Abstract

Die HDP-Abscheidung ist ein entartetes PECVD-Verfahren. Zur Abscheidung wird ein sehr geringer Gasdruck verwendet. Somit lässt sich eine hohe Abscheiderate bei sehr geringer Konformität erzielen. Durch den Rücksputteranteil im Plasma wird die Konformität auf Null reduziert. Bei einer bevorzugten Ausführungsform der HDP-Abscheidung ist die Konformität kleiner als 0,2. Bevorzugt wird eine Plasmaleistung von mehr als 2500 Watt/m2 verwendet.
