Description
The invention relates to a power module with a circuit carrier, at least one electronic component arranged on the circuit carrier, a compression molding compound at least partially surrounding the circuit carrier and the electronic component, and an electrical conductor which contacts the circuit carrier or the electronic component and is formed in a self-contained conductor formed in the compression molding compound is arranged transversely to the plane of the circuit carrier extending channel and connects the circuit carrier or the electronic component with a on the circuit carrier facing away from the surface of the molding compound, formed by the conductor contact surface. In addition, the invention relates to a method for producing such a power module.
Although this configuration is very advantageous, there is still a need to also produce such a top contact with conventional conductive, in particular metallic, materials. In this case, solid contact columns made of solid material are used, which can be made of copper (Cu), in particular. However, there is the problem that manufacturing tolerances when casting the assembly always mean that the distances between the contact surface of the circuit carrier or the chip surface and the outside of the molded housing to be formed are always different, and as a result a solid contact column relative to the molded housing is either too high or too low is. In the first case, the pressure when the mold is closed may destroy the semiconductor located under the contact column. On the other hand, if the contact column is too low, a gap remains between the forming die and the contact column, so that the contact column cannot be held in position, pressed and connected properly by the forming die. In addition, the molding compound penetrates the gap between the contact body and the mold stamp, so that after the housing has been formed, the surface of the contact body has to be freed from the so-called overmold and exposed again in a further work step.
The object of the invention is therefore to create a power module that is less labor-intensive to produce.
According to the invention, this object is achieved by the power module having the features of claim 1 and by the method having the features of
The basic idea of the invention is to use a porous or otherwise compressible, elastic or plastically deformable and electrically and thermally conductive shaped body to form a top contact. During the molding process, this is enclosed between the upper side of the electronic component and the mold tool and compressed under the pressure of the mold tool in a controlled manner.
Its plastic deformability is used to make the contact body in its original form higher than the distance between the chip surface and the mold tool itself requires. When the mold is closed, the porous, at least partially plastically deformable, contact body is enclosed by the chip and the mold and compressed to the height that corresponds to the distance between the chip and the mold.
Particularly advantageous for the contacting of the contact body on aluminum metallization of power semiconductors is the fact that the deformation of the contact body when the molding press is closed not only causes compression in the direction perpendicular to the semiconductor surface, but also a shearing movement of the porous body on the semiconductor surface that spreads the contact body. This is capable of breaking up the natural aluminum oxide of the semiconductor metallization and promoting low contact resistance. This enables a very good material connection, especially in connection with sintering pastes in the pores of the porous contact body.
According to the invention, a power module with a circuit carrier, at least one electronic component arranged on the circuit carrier, a compression molding compound at least partially surrounding the circuit carrier and the electronic component, and an electrical conductor which contacts the circuit carrier or the electronic component and is contained in a circuit carrier formed in the compression molding compound is arranged transversely to the plane of the circuit carrier extending channel and connects the circuit carrier or the electronic component with a contact surface formed on the surface of the molding compound facing away from the circuit carrier, provided by the conductor, the electrical conductor at least in sections consisting of a foamed, electrically conductive material is formed.
In the unprocessed state, the foamed material contains in particular from 10% to 90%, especially from 20% to 50%, porosity and thus has a high potential for compression. After compression, the foamed material preferably has a residual porosity of 5%-30%, especially 10-20%.
According to a first preferred embodiment, the foamed, electrically conductive material is a metal foam or a carbon foam, the foamed, electrically conductive material particularly preferably being an open-pored foam. Specifically, the pores of the foamed material forming the electrical conductor are at least partially filled with the molding compound.
According to a further preferred embodiment, the electrical conductor is formed from at least two sections, each of which is formed from a foamed material that differs from one another.
In particular, the electrical conductor has a first section made of a foamed, electrically conductive material and a second section made of a solid, electrically conductive material, the first section being arranged between the circuit carrier or the electronic component and the second section.
Provision is also preferably made for a connecting material to be arranged between the electrical conductor and the circuit carrier or the electronic component. This connection material is specifically a sinter paste.
The metal foam is preferably formed from aluminum (Al), copper (Cu) or nickel (Ni) or a combination of these. In particular, such electrical conductors can be cut from foils of a certain thickness and applied to the chip as a shaped body. There they can be fixed, for example, by locally or extensively applied adhesive or by solder or by sintered material.
Experiments have shown that a particularly advantageous variant for the shaped metal bodies is ones that additionally contain a mass of pre-dried, formerly pasty connecting material (e.g. solder or sintering paste). So that the pores of the contact body z. T. filled with microporous connecting material and after compression of the body not only a denser and thus better conductive structure is created, but also a soldered or sintered connection to the semiconductor surface. Particularly in connection with Cu or Ag sinter pastes, chip top side contacts that are very easy to process and have good thermal and electrical conductivity can be brought out of a mold module.
It is equally advantageous to only fill the open-pored shaped metal body with pasty connecting material after the molding process. This could e.g. B. done in a vacuum soldering process, in which the connecting rails are connected to the top contacts of the mold module and at the same time the pore volume of the contact body is infiltrated with solder material.
Finally, it is preferably provided that the electronic component is a semiconductor.
- a. Equipping a circuit carrier or an electronic component with an electrical conductor which is formed at least in sections from a foamed, electrically conductive material,
- b. arranging the assembled circuit carrier or the assembled electronic component in a mold,
- c. Closing the mold with a stamp while partially compressing the electrical conductor,
- i.e. Introducing a molding compound into the space formed by the mold and stamp,
- e. Compressing the compression molding compound with further deformation of the electrical conductor and forming a contact surface formed by the conductor on the surface of the compression molding compound facing away from the circuit carrier and terminating flush with the compression molding compound, and
- f. Removal of the power module pressed with the compression molding compound from the mold
When designing the electrical conductor from foamed, porous material, the height of the conductor can be varied in such a way that a higher material density is achieved by compressing the conductor when the mold is closed. Along with this, the electrical and thermal conductivity is increased. Starting from the original porosity of the conductor, the conductivity can be increased to the same extent as the conductor is compressed and compacted.
In the unprocessed state, the foamed material contains in particular from 10% to 90%, especially from 20% to 50%, porosity and thus has a high potential for compression. After compression, the foamed material preferably has a residual porosity of 5%-30%, especially 10-20%.
According to a preferred embodiment, the circuit carrier or the electronic component is fitted with an electrical conductor before the circuit carrier having an electronic component is arranged in the mold.
The loading in step a. or the pressing in step e. preferably takes place with the formation of a material, non-positive or positive connection between the circuit carrier and the electrical conductor or between the electronic component and the electrical conductor, the formation of the connection particularly preferably taking place by means of gluing, soldering or sintering.
If the mold compound is injected into the mold after the mold is closed, it is e.g. T. also penetrate into the outer pores of the electrical conductor and fix them in the surrounding mold compound. The remaining flexibility of the compressed electrical conductor makes it possible to maintain a certain pressing force of the electrical conductor on the semiconductor metallization and to ensure good electrical and thermal contact. This is particularly important when the electrical conductor is not connected to the semiconductor metallization by means of a connection technique (e.g. gluing, soldering or sintering). For a permanently good electrical connection, it is also advantageous that shearing movements of the electrical conductor enclosed in the mold compound when the power module is subjected to thermomechanical stress ensure that the passivation layers on the semiconductor metallization are constantly broken up again, similar to the vibration of spring contacts on surfaces.
Alternatively or additionally, it is possible to fill the foamed, electrically conductive material with an electrically conductive connecting material, in particular after the molding compound has been pressed.
Instead of metal foam bodies, porous structures made of carbon or carbon-based materials can also be used.
In order to protect the fragile semiconductor structures and to ensure a very good electrical and thermal connection of the semiconductor contact to the electrical conductor, it can be advantageous to subsequently reinforce the usual aluminum semiconductor metallization. This can either be done by coating with thick copper (Cu) or z. B. by the subsequent application of sintered metal moldings. These measures are suitable for protecting the semiconductors from damage during the processing of the power module, improving the electrical and thermal transitions and the integral connection of the electrical conductor, e.g. B. by solder or sintered material. The latter also applies to classic surface refinements of semiconductor metallization with silver, nickel, palladium or gold or similar layer systems.
In addition, the porous contact bodies can optionally be supplemented with metal spacers made from solid material.
