Description
The invention relates to a method for the production of a component made of opaque quartz glass comprising the following method steps: providing a suspension of SiO 2 granules whose particle size is less than 1 mm and a liquid, homogenizing the suspension, pouring the suspension into a mold and drying the suspension to form a porous green body, and sintering the green body to the quartz glass member.
Insbesondere für Anwendungen in der Halbleiterindustrie werden zunehmend höhere Anforderungen an die Reinheit derartiger Quarzglas- Bauteile gestellt.components of quartz glass are characterized by a low expansion coefficient and by high chemical resistance out. They are in the form of pipes, rods, plates or blocks as Semi-finished or as finished parts in the field of thermal engineering applications used where it insists on good thermal insulation at the same time high temperature stability and temperature turning resistance arrives. Examples include reactors, diffusion tubes, heat shields, Bells, jars, jets, Thermowells, runners or flanges called. Especially for applications in the semiconductor industry are becoming increasingly higher Demands made on the purity of such quartz glass components.
A method of the type mentioned is known from US-A 4,042,361. Therein, the production of a quartz glass crucible is described by means of a slip casting method using synthetic quartz glass grains. The quartz glass grain is made of pyrogenic SiO 2 powder, as obtained as a filter dust in the flame hydrolysis of a silicon compound by first from the loose SiO 2 powder by mixing in water and stirring a gel is generated, the solids content depending on the type and Speed of Rührvor gangs between 30 and 45 wt .-% varies. The fragments obtained after drying the gel are sintered at temperatures between 1150 ° C and 1500 ° C to a dense, coarse Quarzglaskörnung, which is then finely ground to particle sizes between 1 .mu.m to 10 .mu.m and stirred into an aqueous slurry. The slurry is poured into a crucible mold and the layer adhering to the edge of the crucible is dried to form a porous green body. The green body is then vitrified at a temperature between 1800 ° C and 1900 ° C to the desired quartz glass crucible.
The known method requires a plurality of method steps, some of which are associated with high energy consumption, such as the Vitrifying the coarse grained Substance to the desired Silica grain, the fine grinding thereof and the sintering of the green body at a high temperature. In crushing and Grinding operations about that In addition, the risk of contamination of the grinding stock by abrasion from the grinding tool.
A similar process is also proposed in US-A 4,419,115 for making a body of transparent quartz glass. In a two-stage process, an aqueous suspension is first prepared from synthetically produced SiO 2 dust with a BET surface area of 200 m 2 / g. The gel which forms on drying the suspension is sintered at a temperature of 800 ° C. and then comminuted to form partially compressed SiO 2 fractions. The SiO 2 fractions thus obtained are in turn mixed with water in a next process step and processed by means of high-speed mixer to form a homogeneous aqueous suspension. Subsequently, the suspension is gelled, dried and sintered at a temperature of 1460 ° C to a crack-free quartz glass body.
The process according to US-A 4,419,115 is for the production of transparent quartz glass for optical purposes. It is not suitable for the production of opaque, in particular homogeneous, opaque quartz glass, since the SiO 2 pieces used have a non-uniform and undefined morphology, which leads to less reproducible results in the sinter. In addition, in the proposed processing of the partially compressed SiO 2 bricks using a high-speed mixer abrasion is generated by the impurities are added to the suspension.

Of the Invention is therefore based on the object of specifying a method the one comparatively inexpensive and more reproducible production of an opaque quartz glass component allows characterized by high purity and a defined and homogeneous fine porosity.
With regard to the method, this object is achieved on the basis of the abovementioned method according to the invention in that a part of the granulation is formed as porous granule particles which are formed from agglomerates of nanoscale, amorphous, synthetically produced SiO 2 primary particles having an average primary particle size of less than 100 nm, and part of the granules are present as glazed SiO 2 particles in the form of densely vitrified granules having a BET specific surface area of 1 m 2 / g or less, the proportion by weight of which in the suspension is at most 50% of the total mass of the granules.
The production of the opaque component according to the method of the invention takes place via the slip casting process. To this end, suspensions of dense quartz glass granules have hitherto been used, as described above. According to the invention, a different approach is taken, which is essentially characterized in that a porous granules is used instead of dense quartz glass grains. The porous granules consist of agglomerates formed from nanoscale, amorphous, synthetically generated SiO 2 primary particles with an average primary particle size of less than 100 nm. During granulation, the granulate particles are formed in the context of the present invention as a result of coalescence of the fine-particle SiO 2 primary particles. These have a multiple of the size of a primary particle. Such pyrogenic primary particles are obtained by flame hydrolysis or oxidation of silicon compounds.
- 1. The energy required to compact the granules is completely or partially eliminated. The granules are used in the form of agglomerates of nanoscale, amorphous, synthetically produced SiO 2 primary particles, as produced by conventional granulation processes. After granulation, these porous agglomerates are not or only partially thermally densified, so that they are introduced into the suspension in the form of porous agglomerates. It has been found that the size of the granules in the suspension is largely retained, and this applies in particular to the partially compressed granules.
- 2. The energy required to crush the granules is completely or at least partially eliminated. Because the only partially compressed granules already disintegrate under low pressure, so that a fine grinding - if necessary or desired - with little energy to accomplish. As a rule, homogenizing the suspension to adjust the desired slip properties and particle size distribution is sufficient.
- 3. The energy required to sinter the green body can be kept low. Because the granulate particles are formed from nanoscale, amorphous SiO 2 primary particles having a mean primary particle size of less than 100 nm, densification and solidification which favors sintering later on already begin in the green body stage, but the initial specific surface area is only insignificantly reduced becomes. This is based on a certain solubility and mobility of individual primary particles in the suspension, which contributes to the so-called "necking" between adjacent granules in the green body. When the SiO 2 -riched liquid phase dries in the area of the "necks" they solidify and lead to a solid compound between the individual granules and to a compaction and Verfesti movement of the green body, which facilitate the subsequent sintering. The high specific surface, which is formed as an inner surface, causes a high sintering activity, so that even at a low sintering temperature, a comparatively high density of the quartz glass component is achieved. The increased sintering activity also makes it possible to use comparatively coarse-grained granule particles, in particular since these too-since they consist of SiO 2 primary particles-have a high sintering activity.
- 4. Furthermore, the grain comprises vitrified SiO 2 particles in the form of densely vitrified granules having a BET specific surface area of 1 m 2 / g or less, wherein the average particle size of the SiO 2 particles is less than 1 mm, and their Share corresponds to a maximum of 50% of the total mass of all granules. By adding vitrified SiO 2 particles in this size range, the shrinkage of the green body during drying and during sintering is reduced, so that the dimensional stability and dimensional stability of the green body and the quartz glass component produced therefrom is improved. The SiO 2 particles are in the form of densely vitrified granules with a BET specific surface area of 1 m 2 / g or less. The preparation of the SiO 2 particles by grinding coarse quartz glass Grain and the associated material and time is thus avoided, as well as the entrainment of impurities by the grinding tool. The SiO 2 particles essentially serve as a filler, but can be selected to adjust physical or chemical properties of the silica glass. For example, to increase the infrared transmittance, an SiO 2 grain is more preferable, while a bubble-containing SiO 2 grain has the opposite effect. It is essential that the addition of vitrified SiO 2 particles does not impair the homogeneous structure and finely divided morphology of the opaque quartz glass. Therefore, the particle sizes are less than 1 mm, particle size and the particle size distribution of the amorphous SiO 2 particles are characterized by the so-called D 50 value of a particle size distribution curve (cumulative volume of SiO 2 particles as a function of the particle size). The D 50 value indicates a particle size that is not reached by 50% of the cumulative volume of the SiO 2 particles. The particle size distribution is determined by scattered light and laser diffraction spectroscopy according to ISO 13320.
The described effects based on the nanoscale, amorphous SiO 2 primary particles thus have a cost-reducing effect on the production of the quartz glass component in many respects.
For the production the porous one Granule particles is a crushing or grinding process is not required. Thus omitted also the risk of contamination associated with crushing and grinding by abrasion from the crushing tools.
One Another essential aspect of the invention is the fact that the particle size of the grain less than 1 mm. Due to the fact that the suspension does not contain particles with a particle size of 1 contains mm or more, will be the desired homogeneous and fine-porous Structure of the opaque quartz glass obtained.
With regard to an energy-saving procedure, it has proven to be particularly advantageous if the porous granules have a tamped density in the range of 0.8 g / cm 3 to 1.6 g / cm 3 .
The tamped density is a measure of the porosity of the granules to be adjusted. Porous granules with a tamped density of more than 1.6 g / cm 3 are highly compressed and therefore have a very low porosity, so that it is no longer porous granules in the sense of this invention; When using such compacted, porous granules there is no significant effect in terms of energy savings during crushing and sintering of the green body produced therefrom. Below the mentioned lower limit, a sufficient dimensional stability of the green body and the quartz glass component can not be guaranteed. The tamped density is determined according to DIN / ISO 787 Part 11.
Porous granule particles which have a BET specific surface area in the range of 1 m 2 / g and 400 m 2 / g, preferably in the range of 3 m 2 / g and 200 m 2 / g, have proved favorable.
The BET surface area is determined according to DIN 66132. A relatively large BET surface area ensures a high sintering activity of the granule particles, resulting in the lower limit for the BET surface area. In the case of porous granules having BET surface areas above 400 m 2 / g, however, an unfavorable effect comes to the fore, which is that such porous granules can not achieve sufficiently high tamped density, thereby increasing the shrinkage of the green body and drying the same is made more difficult. Narrow pore channels form, obstructing unimpeded drainage, which can easily lead to dry cracks. Porous granules of low specific surface area (<10 m 2 / g) are obtained by thermal densification at high temperature. This quality of the porous granules is used in the sense of a filler to reduce the shrinkage of the green body during the molding and sintering process.
To set a high purity is the Partial compression advantageously in a chlorine-containing atmosphere. As a result always open porosity and the associated large inner surface this cleaning much more effective than glazed particles, in which a diffusion of impurities through a larger route is required.
The desired particle size distribution of the porous granule particles can be adjusted by the homogenization process in the suspension, wherein the granules are reduced starting from comparatively coarse grains with diameters in the range between 200 microns and 5000 microns during homogenization depending on their degree of solidification. However, this process variant complicates the reproducible setting of a homogeneous and defined pore image, so that preferred in inventive method porous granules are used, which have an average diameter between 25 microns and 250 microns.
Porous granule particles show this size a favorable sintering behavior and a comparatively low Shrinkage. To obtain a homogeneous, opaque quartz glass is adherence to a defined particle size distribution in the suspension particularly important. This is achieved, on the one hand, by the fact that the desired particle size distribution the porous one Granule particles are already adjusted before introduction into the suspension, and that the subsequent Homogenizing the suspension is done so gently that the given particle size distribution is largely retained.
It has proven useful to provide in the suspension a fine dust content of not more than 10% of the total mass of the granule particles, which is formed from non-agglomerated or slightly agglomerated SiO 2 primary particles having a BET specific surface area of at least 40 m 2 / g.
A suitable addition is achieved by adding a sol in which the SiO 2 primary particles are suspended. The average particle size of such SiO 2 primary particles is typically below about 100 nm. In the suspension, the SiO 2 primary particles are present in substantially agglomerated form, so that they have a binder-like effect in the green body, their density and mechanical strength Increase by promoting throat formation during drying. In addition, the addition has a positive effect on the sintering activity. This measure is particularly useful when using comparatively highly solidified granule particles which release a small proportion of SiO 2 primary particles in the suspension.
It has proved to be advantageous if the grain comprises vitrified SiO 2 particles, the average particle size of the SiO 2 particles being less than 0.2 mm.
It is essential that the addition of vitrified SiO 2 particles does not impair the homogeneous structure and finely divided morphology of the opaque quartz glass. Therefore, the particle sizes are preferably less than 0.2 mm.
It has proven to be advantageous, the suspension towards the end of Homogenization phase to add a crosslinking agent.
Thereby will the duration for the formation of a stable shard shortens and the green strength elevated. As a crosslinking agent is preferably tetraethyl orthosilicate or Ammonium fluoride used. It can also on a use of expensive plaster molds because of their weight and their fragility difficult to handle and release the Ca impurities into the green body.
Bei einer besonders geeigneten Ausgestaltung des erfindungsgemäßen Verfahrens wird die Suspension in eine Form gegossen, die eine untere Wandung aufweist, durch die die Flüssigkeit bevorzugt absorbiert wird.at a particularly suitable embodiment of the method according to the invention the suspension is poured into a mold having a bottom wall through which the liquid passes is preferably absorbed.
Thereby it comes to a dry shrinkage only or predominantly one direction, in the direction of liquid absorption. This facilitates the production of dimensionally stable green bodies and quartz glass components. For the Forming the wall, for example, porous plastics are used.
Furthermore, it has proved to be favorable to pour the suspension into a liquid absorbing mold, the bottom of which is designed with a loose bed of quartz glass grains having a BET specific surface area of less than 10 m 2 / g.
By the bed becomes a movable pad for the drying suspension and the forming green body are provided, be avoided by the shrinkage cracks.
A further improvement of the method according to the invention results, when the suspension is poured into a mold that is at a temperature is cooled below the freezing point of the liquid.
The mold is cooled either before, during or after casting to a temperature below the freezing point of the liquid of the suspension. This leads to crystal formation in the liquid, in the case of water to ice formation, which causes a coagulation of SiO 2 particles in the submicron range. It has been found that green bodies of high strength are thereby obtained, since the SiO 2 dissolved in the suspension acts to increase the strength after removal of the liquid (in particular water) as a binder.
However, the strength of the green body is affected by the growth of very large crystals (ice crystals). Although the SiO 2 dissolved in the suspension already acts as an ice crystal growth inhibitor. It has proved to be advantageous to add to the suspension additionally an ice crystal growth-inhibiting organic substance. The addition of the organic substance leads to the fact that as many and as small as possible crystals are formed. Effective substances of this type are Gly cerin, polyethylene glycol or polyacrylates.
It has proved to be particularly advantageous when the green body in frozen state demolded and placed in a drying chamber and is heated to a temperature in the range between 40 ° C and 80 ° C, wherein moisture is withdrawn from the drying chamber.
It It has been shown that the rapid removal of liquid by heating of the shock frozen green body in a drying chamber high strength can be achieved. By removing the moisture from the drying chamber will cause condensation of water vapor and a superficial Refreeze the surface texture to disturb and lessen the green strength can, prevented.
When very cheap It has been proven the suspension to a pH in the range between 3 and 5.
The pH in the acidic range leads to a saturation of dissolved SiO 2 , so that the coagulation of the solids takes place rapidly when water is removed and a high green strength is established.
After addition of the granules and gradual dissolution of the SiO 2 primary particles - up to the limit of solubility - an automatic lowering of the pH results. In particular, to speed up the process, however, a procedure is preferred in which the pH of the suspension is adjusted by adding an acid or a base.
In der Zeichnung zeigen im einzelnenfollowing the invention is based on embodiments and a Drawing explained in more detail. In show the drawing in detail

- (B) a "fine granules" solidified by thermal densification at a temperature of 1200 ° C in the rotary kiln with a BET specific surface area of about 30 m 2 / g and with a tamped density of about 1.3 g / cm 3 , wherein the average Size of the granules is in the range below 160 microns, and

Nachfolgend werden zunächst die einzelnen Ausgangskomponenten und deren Herstellung anhand von Ausführungsbeispielen näher beschrieben.following be first the individual starting components and their production on the basis of embodiments described in more detail.
All starting components are obtained from the raw granules. A raw granulate for the purposes of this invention is a porous granules of amorphous, pyrogenic SiO 2 primary particles which have been produced by flame hydrolysis of SiCl 4 or by reaction of siloxanes or other silicon-containing starting substances. These are characterized in non-agglomerated form by a large specific surface, wherein the individual SiO 2 primary particles have a size of less than 100 nm. For the preparation of the raw granules, the usual granulation processes, such as wet granulation, spray granulation, centrifugal atomization or extrusion are suitable.
In wet granulation, an aqueous suspension of the primary SiO 2 particles is prepared which, while continuously stirring in a mixer, is deprived of moisture until it disintegrates to form a granular mass. After drying, the specific surface area (by BET) of the granules thus obtained is 50 m 2 / g. The roundish granules are formed by coalescing a plurality of primary SiO 2 particles and have diameters in the range of about 100 μm to 500 μm.
The thermally solidified granules (hereinafter referred to as "fine granules"; starting component (b)) are obtained by subjecting granules to a temperature treatment in a continuous furnace at a temperature of about 1200 ° C. in a chlorine-containing atmosphere, whereby the granules are thermally precompressed. The throughput through the continuous furnace is about 15 kg / h, the average residence time about 30 minutes, while the granules are cleaned at the same time, whereby the cleaning by means of chlorine is particularly effective because the surface of the SiO 2 primary particles accessible via the pore channels for the cleaning gas is and the gaseous impurities can be easily removed.
Dabei bilden sich teilverglaste oder auch vollständig verglaste SiO2-Partikel (= Quarzglaskörnung; Ausgangskomponente (c)).Alternatively, the pre-compression can also be much faster - for example within a few seconds - if the sintering temperature is raised accordingly (for example to a temperature of 1450 ° C). Partially vitrified or completely vitrified SiO 2 particles (= quartz glass grains, starting components (c)) are formed.
The thermally compacted fine granules are characterized by a specific BET surface area of 30 m 2 / g and a tamped density of 1.3 g / cm 3 . The mean grain diameter is about 100 microns. The total content of the impurities in Li, Na, K, Mg, Ca, Fe, Cu, Cr, Mn, Ti, and Zr is less than 200 parts by weight ppb.
The quartz glass grain (starting component (c)) is completely vitrified SiO 2 obtained by vitrifying "SiO 2 raw granules." It is essential that the fused silica grains do not contain particles having a particle size of 1 mm or more.
Bevorzugt werden aber je nach Qualität und Einsatzzweck des opaken Bauteils die Ausgangskomponenten (a) und (c) oder (b) und (c) miteinander kombiniert. to Production of an opaque component according to the invention is in Basically any combination of the starting components (a), (b) and (c) possible. But depending on the quality and intended use of the opaque are preferred Component, the starting components (a) and (c) or (b) and (c) with each other combined.
