Die Abkühlung des p-dotierten ZnSe-Volumeneinkristalls im Anschluß an die thermische Nachbehandlung auf Raumtemperatur erfolgt vorteilhafterweise innerhalb weniger Minuten. Um eine bessere Kontaktierung des p-dotierten ZnSe-Volumeneinkristalls zu ermöglichen, wird an der zu kontaktierenden Fläche des p-dotierten ZnSe-Volumeneinkristalls durch einen Diffusionsprozeß eine höher p-dotierte Übergangsschicht erzeugt.The method for producing a ZnSe bulk single crystal as a substrate for the construction of a ZnSe-based light-emitting semiconductor component has three phases. In a subsequent phase, thermal treatment of the p-doped ZnSe bulk single crystal takes place at a crystal temperature of approx. 890 ° C and a selenium temperature of approx. 880 ° C under the influence of a Se partial pressure of approx.7.7.10 5 Pa . This thermal aftertreatment is carried out over a period of about 12 hours. In a third phase, the p-doped ZnSe bulk single crystal is finally cooled to room temperature, as a result of which the point defect equilibria generated during the thermal aftertreatment and essential for the electrical properties are fixed in the crystal. The cooling of the p-doped ZnSe bulk single crystal after the thermal aftertreatment to room temperature advantageously takes place within a few minutes. In order to enable better contacting of the p-doped ZnSe bulk single crystal, a higher p-doped transition layer is produced on the surface of the p-doped ZnSe bulk single crystal to be contacted by a diffusion process.
Anhand der Figur wird der prinzipielle Aufbau eines lichtemittierenden Halbleiterbauelementes auf der Basis eines p-dotierten ZnSe- Volumeneinkristalls 1 beschrieben. Das Substrat besteht aus einem p-dotierten ZnSe-Volumeneinkristall 1, auf dem eine ZnSe-basierte p-leitende Halbleiterschicht 2 aufgebracht ist. Zwischen dieser und einer n-dotierten ZnSe- basierten Halbleiterschicht 4 befindet sich die aktive Schicht bzw. Schichtstruktur 3. Neben dieser aktiven Schicht bzw. Schichtenfolge 3 können weitere Schichten, in Abhängigkeit vom jeweiligen Anwendungsfall, beispielsweise Wellenleiter- und Claddingschichten angeordnet sein. Die n-dotierte ZnSe-basierte Halbleiterschicht 4 wird mit der zweiten Elektrode 5 (n-Kontakt) kontaktiert. Da sich die n-dotierte ZnSe-basierte Halbleiterschicht 4 gut mit Kontaktwerkstoffen kontaktieren läßt, können die Elektroden auch kleinflächig, beispielsweise als schmale Kontaktstreifen ausgebildet sein. Als Elektrodenmaterial wird vorteilhafterweise Indium eingesetzt. Der ZnSe- Volumeneinkristall 1 weist an der zu kontaktierenden Fläche eine höherdotierte Übergangsschicht 6 auf, die mit der ersten Elektrode 7 (p-Kontakt) großflächig kontaktiert wird. Um zu gewährleisten, daß die infolge des großen Übergangswiderstandes zwischen der Übergangsschicht 6 und der ersten Elektrode 7 auftretende Temperaturerhöhung keinen negativen Einfluß auf die aktive Schichtenfolge 3 hat, wird die erste Elektrode 7 auf einer Wärmesenke 8 angeordnet. Als Kontaktwerkstoff für die erste Elektrode wird vorzugsweise Gold bzw. eine Goldlegierung verwendet. Die Wärmesenke wird üblicherweise aus Kupfer gefertigt.The basic structure of a light-emitting semiconductor component based on a p-doped ZnSe bulk single crystal 1 is described on the basis of the figure. In addition to this active layer or layer sequence 3 , further layers, for example waveguide and cladding layers, can be arranged depending on the respective application. The n-doped ZnSe-based semiconductor layer 4 is contacted with the second electrode 5 (n-contact). Since the n-doped ZnSe-based semiconductor layer 4 can be easily contacted with contact materials, the electrodes can also be formed over a small area, for example as narrow contact strips. Indium is advantageously used as the electrode material. The ZnSe bulk single crystal 1 has a heavily doped transition layer 6 on the surface to be contacted, which is contacted over a large area with the first electrode 7 (p-contact). In order to ensure that the temperature increase occurring as a result of the large contact resistance between the transition layer 6 and the first electrode 7 has no negative influence on the active layer sequence 3 , the first electrode 7 is arranged on a heat sink 8 . Gold or a gold alloy is preferably used as the contact material for the first electrode. The heat sink is usually made of copper.

dadurch gekennzeichnet, daß
das Substrat aus einem p-dotierten ZnSe-Volumeneinkristall (1) gebildet ist und die ZnSe-basierte Halbleiterschicht (4) n-dotiert ist,
der p-dotierte ZnSe-Volumeneinkristall (1) großflächig mit einer ersten Elektrode (7) und die n-dotierte ZnSe-basierte Halbleiterschicht (4) mit einer zweiten Elektrode (5) kontaktiert ist.5. characterized in that

the p-doped ZnSe bulk single crystal ( 1 ) has extensive contact with a first electrode ( 7 ) and the n-doped ZnSe-based semiconductor layer ( 4 ) is contacted with a second electrode ( 5 ).
