Description
Beschreibungdescription
The invention relates to a method for forming an insulating Film on a semiconductor substrate and, more particularly, a method of forming an aluminum oxide film on a GaAs substrate.
Sealy, Electron Lett., 13, S. 558 (1977); H. Hasegawa et al., Appl. Phys. Lett., 26, S. 567 (1975); R.A. Logan et al., J. Electrochem. Soc., BandPassivation of the surface of a GaAs substrate by Forming an insulating film thereon is of great importance in forming a gate insulator a field effect transistor of the MOS type and in the protection of the Surfaces of various types of electronic devices and light emitting and receiving devices. It various methods for forming such insulating films have heretofore been recommended. These methods can be rough classify in a method of direct oxidation of the Surface of the GaAs and a method of forming a separate insulating film on the substrate. One of the most important properties for these types of insulating films are required, a sufficiently low interfacial density of states at the interface between the insulating film and the semiconductor. This is particularly important for a grid insulator of a MOS field effect transistor, since the mutual conductance or the steepness is disadvantageously reduced if the interface density of states is too high is. If the interface density of states is extremely high, an inversion type MOS field effect transistor can function do not meet, since there is no surface inversion.
The above prior art methods of forming insulating films lead to the occurrence of high Interface density of states between the insulating film and the semiconductor. A diode made according to any known Method established has capacitance-voltage character istika in such a way that it has a high hysteresis and a low maximum gradient for the change in capacitance that itself is low, which clearly indicates that the interfacial density of states the diode is high. It is known that when the interface density of states is sufficiently low, an inversion occurs and the capacitance of the MOS diode approaches the level of the capacitance of the isolator at frequencies that are low enough for minority supporters to respond. However, none of the prior art methods produced MOS diodes show such an increase in capacity,

d. h.es erfolgt keine Inversion in beliebigen derartigen Dioden.d. i.e. there is no inversion in any such Diodes.
Therefore all known methods were used to form an insulating Film not yet suitable, a sufficiently low interfacial density of states between the insulating film and the semiconductor, and all of them are difficult for the practical manufacture of electronic devices or the like.
It is therefore an object of the invention to obviate, by providing, the above disadvantages of the prior art a method of forming an insulating film having an extremely low interfacial density of states on a GaAs substrate. According to the present invention, the above object is achieved by a method of forming an insulating film on a semiconductor substrate achieved, i.e. by depositing aluminum on a GaAs by vacuum evaporation and then anodic Oxidation of the substrate until the aluminum is completely oxidized. Using the invention, the interface density of states can be reduced to a very small value, which is shown by obtaining characteristics that show an inversion.
The inventive method is extremely advantageous in industrial application to form a grid insulator from a MOS field effect transistor or to form a Surface protection films for numerous other electronic devices.
Im folgenden werden die Figuren erläutert. The figures are explained below.

Figs. 2 and 3 are each graphs showing the capacitance-voltage characteristics of GaAs MOS diodes made by stopping the anodic oxidation at various voltages from those used for making the diodes shown in Fig. 1.
Im folgenden wird die Erfindung genauer beschrieben. The invention is described in more detail below.
According to the present invention, a film made of aluminum having a desired Thickness by vacuum evaporation on the surface of a GaAs substrate or a semiconductor layer, which is appropriate have been surface treated, deposited. The thickness of the aluminum film can be determined depending on the rating (threshold voltage) of the circuit under consideration and amounts to usually about 10.0 to 300.0 nm (about 100 to 3000 S) Forming an insulator, the aluminum is then converted to an oxide by a method such as anodic oxidation in an electrolyte. In this context it is important to ensure that the anodic oxidation is accurate extends to the interface between GaAs and aluminum, so that the aluminum is completely anodized or anodized is and the GaAs is not. It is well known that when the conditions for anodic oxidation, e.g. B. the Anodizing current density, the type of electrolyte, etc., remain the same, the thickness of the alumina film proportional to the Is anode voltage and it is therefore possible to control the thickness of the oxide film by varying the anode voltage. This principle can be used to control the amount of anodic oxidation so that it occurs at the interface stops. Finally, the GaAs and the aluminum oxide are heat treated. So can a MOS diode with a very low Interface density of states can be obtained.
The following examples serve to illustrate the invention in greater detail.

So liegt der praktisch günstige Bereich für die Wärmebehandlungstemperaturen bei etwa 300°C bis etwa 5000C.The substrate on which the aluminum oxide had been formed was then heat-treated for 30 minutes at 400 ° C. in a nitrogen atmosphere. It was found that, although the desired heat treatment temperature depends on the heat treatment time, heat treatment temperatures below 300 ° C. for 30 minutes resulted in an interface density of states which was so high that no inversion could take place. It was also found that if the heat treatment was carried out at a temperature higher than 500 ° C, the insulating film had a low dielectric breakdown voltage. So is the practically favorable range for the heat treatment temperatures at about 300 ° C to about 500 0 C.
Wie in der Graphik der FigurAluminum was applied to the aluminum oxide through a metal mask deposited, forming an electrode, and a film of AuGeNi was deposited on the back surface of the substrate, whereby a MOS diode was manufactured. The capacitance-voltage characteristics were measured. The results are shown in Figure 1, in which the axis of the abscissa indicates the applied voltage, while the axis of ordinate denotes the capacity. As in the graphic of the figure

Dies zeigt deutlich das Auftreten einer Inversion.1 had the capacity-saving characteristics of the MOS diode manufactured according to the present invention, 'a low hysteresis at each examined frequency (i.e. 5 Hz, 50 Hz, 500 Hz, 5 KHz and 50 KHz in the figure ΐ) and large Changes in capacitance with applied voltage, suggesting an extremely low density of interfacial states leaves. In addition, the capacitance of the MOS diode approached the level of the capacitance of the isolator at low levels Frequencies when a voltage is applied in the forward direction. This clearly shows the occurrence of an inversion.
Figures 2 and 3 show the capacitance-voltage characteristics of MOS diodes manufactured under the same conditions as described above, except that the anodic oxidation has ended at an anode voltage of 85 V or 150 V. Figure 2 shows no essential Change in capacitance, since the voltage of the anodic oxidation or the anodization was so low, 85 V, that it the aluminum could not completely oxidize and so metallic aluminum is sandwiched between the insulating Film and the semiconductor remained. Therefore, MOS diodes with the characteristics shown in FIG. 2 are field-effect transistors or the like. unusable. Figure 3 shows no increase in capacitance at any low frequency and thus no characteristics indicative of inversion due to excessive anodic oxidation of GaAs, which by the too high anodic oxidation voltage resp. Anodizing tension was caused.
Jedoch haben Untersuchungen gezeigt,As can be seen from the above, the timing is for the termination of the anodic oxidation of great importance according to the invention. It is only possible to have one to obtain insulating film with a low interfacial density of states when the anodic oxidation is exactly up to the point where all of the aluminum is completely oxidized. However, research has shown

Eloxierung bei einer Spannung von nicht mehr alsthat even if the GaAs is somewhat oxidized, it is possible, an insulating film having a sufficiently low interfacial density of states which allows inversion to occur, provided that the anodic oxidation or anodizing at a voltage of not more than
The completion of the oxidation of the aluminum film is easily determined. There Aluminum and GaAs have different speeds for anodic oxidation occurs when the Voltage for anodic oxidation or anodization with respect to time, using a recorder, a sudden change in the completion of full oxidation of the aluminum. Accordingly, it is easy determine the point in time at which the aluminum is completely oxidized.
The completion of the complete oxidation of the aluminum can also be determined optically. Because aluminum and GaAs have different degrees of surface reflectivity no interference color is visible, if not oxidized aluminum remains under the oxide film, whereas an interference color is visible when GaAs is directly under the oxide film is exposed. It follows that complete oxidation is achieved when such an interference color has become visible. Hence, it is surprisingly easy to pinpoint the anodic oxidation towards its termination steer.
According to the invention, it is fundamentally important to ensure that the aluminum deposited on the GaAs is completely anodized or anodized up to its interface with the GaAs. So the aim of the invention can be in the same Way can be carried out by any other anodizing methods or anodic oxidation methods, such as the anodic oxidation in a plasma of oxygen, preceded

setzt, daß die anodische Oxidation bzw. Eloxierung an der Grenzfläche beendet wird.sets that the anodic oxidation or anodization is ended at the interface.
It goes without saying that the above examples serve to illustrate the invention without restricting it.
The invention thus particularly relates to the formation of an insulating film on / within a semiconductor substrate consists of depositing aluminum on GaAs by vacuum evaporation, subjecting the substrate to anodic oxidation, until the aluminum is completely oxidized and the substrate carrying the oxidized aluminum is subjected to a heat treatment to undergo.
