Description
Die Erfindung betrifft ein Verfahren zur Herstellung von Galliumarsenid-Solarzellen, bei dem man auf eine
Oberfläche eines Substrats vom p-Typ bei einer vorbestimmten Temperatur eine dünne Schicht aus n-Galliumarsenid epitaxial aufwachse» läßt
Aus dem Buch von H..]. Hovel: »Solar Cells«, Semiconductors and Semimetals, VoL M, Academic Press,
New York, 1975, Seiten 94, 100, IiI-192, ist ein Verfahren der eingangs genannten Art bekannt, bei dem
man ein aus GaAs oder einem anderen Material bestehendes Substrat mit einer Ga-Schmelze in Kontakt
bringt, die mit GaAs gesättigt ist Die Schmelze hat eine Temperatur von etwa 9000C und wird langsam abgekühlt, um eine Epitaxialschicht von GaAs auf dem Substrat zu erzeugen. Zur Erzeugung von GaAs vom p-
oder η-Typ kann die Schmelze mit einem entsprechenden Dotierungsmittel versehen sein. Auf diese Weise
sind GaAs-Solarzellen mit GaAs-Schichten definierter
Dicke herstellbar. Generell nimmt die bei konstanter Sonneneinstrahlung erzielbare Stromdichte mit der
Dicke der GaAs-Schicht zu; ab einer Schichtdicke von 2 bis 3 μΐη findet jedoch nur noch eine geringe Zunahme
der Stromdichte als Funktion der Schichtdicke statt.
Für diese bekannten Solarzellen findet als Substrat gewöhnlich ebenfalls Galliumarsenid oder aber GaI-liumaluminiumarsenid Verwendung. Trotz der relativ
geringen Dicke der Schicht aus n-Galliumarsenid ist daher der Verbrauch an sehr kostspieligem Gallium
sehr hoch. Demgemäß sind die bekannten GaAs-Solarzellen in ihrer Herstellung sehr teuer. Weiterhin besteht
grundsätzlich ein Bedürfnis dafür, den Umwandlungs-Wirkungsgrad von Solarzellen so günstig wie nur irgend
möglich zu gestalten=
Demgemäß liegt der Erfindung die Aufgabe zugrunde, das Verfahren der eingangs genannten Art so auszugestalten, daß die zur Herstellung von Galliumarsenid-Solarzellen benötigte Menge an Gallium stark reduziert
und gleichzeitig der Umwandlungs-Wirkungsgrad der nach dem Verfahren hergestellten Solarzelle verbessert
wird.
Diese Aufgabe wird nach der Erfindung dadurch gelöst, daß als Substrat Aluminiumphosphidantimonid,
Aluminiumindiumphosphid, Aluminiumnitrid oder Bornitrid verwendet wird, und daß vom Substrat her Störstellen vom p-Typ in das benachbarte Gebiet der Gal
liumarsenidschicht eindiffundieren und darin den fotoelektrisch wirksamen pn-Obergang bilden.
Bei dem erfindungsgemäßen Verfahren wird daher nur eine äußerst dünne Schicht aus Galliumarsenid auf
ίο einem Substrat aufgebracht, das kein Gallium enthält,
wodurch eine sehr erhebliche Einspännig an Gallium erzielt wird. Die verwendeten Substratmaterialien sind
als Fenstermaterial für die Solarzelle geeignet und zeichnen sich sowohl durch eine große Bandlücke als
auch durch eine gute Obereinstimmung zwischen ihrem ■Gitter und dem Gitter des Galliumarsenids aus, so daß
es möglich ist, auf die ausgewählten Materialien eine
wirklich sehr dünne Schicht aus Galliumarsenid aufwachsen zu lassen. Die große Bandlücke und die ausge-
zeichnete Übereinstimmung der Gitterstrukturen zwischen Substrat und Galliumarsenidschicht bewirken
eine Verbesserung der Transmission des blauen Spektralanteiles des Sonnenlichtes in der Solarzelle auf dem
Weg zum fotoelektrisch wirksamen Bereich, wodurch
die angestrebte Verbesserung des Umwandlungs-Wirkungsgrades erzielt wird. Die Dicke der Galliumarsenidschicht kann dabei zwischen 1 und 5μπι eingestellt
sein.
Zeichnung veranschaulichten Verfahrensschritte sowie einer nach der Erfindung hergestellten Solarzelle näher
beschrieben und erläutert Es zeigt
F i g. 1 bis 3 die bei der Herstellung einer Solarzelle unter Anwendung des erfindungsgemäßen Verfahrens
verwendeten bzw. entstehenden Ausgangs- und Zwischenprodukte sowie
F i g. 4 eine isometrische Ansicht einer Solarzelle, bei deren Herstellung das erfindungsgemäße Verfahren
angewendet wurde.
In F i g. 1 ist ein Ausgangsinateriol für ein Substrat 10
vom p-Typ gezeigt, das vorzugsweise aus Aluminiumphosphidantimonid oder Aluminiumindiumphosphid
besteht und das mit einer Verunreinigung vom p-Typ wie Be oder Ge geeignet dotiert ist. Das Substrat 10
wird typischerweise eine Dicke von der Größenordnung von 200 bis 250 Mikrometer aufweisen und hat einen
großen Bandabstand, größer als 2 eV, um eine gute Lichttransmission zum pn-übergang der Solarzelle zu
schaffen. Zusätzlich ist die Zusammensetzung des SuL-
strats 10 vom p-Typ so eingestellt, daß eine gute Kri
stallgitteranpassung für die dünne Epitaxialschicht 12 aus n-Galliumarsenid vorhanden ist, das auf der oberen
Fläche des Substrats 10 abgeschieden wird, wie in F i g. 2 gezeigt ist.
Vorzugsweise wird das Verfahren zur Epitaxialabscheidung, das zur Bildung der dünnen Schicht 12 vom
η-Typ verwendet wird, unter Verwendung der im US-Patent 40 26 735 beschriebenen Techniken durchgeführt, die von einem vertikal verschiebbaren Graphit-
stab und dem Wachstum in einer gesättigten Lösung Gebrauch machen. Die Epitaxialschicht 12 aus Galliumarsenid wird typischerweise eine Dicke von 1 bis 5 Mikrometer haben und wird einen spezifischen Widerstand in der Größenordnung von ungefähr 10-3/3 cm
haben. Während des Verfahrensschritts des epitaxialen Wachstums zur Bildung der Schicht 12 werden Störstellen vom p-Typ wie Germanium oder Beryllium vom
Substrat 10 in einen Abschnitt 13 der Epitaxialschicht
12 diffundiert, um in ihr den pn-übergang 14 zu bilden,
wie in F i g. 2 durch die gestrichelte linie angedeutet ist Verglichen mit dem relativ seltenen und teuren Element
Gallium, das für übliche Ausgangsmaterialien für ein GaAs-Substrat benötigt wird, ist insbesondere Aluminium
ein weithin verfügbares und billiges Element Daher verringert die Verwendung der genannten Substratmateralieri
(anstatt von Gallium) die Herstellungskosten für die Solarzellen im Vergleich mit den Kosten
für bekannte Verfahren stark, die Galliumarsenid-Substrate
als Ausgangsmaterial für das Verfahren verwenden.
Die Struktur in F i g. 2 wird dann zu einer üblichen Station zur Abscheidung von ohmschen Kontakten gebracht,
in der eine Kontaktschicht 16 vom η-Typ, zum Beispiel eine Gold-Germanium-Nickel-Legierung auf
die exponierte Oberfläche der Epitaxialschicht 12 aufgedampft wird. Fingerähnliche Elektroden 18 einer Metallisierung
vem p-Typ, zum Beispiel eine Gold-Zink-Gold-Legierung,
werden dann abgeschieden, wobei bekannte und geeignete Techniken der Widerstandsmaskierung
verwendet werden, um nur ausgewählte Flächen der exponierten Oberfläche der Fensterschicht 10
vom p-Typ zu überziehen. Eine geeignete Antirefiex-Beschichtung
20, beispielsweise Tantaloxid, Ta2O5 wird
zwischen den Elektrodengliedern abgeschieden, wie in Fig.3 gezeigt ist, und hat üblicherweise einen Brechungsindex
von ungefähr 2,1. Endlich wird die Struktur von F i g. 3 in Quarzglas (nicht dargestellt) eingekapselt
und dieses Deckglas wird vorzugsweise eine Beschichtung von Magnesiumfluorid, MgF2, auf seiner
Oberfläche aufweisen, um die Lichtreflexion an der Außenseite des Bauelements zu minimieren.
Die Struktur von F i g. 3 kann, wie in F i g. 4 gezeigt ist, auf einen geeigneten metallischen leitenden Tragteil
22, beispielsweise Kupfer oder Aluminium, aufgeklebt werden, und bei der praktischen Verwirklichung werden
viele dieser Solarzellenstrukturen in Serie und parallel auf einem viel größeren Tragteil (nicht dargestellt) bei
der Herstellung von großen Solarzellenanordnungen, die für die Gewinnung von relativ großen Beträgen
elektrischer Energie arbeiten, befestigt
Zum Aufbringen der Galliumarsenidschicht kann auch eine Epitaxie aus der Dampfphase (VPE) verwendet
werden anstatt der Epitaxie aus der flüssigen Phase.
Ein Substrat aus einem mit Beryllium dotierten Alu- so miniumposhidantimonid der Zusammensetzung
AlPo3sSb(?75 wird am Anfang gereinigt und poliert,
wobei übliche Techniken für die Verarbeitung von Halbleiterplättchen verwendet werden, und wird dann
in einer gesättigten Lösung von Galliumarsenid in GaI-Hum untergetaucht, wobei die oben angegebenen
Techniken des US-Patents 40 26 735 der Epitaxialablagerung
unter Verwendung eines vertikal verschiebbaren Stabs verwendet werden. Die Konzentration der
Be-Dotierung in dem AlPoisSbojs-Substrat ist vorzugsweise
in der Größenordnung von ungefähr 10t8 Atomen pro cm3, und die Lösung von GaAs in Ga wird 201 Beginn
entweder mit Te oder mit Sn auf eine Konzentration von ungefähr 1017 Atomen pro cm3 oder größer dotiert
Während dieses Epitaxie-Wachstumsprozesses mit flüssiger Phase (LPE) wächst eine 5 Mikrometer dünne
Epitaxialschicht aus n-GaAs mit einem spezifischen Widerstand von 10~3.ßcm auf dem AlPotHSbo/5-Substrat
vom p-Typ, wobei das Substrat einen Bandabstand von mehr als 23 eV hat Durch Verminderung der ursprünglichen
Lösungswachstumstemperatur von ungefähr 7500C oder mehr mit einer Rate von ungefähr
0,20C pro Minute für ungefähr 5 Minuten kann man eine
dünne Schicht von n-GaAs von ungefähr 5 Mikrometer Dicke auf dem Be-dotierten Aluminiumphosphidantimonid-Substrat
wachsen lassen, und die Te- oder Sn-Dotierung von η-Typ der Lösung von GaAs in Ga
liefert einen pn-Obergang in der dünr^n GaAs-Epitaxialschicht bei einer Tiefe von zwischen ύ? und Op Mikrometer
von der Substrat-Epitaxialschicht-Grenzfläche. Nach der Bildung der grundlegenden pn-Obergangsstruktur,
die oben beschrieben wurde, werden die Kontakt- und Überzugsschichten 16, 18 und 20 von
F i g. 3 und 4 an ihren Außenflächen angeordnet, wobei übliche Metallisierungstechniken verwendet werden.
Statt Aluminiumphosphidantimonid gemäß obigem Bescheid kann als Ausgangsmaterial für das Substrat
auch Aluminiumindiumphosphid mit der Zusammensetzung Alo.4oIno,6oP und mit einem Bandabstand von mehr
als 2 eV verwendet werden, sowie auch Aluminiumnitrid cder Bornitrid, ohne den Schutzbereich der Erfindung
zu verlassen. Das heißt, entweder das Al oder das B in den zuletzt genannten binären Verbindungen
würde die erforderliche p-Leitfähigkeit des Substrats für die nachfolgende Umwandlung in die n-Leitfähigkeit
durch die Sn- oder Te-Dotierung der Lösung von GaAs in Ga ergeben. Weiterhin kann die Verwendung
von B und N zusätzlich zu Al in dem Ausgangssubstratmateridl
zu einer höheren Energie der verbotenen Zone des Substats führen, als die der oben beschriebenen ternären
Verbindungen. Es sollte jedoch eine gu\c Anpassung des Kristallgitters zwischen der alternativen binären
Verbindung für das Substrat-Fenstermaterial und der darauf abgeschiedene GaAs-Epitaxialschicht aufrecht
erhalten werden für eine maximale Leistung der Solarzelle. So macht der weltumfassende Überfluß an B
und N die oben beschriebenen Substrat-Fenstermaterialien
aus binären Verbindungen wirtschaftlich attraktiv für die Fabrikation von Solarzellen bei niedrigen Kosten
aus den gleichen Gründen, wie der Überfluß an Al die Mu.iiJiium enthaltenden ternären Verbindungen
für diese Herstellung attraktiv macht

Claims (2)
1. Verfahren zur Herstellung von Galliumarsenid-Soiarzellen, bei dem man auf eine Oberfläche
eines Substrats vom p-Typ bei einer vorbestimmten Temperatur eine dünne Schicht aus n-Gallhimarsenid epitaxial aufwachsen läßt, dadurch gekennzeichnet, daß als Substrat (10) Aluminiumphosphidantimonid, Aluminiumindiumphosphid,
Aluminiumnitrid oder Bornitrid verwendet wird, und
daß vom Substrat (10) her Störstellen vom p-Typ in das benachbarte Gebiet der Galliumarsenidschicht
(12) eindiffundieren und darin den fotoelektrisch wirksamen pn-Obergang (14) bilden.
2. Verfahren nach Anspruch 1, bei dem die Oberfläche des Substrats einer gesättigten Lösung von
Galliumarsenid in Gallium ausgesetzt und die Temperatur der Lösung zur Steuerung der Dicke der
Galliumarsenidschicht mit kontrollierter Geschwindigkeit vermindert wird, dadurch gekennzeichnet,
daß die Dicke der Galliumarsenidschicht (12) zwischen 1 und 5 pm eingestellt wird.
