Darüber hinaus kann eine solche Haut die Aufnahme unerwünschter Verunreinigungen aus der Umgebung und die Verdampfung von Material verhindern. igProcess for the production of single crystals from fusible material, e.g. B. made of semiconductor material, by zone melting in an atmosphere of which at least one component forms a surface skin reacts with the molten material 5 are known. Silicon was z. B. in a Oxygen atmosphere zone melted, whereby on the free surface of the melted zone a Silica skin was created. Such a skin enhances the effect of surface tension Melt and reduces the risk of the molten material flowing off. In addition, can Such a skin absorbs unwanted contaminants from the environment and allows for evaporation of material. ig
It has been found that in this known method, even when using a single crystal Seedling, a lot of polycrystalline material is always produced. This could be due to the emergence of Irregularities in crystal growth when the fusible material solidifies through formation can be traced back by crystal nuclei on the surface skin.
Completely monocrystalline bodies are made of fusible material by zone melting Rods made of this material, which are connected at one end to a seed crystal, made, wherein the zone melting takes place in an atmosphere of which at least a component is formed a surface skin reacts with the molten material when the zone melting according to the invention started at the end of the rod opposite the seed crystal and the direction of pulling is reversed after the seed crystal has melted.
The invention is based on the knowledge that the skin, in particular at the point where it is initially forms, has a very irregular structure, and consequently disrupts the crystal lattice of the rod while the subsequently growing skin parts have a much more regular structure and less cause to form irregularities.

schmelzbarem MaterialIn the method according to the invention, a molten zone is thus formed at the end of the rod opposite the seed crystal, which zone is guided in the direction of the monocrystalline rod end. The molten zone is then moved from the single crystal end to the other end of the rod, with the single crystal to be produced being formed. When the molten zone moves towards the single-crystal end of the rod, the surface skin forms over almost the entire length of the process for producing single crystals

Stabes. Staff. With the opposite movement of the molten zone in which the single crystal is formed is, the molten zone is initially in contact with the parts of the surface skin which already have a regular structure.
The risk of the formation of irregularities only occurs when the irregular part of the surface skin is achieved, that is, after almost the entire single crystal has been formed, by growth the monocrystalline end serving as a seed crystal.
In order to prevent deformations in the rod as much as possible when the melted zone is displaced, an annular melting zone can be used first, which after reversing the drawing direction so far is deepened that the core of the rod melts. There is a zone under an annular zone understood by the melting of material on the surface of the rod around a core of solid Material is made around. It has been found that the use of such an annular zone contributes to achieving a regular structure of the surface skin.
Using the drawing, the production of a single-crystal silicon rod using a crucible-free one is illustrated Zone melting process explained in more detail in an oxygen atmosphere.

F i g. 2 zeigt die gleiche Vorrichtung in senkrechtem Schnitt, wobei nun die sich über den ganzen Stabdurchmesser erstreckende geschmolzene Zone in umgekehrter Richtung vom einkristallinen unteren Stabende aus aufwärts verschoben wird.F i g. 2 shows the same device in vertical section, with the now extending over the whole The molten zone extending in the opposite direction from the single-crystal lower one extends through the rod diameter Bar end is moved upwards.
The in the F i g. 1 and 2 shown schematically has a device that is closed on both sides Quartz glass tube 7 with a gas inlet 2 and a gas outlet 3, a vertically displaceable high-frequency coil 4 and two holders 5 and 6 for the material to be treated.
A vertically arranged rod 7 made of silicon is at its upper end at the upper end Holder 5 and attached at its lower end to the lower holder 6. The lower end 8 of the rod 7 consists of monocrystalline silicon, while the rest of the rod part consists of polycrystalline silicon.
Fig. 1). Pure oxygen is introduced into the tube 1 through the gas inlet 2, whereupon this gas leaves the tube leaves through the outlet 3 again. The high frequency coil 4 is level with the upper Arranged at the end of the silicon rod 7 and then excited so that in the upper end of the silicon rod an annular molten zone 9 is formed (see FIG. 1). By exposure to oxygen the molten silicon of zone 9 and the heated solid silicon at the molten zone A surface skin 10 consisting of silicon oxide is produced on the free surface of the melt. For the sake of clarity, this skin is shown exaggerated in the figures. By gradually descending the high-frequency coil 4 (indicated by an arrow in FIG. 1) the zone 9 is shifted downwards, the surface skin 10 gradually growing downwards. The first educated Part 11 of the surface skin 10 has a very irregular structure. The underlying part 12 of the Surface skin 10, which is formed when the zone 9 is shifted as an overgrowth of the skin part 11, In contrast to the initially formed skin part 11 has a relatively regular structure and Strength.
Diese Zone 13 muß ihreWhen the zone 9 has reached the monocrystalline lower end 8, the movement of the coil 4 continued for some time, so that the molten zone still extends over part of the length of the lower one End 8 shifted in the outgoing direction. The direction of movement of the coil is then reversed, so that it then moves upwards (indicated by an arrow in FIG. 2). The high frequency current in the coil 4 is slowly increased, the annular zone during the upward movement is deepened in the receding direction until the solid core within the molten ring has completely disappeared and the zone in FIG. 2 has assumed the shape shown. This zone 13 must be yours
The boundary between the unmelted material of the end 8 and the itself gradually widening zone is shown in FIG. 2 reproduced by the dashed line 14. The growth 15 at the monocrystalline lower end 8 also proves to be monocrystalline up to the upper end of the rod, wherein the crystal lattice of the lower end 8 continues in the growth 15.
The zone melting treatment can also take place in an elongated crucible. You can then Place an annular zone in the outgoing direction using a zone that is only different from the free surface of the material extends to a certain depth above the bottom of the crucible.
