With the help of this link, a suitable thickness dj of the silicon dioxide layer can be set for any desired thickness d \ of the tantalum aluminum oxide layer, so that the absolute value of the temperature coefficient of the capacitance corresponds to the absolute value of the temperature coefficient of a resistor.
The production of the thin-film circuits with two-layer capacitor dielectric takes place according to a method of the type mentioned at the outset, wherein the formation of the tantalum-aluminum oxide layer is applied locally limited using a voltage-resistant photomask. With further use This photomask and using the lift-off technique can then save a Another photomask, the desired two-layer dielectric made of tantalum aluminum oxide and silicon dioxide hot "share. In total, four masks are required for the production of these thin-film circuits, in addition to the mask mentioned above, a mask for the formation of the interruption, is used for the formation of resistances and for the structuring of the surface layer.
The present invention is based on the object, proceeding from the technology according to the DT-OS 25 06 065 to show a way that a further reduction of the costs for the production of thin-film circuits allows all required masks.
According to the invention, this object is achieved in a method of the type described in the introduction solved that with the help of the first mask and etching technique, the outside of the switching element area areas of both tantalum aluminum layers are etched away, so that the exposed surfaces are then removed of the tantalum aluminum layers are anodically oxidized over the entire surface and applied over the entire surface Silicon dioxide layer are coated that the unneeded areas of the silicon dioxide layer with With the help of a second mask and etching technique, the unneeded areas of the tantalum aluminum oxide layer are removed and the tantalum-aluminum layer with the low tantalum content selectively as an etching mask are etched off and that the surface layer is then applied.
In the fiction, c, emäßen method, therefore, both the resistors and the K.ondensator base electrodes are patterned before the deposition of the required for the capacitor counter electrodes and the conductor tracks surface layer. This enables anodic oxidation of the entire structured tantalum-aluminum double layer without a mask. Since silicon oxide can easily be structured by etching, the silicon dioxide layer can also be applied over the entire surface, ie without using the lift-off technique. The structured silicon dioxide layer can then be used as an etching mask in the structuring of the tantalum-aluminum oxide layer and the remaining tantalum-aluminum layer with the low tantalum content, saving a further mask. Thus, a total of only three masks are required for the production of the thin-film circuit. Furthermore, the mask required for structuring the silicon dioxide layer only needs to have the temperature stability required for etching, ie it can be produced by using the generally preferred positive photoresists. A tension strength of the mask, as it is required in the locally limited anodic oxidation, is not necessary. As a further advantage of the method according to the invention, when the silicon dioxide layer is applied over the entire surface, in contrast to the lift-off technique, there is no need to take into account the high level of heating of a mask. When applying by means of cathode sputtering, high sputtering capacities and short sputtering times can thus be achieved. When the silicon dioxide layer is applied at high sputtering rates, however, the loss of oxygen during sputtering is extremely low, so that extremely low loss factors are established in the capacitors produced in this way.
A positive photoresist is preferably used for the mask production in the second mask and etching technique used. The areas of the silicon dioxide layer that are not required are particularly advantageous Plasma etch removed. Furthermore, an aqueous solution is recommended for etching off the tantalum aluminum oxide layer. Solution of phosphoric acid and chromic acid. The areas of the tantalum aluminum layer that are not required with the low Taital content are preferably in an aqueous, buffered hydrofluoric acid etched off.
In a preferred embodiment of the invention The bottom electrode connection of the capacitor is carried out via a narrow bar made of the tantalum aluminum layer with the high tantalum content. It is recommended to use the Place the base electrode connection in a fork shape around the effective capacitor area and the bar as well to form fork-shaped. This measure creates a particularly low-resistance connection with the Capacitor base electrode achieved. For the most part a width in the size range of 50 μπι is then achieved for the web.
Es zeigtIn the following an embodiment of the Invention to Hi., Id the drawing explained in more detail. It shows

The following description of the exemplary embodiment is based on the flowchart shown in FIG. 2 and 3 shown thin-film circuit and the schematic representation of FIG. 4 referred to. According to Fig. 1, an insulating pad is provided as a starting point, which z. B. can be produced by applying an oxide to a non-conductive support. As it is in the I 'i g. 2 and 3 is accepted. It is also possible to start from a finished insulating base 1. which consists, for example, of glass, quartz, sapphire or fine-grained polished ceramic. On this base I a TaAI double layer is applied, which consists of a tantalum aluminum Lcgicriing - ^. Chich! 2 mi! cinerr: Tantalum-cha! 1st v:;: i 30 to 70, preferably 60 atom% and a tantalum-aluminum alloy layer 3 with a tantalum content in the order of magnitude between 2 and 20, preferably 7 atom%. The tantalum-aluminum alloy layers 2 and 3 are applied in a manner known per se, for example by means of cathode sputtering.
The base prepared in this way is now covered with a mask, which, for example, photolithographically can be produced with the help of a positive-acting photoresist. This mask production is with photo technology I, the position of the mask in the plan view of FIG. 4 by the dashed line / Ί is shown. The mask covers all of the capacitor base electrodes to be produced. Resistances and conductor tracks from corresponding areas, so that the remaining areas of the tantalum-aluminum alloy layers 2 and 3 are etched away by one etching step or by two successive etching steps can be. In two successive selective etching steps, the tantalum-aluminum alloy layers are undermined 2 and 3 avoided. For structuring the tantalum-aluminum alloy layer 3, for example, an aqueous buffered hydrofluoric acid can be used as the etchant, while for structuring the tantalum-aluminum alloy layer 2 an aqueous hydrofluoric acid-nitric acid solution can be used as the etchant.
After the mask formed by the photographic technique I has been removed, anodic oxidation over the entire surface is carried out, during which the surface area of the T-tital-aluminum alloy layer 3 is converted into a tantalum-aluminum oxide layer 4. In the interruption following the capacitor area, the tantalum-aluminum oxide layer 4 according to FIG. 2 also extends over the free end face of the tantalum-aluminum alloy layer 2. Citric acid solution made at a constant current density of 1 mA / cm 2 until a forming voltage of approx. 200 volts is established.
After the anodic oxidation, a silicon dioxide layer 5 is applied over the entire surface of the base applied, preferably by means of cathode sputtering.
A second mask is then applied to the silicon dioxide layer 5 , which is preferably produced photolithographically with the aid of a positive-acting photoresist. This mask production is denoted by photoresist II, the position of the second mask in the plan view of FIG. 4 is indicated by the dotted line / M. The second mask covers the dielectric area of the capacitors to be produced so that the remaining areas of the silicon dioxide layer 5 and the tantalum aluminum oxide layer 4 can be etched away by two successive selective etching steps. The structuring of the silicon dioxide layer 5 can also be carried out wet-chemically, but is preferably done by laser etching. The corresponding Ntruktunc tion of the tantalum aluminum oxide layer 4 takes place after removal of the second photomask wet chemically, for example in an aqueous solution of 1 J 1 Vn phosphoric acid (IIIO,) and 3% chromic acid (CrOi) at a temperature of 85 0 C. During this etching process, the remaining silicon dioxide layer 5 serves as an etching mask.
After this etching process, those for the capacitor base electrodes are made in a further selective etching process Remaining areas of the tantalum aluminum alloy layers 3 that are not required have been heated up, with the remaining silicon dioxide layer 5 again as an etching mask serves. The already mentioned aqueous buffered hydrofluoric acid can be used as the etching agent will. The second mask can also be removed from this selective etching process, since it the same areas as the remaining silicon dioxide layer 5 covers.
The following process step is used to form the conductor tracks and the Konder.sator counter electrodes An electrically good conductive surface over the whole area layer applied. This application is for example by successive vapor deposition of a nickel-chromium layer 6 and a gold layer 7 performed.
In the last process step, the surface layer is structured. For this purpose, a third mask is applied similarly to Goki layer 7, which is produced, for example, photolithographically with the aid of a positive-acting photoresist. This mask production is denoted by photoresist III, the position of the third mask in the plan view of FIG. 4 is indicated by the dash-dotted lines FIII. The third mask covers the areas of the conductor tracks and the capacitor counter-electrodes so that the remaining areas of the gold layer 7 and the nickel-chromium layer 6 can be etched away. The structuring of the gold layer 7 takes place, for example, in an aqueous potassium-iodide-iodine solution as Ätzmir. .1, while the structuring of the nickel-chromium layer 6 can be carried out in an aqueous cerium sulfate solution. After these selective etching processes, only the third mask needs to be removed to complete the thin-film circuit.
As shown in FIGS. 2 and 3 can be seen, the base electrode connection of the capacitor of the capacitor is fork-shaped to achieve a low-resistance connection, the connection of the corresponding areas of the nickel-chromium layer 6 and the gold layer 7 with the area of the tantalum-aluminum alloy layer 3 remaining as the capacitor base electrode over a narrow one for example 50 μπι wide web of the tantalum-aluminum alloy layer 2 takes place.
In den F i g. 2 und 3 sind keine Widerstände dargestellt, da sie die in der Dünnschichttechnik üblicheIn the F i g. 2 and 3, no resistors are shown, since they are the ones commonly used in thin-film technology
