Claims (12)

- (vi) Glühzeit: 10 Sekunden bis 10 Stunden, vorzugsweise 30 Sekunden bis 3 Stunden.
- (i) Plasma annealing gas: He, Ar, Ne, Kr, Xe, N 2 , O 2 or H 2 ;
- (ii) gas flow volume: 0.1 to 1000 cm 3 , preferably 1 to 100 cm 3 ;
- (iii) pressure: 0.01 to 10 torr, preferably 0.05 to 2 torr;
- (iv) Electric discharge power: 0.01 to 5 W / cm 2 , preferably 0.01 to 1 W / cm 2 ;
- (v) substrate temperature: 0 to 400 ° C, preferably 0 to 250 ° C; and
- (vi) Annealing time: 10 seconds to 10 hours, preferably 30 seconds to 3 hours.
