Das Emissionsspektrum der mit diesem erläuterten epitaktischen GaP/GaAs-Aufbau hergestellten Dioden zeigt unter anderem, daß isolierte Stickstoffatome als unbeabsichtigt hinzugefügte Verunreinigungen vorhanden sind. Es wird weder erläutert, was als Quelle für den Stickstoff in Frage kommt, noch wo der Stickstoff innerhalb des Materials vorliegt, d. h. ob in der p- oder in der η-Zone des GaP. Die Übergangsschichf 2 der Legierung weist entweder einen linearen oder einen nichtlinearen Gradienten
auf. Bevorzugte Ausführungsformen weisen einen linearen Gradienten der Zusammensetzung des GaAs-
oder GaP-Substrats zur erwünschten Endzusammensetzung auf.
