Bauelement, wie eingangs beschrieben, bereitzustellen, das sich für Hochfrequenzanwendungen eignet.
- Die erste Aufgabe wird durch eine dielektrische Zusammensetzung nach Anspruch 1 erfüllt, die Folgendes enthält:
- – die keramische Zusammensetzung,
- – als die Glaszusammensetzung: eine Zusammensetzung, umfassend SiO2, ein bivalentes Metalloxid, das aus der Gruppe bestehend aus MgO und ZnO ausgewählt ist, und wenigstens 10 Gewichtsprozent – relativ zu der Glaszusammensetzung – eines weiteren Metalloxids, das aus der Gruppe bestehend aus Li2O und TiO2 ausgewählt ist, und
- – ein Metalloxid, das sich von dem bivalenten Metalloxid, das in der Glaszusammensetzung vorliegt, unterscheidet.
- Es wurde überraschend festgestellt, dass die dielektrische Zusammensetzung der Erfindung die erste Aufgabe der Erfindung erfüllt: eine dielektrische Zusammensetzung, die eine relative Dielektrizitätskonstante höher als 55 aufweist, die Kriterien des NP0-Standards erfüllt und zusammen mit Cu-haltigen Elektroden gesintert werden kann.
- Das Metalloxid in der dielektrischen Zusammensetzung der Erfindung hat als seine Hauptfunktion die Verbesserung der RC-Zeit. Diese RC-Zeit lässt sich berechnen als das Produkt des Isolationswiderstandes und der Kapazitanz, was beides messbare Parameter sind. Es wurde festgestellt, dass ohne das Vorhandensein eines Metalloxids der Isolationswiderstand nach dem Sintern gering ist. Mit einem solchen geringen Isolationswiderstand von etwa 103 MΩ wird eine RC-Zeit unterhalb des NP0-Standards erreicht. Es wurde des Weiteren festgestellt, dass ohne das Vorhandensein eines Metalloxids die dielektrische Zusammensetzung während des Sinterns zu einem Halbleitermaterial reduziert wird.
- Ein Vorteil des Metalloxids ist, dass sein Vorhandensein den TKK der gesinterten dielektrischen Zusammensetzung auf Werte innerhalb der Grenzen des NP0-Standards senkt, wie aus den Daten in Tabelle 3 hervorgeht. Beide Auswirkungen des Metalloxids – die Verbesserung der RC-Zeit und die Stabilisierung des TKK – ließen sich nicht aus dem Vorhandensein von CuO in den dielektrischen Zusammensetzungen der genannten Anmeldung vorhersehen. Gemäß der genannten Anmeldung hat CuO als seine Hauptfunktion eine Erhöhung der Dielektrizitätskonstante. Es wurde des Weiteren festgestellt, dass nicht nur CuO, sondern auch eine breite Vielfalt anderer Metalloxide zum Verbessern der RC-Zeit und zur Stabilisierung des TKK der dielektrischen Zusammensetzung verwendet werden kann.
- Vorzugsweise ist das Metalloxid, das in der dielektrischen Zusammensetzung vorliegt, ein Oxid eines Metalls, das aus der Gruppe bestehend aus Magnesium, Mangan, Eisen, Kobalt, Nickel, Kupfer, Zink, Yttrium, Indium, Wolfram, Dysprosium, Holmium, Erbium, Ytterbium und Lutetium ausgewählt. Tabelle 3 zeigt die Auswirkung des Vorhandenseins einer breiten Vielfalt von Metalloxiden auf die Dielektrizitätskonstante, die RC-Zeit und den TKK. Alle bevorzugten Metalloxide, mit Ausnahme von Wolframoxid, sind Oxide von sogenannten "Akzeptor"-Metallen. Die Metallionen dieser Akzeptormetalle haben eine Ladung, die kleiner ist als die von Titan, und haben einen Radius, der maximal so groß ist wie der von Titan. Gemäß den Erfindern können diese Metallionen Titanionen in der keramischen Zusammensetzung ersetzen (und teilweise tun sie es auch), wobei das Barium-Seltenerden-Titanat allgemein in einem Gitter vorliegt. Bei dieser Ersetzung entstehen auch Sauerstofflücken in dem Barium-Seltenerden-Titanat-Gitter. Insbesondere in Kombination mit Kupferelektroden, die zum Zustand eines geringen Sauerstoffpartialdrucks führen, scheint diese Entstehung von Sauerstofflücken wesentlich für das Verhindern einer Reduktion der dielektrischen Zusammensetzung zu einem keramischen Halbleitermaterial während des Sinterns zu sein. Die Erfinder wollen aber nicht auf diese Erklärung festgelegt sein. Zum Beispiel erklärt es nicht, wie Wolframoxid beim Verhindern der Reduktion der dielektrischen Zusammensetzung während des Sinterns agiert.
- Es wurde festgestellt, dass verschiedene Glaszusammensetzungen zu einer Verringerung der Sintertemperatur führen können. Viele verschiedene Silikatglaszusammensetzungen können als die Glaszusammensetzung ausgewählt werden, wie zum Beispiel jene, die überwiegend auf Li2O-MgO-SiO2, Li2O-ZnO-SiO2, ZnO-SiO2-TiO2, MgO-SiO2-TiO2 und Li2O-MgO-ZnO-SiO2-TiO2 basieren. Alle diese Glaszusammensetzung enthalten das weitere Metalloxid TiO2 oder Li2O in einer Menge von wenigstens 10 Gewichtsprozent.
- In einer Ausführungsform der dielektrischen Zusammensetzung der Erfindung ist das weitere Metalloxid in der Glaszusammensetzung Li2O. Aus den Daten in den Tabellen 1 und 2 folgt, dass die dielektrische Zusammensetzung mit den Glaszusammensetzungen G2, G4 und G5, die 21, 18 bzw. 14 Gewichtsprozent Li2O enthalten, bei einer niedrigeren Temperatur gesintert werden können als die dielektrische Zusammensetzung mit den Glaszusammensetzungen G1 und G3, die 2 bzw. 3 Gewichtsprozent Li2O enthalten. Der Fachmann würde aber nie eine Glaszusammensetzung verwenden, die mehr als 10 Gewichtsprozent Li2O enthält. In der genannten Anmeldung wird angegeben, dass bei einer solchen Glaszusammensetzung die dielektrische Zusammensetzung eine unbefriedigende Feuchtigkeitsbeständigkeit nach dem Sintern aufweist. Diese unbefriedigende Feuchtigkeitsbeständigkeit ist von den Erfindern nicht beobachtet worden.
- In einer Ausführungsform besteht die Glaszusammensetzung im Wesentlichen aus 50–80 Gewichtsprozent SiO2, 5–25 Gewichtsprozent wenigstens eines Erdalkalimetalloxids und 10–25 Gewichtsprozent Li2O und ist im Wesentlichen frei von Bor. Mit dieser Glaszusammensetzung wurden gute Ergebnisse erhalten. Die Glaszusammensetzung hat als einen weiteren Vorteil, dass sie in Kombination mit dem Bindemittel Polyvinylalkohol verwendet werden kann, der wasserlöslich ist. Im Vergleich zu Bindemitteln, die in organischen Lösemitteln löslich sind, ist das wasserlösliche Bindemittel entschieden weniger umweltschädlich.
- Vorzugsweise liegt die Glaszusammensetzung in einer Menge von 3 bis 5 Gewichtsprozent relativ zu der keramischen Zusammensetzung vor. Es wurde festgestellt, dass die Beigabe von 3 bis 5 Gewichtsprozent der Glaszusammensetzung der Erfindung zu einer Absenkung der Sintertemperatur einer Barium-Seltenerden-Titanat-Keramikzusammensetzung von wenigstens 130°C führt, d. h. von über 1200°C auf 1070°C oder darunter. Diese effektive Absenkung der Sintertemperatur ist enorm im Vergleich zu der genannten Anmeldung, bei der wenigstens 10 Gewichtsprozent einer Glaszusammensetzung beigegeben werden müssen, um ein ausreichendes Sintern bei Temperaturen von etwa 1000°C zu bewerkstelligen. Infolge der geringen Menge der Glaszusammensetzung, die in der dielektrischen Zusammensetzung vorliegt, ist die relative Menge der keramischen Zusammensetzung, die in der dielektrischen Zusammensetzung vorliegt, groß.
- In einer weiteren Ausführungsform ist das Erdalkalimetalloxid überwiegend MgO. Es wurde überraschend festgestellt, dass bei einer Glaszusammensetzung, die MgO enthält und im Wesentlichen frei von CaO, BaO und SrO ist, die Sintertemperatur bei Verwendung der gleichen Menge Glas von 1060 auf 1040°C gesenkt wird. Aus Tabelle 3 ist auch ersichtlich, dass die Absenkung der Sintertemperatur bei Verwendung einer geringeren Menge der Glaszusammensetzung stattfindet. Dies führt zu einer höheren Dielektrizitätskonstante.
- In einer weiteren Ausführungsform der dielektrischen Zusammensetzung der Erfindung ist das bivalente Metalloxid ZnO, und das weitere Metalloxid ist TiO2. Die Glaszusammensetzung ZnO-SiO2-TiO2 ist aus EP-A-0960868 bekannt. Diese Schrift enthält keinen Hinweis darauf, dass diese Glaszusammensetzung unterhalb des Schmelzpunktes von Cu gesintert werden kann, wenn ein Metalloxid vorliegt, das sich von dem bivalenten Metalloxid, das Teil der Glaszusammensetzung ist, unterscheidet.
- Vorzugsweise wird ein BaaREbTicO3 als die keramische Zusammensetzung ausgewählt, wobei Nd und Gd als RE vorliegen und wobei des Weiteren das Ba teilweise durch Sr substituiert ist. Solche Zusammensetzungen sind aus US-Patent Nr. 5,556,818 bekannt.
- Die zweite Aufgabe der Erfindung wird durch ein Verfahren zur Herstellung eines keramischen Mehrschichtelements nach Anspruch 8 erfüllt, wobei:
- – die Glaszusammensetzung ein bivalentes Metalloxid, das aus der Gruppe bestehend aus MgO und ZnO ausgewählt ist, und wenigstens 10 Gewichtsprozent – relativ zu der Glaszusammensetzung – eines weiteren Metalloxids, das aus der Gruppe bestehend aus Li2O und TiO2 ausgewählt ist, enthält,
- – die dielektrische Zusammensetzung des Weiteren ein Metalloxid enthält, das sich von dem bivalenten Metalloxid, das in der Glaszusammensetzung vorliegt, unterscheidet, und
- – der Mehrschichtstapel bei einer Temperatur zwischen 900 und 1080°C und in einer Atmosphäre, die für Cu nicht-oxidierend ist, gesintert wird.
- Bei dem erfindungsgemäßen Verfahren wird die dielektrische Zusammensetzung der Erfindung zusammen mit Kupferelektroden gesintert. Beispiele für Atmosphären, die für Kupfer nicht-oxidierend sind, sind N2/H2O, CO2/CO und reines N2. Beispiele für Glaszusammensetzungen sind in Tabelle 1 gezeigt. Es können auch andere Glaszusammensetzungen verwendet werden, wie zum Beispiel jene, die überwiegend auf Li2O-MgO-SiO2, Li2O-ZnO-SiO2, ZnO-SiO2-TiO2, MgO-SiO2-TiO2 und Li2O-MgO-ZnO-Si02-TiO2 basieren. Vorzugsweise geschieht das Sintern bei einer Temperatur zwischen 1000 und 1050°C. Vorzugsweise enthält der Mehrschichtstapel eine große Anzahl erster und zweiter Elektroden, wobei diese ersten und zweiten Elektroden mit einem ersten bzw. einem zweiten Anschlusskontakt verbunden sind. Das keramische Mehrschichtelement kann zum Beispiel ein keramischer Mehrschichtkondensator, eine Anordnung keramischer Mehrschichtkondensatoren oder ein Hochfrequenzfilter sein.
- Die dritte Aufgabe der Erfindung wird durch ein elektronisches Bauelement nach Anspruch 9 erfüllt, wobei die erste dielektrische keramische Schicht ein Sinterkörper ist, umfassend:
- – eine keramische Zusammensetzung, die BaaREbTicO3 enthält, wobei RE ein Seltenerdenelement darstellt, wobei 0,05 ≤ a ≤ 0,25, 0,525 ≤ b ≤ 0,70, 0,85 ≤ c ≤ 1,0 und 2a + 3b + 4c = 6, und die frei von Blei und Bismut ist,
- – eine Glaszusammensetzung, umfassend SiO2, ein bivalentes Metalloxid, das aus der Gruppe bestehend aus MgO und ZnO ausgewählt ist, und wenigstens 10 Gewichtsprozent – relativ zu der Glaszusammensetzung – eines weiteren Metalloxids, das aus der Gruppe bestehend aus Li2O und TiO2 ausgewählt ist, und
- – ein Metalloxid, das sich von dem bivalenten Metalloxid, das in der Glaszusammensetzung vorliegt, unterscheidet.
- Das elektronische Bauelement der Erfindung erfüllt die Aufgabe, indem es eine relative Dielektrizitätskonstante von wenigstens 55 hat, indem es einen TKK im Bereich von –30 bis +30 ppm/°C hat und indem es weder Blei noch Bismut enthält. Da Kupfer eine hohe elektrische Leitfähigkeit besitzt, werden elektrische Verluste in den Elektroden weitgehend verringert. Des Weiteren wird der Herstellungspreis des Bauelements der Erfindung im Vergleich zu einem Bauelement verringert, bei dem die Elektroden aus Edelmetall bestehen. Kupfer kann auch in der Form von Verbindern, Anschlusskontakten und so weiter vorhanden sein, wie es auf dem Gebiet der Herstellung elektronischer Bauelemente bekannt ist. Es kann eine Vielfalt von Silikatglaszusammensetzungen für die Glaszusammensetzung ausgewählt werden, wie zum Beispiel jene, die in Tabelle 1 angeführt sind, und jene, die oben erwähnt wurden. Das Metalloxid wird vorzugsweise aus der Gruppe bestehend aus Magnesium, Mangan, Eisen, Kobalt, Nickel, Kupfer, Zink, Yttrium, Indium, Wolfram, Dysprosium, Holmium, Erbium, Ytterbium und Lutetium ausgewählt. Ein BaaREbTicO3 wird vorzugsweise als die keramische Zusammensetzung ausgewählt, wobei Nd und Gd als RE vorliegen und wobei des Weiteren das Ba teilweise durch Sr substituiert ist.
- Das elektronische Bauelement kann ein Hochfrequenzfilter wie zum Beispiel ein Filter für elektromagnetische Interferenzen, ein LC-, ein RC-, ein LRC-Filter, ein Gleichtaktfilter oder ein Differenzfilter sein oder kann solche Filter umfassen. Alternativ kann das elektronische Bauelement eine passive Komponente wie zum Beispiel ein keramischer Mehrschichtkondensator oder eine Anordnung von Kondensatoren sein. In einer weiteren Ausführungsform wird die erste keramische Schicht, oder ein Stapel keramischer Schichten mit zwischen den keramischen Schichten angeordneten Elektroden, als ein Substrat verwendet, auf dem weitere Komponenten durch Abscheiden und Strukturieren von Schichten oder durch Montieren diskreter Komponenten angeordnet werden. Das elektronische Bauelement bietet dann eine integrierte Lösung für eine Hochfrequenzanwendung wie zum Beispiel ein Mobiltelefon. Tabelle 1 – Glaszusammensetzungen in Gewichtsprozent

Das Sintern erfolgte in einer Atmosphäre, die für Kupfer (H2O/N2) nicht-oxidierend ist, mit Ausnahme von Beispiel 2, wo der Sauerstoffpartialdruck höher war.

- Diese und weitere Aspekte der dielektrischen Zusammensetzung, der Glaszusammensetzung, des Herstellungsverfahrens und des elektronischen Bauelements werden im Folgenden anhand von
1 näher erläutert, die ein schaubildhafter Querschnitt eines ersten elektronischen Bauelements, eines keramischen Mehrschichtelements, ist. - Beispiel 1
- Das keramische Mehrschichtelement
10 von1 umfasst eine erste keramische Schicht11 , eine erste Elektrode21 aus Cu, die in elektrischem Kontakt mit einem ersten Anschlusskontakt31 steht, eine zweite keramische Schicht12 und eine zweite Elektrode22 aus Cu, die mit einem zweiten Anschlusskontakt32 in Kontakt steht. In dem keramischen Mehrschichtelement10 sind eine Anzahl jeder dieser Schichten11 ,12 und dieser Elektroden21 ,22 vorhanden, was zu einem Mehrschichtstapel führt. Das keramische Mehrschichtelement10 ist ein Kondensator. - Um das keramische Mehrschichtelement
10 herzustellen, wurde eine dielektrische Zusammensetzung durch Vermischen von 50 g Ba0,231Gd0,196Nd0,270Sr0,020Ca0,050Ti1,00O3, 2 g einer Glaszusammensetzung, die Mg0,18Li0,60Si0,52O1,00 enthielt, 0,25 g Y2O3, 50 g Wasser und eines geeigneten Dispergiermittels hergestellt. Nach 20-stündigem Mahlen in einer Kugelmühle mit Yttrium-stabilisierten Zirkondioxid-Kugeln wurde ein organisches Bindemittel, das Polyvinylalkohol enthielt, zu der dielektrischen Zusammensetzung hinzugegeben. Das Gemisch wurde nassvermischt, so dass ein keramischer Schlicker entstand. Aus diesem keramischen Schlicker wurde mittels des Rakelverfahrens eine Folie geformt, so dass eine rechteckige grüne Folie mit einer Dicke von 21 μm entstand. Danach wurde eine leitfähige Cu-haltige Paste auf die grüne Keramikfolie11 ,12 gedruckt, um eine Elektrode21 ,22 herzustellen. Mehrere der oben erwähnten grünen Keramikfolien11 ,12 , auf denen die Elektroden21 ,22 ausgebildet waren, wurden so laminiert, dass jedes Mal jeweils eine Elektrode21 ,22 zwischen zwei grünen Keramikfolien11 ,12 angeordnet war. - Die entstandene Struktur wurde getrocknet und anschließend mit einem Druck von 10 a zusammengedrückt. Die entstandene Struktur wurde in einem Brennofen gesintert, der langsam von Raumtemperatur auf 1030°C erwärmt und anschließend langsam auf Raumtemperatur abgekühlt wurde. Die Gesamtbrenndauer betrug etwa 9 h. Während des Brennens wurde ein Gasstrom aus N2/H2O aufrecht erhalten.
- Nachdem der erste und der zweite Anschlusskontakt auf übliche Weise hergestellt wurden, war der keramische Mehrschichtkondensator fertig. Der K-Wert betrug 68, der Verlustfaktor tan δ betrug 2,10–4. Die Kapazitanz betrug 33 pF. Der Temperaturkoeffizient der Kapazitanz betrug –26 ppm/°C. Der Isolationswiderstand betrug 7,106 MΩ, was zu einer RC-Zeit von 5500 s führte.
Claims (10)
- Dielektrische Zusammensetzung, umfassend ein Gemisch aus: – einer keramischen Zusammensetzung, die BaaREbTicO3 enthält, wobei RE ein Seltenerdenelement darstellt, wobei 0,05 ≤ a ≤ 0,25, 0,525 ≤ b ≤ 0,70, 0,85 ≤ c ≤ 1,0 und 2a + 3b + 4c = 6, und die frei von Blei und Bismut ist, – einer Glaszusammensetzung, umfassend SiO2, ein bivalentes Metalloxid, das aus der Gruppe bestehend aus MgO und ZnO ausgewählt ist, und wenigstens 10 Gewichtsprozent – relativ zu der Glaszusammensetzung – eines weiteren Metalloxids, das aus der Gruppe bestehend aus Li2O und TiO2 ausgewählt ist, und – einem Metalloxid, das sich von dem bivalenten Metalloxid, das in der Glaszusammensetzung vorliegt, unterscheidet.
- Dielektrische Zusammensetzung nach Anspruch 1, dadurch gekennzeichnet, dass das Metalloxid in der dielektrischen Zusammensetzung ein Oxid eines Metalls ist, das aus der Gruppe bestehend aus Magnesium, Zink, Kupfer, Mangan, Kobalt, Eisen, Nickel, Erbium, Holmium, Indium, Dysprosium, Wolfram und Yttrium ausgewählt ist.
- Dielektrische Zusammensetzung nach Anspruch 1, dadurch gekennzeichnet, dass das weitere Metalloxid in der Glaszusammensetzung Li2O ist.
- Dielektrische Zusammensetzung nach Anspruch 3, dadurch gekennzeichnet, dass die Glaszusammensetzung im Wesentlichen aus 50–80 Gewichtsprozent SiO2, 5–25 Gewichtsprozent wenigstens eines Erdalkalimetalloxids, das MgO enthält, und 10–25 Gewichtsprozent Li2O besteht und dass sie im Wesentlichen frei von Bor ist.
- Dielektrische Zusammensetzung nach Anspruch 4, dadurch gekennzeichnet, dass das Erdalkalimetalloxid überwiegend MgO ist.
- Dielektrische Zusammensetzung nach Anspruch 1, dadurch gekennzeichnet, dass das bivalente Metalloxid in der Glaszusammensetzung ZnO ist und dass das weitere Metalloxid TiO2 ist.
- Dielektrische Zusammensetzung nach Anspruch 1, 3, 4 oder 6, dadurch gekennzeichnet, dass die Glaszusammensetzung in einer Menge von 3 bis 5 Gewichtsprozent relativ zu der keramischen Zusammensetzung vorliegt.
- Verfahren zur Herstellung eines keramischen Mehrschichtelements (
10 ), umfassend die folgenden Schritte: – Herstellen eines Mehrschichtstapels, umfassend eine erste keramische Schicht (11 ), eine erste Elektrode (21 ), die Cu umfasst, eine zweite keramische Schicht (12 ) und eine zweite Elektrode (22 ), die Cu umfasst, wobei diese keramischen Schichten (11 ,12 ) aus einer dielektrischen Zusammensetzung hergestellt sind, die eine keramische Zusammensetzung und eine SiO2-haltige Glaszusammensetzung umfasst, wobei die keramische Zusammensetzung BaaREbTicO3 enthält, wobei RE ein Seltenerdenelement darstellt, wobei 0,05 ≤ a ≤ 0,25, 0,525 ≤ b ≤ 0,70, 0,85 ≤ c ≤ 1,0 und 2a + 3b + 4c = 6, wobei die keramische Zusammensetzung frei von Blei und Bismut ist; und – Sintern des Mehrschichtstapels, dadurch gekennzeichnet, dass, – die Glaszusammensetzung ein bivalentes Metalloxid, das aus der Gruppe bestehend aus MgO und ZnO ausgewählt ist, und wenigstens 10 Gewichtsprozent – relativ zu der Glaszusammensetzung – eines weiteren Metalloxids, das aus der Gruppe bestehend aus Li2O und TiO2 ausgewählt ist, enthält, – die dielektrische Zusammensetzung des Weiteren ein Metalloxid enthält, das sich von dem bivalenten Metalloxid, das in der Glaszusammensetzung vorliegt, unterscheidet, und – der Mehrschichtstapel bei einer Temperatur zwischen 900 und 1080°C und in einer Atmosphäre, die für Cu nicht-oxidierend ist, gesintert wird. - Elektronisches Bauelement (
10 ), umfassend eine erste dielektrische keramische Schicht (11 ), eine erste Elektrode (22 ), die Cu umfasst, und eine zweite Elektrode (21 ), dadurch gekennzeichnet, dass die erste dielektrische keramische Schicht (11 ) ein Sinterkörper ist, umfassend: – eine keramische Zusammensetzung, die BaaREbTicO3 enthält, wobei RE ein Seltenerdenelement darstellt, wobei 0,05 ≤ a ≤ 0,25, 0,525 ≤ b ≤ 0,70, 0,85 ≤ c ≤ 1,0 und 2a + 3b + 4c = 6, und die frei von Blei und Bismut ist, – eine Glaszusammensetzung, umfassend SiO2, ein bivalentes Metalloxid, das aus der Gruppe bestehend aus MgO und ZnO ausgewählt ist, und wenigstens 10 Gewichtsprozent – relativ zu der Glaszusammensetzung – eines weiteren Metalloxids, das aus der Gruppe bestehend aus Li2O und TiO2 ausgewählt ist, und – ein Metalloxid, das sich von dem bivalenten Metalloxid, das in der Glaszusammensetzung vorliegt, unterscheidet. - Elektronisches Bauelement nach Anspruch 9, dadurch gekennzeichnet, dass die erste dielektrische keramische Schicht als ein Substrat vorliegt.
