Description
Ein wesentlicher Faktor bei der Effizienzsteigerung von Solarzellen ist die Unterdrückung von Rekombinationsverlusten insbesondere an den Metallkontakten der Solarzelle. Dies erfolgt in aktuellen Hocheffizienz-Solarzellkonzepten, wie z.B. dem TOPCon-Konzept, durch die Bereitstellung passivierter Kontakte. Diese werden insbesondere dadurch gebildet, dass auf der Waferoberfläche eine dünne Grenzflächenschicht aus Siliziumoxid (SiO2) erzeugt wird, auf der dann eine Schicht aus hochdotiertem polykristallinen Silizium hergestellt und mit einer wasserstoffhaltigen dielektrischen Schicht, die insbesondere durch Siliziumnitrid (SiNx) oder Aluminiumoxid (AlOx) gebildet sein kann, beschichtet wird.A key factor in increasing the efficiency of solar cells is the suppression of recombination losses, particularly at the metal contacts of the solar cell. Besonders vorteilhaft ist der erfindungsgemäße passivierte Kontakt, wenn die Solarzelle außer dem passivierten Kontaktbereich auch noch mindestens einen bordiffundierten passivierten Bereich hat, der unter Verwendung einer Borsilikatglasschicht in situ SiO2-passiviert ist, weil diese im Regelfall eine hohe thermische Belastung, also Feuerprozesse bei hoher Temperatur bei ihrer Bildung bzw. Passivierung benötigen. - - Bildung einer Grenzflächenschicht aus Siliziumoxid in mindestens einem Bereich eines Wafers,
- - Bildung einer hochdotierten Schicht aus polykristallinem Silizium auf der Grenzflächenschicht aus Siliziumoxid,
- - Bildung einer weiteren Siliziumoxidschicht auf der Oberfläche der hochdotierten Schicht aus polykristallinem Silizium, und
- - Bildung einer wasserstoffhaltigen dielektrischen Schicht auf der weiteren Siliziumoxidschicht.

Dies ermöglicht die Implementierung der Erfindung ohne zusätzliche Prozessstationen bzw. Prozessschritte und trägt zur Kosteneffizienz bei.
