Description
GEBIET DER ERFINDUNGFIELD OF THE INVENTION
This present invention relates to a thermally conductive material, and more particularly to a thermally conductive gasket and an application therefor.
ALLGEMEINER STAND DER TECHNIKGENERAL STATE OF THE ART
Artificial graphite films are a film material made of high-purity graphite in the crystalline state, which are produced at a high temperature of about 3000°. They have excellent thermal conductivity, both in the plane direction (> 1000 to 1500 W/mK) and in the thickness direction (about 10 W/mK). This directional dependence of the thermal conductivity was comprehensively suitable for use in, for example, mobile phones and tablet PCs.
Compared with the traditional thermally conductive interface material (e.g., paste-like thermally conductive silicone and thermally conductive phase change material), artificial graphite films had some outstanding features such as high thermal conductivity, long service life, simple manufacturing process, and so on. But traditional heat-conducting gaskets made of artificial graphite films are in a solid state with poor compressibility (only 5 to 10%). As thermally conductive seals at interfaces, they cannot completely fill the gap of different sizes between the heating element and the cooling element. Therefore, the application of solid artificial graphite films is greatly limited in the case of high power or large contact area.

KURZDARSTELLUNG DER ERFINDUNGSUMMARY OF THE INVENTION
In view of this, it is an object of the present invention to provide a thermally conductive gasket and its application to overcome the disadvantages (i.e., low compressibility and pressure formability) of the conventional designs.
In order to achieve the above object, the present invention provides a thermally conductive gasket composed of artificial graphite films, wherein the cross section of the thermally conductive gasket is foam-like.
The heat-conducting gasket will be made of foam-like artificial graphite films obtained by heat treating polymer films without rolling.
Vorzugsweise werden die Polymerfilme aus wenigstens einem aus Polybenzoxadiazol, Polyimid, Poly(p-phenylenvinylen), Polybenzimidazol, Polybenzoxazol, Polybenzbisoxazol, Polythiazol, Polybenzthiazol, Polybenzbisthiazol, und Polyamid gewählt.Preferably, the polymer films are selected from at least one of polybenzoxadiazole, polyimide, poly(p-phenylene vinylene), polybenzimidazole, polybenzoxazole, polybenzbisoxazole, polythiazole, polybenzothiazole, polybenzbisthiazole, and polyamide.
Das Kompressionsverhältnis der wärmeleitenden Dichtung beträgt 30 bis 80 %.The compression ratio of the thermally conductive seal is 30 to 80%.
Vorzugsweise beträgt das Kompressionsverhältnis der wärmeleitenden Dichtung 50 bis 70 %.Preferably, the compression ratio of the heat-conducting seal is 50 to 70%.
Optionally, the heat-conducting seal faces in the thickness direction after being compressed a smooth surface and a foam-like cross section.
Vorzugsweise beträgt das Kompressionsverhältnis der zusammengedrückten wärmeleitenden Dichtung 20 bis 40 %.Preferably, the compression ratio of the compressed thermally conductive seal is 20 to 40%.
The present invention further provides an application of the thermally conductive gasket, wherein the thermally conductive gasket is placed in a gap at a heat conductive interface between various elements and the thermally conductive gasket filling the gap is then compressed.
Optionally, the thermally conductive seal may fill the gap at the thermal conduction interface between a surface of a heating element and a surface of a cooling element. When the heat-conductive gasket is deformed by compression in the thickness direction, the two sides of the heat-conductive gasket will be in close contact with the surface of the heating element and the surface of the cooling element, respectively.
Optional ist die Höhe des Spalts an der Wärmeleitungs-Grenzfläche zwischen verschiedenen Elementen geringer als 0,2 mm.Optionally, the height of the gap at the heat conduction interface between different elements is less than 0.2 mm.
The thermally conductive gasket disclosed by the present invention has the characteristics of artificial graphite (i.e., highly crystalline state, high thermal conductivity and long life) but also high compressibility. In addition, like thermally conductive silicone and a thermally conductive phase change material, it has a low thermal resistance without potential dangers in terms of aging, silicon migration, service life and durability. As a thermally conductive interface material, it offers broad prospects in terms of commercial application.
The thermally conductive seal is applicable to any type of gapping locations on irregular and complicated interfaces, and can cover micro-scale rough surfaces, thereby allowing the elements to be brought into complete contact. Consequently, the performance of heat conduction is increased. The heat-conducting seal is particularly suitable for use with spatially limited heat conduction. In addition, it has a simple assembly process and controllable thickness, and also overcomes the disadvantage (i.e., poor compressibility) of solid artificial graphite films, all of which make the artificial graphite film an ideal heat-conducting seal.

AUSFÜHRLICHE BESCHREIBUNG ANSCHAULICHER AUSFÜHRUNGSFORMENDETAILED DESCRIPTION OF illustrative embodiments
In order to clarify the objects, technical solutions and advantages of the present invention, a detailed description will be given below, combining a specific embodiment with the accompanying drawings.
The present invention uses polymer films as a raw material, which is subjected to high-temperature heat treatment to obtain foam-like artificial graphite films. Since the foam-like artificial graphite films are not processed by rolling, they are loose and therefore meet the application requirements of the heat conductive seal.
According to the invention, the specific operations of the high-temperature heat treatment are as follows: the raw material films are placed in an inert gas at a temperature of 400 to 1200 ° C for one hour; then they are placed in an inert gas at a temperature of 2800 to 3200 ° C for another hour. Finally, by cooling to room temperature, the foam-like artificial graphite films (i.e. the heat-conducting gaskets) are obtained. It should be noted that the aim of the high-temperature heat treatment is to char the polymer films into a foam shape, therefore the temperature of the heat treatment is not defined, and other high-temperature heat treatment processes can also be used to char the polymer films.
The polymer films that can be used in the present invention include POD (polybenxoxadiazole), PI (polyimide), PPV (poly(p-phenylenevinylene)), PBI (polybenzimidazole), PBO (polybenzoxazole), PBBO (polybenzbisoxazole); PT (polythiazole), PBT (polybenzothiazole), PBBT (polybenzobisthiazole); and PA (polyamide). Preferably, at least one of the above-mentioned heat-resistant aromatic polymer films can be selected.
The compression ratio of the foam-like artificial graphite films obtained by the high-temperature heat treatment is 30 to 80%. The high compression ratio can increase the surface adaptability of the thermally conductive seals, so that they will therefore be applicable to the surfaces of different elements and to gaps with different shapes and heights.
Preferably, the compression ratio of the foam-like artificial graphite films obtained by the high-temperature heat treatment may also be 50 to 70%.
The thermally conductive gasket is first placed in the gap at the heat conductive interface between various elements, and then the thermally conductive gasket filling the gap is compacted. The compression ratio of the compressed heat conductive gasket is 20 to 40%. The thermally conductive gasket covers the micro-rough surface, allowing the elements to be fully contacted and consequently increasing the thermal conduction performance.
Preferably, the gaps at the heat conduction interface between different elements have different sizes, and the heat conductive gasket provided by the present invention is particularly applicable to those with a height of less than 0.2 mm.
It should be noted that the thermally conductive seal can be compacted in the gap by applying pressure to the elements. Therefore, the heat-conductive gasket provided by the present invention not only has a simple manufacturing process but is also conveniently applied.
Specifically, a foam-like artificial graphite film with a thickness of about 0.1 mm and a compression ratio of about 60% is selected, and then cut into a heat-conducting gasket with a width of 20 mm and a length of 40 mm, and then attached to the contact surface between the printed circuit board of energized elements and the cooling element. When there is no thermally conductive gasket and the printed circuit board is in direct contact with the cooling element, the highest temperature of the hot spot of the printed circuit board is 90°C. If there is a thermal conductive gasket made of the foam-like artificial graphite film, the temperature of the hot spot will drop to 54°C.
The cooling element may be selected from any of fin-type cooling elements with a fan or without a fan for computer chips, cast metal cooling chambers or boxes used in powered electronic devices, and metal or non-metal structural parts used as a cooling element in mobile electronic devices .
A thermally conductive adhesive cannot be added to the surface of the thermally conductive gasket according to the present invention, which will result in close contact between the thermally conductive gasket and the surface of the elements to prevent replacement of the thermally conductive gasket.
Optionally, the thermally conductive adhesive may be selected from any of thermally conductive epoxy resin adhesives, acrylic resin thermally conductive epoxy resin adhesives, and thermally conductive silicone-based adhesives.
As stated above, the thermally conductive gasket disclosed by the present invention not only retains the characteristics of artificial graphite (ie, a highly crystalline state, high thermal conductivity, and long life), but also has high compressibility. In addition, like thermally conductive silicone and thermally conductive phase change material, it has a low thermal resistance without any possible dangers in terms of aging, silicon migration, service life and durability. As a thermally conductive interface material, it will offer broad prospects in terms of commercial application.
The thermally conductive seal is applicable to any type of gap forming locations on irregular and complicated interfaces and can cover surfaces that are rough in the microscale, thereby allowing the elements to be brought into complete contact.
Finally, those skilled in the art should understand that the above embodiments are intended merely to illustrate, rather than limit, the technical solutions of the invention, and that any modifications, substitutions and changes within the spirit and principles of the present invention should be within the scope of the present invention .
