Description
- Hintergrund der Erfindung
- Diese Erfindung betrifft im Allgemeinen Solarzellen und im Besonderen betrifft die Erfindung Metallkontaktstrukturen zur Verwendung in Solarzellen.
- Die Verwendung von fotovoltaischen Zellen zur direkten Umwandlung von Sonnenstrahlung in elektrische Energie ist allgemein bekannt, siehe beispielsweise Swanson, U.S. Patent Nr. 4,234,352. Kurz umfasst die fotovoltaische Zelle ein Substrat aus einem halbleitenden Material mit einem darin definierten p-n-Übergang. In der planaren Siliziumzelle ist der p-n-Übergang nahe einer Oberfläche des Substrats, die die einfallende Strahlung aufnimmt, gebildet. Eingestrahlte Photonen erzeugen bewegliche Ladungsträger (Löcher und Elektronen) in dem Substrat, die zu einem elektrischen Schaltkreis außerhalb der Zelle geleitet werden können. Nur Photonen, die zumindest ein minimales Energieniveau (z.B. 1,1 Elektronenvolt für Silizium) aufweisen, können ein Elektronen-Loch-Paar in dem Halbleiterpaar erzeugen. Photonen, die weniger Energie besitzen, werden entweder nicht absorbiert oder als Wärme absorbiert, und die überschüssige Energie von Photonen, die mehr als 1,1 Elektronenvolt Energie aufweisen (z.B. Photonen mit einer Wellenlänge von 1,1 μm und weniger), erzeugt Wärme. Diese und weitere Verluste begrenzen den Wirkungsgrad von fotovoltaischen Zellen bei der direkten Umwandlung von Sonnenenergie in Elektrizität auf weniger als 30%.
- Solarzellen mit ineinander verschachtelten Kontakten entgegengesetzter Polarität auf der Rückfläche der Zelle sind bekannt und haben zahlreiche Vorteile gegenüber herkömmlichen Solarzellen mit frontseitigen Metallgittern und vollflächig oder gitterartig metallisierten Rückseitenkontakten, die eine verbesserte Ladungsträgererzeugung durch Photonen aufgrund der Beseitigung des frontseitigen Gitterschattenwurfs, einen stark verringerten Gitter-Reihenwiderstand und ein verbessertes Ansprechen auf "blaues" Licht umfassen, da keine starke Dotierung der Vorderfläche erforderlich ist, um den vorderen Kontaktwiderstand zu minimieren, und da es keine vorderen Kontakte gibt. Zusätzlich zu den Leistungsvorteilen erlaubt die Rückseiten/Kontakt-Zellenstruktur aufgrund von koplanaren Kontakten einen vereinfachten Modulaufbau. Siehe beispielsweise Swanson, U.S. Patent Nr. 4,927,770.
- Die vorliegende Erfindung ist auf eine verbesserte Metallkontaktstruktur gerichtet, die insbesondere für Solarzellen anwendbar ist.
- Kurze Zusammenfassung der Erfindung
- Erfindungsgemäß weist eine Solarzelle eine Metallkontaktstruktur auf, die eine erste Metallschicht in Kontakt mit dem Halbleitersubstrat umfasst, die auch als Infrarotreflektor fungieren kann. Eine Diffusionsbarrieren-Metallschicht bedeckt die erste Metallschicht und liefert eine Basis zum Abscheiden zusätzlichen Metalls.
- In einer bevorzugten Ausführungsform besitzt eine Siliziumzelle, die eine erste Hauptfläche zur Aufnahme von Sonnenstrahlung aufweist, eine entgegengesetzte oder Rückseitenfläche, in der p-dotierte und n-dotierte Bereiche in einer beabstandeten parallelen Anordnung gebildet sind. Inein ander verschachtelte Metallkontakte bzw. Gitterleitungen kontaktieren jeweils die p- und n-dotierten Bereiche.
- Beim Bilden der ineinander verschachtelten Metallkontakte mit den p- und n-Bereichen werden Arrays aus kleinen Kontaktöffnungen in der Siliziumoxidschicht unter Verwendung eines strukturierten Ätzresists und chemischen Ätzens gefertigt. Ein Kernschicht-Metallstapel wird dann auf die Rückseite der Zelle gesputtert. Das erste Metall in dem Stapel liefert einen ohmschen Kontakt mit dem Silizium über die Kontaktöffnungen in dem Oxid und wirkt als Infrarotreflektor. Eine zweite Metallschicht wirkt als Diffusionsbarriere und Adhäsionsschicht. Eine obere Metallschicht bildet dann eine Basis, um eine Abscheidung einzuleiten. Ein strukturierter Abscheidungsresist wird dann über die Kernschicht aufgebracht, und Metall wird auf die Zelle abgeschieden, um eine Dicke für die Metallgitterleitungen aufzubauen. Schließlich wird der Abscheidungsresist beseitigt und die Metallschicht zwischen den Gitterleitungen wird durch chemisches Ätzen entfernt.
- Die Erfindung und ihre Ziele und Merkmale werden aus der folgenden ausführlichen Beschreibung und den beigefügten Ansprüchen in Verbindung genommen mit den Zeichnungen deutlicher werden.
- Kurzbeschreibung der Zeichnungen

1 ist eine Perspektivansicht einer Solarzelle, in der erfindungsgemäße Metallkontakte besonders anwendbar sind. In dieser Ausführungsform wird die Zelle vorzugsweise in einem einkristallinen Siliziumsubstrat mit einer (100) Kristallorientierung oder in einem multikristallinen Siliziumsubstrat mit einer Minoritätsladungsträger-Lebensdauer von mehr als 200 Mikrosekunden hergestellt. - In dieser Ausführungsform weist eine Vorderfläche der Solarzelle eine texturierte Oberfläche
54 auf. Eine Antireflexbeschichtung kann aufgebracht werden, um bei der Einkopplung von Lichtenergie in die Solarzelle zu helfen und den Wirkungsgrad zu verbessern. Auf einer Rückfläche kontaktieren Metallkontakte50 ,52 gemäß der Erfindung p-dotierte Bereiche bzw. n-dotierte Bereiche in beabstandeten Schichten der Rückfläche. Die Kontakte sind jeweils mit Gitterleitungen51 ,53 in einem Gittermuster verbunden. Die Leitungsgröße ist in den Zeichnungen übertrieben. Die Fertigung der Solarzelle erfolgt über eine herkömmliche Halbleiterverarbeitung, die die Verwendung von Rückseitendiffusionen und das Texturieren der Vorderfläche umfasst. Da diese Prozessschritte keinen Teil der vorliegenden Erfindung bilden, unterbleibt eine weitere Beschreibung der Halbleiterverarbeitung. - Es werden nun erfindungsgemäße Metallkontakte
50 ,52 und deren erfindungsgemäße Fertigung betrachtet. Eine bevorzugte Ausführungsform wird anhand der in den2 –8 gezeigten Seitenansichten im Schnitt des Wafers10 beschrieben. - In
2 weist der Wafer10 die texturierte Vorderfläche auf, die eine dotierte Schicht28 , eine Siliziumoxidschicht30 und eine Antireflexbeschichtung (ARC)32 , wie etwa SiN oder TiO2, die in vorhergehenden Bearbeitungsschritten hergestellt wird, umfasst. Die Rückfläche weist p+-Bereiche12 und n+-Bereiche18 in beabstandeten Niveaus mit einer darüberliegenden Siliziumoxidschicht14 auf. Die p+- und n+-Bereiche können gemäß den Lehren von U.S. Patent Nr. 5,053,083 von Sinton hergestellt werden. - Wie es in
3 gezeigt ist, wird ein strukturierter Ätzresist40 über dem rückseitigen Siliziumoxid14 aufgebracht. Der Resist40 wird dann entweder thermisch oder über UV gebacken. Abhängig von dem ARC-Material kann ein strukturierter Ätzresist über der Frontseite der Solarzelle aufgebracht werden, um die ARC vor einem nachfolgenden Ätzen zu schützen. In4 werden Arrays aus kleinen Kontaktöffnungen42 chemisch in das Siliziumoxid über sowohl den p- als auch den n-Bereichen12 ,18 geätzt, und anschließend wird der Ätzresist40 unter Verwendung einer Ätzlauge beseitigt. Die Gesamtkontaktfläche als Bruchteil der gesamten Rückseite beträgt typischerweise weniger als 5%. Das Reduzieren des Metalls auf die Halbleiterkontaktfläche vermindert durch Photonen erzeugte Ladungsträgerrekombination an der Rückfläche der Solarzelle stark und erhöht somit den Zellenwirkungsgrad. - Alternativ können die Kontaktmaske und das Kontaktoxidätzen aus dem Prozess weggelassen werden, und Kontaktöffnungen können in der Oxidschicht durch andere Verfahren gebildet werden, beispielsweise durch Laserablation von Oxid oder durch direktes Drucken von chemischen Pasten, die das Oxid ätzen.
- In
5 wird ein dünner (annähernd 400 nm) 3-schichtiger Kernmetallstapel44 auf die Solarzelle für Kontakte mit dem p+-Bereich12 und dem n+-Bereich18 gesputtert oder aufgedampft. Die erste Schicht des Stapels, Aluminium in der bevorzugten Ausführungsform, stellt einen ohmschen Kontakt mit dem Halbleitermaterial her und wirkt als Rückflächenreflektor. Bei dünnen Siliziumsolarzellen tritt schwach absorbierte Infrarotstrahlung durch die Dicke des Siliziums hindurch und geht oft durch Absorption in der rückseitigen Metallisierung verloren. In einer Ausführungsform bedeckt die Kernschicht größtenteils Siliziumoxid, mit Ausnahme in kleinen Kontaktöffnungen, an denen sie das Silizium kontaktiert. Der metallisierte Siliziumoxidstapel ist derart entworfen, dass er ein ausgezeichneter Infrarotreflektor ist, der Licht zurück in die Zelle reflektiert und die Absorptionsweglänge effektiv vervielfacht. Die Vorderflächentextur in Kombination mit dem Rückflächenreflektor kann die optische Weglänge auf mehr als das Zwanzigfache der Waferdicke erhöhen. Dieses Konstruktionsmerkmal führt zu einem stärkeren durch Photonen erzeugten Strom in der Solarzelle. - Eine zweite Schicht, Titan-10%/Wolfram-90% (TiW) in der bevorzugten Ausführungsform, wirkt als Diffusionsbarriere für Metalle und andere Fremdstoffe. Eine dritte Schicht, Kupfer (Cu) in der bevorzugten Ausführungsform, wird dazu verwendet, eine Basis oder Ausgangsschicht zum Einleiten einer elektrischen oder galvanischen Abscheidung von Metall bereitzustellen. Alternativ können Chrom (Cr) oder Nickel als die Barrierenschicht anstelle von TiW verwendet werden. Da die Kernschicht, ein Al(Si)/TiW/Cu-Stapel in der bevorzugten Ausführungsform, keine wesentliche Stromtransportfähigkeit besitzen muss, kann sie sehr dünn hergestellt werden. Somit sind die Herstellungskosten für die Ablagerung der Kernschicht niedrig. Die Metallschicht umfasst einen Al(Si)/TiW/Cu-Stapel, wobei das Aluminium einen ohmschen Kontakt und ein Rückflä chenreflexionsvermögen liefert, TiW als Barrierenschicht wirkt und Cu als Abscheidungsbasis wirkt. Alternativ kann Chrom (Cr) als die Barrierenschicht anstelle von TiW verwendet werden. Der Metall-Halbleiter-Kontakt kann in einer Formiergasatmosphäre, vorzugsweise bei 400°C, getempert werden. Alternativ kann der Kontakttemperschritt weggelassen werden.
- Als nächstes wird, wie es in
6 gezeigt ist, ein strukturierter Abscheidungsresist48 auf die Kernschicht aufgebracht. In einer bevorzugten Ausführungsform wird der Abscheidungsresist direkt auf den Wafer strukturiert. Nach dem Aufbringen wird der Abscheidungsresist gebacken, um ihn gegen die Lösung bei der nachfolgenden elektrischen oder galvanischen Abscheidung zu härten. Metall wird nicht in Bereichen abgeschieden, die durch den Abscheidungsresist bedeckt sind. Alternativ kann die Barrierenschicht vor der Abscheidung selektiv strukturiert und geätzt werden, um den Abscheidungsbereich zu begrenzen. - In
7 wird die Dicke der Metallschicht in Bereichen ohne Abscheidungsresist stark erhöht, indem ein guter elektrischer Leiter elektrisch oder galvanisch abgeschieden oder nicht elektrisch oder galvanisch abgeschieden wird, so dass er als Metallgitterleitungen50 ,52 mit niedrigem Reihenwiderstand wirkt. In der bevorzugten Ausführungsform werden ungefähr 20 μm Kupfer elektrisch oder galvanisch abgeschieden. Eine dünne Deckschicht, wie etwa Zinn oder Silber oder Nickel, kann nach dem Kupfer abgeschieden werden, um die Lötbarkeit zu verbessern und/oder ein Ätzen von abgeschiedenen Bereichen während des Rückätzens zu verhindern. Es werden vorzugsweise ungefähr 7 μm Zinn elektrisch oder galvanisch abgeschieden. - Schließlich wird, wie es in
8 gezeigt ist, Abscheidungsresist48 beseitigt, und der Metallfilm wird geätzt, um die dünne Kernschicht44 zwi schen den abgeschiedenen leitfähigen Leitungen zu entfernen. Die Rückätzchemikalien werden derart gewählt, dass sie die Kernmetallstapelkomponenten über der abgeschiedenen Metalldeckschicht selektiv ätzen. Alternativ kann eine kleine Menge an Metall auf den abgeschiedenen leitfähigen Leitungen während des Rückätzens geopfert werden, wenn keine Deckschicht verwendet wird, oder wenn es gegenüber den Rückätzchemikalien nicht selektiv ist. - Die abschließende Struktur ist in einer Perspektivansicht in
1 gezeigt, welche die verschachtelten Metallkontakte50 ,52 mit den p+-Bereichen bzw. n+-Bereichen der Solarzelle darstellt. - Die erfindungsgemäßen gestapelten Metallkontakte sorgen für eine gute ohmsche Verbindung und gute Reflexionseigenschaften auf der Rückseite einer Solarzelle. Eine Anzahl von alternativen Verarbeitungsschritten und Konstruktionselementen ist für die bevorzugte Ausführungsform vorgeschlagen worden. Obgleich die Erfindung anhand besonderer Ausführungsformen beschrieben worden ist, veranschaulicht die Beschreibung so lediglich die Erfindung und soll die Erfindung nicht einschränken. Verschiedene Abwandlungen und Anwendungen können Fachleuten in den Sinn kommen, ohne vom wahren Gedanken und Umfang der Erfindung, wie er durch die beigefügten Ansprüche definiert ist, abzuweichen.
- Zusammenfassung
- In einer Solarzelle mit p-dotieren Bereichen und n-dotierten Bereichen, die abwechselnd in einer Fläche eines Halbleiter-Wafers in verschobenen Niveaus durch die Verwendung von Maskier- und Ätztechniken gebildet sind, werden Metallkontakte mit den p-Bereichen und n-Bereichen hergestellt, indem zunächst eine Basisschicht gebildet wird, die die p-dotierten Bereiche und die n-dotierten Bereiche kontaktiert und als Antireflexschicht fungiert, und anschließend eine Barrierenschicht, wie etwa Titan-Wolfram oder Chrom, und eine leitfähige Schicht, wie etwa Kupfer, über der Barrierenschicht gebildet werden. Die leitfähige Schicht ist vorzugsweise eine Abscheidungsschicht, und deren Dicke kann durch Abscheidung vergrößert werden.
Claims (31)
- Bei der Fertigung einer Solarzelle in einem Halbleitersubstrat umfasst ein Verfahren zum Fertigung von Metallkontakten auf einer Oberfläche der Solarzelle die Schritte, dass: a) eine erste dünne Metallschicht in Kontakt mit dem Halbleitersubstrat gebildet wird, b) eine dünne Barrierenmetallschicht über der ersten Metallschicht gebildet wird, und c) die Dicke der Barrierenschicht durch Abscheidung vergrößert wird.
- Verfahren nach Anspruch 1, wobei die erste Metallschicht als Infrarotreflektor fungiert.
- Verfahren nach Anspruch 2, wobei die dünne Barrierenschicht ein hitzebeständiges Metall und ein Ausgangsmetall umfasst, das als Basis zum Einleiten einer Abscheidung dient.
- Verfahren nach Anspruch 3, das vor dem Schritt c) ferner den Schritt umfasst, dass ein Abscheidungsresist aufgebracht wird, um den Abscheidungsbereich zu begrenzen.
- Verfahren nach Anspruch 4, das nach Schritt c) die Schritte umfasst, dass der Abscheidungsresist entfernt wird und durch Ätzen freigelegtes Barrierenmetall und darunter liegendes erstes Metall entfernt werden.
- Verfahren nach Anspruch 5, wobei die erste Metallschicht Aluminium umfasst, das hitzebeständige Metall Titan-Wolfram (TiW) umfasst, und das Abscheidungsmetall Kupfer umfasst.
- Verfahren nach Anspruch 2, wobei das erste Metall Aluminium umfasst und die Barrierenschicht ein Metall umfasst, das aus Chrom und Titan-Wolfram (TiW) gewählt ist.
- Verfahren nach Anspruch 7, wobei die Barrierenschicht ein Abscheidungsmetall umfasst, das als Ausgangsschicht zum Einleiten einer Abscheidung dient.
- Verfahren nach Anspruch 8, das vor Schritt c) den Schritt umfasst, dass ein Abscheidungsresist aufgebracht wird, um den Abscheidungsbereich zu begrenzen.
- Verfahren nach Anspruch 9, das nach Schritt c) die Schritte umfasst, dass der Abscheidungsresist entfernt wird, und durch Ätzen freigelegtes Barrierenmetall und darunter liegendes Basismetall entfernt werden.
- Verfahren nach Anspruch 1, das vor Schritt c) den Schritt umfasst, dass die freigelegte Barrierenmetallschicht selektiv geätzt wird, um den Abscheidungsbereich zu begrenzen.
- Verfahren nach Anspruch 1, wobei die Barrierenschicht ein Metall umfasst, das als Diffusionsbarriere und als Ausgangsschicht fungiert, um eine Abscheidung einzuleiten.
- Bei der Fertigung einer Solarzelle umfasst ein Verfahren zum Fertigen von Metallkontakten mit dotierten Bereichen in einer Oberfläche eines Halbleiterwafers die Schritte, dass: a) eine Siliziumoxidschicht über der Oberfläche des Halbleiterwafers gebildet wird, b) eine Kernmetallschicht über der Siliziumoxidschicht gebildet wird und die dotierten Bereiche durch die Oxidschicht hindurch kontaktiert werden, c) ein Abscheidungsresist über der Kernmetallschicht gebildet wird, um dadurch die Geometrie von Metallkontakten zu definieren, d) eine elektrisch leitfähige Schicht über der Kernschicht abgeschieden wird, e) der Abscheidungsresist beseitigt wird, und f) die Kernmetallschicht, die unter dem Abscheidungsresist lag, selektiv geätzt wird.
- Verfahren nach Anspruch 13, wobei die Kernmetallschicht eine erste Schicht aus Aluminium umfasst, die als Reflektor fungiert.
- Verfahren nach Anspruch 14, wobei die Kernmetallschicht eine Diffusionsbarrierenschicht aus Titan-Wolfram (TiW) umfasst.
- Verfahren nach Anspruch 15, wobei die Kernmetallschicht eine leitfähige Schicht aus Kupfer umfasst, die als Ausgangsschicht fungiert, um eine Abscheidung einzuleiten.
- Verfahren nach Anspruch 13, wobei Schritt a) umfasst, dass Löcher durch das Siliziumoxid hindurch geätzt werden, um zuzulassen, dass die Kernmetallschicht die dotieren Bereiche in Schritt b) kontaktiert.
- Verfahren nach Anspruch 13, wobei Schritt c) umfasst, dass Kontakte und ein Gittermuster definiert werden.
- Verfahren nach Anspruch 13, das nach Schritt d) den Schritt umfasst, dass eine Deckschicht über der elektrisch leitfähigen Schicht aufgebracht wird.
- Verfahren nach Anspruch 19, wobei die Deckschicht abgeschiedenes Zinn umfasst.
- Verfahren nach Anspruch 19, wobei die Deckschicht ein stromlos oder nicht galvanisch abgeschiedenes Metall umfasst.
- Bei der Fertigung einer Solarzelle umfasst ein Verfahren zum Fertigen eines Kontaktes an einer Oberfläche eines Halbleiter-Wafers die Schritte, dass: a) eine dünne Basismetallschicht auf der Oberfläche gebildet wird, b) eine dünne Barrierenmetallschicht, die eine Ausgangsschicht umfasst, über der Basismetallschicht gebildet wird, und c) eine leitfähige Schicht über der Barrierenschicht durch Abscheidung von Metall auf der Ausgangsschicht gebildet wird.
- Verfahren nach Anspruch 22, wobei die Basismetallschicht Aluminium umfasst, die Barrierenschicht Titan-Wolfram (TiW) umfasst, und die Ausgangsschicht und die leitende Schicht Kupfer umfassen.
- Verfahren nach Anspruch 22, wobei die Basismetallschicht Aluminium umfasst, um die Barrierenmetallschicht Chrom umfasst.
- In einer Halbleiter-Solarzelle umfasst eine Metallkontaktstruktur: ein Basismetall in Kontakt mit einem Halbleitersubstrat der Solarzelle, und ein Barrierenmetall, das über dem Basismetall liegt, wobei das Barrierenmetall eine Ausgangsmetallschicht und ein auf die Ausgangsschicht abgeschiedenes Metall umfasst.
- Metallkontaktstruktur nach Anspruch 25, wobei das Basismetall als Infrarotreflektor fungiert.
- Metallkontaktstruktur nach Anspruch 26, wobei das Barrierenmetall ein hitzebeständiges Metall und ein Abscheidungsmetall auf dem hitzebeständigen Metall umfasst.
- Metallkontaktstrukturen nach Anspruch 27, wobei das Basismetall Aluminium umfasst, und das Barrierenmetall Titan-Wolfram (TiW) umfasst.
- Metallkontaktstruktur nach Anspruch 28, wobei das Abscheidungsmetall und das Ausgangsmetall Kupfer umfassen.
- Metallkontaktstruktur nach Anspruch 27, wobei das Basismetall Aluminium umfasst, und das Barrierenmetall Chrom umfasst.
- Metallkontaktstruktur nach Anspruch 30, wobei das Abscheidungsmetall Kupfer umfasst.
