Description
- Die vorliegende Erfindung betrifft Imidverbindungen und Epoxyharzzusammensetzungen, welche Imidverbindungen und Epoxyharz enthalten und zur Laminierung und Formung geeignet sind.
- Bisher wurden zum Abdichten von Laminaten und Halbleiterelementen, wie IC und LSI, die in Vorrichtungen für Industrie und Gewerbe verwendet werden, Epoxyharze verwendet.
- Bei Laminaten jedoch besteht eine große Veränderung in der Abmessung senkrecht zur Unterlage wegen der geringen thermischen Beständigkeit des gehärteten Epoxyharzes, was Probleme gibt, wie Erniedrigung der Durchlochungszuverlässigkeit und Verschmieren. Bei Dichtungsmaterial für IC und LSI besteht auch das Problem, daß dann wenn Teile mit Schaltungen durch Löten verbunden werden, die Laminate durch die Hitze des Lots rissig werden wegen der großen thermischen Ausdehnung des Epoxymaterials.
- Aromatische Imidverbindungen wurden als Härter benutzt, um die thermische Beständigkeit solcher gehärteter Epoxyprodukte zu verbessern.
- Im allgemeinen werden aromatische Imidverbindungen aus aromatischen Tetracarbonsäureanhydriden und aromatischen Diaminen hergestellt. Zu den wohlbekannten repräsentativen aromatischen Tatracarbonsäureanhydriden gehören Pyromellithsäureanhydrid und Benzophenontetracarbonsäureanhydrid. Die aromatischen Imidverbindungen, die aus diesen Säureanhydriden erhalten sind, haben jedoch die Probleme, daß sie im allgemeinen sehr geringe Löslichkeit in niedrig siedenden organischen Lösungsmitteln haben, so daß es zu ihrem Auflösen nötig ist, spezielle hochsiedende Lösungsmittel zu verwenden, wie Dimethylformamid, Dimethylacetamid, N-Methylpyrrolidon, Dimethylsulfoxid und Cresol; und daß sie auch schlechte Verträglichkeit mit Epoxyharzen, Phenolharzen, Ammen und Säureanhydriden haben, so daß es schwierig ist, Verbesserungen im Verhalten zu erzielen, wenn sie mit Epoxyharzen verwendet werden.
- US-A-3,410,876 zeigt ein Verfahren zur Herstellung von Dianhydriden aus Vinylbenzolen und Maleinsäureanhydrid und zeigt die Umsetzung von 3,4-Dicarboxy-1,2,3,4-tetrahydro-1-naphthalin-Bernsteinsäureanhydrid (TDA) mit m- Phenylendiamin unter Bildung eines Polyimids (siehe Beispiel 4). Dieses Polyimid enthält keine Alkylgruppe R&sub1; in der 1-Stellung des Tetrahydronaphthalin-Ringsystems.
- Es wurde gefunden, daß Imidverbindungen mit einer Struktureinheit dargestellt durch die allgemeine Formel
- (worin R&sub1; eine C&sub1;-C&sub1;&sub0;-Alkylgruppe und R&sub2; ein Wasserstoffatom, eine C&sub1;-C&sub2;&sub0;-Alkyl- oder Alkoxygruppe oder eine Hydroxylgruppe darstellen) im Molekül von guter Löslichkeit und Verträglichkeit sind, und daß die vorstehenden Probleme, wie geringe thermische Beständigkeit, große Dimensionsveränderungen und Rißbildung des Laminats durch Hitze gelöst werden können, indem man diese Imidverbindungen zusammen mit Epoxyharzen verwendet.
- Die vorliegende Erfindung liefert eine Imidverbindung der Formel (I)
- worin die X ausgewählt sind aus Hydroxyl- und Aminogruppen; die Ar&sub1; und das oder jedes Ar&sub2;, falls vorhanden, unabhängig voneinander ausgewählt sind aus aromatischen Resten, das oder jedes R&sub1; unabhängig voneinander ausgewählt ist aus C&sub1;-C&sub1;&sub0;-Alkylgruppen, das oder jedes R&sub2; unabhängig voneinander ausgwählt ist aus einem Wasserstoffatom, einer Hydroxylgruppe und C&sub1;-C&sub2;&sub0;-Alkyl- und Alkoxygruppen und n 0 oder eine ganze Zahl von bis zu 30 ist. Die Erfindung liefert auch eine Epoxyharzzusammensetzung, welche Imidverbindung (B) und Epoxyharz (A) als wesentliche Komponenten enthält.
- Mehr in einzelnen bezugnehmend auf Ar&sub1; und Ar&sub2; sind diese unabhängig voneinander einkernige oder mehrkernige, zweiwertige aromatische Reste von denen der aromatische Ring gegebenenfalls substituiert sein kann, z.B. mit einer niederen Alkylgruppe, einem Halogenatom und einer niederen Alkoxygruppe. Speziell sind beide, R&sub1; und R&sub2;, die Reste von aromatischen Ammen. Insbesondere sind die Ar&sub1; die Reste von aromatischen Monoaminen oder Diaminen und die Ar&sub2; sind die Reste von aromatischen Diaminen.

Diese Verbindungen können allein oder in Kombination verwendet werden.
- Zu den aromatischen Monoaminen gehören z.B.: o-Aminophenol, m-Aminophenol, p-Aminophenol, 6-Amino-m-cresol, 4-Amino-m-cresol, 2,2-(4-Hydroxyphenyl-4-aminophenyl)-propan, 2,2-(4-Hydroxyphenyl-2'-methyl-4'aminophenyl)- propan, 2,2-(3-Methyl-4-hydroxyphenyl-4'-aminophenl)-propan, 8-Amino-1- naphthol, 8-Amino-2-naphthol, 5-Amino-1-naphthol und 4-Amino-2-methyl-1- naphthol.
- Diese Verbindungen können allein oder in Kombination verwendet werden.
- R&sub1; und R&sub2; sind wie oben definiert.
- Wenn der Substituent X in Formel (I) eine Aminogruppe ist, kann die Imidverbindung (I) synthetisiert werden durch Umsetzen eines Überschusses von aromatischem Diamin mit einer Verbindung der Formel (III)
- worin R&sub1; und R&sub2; wie oben definiert sind, gemäß der gewöhnlichen Imidierungsarbeitsweise.
- Wenn der Substituent X in Formel (I) eine Hydroxylgruppe ist, kann die Imidverbindung (I) synthetisiert werden durch Zugabe von aromatischem Monoamin mit einer Hydroxylgruppe und aromatischem Diamin zur Verbindung (III), so daß das molare Verhältnis von aromatischem Diamin zur Verbindung (III) n bis (n + 1) ist, worin n wie oben definiert ist, und das molare Verhältnis von aromatischem Monoamin zur Verbindung (III) 2 bis (n + 1) ist und Durchführung der Reaktion gemäß der üblichen Imidierungsarbeitsweise.
- Die Verbindung (III) kann erhalten werden durch Umsetzen der Verbindung der Formel (IV)
- worin R&sub1; und R&sub2; wie oben definiert sind mit Maleinsäureanhydrid bei einem molaren Verhältnis von Verbindung (IV) zu Maleinsäureanhydrid von 1 bis 2 bei Abwesenheit von radikalischem Polymerisationskatalysator und bei Anwesenheit oder Abwesenheit von radikalischem Polymerisationinhibitor. Zu Verbindungen (IV) gehören Stryol, α-Methylstyrol, α-p-Dimethylstryol, α-m-Dimethylstryol, Isopropylstyrol, p-Isopropenylphenol, m-Isopropenylphenol, 1-Methoxy-3-isopropenylbenzol und 1-Methoxy-4-isopropenylbenzol. Diese Verbindungen können allein oder in Kombination verwendet werden.
- Die Imidverbindungen (I) sind in hohen Konzentrationen in niedrig siedenden Lösungsmitteln löslich, wie Aceton, Methylethylketon, Methylisobutylketon, Methylcellosolve, Ethylcellosove , Methylenchlorid, Chloroform und dergleichen. Sie haben auch gute Verträglichkeit mit Epoxyharzen, Phenolharzen, Aminen, Säureanhydriden und dergleichen.
- Die Imidverbindungen (I) der vorliegenden Erfindung sind hitzehärtbar durch Mischen mit Epoxyharzen und dergleichen. Das erhaltene gehärtete Produkt hat gute thermische Beständigkeit, mechanische Eigenschaften, Lösungsmittelbeständigkeit und dergleichen.
- Das Epoxyharz, das in Kombination mit dem Imid der vorliegenden Erfindung verwendet werden kann, ist z.B. eine Verbindung mit zwei oder mehr Epoxygruppen im Molekül. Zu Beispielen von Epoxyharzen gehören Glycidylether- Verbindungen, abgeleitet von zweiwertigen oder mehrwertigen Phenolen [z.B. Bisphenyl A, Bisphenol F, Hydrochinon, Resorcin, Phloroglucin, Tris-(4-hydroxyphenyl)-methan, 1,1,2,2-Tetrakis-(4-hydroxyphenyl)-ethan] oder halogenierte Bisphenole (z.B. Tetrabrombisphenol A); Epoxyharze vom Novolaktyp, die abgeleitet sind von Novolakharzen, welche die Reaktionsprodukte von Phenolen (z.B. Phenol, o-Cresol) mit Formaldehyd sind, Epoxyharze vom Amintyp, die abgeleitet sind von Anilin, p-Aminophenol, m-Aminophenol, 4-Amino-m-cresol, 6-Amino-m-cresol, 4,4'-Diaminodiphenylmethan, 3,3'-Diaminodiphenylmethan, 4,4'-Diaminodiphenylether, 3,4'-Diaminodiphenylether, 1,4-bis-(4-Aminophenoxy)-benzol, 1,4-bis-(3-Aminophenoxy)-benzol, 1,3-bis-(4-Aminophenoxy)- benzol, 1,3-bis-(3-Aminophenoxy)-benzol, 2,2-bis-(4-Aminophenoxyphenyl)- propan, p-Phenylendiamin, m-Phenylendiamin, 2,4-Tolylendiamin, 2,6-Tolylendiamin, p-Xylylendiamin, m-Xylylendiamin, 1,4-Cyclohexan-bis-(methylamin), 1,3- Cyclohexan-bis-(methylamin) und 5-Amino-1-(4'-aminophenyl)-1,3,3-trimethylindan,6-Amino-1-(4'-aminophenyl)-1,3,3-trimethylindan;Glycidylester-Verbindungen, die abgeleitet sind von aromatischen Carbonsäuren (z.B. p-Oxybenzoesäure, m-Oxybenzoesäure, Terephthalsäure, Isophthalsäure); Epoxyharze vom Hydantointyp, abgeleitet von 5,5-Dimethylhydantoin; alicyclische Epoxyharze, wie 2,2'-bis-(3,4-Epoxycyciohexyl)propan2,2-bis-[4-(2,3-Epoxypropyl)-cyclohexyl]- propan, Vinylcyclohexendioxid, 3,4-Epoxycyclohexylmethyl-3,4-epoxycyclohexancarboxylat und dergleichen und andere Verbindungen, wie Triglycidylisocyanurat und 2,4,6-Triglycidoxy-S-triazin. Diese Epoxyharze können allein oder in Kombination verwendet werden.
- Die Epoxyharzzusammensetzung enthält Epoxyharz und Imidverbindung (I) der vorliegenden Erfindung als wesentliche Bestandteile und kann falls notwendig weiter wohlbekannte Epoxyhärter und Härtungsbeschleuniger, Füllstoffe, Flammverzögerer, Verstärkungsmittel, Oberflächenbehandlungsmittel, Pigmente und dergleichen enthalten.
- Zu den wohlbekannten Epoxyhärtern gehören z.B. Härter vom Amintyp, wie die vorstehenden aromatischen Amine (z.B. Xylylendiamin), aliphatische Amine und dergleichen; Polyphenole, wie Phenolnovolak, Cresolnovolak und dergleichen und Säureanhydride, Dicyandiamid, Hydrazide und dergleichen.
- Vorzugsweise ist die Gesamtmenge an (B) und anderen Härtern 0,8 bis 1,2 g Aquivalent pro Gramm Aquivalent (A) und außerdem ist die Menge an (B) 0,4 bis 1,2 Gramm Äquivalente pro Gramm Äquivalent an (A). Zu den Härtungsbeschleunigern gehören z.B. Amine [z.B. Benzyldimethylam in, 2,4,6-Tris-(dimethylaminomethyl)-phenol, 1,8-Diazabicycloundecen], Imidazolverbindungen (z.B. 2- Ethyl-4-methylimidazol) und Bortrifluorid-Aminkomplexe. Zu den Füllstoffen gehören Kieselsäure, Calciumcarbonat und dergleichen, Zu den Flammverzögerem gehören Aluminiumhydroxid, Antimontrioxid und roter Phosphor, und zu den Verstärkungsmitteln gehören Gewebe, die organisch oder anorganische Fasern enthalten (z.B. Glasfasern, Polyesterfasern, Polyamidfasern, Aluminiumoxidfasern), ungewobene Ware, Matten, Papier und Kombinationen davon.
- Die Epoxyharzzusammensetzungen der Erfindung können gehärtete Produkte von höherer thermischer Beständigkeit ergeben, als sie durch den Stand der Technik erhältlich sind und sind von hohem industriellen Wert als Material zur Laminierung und Formung.
- Die vorliegende Erfindung wird mehr im einzelenen durch die folgenden Beispiele erläutert, jedoch durch diese Beispiele nicht beschränkt.
- In einen Kolben, der mit einem Rührer, einem Thermometer und einem Kühlseparator ausgerüstet war, wurden 29,7 g (0,15 Mol) 4,4'-Diaminodiphenylmethan und 242 g m-Cresol gegeben und nach Auflösen des Diaminodiphenylmethans im m-Cresol wurden 48,5 g Xylol zugegeben. Nach Erhitzen der erhaltenen Mischung auf eine Temperatur von 120 ºC wurden 31,4 g (0,1 Mol) 1-Methyl- 3,4-dicarboxy-1,2,3,4-tetrahydro-1-naphthalin-Bernsteinsteinsäureanhydrid bei dieser Temperatur zugegeben, und nach Erhöhen der Temperatur auf 175 ºC wurde die Entwässerung bei dieser Temperatur 5 Stunden fortgesetzt. Nach Beendigung der Umsetzung wurde eine Hexan/Isopropanol-Mischungslösung zugegeben, um das Reaktionsproduk auszufällen.
- Das Produkt wurde dann zweimal mit der gleichen Mischungslösung gewaschen und unter vermindertem Druck getrocknet, um eine Imidverbindung zu erhalten. Diese Imidverbindung hatte einen Schmelzpunkt von 241 ºC und ein Aminäquivalent von 634 g/Äquiv.
- Beispiel 1 wurde wiederholt mit der Ausnahme, daß 24,4 g (0,2 Mol) 2,4-Tolylendiamin anstelle von 29,7 g (0,15 Mol) 4,4'-Diaminodiphenylmethan verwendet wurden, um eine Imidverbindung zu erhalten. Diese Verbindung hatte einen Schmelzpunkt von etwa 220 ºC und ein Aminäquivalent von 353 g/Äquiv.
- Beispiel 1 wurde wiederholt mit der Ausnahme, daß 24,0 g (0,22 Mol) m-Aminophenol anstelle von 29,7 g (0,15 Mol) 4,4'-Diaminodiphenylmethan verwendet wurden, um eine Imidverbindung zu erhalten. Diese Verbindung hatte einen Schmelzpunkt von etwa 210 ºC und ein Hydroxyläquivalent von 249 g/Äquiv.
- Die in den Beispielen 1 bis 3 erhaltenen Imidverbindungen sind in Lösungsmitteln, wie Aceton, MEK, Methylenchlorid, Methylcellosolve und dergleichen löslich.
- 100 g Sumi -Epoxy ELA-128 (Epoxyharz vom Bisphenol A-Typ; Epoxy-Äquivalent 187 g/Äquiv., ein Produkt von Sumitomo Chemical Co.) und 163 g der in Beispiel 1 erhaltenen Imidverbindung wurden gleichmäßig in 180 g Dimethylformamid gelöst. Diese Lösung wurde in Glastuch imprägniert (WE 18K-BZ-2), ein Produkt von Nitto Boseki Co., LTD.), das dann 5 Minuten in einem bei 180 ºC gehaltenen Trockenschrank behandelt wurde, um ein Vorimprägnat (Vorimpreg.) zu erhalten. Sechs Stücke von Vorimpreg. und eine Kupferfolie (ein Produkt von Furukawa Circuit Foil Co., TAL-Behandlung, Dicke, 35 µ) wurden aufeinander gelegt und bei 180 ºC 5 Stunden unter einem Druck von 50 kg/cm² preßgeformt, um ein Kupfer-belegtes Laminat von 1 mm Dicke zu erhalten. Die physikalischen Eigenschaften dieses Laminats wurden gemäß JIS C 6481 gemessen, wobei die in Tabelle 1 gezeigten Ergebnisse erhalten wurden.
- Beispiel 4 wurde wiederholt mit der Ausnahme, daß 90 g der in Beispiel 2. erhaltenen Imidverbindung anstelle der in Beispiel 1 erhaltenen Imidverbindung verwendet wurden, und daß die Menge an Dimethylformamid von 180 g auf 130 g geändert wurde, um ein Laminat zu erhalten. Die physikalischen Eigenschaften dieses Laminats sind in Tabelle 1 gezeigt.
- 240 g Sumi Epoxy ESA-01 1 (Epoxyharz vom Bisphenol A-Typ, Epoxy-Äquivalent 489 g/Äquiv., ein Produkt von Sumitomo Chemical Co.), 20 g Sumi Epoxy ESCN-220 (Epoxyharz vom o-Cresolnovolaktyp, Epoxy-Äquivalent 210 g/ Äquiv., ein Produkt von Sumitomo Chemical Co.), 9 g Dicyandiamid und 1 g 2 Phenyl-4- methyl-5-hydroxymethylimidazol wurden in einem Lösungsmittelgemisch von 40 g Dimethylformamid, 60 g Ethylenglykolmonoethylether und 60 g Methylethylketon gelöst. Wie in Beispiel 1 wurde die erhaltene Lösung in Glasgewebe imprägniert, das dann 5 Minuten in einem in bei 160 ºC gehaltenen Ofen behandelt wurde, um ein Vorimprägnat zu erhalten. Dieses Vorimpreg. wurde unter den gleichen Bedingungen wie in Beispiel 4 preßgeformt, um ein Laminat herzustellen. Die physikalischen Eigenschaften des Laminats sind in Tabelle 1 gezeigt. - 100 Gramm Sumi Epoxy-ESCN-195XL (Epoxyharz vom o-Cresolnovolaktyp, Epoxy-Äquivalent 197 g/Äquiv., ein Produkt von Sumitomo Chemical Co.), 62 g der im Beispiel 2 erhaltenen Imidverbindung, 17 g eines Phenolnovolakharzes; 1 g 2,4,6-Tris-(dimethylaminomethyl)-phenol, 1 g Carnaubawachs, 2 g Silan- Kupplungsmittel (SH 6040; ein Produkt von Toray Silicone Ltd.) und 427 g Siliciumdioxid wurden bei 100 ºC 5 Minuten auf einem Zweiwalzenmischer verknetet, abgekühlt und gepulvert, um ein Formmaterial zu erzeugen. Dieses Formmaterial wurde bei 170 ºC 5 Minuten unter einem Druck 70 kg/cm² preßgeformt und 5 Stunden in einem Trockenschrank gehärtet, der bei 180 ºC gehalten war. Die physikalischen Eigenschaften des erhaltenen gehärteten Produkts sind in Tabelle 2 gezeigt.
- Beispiel 6 wurde wiederholt mit der Ausnahme, daß nur 56 g des Phenolnovolakharzes als Härter verwendet wurden und daß die Menge an Siliciumdioxid- Füllstoff von 427 g auf 364 g geändert wurde, um ein gehärtetes Produkt zu erhalten. Die physikalischen Eigenschaften dieses gehärteten Produkts sind in Tabelle 2 gezeigt. - Es ist aus den Tabellen 1 und 2 ersichtlich, daß die gemäß der vorliegenden Erfindung erhaltene Zusammensetzung ausgezeichnete thermische Beständigkeit hat und geformte Produkte mit hoher Dimensionsstabilität gibt.
Claims (5)
1. Eine Imidverbindung
der Formel (I)
worin die X ausgewählt sind aus Hydroxyl- und Aminogruppen; die Ar&sub1;
und das oder jedes Ar&sub2;, falls vorhanden, unabhängig voneinander
ausgewählt sind aus aromatischen Resten, das oder jedes R&sub1; unabhängig
voneinander ausgewählt ist aus C&sub1;-C&sub1;&sub0;-Alkylgruppen, das oder jedes R&sub2;
unabhängig voneinander ausgewählt ist aus einem Wasserstoffatom, einer
Hydroxylgruppe und C&sub1;-C&sub2;&sub0;-Alkyl- und Alkoxygruppen und n 0 oder eine
ganze Zahl von bis zu 30 ist.
2. Verbindung nach Anspruch 1, dadurch gekennzeichnet, daß jedes X
Amino ist.
3. Verbindung nach Anspruch 1, dadurch gekennzeichnet, daß jedes X
Hydroxyl ist.
4. Verfahren zur Herstellung einer Verbindung nach Anspruch 2, dadurch
gekennzeichnet, daß man einen Überschuß von aromatischem Diamin mit
einer Verbindung der Formel (III) umsetzt
worin R&sub1; und R&sub2; wie in Anspruch 1 definiert sind.
5. Verfahren zur Herstellung einer Verbindung nach Anspruch 3, dadurch
gekennzeichnet, daß man aromatisches Monoamin mit einer
Hydroxylgruppe und aromatisches Diamin mit Verbindung (III) umsetzt
wobei das molare Verhältnis von aromatischem Diamin zur Verbindung
(III) n bis (n + 1) ist, das molare Verhältnis von aromatischem Monoamin
zur Verbindung (III) 2 bis (n + 1) ist, und R&sub1;, R&sub2; und n wie in Anspruch 1
definiert sind.
