Description
Process for the production of silicon nitrides silicon nitride of Composition Si. As is well known, N4 is formed by the reaction of elemental silicon made with nitrogen. To achieve the most quantitative possible conversion of the silicon To achieve this, the nitrogen must be as finely divided as possible for several hours Have silicon painted at temperatures of 1200 to 1450 ° C. Will be special Placed emphasis on pure silicon nitride, it is necessary that one of highly purified Silicon runs out because impurities such as aluminum, iron, carbon and the like, are also nitrated and can only be separated from the silicon nitride with difficulty.
The process is very simple to carry out, for example Monosilane and ammonia are mixed in any ratio at room temperature can without reacting to each other. This mixture is heated by a Passed through a quartz tube, the formation of silicon nitride begins at around 500 ° C. The conversion is quantitative from around 600 ° C. Generally need no higher temperatures than 800 to 900 ° C to be applied, although this is also possible. However, there is then the risk that the reaction product with elemental silicon is contaminated.
In general it is convenient. Ammonia versus the silicon hydride compounds to be used in excess. This excess can vary within wide limits, he can, for example, double to ten times the theoretically calculated amount be. An excess of ammonia is particularly beneficial at higher reaction temperatures the formation of pure silicon nitride. If you work with an excess of silicon hydrogen, the reaction product may contain silicon.
For the production of pure silicon nitride - as already mentioned - the ammonia should be as free of oxygen and water as possible; optionally a Addition of hydrogen be cheap. The ammonia can also initially displace the air from the reaction tube can be used as an inert gas, but it can also other gases can be used, e.g. B. noble gases, hydrogen and the like is preferably carried out at normal pressure, but it is also possible to use positive or negative pressure work.
The production of the silicon nitrides can easily be carried out as a cycle process realize: the hydrogen produced during the reaction can be mixed with metallic Sodium can be converted into sodium hydride at about 300 ° C under normal pressure. This then serves to convert the silicon tetrachloride to monosilane, which with ammonia is converted to silicon nitride.
The silicon nitrides produced in this way fall in very finely divided form in light to dark brown color, their composition between Si1, iN to Si Nt. fluctuates. The silicon nitrides can also be replaced by silicon oxide, silicon phosphide, Boron nitride and the like are doped, which can be achieved by adding volatile hydrogen compounds, like B. H6, Ph3, H2 S or also H2 O, to the silicon hydrides achieved.
The silicon nitrides can be pressed and, if necessary, re-sintered, possibly with further addition of ammonia or nitrogen, process into bodies, which withstand high temperatures even in the presence of oxygen and only have low expansion coefficients. These sintered silicon nitrides are suitable because of their temperature resistance and hardness as additives for production of highly refractory materials, as components in pigment paints and the like.
Example A mixture of 3 parts by volume Si H4 and 5 parts by volume NH3 was passed through a quartz tube heated to 800 ° C. The reaction continued immediately a. A very finely divided, light brown silicon nitride was formed. The yield was 13 parts by weight.
Similar results are obtained when 3 parts by volume SiH4 with 8 or 10 parts by volume of NH3 mixed and reacted at the same temperature will. If you work at a lower temperature of about 600 to 650 ° C, then the silicon nibrid obtained is even lighter.
