Abstract
Description

Fig. 1 zeigt einen Querschnitt durch einen erfindungsgemäßen Photodetektor in einer planaren Struktur mit Schutzring (Guard ring). Auf einem Substrat 1 aus Silizium, das z. B. n⁺- leitend dotiert ist, ist eine erste Schicht 2 aus Silizium, die z. B. n-leitend dotiert ist, aufgewachsen. Darauf befindet sich eine zweite Schicht 4, die für elektrische Leitfähigkeit umgekehrten Vorzeichens dotiert ist (z. B. p⁺-leitend). Der pn-Übergang zwischen der ersten Schicht 2 und der zweiten Schicht 4 ist durch einen Schutzring 5, der für elektrische Leitung desselben Leitfähigkeitstyps wie die zweite Schicht 4 schwach dotiert ist (z. B. p-leitend), ringsum abgeschlossen. Dieser Schutzring 5 ermöglicht relativ hohe elektrische Felder im Bereich des pn-Überganges, ohne daß am Rand dieses Über ganges Kurzschlußströme auftreten können. In Fig. 1 sind die Kontakte 9 und die möglichen Eintrittsrichtungen für die Strahlung (wellenförmige Pfeile) eingezeichnet. Diese Begrenzungsbereiche 6 können durch Bereiche in nerhalb der ersten Schicht 3 ausgebildet sein, indem das Silizium der ersten Schicht 2 an diesen Stellen eine von dem übrigen Material dieser ersten Schicht 2 in der Höhe wesentlich verschiedene Dotierung aufweist. In dem angegebenen Beispiel können die erste Schicht 2 n-leitend und die Begrenzungsbe reiche 6 n⁺-leitend dotiert sein. Alternativ zu dieser Aus führungsform können die Begrenzungsbereiche 6 auch aus SiO2 bestehen, das in entsprechende Aussparungen der ersten Schicht 2 eingebracht wurde. Der für die Passivierung des pn-Überganges vorgesehene und gegenüber der zweiten Schicht 4 niedriger do tierte Schutzring 5 kann die Funktion der Begrenzungsbereiche 6 übernehmen. Es kann z. B. eine entsprechende Dotierung des SiO2 oder eines ähnlichen dielektrischen Materiales in einem an den pn-Übergang angrenzenden Bereich vorhanden sein, so daß die Begrenzungsbereiche 6 gleichzeitig die Funktionen des Schutzringes 5 als Passivierung des pn-Überganges erfüllen. Alternativ dazu kann der Schutzring 5 so ausgebildet und do tiert sein, daß er neben der Passivierung des pn-Überganges auch eine Begrenzung des für die Wellenführung vorgesehenen Bereiches bewirkt.In Fig. 4, the photodetector from Fig. 1 is additionally provided with existing boundary areas 6 , which serve to limit the wave guidance to the area in between. In Fig. 5 ist ein erfindungsgemäßer Photodetektor, der in einen Wellenleiter integriert ist, im Querschnitt dargestellt. Der für die Wellenleitung vorgesehene Bereich W (in Fig. 5 durch die gestrichelte Linie bezeichnet) befindet sich zwischen den Begrenzungsbereichen 6. Für die Passivierung des pn-Überganges zwischen der ersten Schicht 2 und der zweiten Schicht 4 ist der Schutzring 5 vorgesehen. Wenn eine Spannung an die Kontakte 9 in Sperrichtung angelegt wird, bildet sich eine Raumladungszone R aus. Diese Raumladungszone R hat eine Dicke 10 von ungefähr 0,4 µm, wenn die erste Schicht 2 eine Dotierungshöhe von 1017 cm-3 aufweist und die zweite Schicht 4 eine Dotierungshöhe von mehr als 1020 cm-3. Die vertikale Ab messung 11 der Begrenzungsbereiche 6 ist in dem vorliegenden Beispiel etwa 2 µm, die Gesamtdicke 12 einschließlich der ersten Schicht 2 beträgt etwa 4 µm. Die Breite 13 des Be reiches zwischen den Begrenzungsbereichen 6 beträgt etwa 6 µm. Das Substrat 1 weist z. Fig. 6 zeigt die Anordnung aus Fig. 5 im Längsschnitt. Die erste Schicht 2 ist außerhalb des Photodetektors als Wellen leiter 7 ausgebildet. Durch den Wellenleiter 7 wird die Strahlung in den Bereich des Photodetektors geleitet. Die zweite Schicht 4 wird ringsum durch den Schutzring 5 so um geben, daß der pn-Übergang an diesen Schutzring anschließt. Der Begrenzungsbereich 6 ist U-förmig um den Schutzring herum angeordnet und ist in Richtung der aus dem Wellenleiter 7 ein fallenden Strahlung offen. Statt einer direkten Ankopplung des Photodetektors an einen Silizium-Wellenleiter in derselben Schicht (erste Schicht 2) kann auch eine Einkopplung der Strahlung aus einem an diese erste Schicht 2 herangeführten Glaswellenleiter (SiO2/Si3N4) erfolgen (s. Fig. 7). Diese SiO2/Si3N4-Schicht 7 ist durch eine Isolierungsschicht 8 (z. B. SiO2) von dem Silizium des restlichen Bauelementes ge trennt.
