Abstract
Description
Device to prevent undesired back diffusion of Gases in the preparation tube of tube furnaces The invention relates to a device to prevent undesired back diffusion of gases, especially atmospheric gases Colorful, in the open, traversed by a protective gas and / or transport flow Preparation tube of tube furnaces, especially conductor technology, as well as horizontal ones Pipe systems of epitaxy, by the previous technical practice is confirmed9 that the ideal state, required for technological reasons, is only possible with Realize the preparation tube filled with inert gas approximately within tolerable limits For the preparation technique in particular of semiconductor crystals is however a quantitative control of the back diffusion of an external gas phase against the flow of the protective gas in the preparation tube because of the widespread and versatile technological Applications of fundamental interest According to the current state of the art you have the back diffusion with the tube exit of a preparation tube kept open zOBo of the air in the preparation tube by the speed v of the total Inert gas flow is regulated, but this speed v- is relatively small (some Centimeters per second), and the total amount of gas in the shielding gas flow is used used for regulation.
-As a result, the air enters the inside of the pipe the 1 proximity of the inner pipe wall practically unaffected by the controlling Flow velocity v ein0 From this it is evident that the averting of an unexpected Back diffusion of the atmospheric air into the interior of the preparation tube in the according to the state-of-the-art usual manner, qualitatively visually impaired and without major Variation possibilities in the control is. In quantitative terms, they are Relationships even generally unknown and become more or less emotional HANDHELD In some cases, the exit of the preparation tube is at least The protective gas is temporarily provided with a cap through a tube in the cap.
However, this method is also unsatisfactory for various reasons0 The problem of unwanted back diffusion of the air into the interior of the preparation tube in principle also exists for the pipe outlets in the end cap the shielding gas flow. An ability to vary in the regulation of the undesirable Back diffusion of the air is just as little given with this measure as without it End cap. In practice, however, the cap has to be removed from time to time. the resulting conditions with regard to the presence of undesired amounts of air in the preparation tube practically elude quantitative control. aside from that becomes the unhindered actuation of a slide for inserting the semiconductor body very considerably restricted by a closure cap at the exit of the preparation tube.
The present invention is based for reasons an improvement in the quality of semiconductor preparations in particular and a Increase in the production-moderate yield figures and generally because of a desired Increasing the safety and purity of procedures carried out in the preparation tube, the back diffusion of an undesired gas, e.g. air, into the pipe interior to suppress much more than before or to chastise completely.
Dieser ringförmige Hohlraum bildet eine wulstartige flache Erhebung an der inneren Rohrwand der Manschette 17.In a device of the type mentioned is according to the invention for the solution of the above problem provided p daA a lengthening the preparation tube, corresponding to the preparation tube diameter on the open end of the preparation tube seamlessly attachable pipe sleeve is provided that the pipe sleeve to the inner pipe wall at a certain distance from the pipe collar outlet a ring-shaped, desert-like, a cavity-forming elevation is seen ver, that the wall of the pipe sleeve has a bore through which a protective gas supply opens into the cavity of the elevation that the annular elevation on its dem The flank facing the pipe collar outlet has numerous small iron openings, through the protective gas flow from the pipe sleeve extending the end of the preparation pipe is blown out, its overlapping and mutually penetrating rays the entire opening of the pipe collar outlet and the edge zone of the inner wall the pipe sleeve cover completely and a fluid mechanically acting Represent valve closure, and that the protective gas flow through the nozzle openings a pressure control device can be regulated so that its flow rate in the cross section of the outlet of the pipe collar is larger than that of this independently adjustable flow rate of the protective gas and / or transport flow in the preparation tube. With the device according to the invention, one becomes quantitative controllable reduction of unwanted back diffusion of the air into the preparation tube in a catfish independent of the original pipe flow in the preparation pipe enables the back diffusion of the air into the preparation tube of a tube furnace can be prevented due to the invention without affecting existing preparation systems technological changes need to be made. The 7orrintung according to The invention requires practically no effort or significant expense at the device according to the invention are thus made up of rich small nozzle openings many overlapping and interpenetrating conical rays of Protective gas from the inside of a sleeve-shaped end piece, which is directed to the The preparation tube of the tube furnace is inserted, blown out O These overlapping and mutually penetrating rays of a protective gas cover the entire Tube opening of the th preparation tube somewhat lengthened by the cuff and provide a fluid mechanically acting valve closure of the technol The reason for this is that the preparation tube remains open against the back diffusion of the air due to the adjustable intensity of the overlapping cone-shaped beams of a protective gas, the fluid mechanical valve action remains according to the invention variable. This ability to vary the fluid mechanical valve action is of the basic flow required for the preparation process in the preparation tube completely independent of a protective gas. It only needs to be taken into account that the flow velocity in the overlapping conical protective gas jets noticeably greater than the flow velocity of the protective gas basic flow in the Must be preparation tube. The independence of the adjustable fluid mechanics Valve effect from the protective gas basic flow in the preparation tube gives the device according to the invention a more general technical meaning, since pure in this way fluid mechanically without using solid material mechanisms, which is the best pending technology would fundamentally change important transport parameters back-diffusing gas phases are controlled and throttled in tube flows can, due to the many mutually overlapping conical shielding gas jets there are no '' shadows "or dead spaces" that protrude into the preparation tube Objects such as zOBQ rods for moving specimens in the preparation tube, arise in the total flow of the radiation system are also in the present Device according to the Er find the nozzle opening immediately in the vicinity of the tube wall of the sleeve placed on the preparation tube in a small bump attached, except for a recess for the rod pusher extended annularly at the periphery of the inner tube cross-section of the cuff Through this arrangement, protruding ' Avoid nozzle feed tubesO This leaves the entire tube cross-section of the preparation tube reveal further features and details of the invention from the following explanations and from the description of an exemplary embodiment with reference to the figures -I to 3o In the figures, the same parts are with the same In Fig. 1, a device according to the invention is in one Longitudinal section along the tube axis of the preparation tube R of a tube furnace shown0 The wall of the preparation tube R is provided with the reference numeral 11, the open one The exit of the preparation tube R is at the point xOO on the right Side of Fig. 1, the preparation tube R is in fact not the end of the Figure shows only the pipe section in the vicinity of the left open pipe outlet, its Edge is denoted by xo. With the rod-shaped slide 13, for example a boat 12, on which there are semiconductor preparations, into the preparation tube R pushed in0 The device according to the invention consists essentially of a sleeve 17, which with the help of the holder 170 on the preparation tube R is plugged. In 170 is a shallow recess from the thickness of the pipe wall 11, so that the cuff 17 practically without any gaps without changing the pipe cross-section the preparation tube is lengthened a relatively short distance to the left Wall of the cuff 17 contains a hole at the top through which the feed tube 14 for Protective gas G in the ring-shaped, in the inner cross-section of the Cuff 17 laid cavity 140 opens. This annular cavity forms a bead-like flat elevation on the inner tube wall of the sleeve 17.
From Fig. 3 it can be seen that this annular projection with the Cavity 140 on the underside of the tube R a recess for the rod slide 13 releases. Fig. 3 shows the cuff 17 with the fixed tube 14 in the Pipe cross-section at the Stellc of the cavity 140o The elevation of the annular Cavity 140 contains numerous small nozzle openings on its left flank 15, of which only one is in Fig0 1 in the longitudinal section of the device and thus appears in the drawing. The nozzle openings 15 form a ring of about externally spaced small holes, as can be seen in Fig. 3. From every single one of these nozzle openings is a conical shielding gas jet from the open Pipe opening of the cuff tube 17 blown out that each of these rays the fills the entire pipe opening of the cuff edge and before the pipe opening along the inner pipe wall of 17 0 This distance of the hitting The beam up to the edge 171 is indicated by h, where h is approximately 2 to 3 cm target. The individual protective gas exiting the nozzle openings 15 radiate overlap and penetrate each other0 Here they form fluid mechanically in With regard to the back diffusion of the outside air into the preparation tube R, an aerodynamic one Valve, the effect of which is determined by the intensity of the nozzle openings 15 Protective gas jets can be controlled, the control of this aerodynamic valve can be seen from the protective gas basic flow of the preparation tube R with the Speed v independentO-, the jet speed v * of the protective gas jet, les must be larger at every point of the output 171 of the sleeve tube 17 Lich than the flow velocity v'der -; - protective gas basic flow in the preparation tube R.
In yigD 2 the device according to the invention is shown in longitudinal section as in Fig. 1, but without the preparation tube R and without the flow arrows vt and v, which are intended to explain the mode of operation of the device, are shown 17 is the already mentioned pipe collar, which is attached to the preparation tube with the holder 170 R of the tube furnace is inserted. 171 denotes the edge of the opening of the cuff tube 17o The holder 170 contains a shallow recess for the insert to be inserted there Preparation tube O 14 is the supply tube for the protective gas of the protective gas jets, from the nozzle openings 15 in the wall of the flat annular cavity 140 are blown out in the direction of the outlet 171 of the cuff tube 17 The intensity of these rays is determined by the flow pressure in the feed tube 14 preferably regulated by a tap valve.
The feed can be seen in particular in FIG. 3 and the confluence of the tube 14 through the cuff 17 into the annular Cavity 140 with the nozzle openings 15o arranged like a ring at the bottom annular cavity 140 a recess for the leading into the preparation tube R. Rod slider 130 The apparatus of the present invention becomes useful made of metal, quartz or refractory glass. The device according to the invention is expediently operated in such a way that through the Schuzzgas supply in the pipe sleeve wall and the annular, cavity-forming, nozzled elevation of the pipe collar a flow of protective gas is passed, the flow rate of the from the The shielding gas flow exiting the nozzle depends on the flow velocity of the shielding gas and / or transport flow in the preparation tube is independent, so that the adjustment of the flow rate of the protective gas and / or transport flow becomes available in the preparation tube only for the preparation process itself, whereby this setting through the manipulable pressure on the protective gas inlet of the pipe sleeve is made so that in particular in the vicinity of the inner pipe wall of the pipe sleeve the resulting flow velocity can be increased so that that the air flow penetrating into the pipe collar extending the preparation tube quantitatively controllable reduced to a certain level and practically throttled wird0 9 claims 3 figures
