Description
The invention relates to a measuring chip suitable for determining the thermal conductivity of a thin layer. The measuring chip comprises a substrate with a recess and a membrane, which is applied to the recess covering the substrate. On the membrane, a heating wire is applied. The invention also relates to a method for determining the thermal conductivity of a thin layer.
The thermal conductivity of a thin layer (sample) can be determined by measuring how much heat a heating wire placed adjacent to the thin layer delivers over the layer. By making the measurement in the area of a recess of the measuring chip, it is achieved that the heat dissipation is largely over the sample, while the dissipation of heat through other components of the measuring chip is kept as low as possible. By excluding the other components of the heat dissipation, it is possible to deduce the proportion of heat dissipation through the sample.
The measuring chip is equipped with a heating structure which on the one hand generates a defined heat flow in the material and on the other hand serves as a sensor to determine a temperature increase of the heating structure. In the calculation of the thermal conductivity of the sample, the information flows in, how large the area over which the sample dissipates heat. Determining this area size is not easy. In particular, it requires a great deal of effort if the size of this contact surface is determined experimentally via additional measurements.
The invention has for its object to present a measuring chip and a method by which the thermal conductivity of a thin layer can be determined reproducibly and without further measurements. Based on the cited prior art, the object is achieved with the features of the independent claims. Advantageous developments are the subject of the dependent claims.
According to the invention, a measuring field boundary is provided on the membrane, which is arranged partially overlapping the recess in the substrate.
First, some terms are explained in more detail:
By a thin layer is meant a closed layer of one or several solid materials. The thickness of such a layer is typically in the range of a few microns to less nanometers. For example, a thin layer can be made by physical methods (eg, sputtering or thermal evaporation), chemical methods (eg, atomic layer deposition or molecular beam epitaxy), or other coating methods (for example, drop casting or spin coating), and deposited directly on a measuring chip. In this sense, in particular, the membrane can also represent a thin layer.
Measuring field designates a section of the measuring chip on which the measurement of the thermal conductivity of the sample is carried out. Preferably, the measuring field comprises areas in which the membrane or the combination of membrane and sample is not covered with any other components except the heating wire. In particular, in the region of the measuring field, the membrane is not covered by the substrate or the measuring field boundary. Starting from the heating wire, a defined heat flow through the membrane is generated in this area, by means of which conclusions can be drawn about the thermal conductivity of the membrane or an applied sample.
The invention has recognized that it is possible by means of the measuring field limitation according to the invention to generate a defined boundary for the measuring field in certain areas of the measuring field. Determining the relevant area of the sample is thereby facilitated. In particular, it becomes possible to measure the thermal conductivity without additional measurement of the geometry of the recess. Such recesses are typically made by etching processes, which are difficult to control because they depend on a variety of process parameters (time, substrate, temperature). The use of a measurement field boundary allows a known and reproducible size of a measurement field despite deviations in the geometry of the recess.
The measuring chip according to the invention comprises a substrate with a recess. The substrate is preferably a silicon wafer. In the recess, it is preferably a rectangular trench with edge lengths in the range 0.1 to 10 millimeters. On the substrate, a membrane of electrically insulating material, the recess is applied overlapping. Preferably, the membrane is silicon nitride having a layer thickness of at most 200 nanometers, preferably at most 100 nanometers, more preferably at most 50 nanometers. A small layer thickness of the membrane is advantageous for the determination of the thermal conductivity, as parasitic heat flows outside the sample are kept as low as possible.
The heating wire is preferably on the side facing away from the substrate side of the membrane applied. Preferably, the heating wire extends over a length in the range of several millimeters and has a width of less than 5 micrometers. Preferably, the heating wire is made of an electrically conductive material. The heating wire should be designed so that at least one of its ends, preferably both ends are in the region of the recess. Avoiding any interference between the heater wire and the substrate reduces the unwanted heat dissipation that might otherwise occur between the heater wire and the substrate. In the context of the invention, information such as overlapping and superimposing refer to a projection in a direction perpendicular to the membrane.
The measuring field limitation is preferably made of a material with a high thermal conductivity. When applying the heating wire and the measuring field limitation may preferably be used in addition adhesion promoter such as titanium or chromium between the membrane and the structures. Preferably, conventional lithographic techniques from the microstructure technique are used for the patterning of the measuring chips.
In a preferred embodiment, the measuring field boundary comprises at least one, preferably two sections electrically insulated from the heating wire. The design of the measuring field boundary is thus spatially independent of the heating wire and due to the poor thermal conductivity membrane also thermally insulated from the heating wire. A temperature increase of the heating wire is thus decoupled from an increase in temperature of the measuring field boundary and vice versa.
The heating wire may extend between the electrically insulated sections. The fact that the heating wire extends within two sections of the measuring field makes it possible to construct a symmetry of the measuring field and thus to generate a defined range for a heat flow from the heating wire to two edges of the measuring field boundary.
In one embodiment of the invention, the measuring field boundary comprises at least one, preferably two contact areas electrically connected to the heating wire. The contact areas are preferably substantially wider than the heating wire, so that one end of the heating wire is defined by each contact area at the same time. The electrically connected contact areas allow a measuring field boundary directly at the ends of the heating wire. The contact areas are usually much wider than the heating wire and can absorb heat well. Another advantage of the contact areas is that they can be used to electrically contact the chip and thus the heating wire. This contacting can be done for example by bonding wires or spring contact pins. The large contact areas are much less sensitive to the pressure exerted by the bonding needle or the spring contact pin than the narrow heating wire. In addition, the contact areas are easier to see under a light microscope.
Preferably, the heating wire and the measuring field boundary are arranged on the same side of the membrane. In this case, the two structures can be deposited in a processing step, which facilitates the manufacture of the measuring chips. In addition, it is possible to align the measuring field boundary directly to the heating wire, which facilitates the determination of the measuring field and increases the measuring accuracy. Another advantage is that the back of the membrane remains free and a sample applied to the measuring chip does not come into contact with these structures.
The measuring field limitation can basically be designed in one piece or in several parts. If the measuring field boundary is made of an electrically conductive material, the measuring field boundary will be regularly multipart, because otherwise an electrical connection could be created which bypasses the heating wire. The interruptions between the individual parts of the measuring field limitation should be as small as possible, so that the measuring field is surrounded as far as possible by the measuring field boundary.
In a preferred embodiment, a circumferential line of the measuring field lying within the recess is formed over at least 70%, preferably at least 80%, more preferably at least 90%, of an edge of the measuring field boundary. The larger the area in which the edge of the measuring field is formed by the measuring field boundary, the more precisely the size of the measuring field can be controlled and determined. The geometry of the measuring field is for the most part independent of the geometry of the recess on the underside of the membrane. Particular care should be taken to ensure that the heating wire is not short-circuited by the measuring field limitation. Preferably, a distance of 10 to 20 microns between electrically non-isolated parts of the measuring field limitation is observed. The measuring field boundary may be composed of sections that are electrically connected to the heating wire (in particular the contact areas), and sections that are electrically insulated from the heating wire.
It may be advantageous to make the measurement field boundary of gold or platinum. Both materials have a high thermal conductivity compared to the poorly thermally conductive membrane and can simultaneously with the heating wire on the Membrane are applied. Gold and platinum are also extremely resistant over wide temperature ranges. Furthermore, both materials have the necessary hardness to be connected with bonding wires or spring contact pins, even at low layer thicknesses.
In an advantageous embodiment, an insulating layer is applied covering the heating wire and the measuring field boundary. The insulating layer is preferably made of an electrically insulating photoresist. The insulating layer makes it possible to determine the thermal conductivity of a sample layer applied in the region of the recess on the side of the membrane facing away from the substrate. A further advantage is that a sample layer can be applied to the measuring chip, for example by means of spin coating, since there is no cutout on the side of the membrane facing away from the substrate.
In a preferred embodiment of the measuring chip according to the invention, a first measuring field with a first measuring field limit and a second measuring field with a second measuring field limit are provided, wherein the area of the first measuring field is smaller than the area of the second measuring field. Such a configuration of the measuring chip offers the possibility of measuring the thermal conductivity of a sample simultaneously in two differently sized measuring fields. As a result, a heat flow based on the heat conduction and heat radiation can be taken into account (thermal conductivity and emissivity) and thus the thermal conductivity can be determined with higher accuracy.
Each of the measuring fields is equipped with a heating wire. Preferably, a heating wire superimposed on the first measuring field and a heating wire superimposed on the second measuring field are of equal length. The heating wires thus have almost the same electrical resistance and show a nearly equal heating behavior. In addition, the geometry of the measuring fields depends only on their width, ie expansion in a direction perpendicular to the direction of extension of the heating wire.
In thermoelectric generators, heat can be directly converted into electrical energy by utilizing the Seebeck effect. The Seebeck effect occurs when a temperature gradient is applied to a thermoelectric layer, ie the layer has cold and warm areas. The efficiency with which a material can convert heat into electrical energy is generally determined by a dimensionless figure of merit ZT which is proportional to the square of the Seebeck coefficient S, the electrical conductivity σ and the temperature T and inversely proportional to the thermal conductivity κ of the material is. It is desirable for the determination of the figure of merit to measure all sizes of a thin layer under fixed environmental conditions.
It is an object of the present invention to provide a measuring chip with which it is possible to detect all the above-mentioned sizes of a thin film substantially simultaneously over a wide temperature range. It is then possible to determine the figure of merit ZT directly with the measuring chip without the need for further measurements, for example for determining the geometry of the sample. The measuring chip is so pre-structured that only a single deposition of a sample is necessary. With the deposition process, all measuring fields of the measuring chip are covered with a thin layer.
For this purpose, the measuring chip according to the invention preferably comprises first a measuring device which is designed to determine a thermal conductivity of a sample layer applied to the membrane in the region of the recess. With the aid of a measuring device on the measuring chip, it can be ensured that, for example, the heating wire is correctly contacted during a measurement. In addition, the measuring device is able to create and measure currents and voltages.
The measuring chip may further comprise a measuring device which is designed to determine an electrical conductivity and / or a Seebeck coefficient of a sample layer applied in a separate measuring field. This ensures that all three parameters (thermal conductivity, electrical conductivity and Seebeck coefficient) can be determined under the same given conditions on the chip. The fact that all measuring devices are present on the chip, the sample can be fully characterized already at a first temperature or magnetic field. The measuring devices in this case comprise means for applying and / or tapping voltages and for generating means for a temperature gradient over a further region of the sample.
The invention also relates to a method for determining the thermal conductivity of a thin layer. In the method according to the invention, a heating power is fed in via a heating wire applied to a membrane and a mean temperature rise of the heating wire is measured. The heating wire is arranged within a measuring field boundary, which partially covers a recess of the substrate on the back side of the membrane.
If a current is passed through the heating wire in the method according to the invention, a portion of the electrical energy is converted into Joule heat, which leads to an increase in temperature of the heating wire. The increase in temperature depends on how much of the heat is dissipated (by convection, heat conduction and heat radiation). Under given boundary conditions, it is possible to determine the thermal conductivity of the membrane in the plane (in-plane).
In a preferred embodiment of the method according to the invention, a sample layer can be applied to the membrane. The sample layer is preferably arranged on a different side of the membrane than the heating wire and the measuring field boundary. For applying the sample layer, conventional methods for depositing thin layers can be used. The product of thermal conductivity and thickness of the applied layer preferably does not fall below a value of 2.times.10.sup.-7 watts per Kelvin. If a sample layer is additionally applied to the membrane, the method is sensitive to the component of the thermal conductivity that lies in the common plane of the membrane and the sample (in-plane).
A covering layer may preferably be applied to the sample layer, wherein the thickness of the covering layer is preferably at least a factor of 10, more preferably at least a factor of 20, more preferably at least 100 times greater than the thickness of the membrane. The cover layer may also be applied by conventional thin film deposition techniques. But it is also possible to spray on the cover layer. The cover layer serves as a heat sink and causes a change in direction of the heat flow in the membrane and / or sample. The heat flow is now deflected in the direction of the cover layer and the measurement of the thermal conductivity is sensitive to the component of the thermal conductivity, which is aligned perpendicular to the common plane of the membrane and sample (out-of-plane).
For reasons of simple handling, it may be advantageous for the covering layer to consist of a material with high thermal conductivity, in particular of graphite. Preferably, the graphite can be sprayed from a spray can directly on the measuring chip.
