Description
Modern circuit concepts are used to increase the Packing density and shortening the connection routes Power semiconductors together with their control logic integrated into a chip. examples for this are Motor controls or in the automotive sector ABS circuits and Airbag driver. The sensitive one is necessary Control logic before coupling strong interference pulses from the Protect power semiconductors.
So far, the control logic has been galvanically isolated from the power semiconductors (see A. Nakagawa et al. ISPS 1990, pp. 97 to 101). For this purpose, the components were integrated on silicon wafers, which have a thin SiO 2 layer below the active Si region. The galvanic isolation was achieved by etching trenches around the circuits that extend as far as the insulating SiO 2 layer.
The resulting shielding of the control logic However, coupling is against high-frequency interference pulses inadequate. Fast switching operations can be a trigger uncontrolled response of the logic.
No. 5,306,942 discloses an integrated circuit arrangement with at least one component which is arranged in a first substrate and which is shielded by a shielding structure from electrical fluctuations in the first substrate which are caused by a further component of the circuit arrangement. For this purpose, a shielding structure is created which laterally surrounds a lower half of the component and which comprises a lower horizontal shielding element. In order to produce such an integrated circuit arrangement, a method is described in which an annular depression is produced in a surface of a substrate. An insulating layer and a layer of polysilicon are then deposited. A thick layer of SiO 2 is deposited over it and planarized. A second substrate is applied as a carrier to the planarized surface of the layer of SiO 2 . The back of the first substrate is then sanded thinly until the insulating layer is exposed. Parts of the conductive layer serve as a shielding structure. Source / drain regions are produced by implantation in a part of the first substrate which is surrounded by the shielding structure. A gate electrode and contacts are created above it. Since high temperatures are required for the application of the carrier and for the generation of the source / drain regions, doped polysilicon which has a high melting temperature is used for the shielding structure.
An integrated circuit arrangement is in JP 61/290 753 shown in which, in addition to a component, a lateral metallic structure is arranged. These are in one Surface of a substrate on which the component is adjacent, Wells arranged with an insulating layer are lined and filled with conductive material.
Between a metallic plate is arranged around them capacitive coupling between the first and the second block to limit.
US 5 122 856 describes an integrated in a substrate Circuit arrangement that receives electrical signals from a Surface of the substrate to a back of the substrate can mediate. This is done in the back of the substrate a recess attached with an insulating Layer is lined. A contact element runs ent along a flank of the depression. There can be components around stack can be arranged one above the other by elect lifting the components together by heating become.
Kontakte verbinden übereinander gestapelte Bauelemente elektrisch mit einander.US 5 266 511 describes a three-dimensional integrated circuit arrangement in which substrates comprising components are stacked one above the other. The components are arranged in mono-crystalline layers. The connection of the substrates is effected by heating two adjacent SiO 2 layers of the substrates to approx. 900 ° C. Contacts connect components stacked one above the other electrically.
Die US 5,502,431 beschreibt eine integrierte Schaltungsanord nung mit mehreren gegeneinander abgeschirmten Bauelementen.US 5,502,431 describes an integrated circuit arrangement with several shielded components.
From JP 06164088 A (Patent Abstracts of Japan) an integ rated hybrid circuit known in which a first circuit on a first metallic substrate and a second scarf device is applied to a second metallic substrate. The first metallic substrate is above the second metallic substrate by means of a frame that brings the circuit of the second metallic substrate is completely shielded.
The invention addresses the problem of an integrated Circuit arrangement in which components against coupling also high-frequency interference pulses are shielded, and a Specify processes for their manufacture.
This object is achieved by a metalli shielding structure that looks like a Faraday cage structure surrounding the component to be protected. refinements the invention as well as manufacturing methods go from the An sayings.
The term "component" is used here both for individual ele elements, such as diodes and transistors, are used as well Circuit structures that comprise several elements.
Protecting components with a metallic shielding structure has the advantage of avoiding the high costs associated with the use of disks containing SiO 2 described above.
Due to the metallic shielding structure, the components are elements of interference pulses not only from neighboring power sources ladder but protected of every origin. The need for additional shielding against interference from the um surrendered. This makes the volume of the chips special kept small.
The components can according to claim 4 in a three-dimensional nale circuitry to be integrated. Thereby construction substrates comprising elements stacked one above the other sammengefügt. In contrast to the usual two-dimensional Arrangement requiring the use of a common substrate mat rials for all building blocks, increases the three dimensional arrangement the possible combinations obviously material and manufacturing process of the different Components. For example, sensor elements or fast GaAs-Hf transistors with silicon-CMOS logic comb be kidneyed.
To manufacture part of the shielding structure ver the surfaces of the components with a metal layer see and then their electrical contacts Etching away the metal layer around the contacts, from the me electrically insulated. It is beneficial for that Metal layers of two components stacked together limit to use two different metals whose alloy has a melting temperature above the melting point temperature of at least one metal. Bring it namely the components together and heated their metal layers to a temperature below the melting temperature the alloy in which one metal is solid and the other is liquid, so the metals mix, which, because of the higher melting temperature of the alloy, a hardening to Consequence. As a result, the metals serve as a shielding structure ture simultaneously the fixed connection of two in the stack bordering components.
It is advantageous to use tin as the one metal because it has a low melting temperature. As another me tall copper can be chosen.
It is advantageous to attach the metals to the upper surfaces of the components, for example, an auxiliary layer To apply Ti or TiN, the adhesion of the metal layer improved and a barrier against diffusion of metals forms in metallic parts of the surface of the components.
It is advantageous to add an additional one before attaching the tin liche copper auxiliary layer to ensure adhesion continue to improve.
In the following the invention is based on the embodiment games, which are shown in the figures, explained in more detail.

Fig. 8 shows two superposed substrates are connected.
Fig. 1) z. B. in Fig. 1 eingezeichnet. In a first embodiment, a first substrate 1 z. B. an undiluted semiconductor wafer made of single-crystal silicon or a III-V semiconductor, which comprises one or more construction elements. A component of the first substrate 1 ent in its upper layer (see FIG. 1) z. B. a Transi stor or a circuit structure consisting of several Me tall- and / or semiconductor layers in an insulating environment, the z. B. may contain intermetallic oxides are embedded, which is not shown in detail. The area of the circuit structure is marked with S. The component has electrical contacts and connections. An upper contact K1, a lower contact K2 and an electrical connection E are z. B. drawn in Fig. 1. If the component is to be shielded, a first lateral shielding element A1a made of metal surrounds the area of the circuit structure S. It is interrupted at the location of the electrical connection E in such a way that electrical contact from the first lateral shielding element A1a to the electrical connection E is avoided. The first side shield selement A1a is generated simultaneously with the circuit structure and thus consists of the same metal as the metal parts of the circuit structure.
Fig. 2). On the surface of the substrate 1 , an upper auxiliary layer H1 and, above, an upper horizontal shielding element A2a consisting of metal is applied (see FIG. 2). For this, z. B. by sputtering, he first creates a layer. The first layer consists of a material, e.g. B. Ti or TiN, which ensures the wetting of the surface with metal and z. B. 100 nm thick. Then z. B. applied by sputtering or vaporization with an electron beam over the first layer, a second layer of metal. The second layer contains e.g. B. copper, tin, gallium, nickel or tungsten and is z. B. 1-2 microns thick. By anisotropic etching with the help of a photoresist mask (not shown) on the one hand parts of the first and second layer, which do not cover the component, are removed, and on the other hand the contact K1 is electrically insulated. This creates the upper auxiliary layer H1 and the upper horizontal shielding element A2a. When using a metal of the second layer which wets the surface well without the upper auxiliary layer H1, the upper auxiliary layer H1 can be dispensed with. If tin is used, an additional one above the upper one. Auxiliary layer H1 located auxiliary layer, which is formed like the upper auxiliary layer H1, and z. B. contains copper and z. B. is 20 nm thick.
Fig. 3). Fig. 3).In a second exemplary embodiment, a substrate 1 'which comprises at least one component, an upper contact K1', a lower contact K2 'and an electrical connection E' are provided in a manner analogous to that in the first exemplary embodiment (see FIG. 3). A photoresist mask (not shown) is applied to the substrate 1 '. The photoresist mask is used for an anisotropic etching, e.g. B. plasma etching, used to produce a deepening V 'as an etching mask. The depression V 'surrounds the component laterally. The recess V 'has an interruption U above the electrical connection E' (see FIG. 3).
It is within the scope of the invention, the recess V ' to continue above the electrical connection E '(not shown), the bottom of the recess V 'on this Do not bring up to the electrical connection E ' enough so that insulating material the electrical connection dung E 'completely surrounds.
Fig. 4). On the surface of the substrate 1 ', an upper auxiliary layer H1' is applied, an upper horizontal shielding element A2a 'consisting of metal and first lateral shielding element A1a' are applied over it (see FIG. 4). For this purpose, a first layer and a second layer are generated analogously to the first exemplary embodiment. Anisotropic etching removes the parts of the first and second layers, which do not cover the component, with the aid of a photoresist mask (not shown) and electrically isolates the contact K1 '. This creates the upper auxiliary layer H1 ', the upper horizontal shielding element A2a' and the first lateral shielding element A1a '.
Fig. 5). In a third exemplary embodiment, a substrate 1 ", which comprises at least one component, an upper contact K1", a lower contact K2 "and an electrical connection E" are provided analogously to the first and second exemplary embodiments (see FIG. 5). A photoresist mask (not shown) is applied to the substrate 1 ". The photoresist mask is used as an etching mask in the case of anisotropic etching, for example plasma etching, to produce a depression V". The recess V "surrounds the component laterally and extends above the electrical connection E" except for the electrical connection, which prevents deeper etching and thus acts as an etching stop. After the depression V "has been produced, an insulation layer is deposited on the surface and structured with the aid of a photoresist mask (not shown) by anisotropic etching. This creates an insulation 2 which covers the side walls of the depression V" and surfaces of the electrical connection E ".
Then an upper auxiliary layer is produced H1 ", an upper horizontal shielding element A2a" and of a first side shielding element A1a "analogous to proceeded in the second embodiment.
Fig. 6). Fig. 6).It is within the scope of the invention after the production of the upper horizontal shielding element A2a on the upper surface of the substrate 1 to glue a support and then to grind the lower side of the substrate 1 thin. It is e.g. B. by sputtering onto a resulting lower surface of the substrate 1 insulating material, for. B. SiO 2 , brought up so that the lower surface is completely covered. Then a photo paint mask (not shown) is applied to the lower surface. The photoresist mask is used for an anisotropic etching, e.g. B. plasma etching, for generating a depression V1 or V2 used as an etching mask (see FIG. 6). The recess V1 is made so that it meets the first side shield member A1a from below. The recess V2 extends to the lower contact K2. It is e.g. B. by sputtering insulating material over the entire surface, for. B. SiO 2 , applied, whereby the lower surface is covered thicker by insulating material than the side surfaces and the bottom of the depressions V1 and V2. Anisotropic etching removes the insulating material from the bottoms of the depression V1 and the depression V2, so that an insulation I is formed which covers the depressions V1 and V2 only on the side walls and the lower surface (see FIG. 6).
Fig. 7). Subsequently, a lower auxiliary layer H2 is applied to the lower side of the substrate 1, and a second lateral shielding element A1b and a lower horizontal shielding element A2b made of metal are applied (see FIG. 7). For this, z. B. first generated a third layer by sputtering. The third layer consists of a material, e.g. B. Ti or TiN, which facilitates the wetting of the surface with metal and z. B. 100 nm thick. Then z. B. by sputtering or vaporization with an electron beam over the third layer, a fourth layer of metal is brought up. The fourth layer contains e.g. B. copper, tin, gallium, nickel or tungsten and is z. B. 1-2 microns thick. With the aid of a photoresist layer (not shown), parts of the third and fourth layers, which do not cover the component, are removed by anisotropic etching and the lower contact K2 is electrically insulated. As a result, in addition to the lower auxiliary layer H2, the lower horizontal shielding element A2b and the second lateral shielding element A1b, which together with the upper horizontal shielding element A2a and the first lateral shielding element A1a result in a shielding structure for the construction element. When using a metal of the fourth layer, which wets the surface of the insulation I well, the lower auxiliary layer H2 can be dispensed with. When tin is used, an additional auxiliary layer located above the lower auxiliary layer H2, which is formed like the lower auxiliary layer H2, can be applied and the z. B. contains copper and z. B. is 20 nm thick. It is advantageous to cover the depression V1 only on the side walls by an insulation layer, since this leads to an electrical contact between the first side shielding element A1a and the second side shielding element A1b, which ensures a uniform voltage potential of the shielding structure.
Further exemplary embodiments result from an analogous method on substrate 1 'from the second exemplary embodiment and on substrate 1 "from the third exemplary embodiment.
Fig. 8). To produce a three-dimensional circuit arrangement, two substrates 1 a and 1 b are arranged one above the other (see FIG. 8). Substrate 1 a has an upper electrical contact K1 *, a lower electrical contact K2 *, an electrical connection E *, a first lateral shielding element A1a *, a second lateral shielding element A1b *, an upper horizontal shielding element A2a *, a lower horizontal shielding element A2b *, an insulation I *, an upper auxiliary layer H1 * and a lower auxiliary layer H2 * are analogous to the exemplary embodiment shown in FIG. 7. The substrate 1 b has an upper electrical contact K1 **, a lower electrical contact K2 **, an electrical connection E **, an insulation I ** and a lower auxiliary layer H2 ** analogous to the embodiment shown in FIG. 7 example. A metal layer (not shown) covers the auxiliary layer H2 **. The substrates are so angeord net that the contact K2 ** is electrically connected to the contact K1 *. The metal layer and the upper horizontal shielding element A2a are soldered together, whereby the substrates 1 a and 1 b are firmly connected.
It is advantageous to choose different metals for the metal of the metal layer and for the metal of the upper shielding element A2a, the alloy of which has a melting temperature which is above the melting temperature of at least one metal. The connection of the substrates 1 a and 1 b is then carried out by heating to a temperature below the melting temperature of the alloy, at which one metal is solid and the other liquid, whereby the metals mix, which, due to the higher melting temperature of the alloy, results in curing. As a result, the metal of the upper horizontal shielding element A2a * serves simultaneously for the firm connection of the substrates 1 a and 1 b.
It is within the scope of the invention to connect the lower side of the substrate 1 a to the lower side of the substrate 1 b, or the upper side of the substrate 1 a to the upper side of the substrate 1 b. For the latter case it is in front part by way of the upper side of the substrate 1 b with a metal layer to be provided, which during the assembly of the substrates 1 a and 1 b to the upper horizontal screen structure A2a * applies.
It is within the scope of the invention to have more than two substrates to join a stack.
It is within the scope of the invention to install at least one undiluted substrate, such as that substrate from the exemplary embodiment shown in FIG. 1 or FIG. 2, in the stack.
