An electronic component and a method for producing an electronic component are specified.
An object to be solved is to provide an electronic component with improved current injection. Another object to be achieved is to provide a method for producing an electronic component with improved current injection.
An electronic component is specified. The electronic component may comprise a heterojunction. The electronic component may be an electronic, in particular an optoelectronic, semiconductor component. By way of example, the electronic component is a light-emitting diode, a photodiode, a laser diode and / or a transistor.
According to at least one embodiment of the electronic component, this comprises a first semiconductor layer and a second semiconductor layer. The first semiconductor layer and the second semiconductor layer may be formed with a semiconductor material. Here and below, a "semiconductor material" may be a compound semiconductor material, such as, for example, a III-V compound semiconductor material, and / or an element semiconductor material, such as, for example, a group IV semiconductor material. The first and the second semiconductor layer may be, for example, a p-doped and an n-doped semiconductor layer.
The first semiconductor layer and / or the second semiconductor layer may have a main extension direction in which it extends in lateral directions. Perpendicular to the main extension direction, in a vertical direction, the first semiconductor layer and / or the second semiconductor layer has a thickness. The thickness of the first semiconductor layer or the thickness of the second semiconductor layer is small compared to the extent of the first semiconductor layer or the second semiconductor layer in the lateral directions.
In accordance with at least one embodiment, the electronic component comprises an active zone with a quantum well structure. The quantum well structure includes a plurality of quantum well layers. In particular, the quantum well structure and / or the active zone may have at least two, preferably at least five and particularly preferably at least seven quantum well layers. The quantum well structure may comprise at least one barrier layer, each of which may be surrounded by two quantum well layers. A quantum well layer can be distinguished by the fact that charge carriers, in particular electrons, can undergo quantization of their energy eigenstates by confinement within the quantum well layer. The inclusion can be done for example by means of the at least one barrier layer. Within the quantum well layer, the freedom of movement of the charge carriers may be limited in at least one spatial dimension.
The active region may be disposed in the vertical direction between the first semiconductor layer and the second semiconductor layer. The active zone may be formed with a semiconductor material. In particular, the active zone may comprise the same materials as the first semiconductor layer and / or the second semiconductor layer. It is possible for further layers, for example at least one intermediate layer, to be arranged between the first or second semiconductor layer and the active zone.
In accordance with at least one embodiment of the electronic component, the active zone is formed integrally between the first semiconductor layer and the second semiconductor layer. In this context, "coherently formed" may mean that the active zone extends continuously between the two semiconductor layers. It is possible that the active zone has no openings which are free of a semiconductor material. By way of example, the electronic component has a single active zone, which is arranged between a single first semiconductor layer and a single second semiconductor layer.
In accordance with at least one embodiment of the electronic component, the active zone has at least one interruption. The at least one interruption may be an area within the active zone and / or within at least one of the quantum well films having a smaller stoichiometric amount of the bandgap lowering material compared to the discontinuous active area or the quantum well layer adjacent to the interruption. In particular, it is possible that a difference of the band gaps of the at least one barrier layer and the at least one interruption is reduced in comparison to the difference of the band gaps of the at least one barrier layer and the quantum well layers. For example, the at least one interruption can have polarization-charge lowering properties.
According to at least one embodiment of the electronic component, the at least one interruption extends in the vertical direction, in particular completely, through at least one of the quantum well layers. In other words, at least one of the quantum well layers of the active zone has a not simply contiguous formed top surface, wherein the area of the top surface in which it is not simply formed contiguous, is interrupted by the interruption.
In accordance with at least one embodiment of the electronic component, the at least one interruption is formed with a semiconductor material or consists of a semiconductor material. In particular, the at least one interruption is not an electronic feedthrough, which may be formed, for example, with a metal and may serve for the electronic contacting of the first and / or the second semiconductor layer.
In accordance with at least one embodiment of the electronic component, the at least one interruption has a different material composition than the quantum well layer adjoining the interruption. The quantum well layer adjoining the interruption here and in the following is at least one of the quantum well layers which have the at least one interruption. In this case, it is possible for the electronic component to have different energy levels in the valence band or conduction band in the region of the at least one interruption than in the region of the quantum well layer adjoining the interruption. In other words, the at least one interrupt and the quantum well layer adjacent to the interruption differ in their energy band diagrams.
In accordance with at least one embodiment, the electronic component comprises a first semiconductor layer, a second semiconductor layer and an active zone with a quantum well structure comprising a multiplicity of quantum well layers. The active region is formed integrally between the first semiconductor layer and the second semiconductor layer. Furthermore, the active zone has at least one interruption, which extends in a vertical direction through at least one of the quantum well layers. The at least one interruption is formed with a semiconductor material or consists of a semiconductor material. Furthermore, the at least one interruption has a different material composition than the quantum well layer adjoining the interruption.
In accordance with at least one embodiment of the electronic component, the active zone has a higher band gap in the region of the at least one interruption than in the region of the quantum well layer adjacent to the interruption. In other words, the energy band gap between the valence band and the conduction band is increased in the region of the at least one interruption. In particular, the material of the at least one interruption may have a higher bandgap than the material of the quantum well layer adjoining the interruption. For example, the active zone has a higher band gap in the region of the at least one interruption than in the area of all quantum well layers. Furthermore, the active zone in the region of the at least one interruption can have a band edge which corresponds at most to the band edge in the region of the optionally present at least one barrier layer. The band edge may be the energy level of the valence or conduction band of the material of the barrier layer.
The material of the at least one interruption can thus be a band gap lowering material. By way of example, it is possible for the band gap of the quantum well layers to be adapted to the band gap of the at least one barrier layer by means of the at least one interruption, ie a continuous transition of the band gap of the quantum well layers to the band gap of the at least one barrier layer within the manufacturing tolerances. For example, the band gap in the region of the at least one interruption is at most as high as the band gap in the region of the at least one barrier layer. For example, the band gap in the region of the at least one interruption within the scope of the manufacturing tolerances corresponds to the band gap in the region of the at least one barrier layer.
It is possible that the band gap in the region of the interruption is at least 10%, preferably at least 20% and particularly preferably at least 30% greater than the band gap in the area of the quantum well layers. Furthermore, it is possible for the band gap in the region of the interruption to be at most 70%, preferably at most 60% and particularly preferably at most 50%, greater than the band gap in the region of the quantum well layer adjacent to the interruption.
By way of example, the band gap in the region of the quantum well layer adjacent to the interruption, in particular in the region of all quantum well layers, is at least 2.0 eV, preferably at least 2.2 eV and particularly preferably at least 2.5 eV. Further, the band gap in the region of the quantum well layer adjacent to the interruption may be at most 3.6 eV, preferably at most 3.2 eV, and more preferably at most 2.7 eV. The band gap in the region of the at least one interruption can be at least 2.6 eV, preferably at least 3.0 eV, and particularly preferably at least 3.4 eV. Furthermore, the band gap in the Range of at least one interruption maximum 4 eV, preferably at most 3.9 eV and more preferably at most 3.8 eV.
In accordance with at least one embodiment of the electronic component, the band gap in an intermediate region between the interruption and the quantum well layer adjacent to the interruption increases continuously from the quantum well layer to the interruption. The intermediate region may be arranged in lateral directions between the at least one interruption and the quantum well layer adjoining the at least one interruption. In a cross section through the intermediate region running along the vertical direction, the band gap can be represented as a function with a positive gradient starting from the quantum well layer adjoining the intermediate region.
In accordance with at least one embodiment of the electronic component, the quantum well layers comprise indium. For example, the quantum well layers are formed with In x Al y Ga 1-xy As, where 0 ≦ x ≦ 1, 0 ≦ y ≦ 1 and x + y ≦ 1, or consist thereof. The at least one interruption has a lower indium content x than the quantum well layer adjoining the at least one interruption. In this case, it is possible that the indium content in the at least one interruption is at least a factor of 5, preferably at least a factor of 8, less than the indium content in the quantum well layer adjoining the interruption. The indium content of a material here and hereinafter is the proportion of indium atoms x based on the total number of group III atoms, that is to say of indium, gallium and optionally aluminum, in the material. A lower indium content in the material system described above can result in an increased bandgap.
For example, at least one of the quantum well layers or all quantum well layers has an indium content of at least 5%, preferably at least 15%, and most preferably at least 25% (0.05 (0.15, 0.25) ≤ x). In addition, at least one of the quantum well layers or all quantum well layers can have an indium content of at most 40%, preferably at most 50% (x ≦ 0.4). For example, the indium content in the at least one break is 3% and the indium content in the interruption adjacent quantum well layer is 25%. Furthermore, it is possible that the at least one interruption is free of indium within the manufacturing tolerances. Furthermore, it is possible that the optionally present at least one barrier layer is free of indium or has a lower indium content than the quantum well layer adjoining the barrier layer. Furthermore, it is possible that the quantum well layers and / or the at least one interruption are free of aluminum (y = 0).
In accordance with at least one embodiment of the electronic component, the indium content in the intermediate region between the interruption and the quantum well layer adjacent to the interruption continuously decreases from the quantum well layer to the interruption. In particular, the first semiconductor layer and / or the second semiconductor layer may be completely free of the at least one interruption. In other words, it is possible that the at least one interruption in the vertical direction does not extend completely through the first semiconductor layer and / or the second semiconductor layer. Furthermore, it is possible that the at least one interruption from the outside is not freely accessible. According to at least one embodiment of the electronic component, the at least one interruption is formed at least partially with the material of the first semiconductor layer or with the material of the second semiconductor layer or consists thereof. By way of example, the at least one interruption is a part of the first semiconductor layer or a part of the second semiconductor layer which extends into the active zone. The at least one interruption may in particular extend completely in the vertical direction through the active zone.
According to at least one embodiment of the electronic component, the active zone has a multiplicity of interruptions. The breaks can be in a single quantum well layer. Alternatively, the breaks may be distributed across the quantum well layers. It is possible that each of the quantum well layers has an interruption. It is possible that at least one of the quantum well layers is free of an interruption. The density of interruptions in the active zone is at least 10 8 / cm 2 . The density of the interruptions is preferably at least 5 × 10 8 / cm 2 , particularly preferably 10 9 / cm 2 . The density of the interruptions results here in a plan view of the active zone from the vertical direction.
According to at least one embodiment of the electronic component, the active zone has a multiplicity of interruptions. At least one of the interrupts, preferably all interrupts, is covered in the vertical direction by at least one of the quantum well layers. In particular, the interruptions can be arranged offset from one another in lateral directions. It is possible that at least one cross section along the vertical direction passes through only one interruption. In particular, all cross sections can run through only one interruption in each case.
According to at least one embodiment of the electronic component, the active zone comprises a plurality of interruptions. The breaks are arranged one above the other in the vertical direction. Furthermore, the interruptions have the same lateral expansions within the manufacturing tolerances. In other words, the interruptions are each at the same lateral position and have substantially the same width. In particular, further, in particular stacked, interruptions may be present, which are arranged laterally spaced from the plurality of superimposed interruptions. The superimposed interruptions can extend completely through the active zone as a whole.
According to at least one embodiment of the electronic component, an electronic resistance and / or a polarization barrier is smaller along the at least one interruption than along the quantum well layer adjacent to the interruption. A polarization barrier may be a piezobarrier and / or a pyro barrier. A "piezobarrier" or a "pyro barrier" can here and below be given by an energetic charge carrier barrier on the basis of piezoelectronic or pyroelectric fields within the electronic component. Low electronic resistances or low polarization barriers may allow for improved charge carrier injection, that is, enhanced current injection into the quantum well layers. In particular, an improved current injection can result in a reduced voltage drop, for example a reduced forward voltage.
Furthermore, a method for producing an electronic component is specified. The method is particularly suitable for producing an electronic component described here. All features disclosed for the method are thus also disclosed for the electronic component and vice versa.
In accordance with at least one embodiment of the method, a first semiconductor layer is provided. For example, the first semiconductor layer is provided on a substrate. An active zone is grown on the first semiconductor layer. The active zone has a quantum well structure with a plurality of epitaxially grown quantum well layers.
In accordance with at least one embodiment of the method, at least one interruption is generated in the active zone, which extends in a vertical direction through at least one of the quantum well layers. The at least one interruption is formed with or consists of a semiconductor material. The at least one interruption has a different material composition than the quantum well layer adjoining the at least one interruption. On the active zone, a second semiconductor layer is further grown.
- – Bereitstellen einer ersten Halbleiterschicht;
- – epitaktisches Aufwachsen einer aktiven Zone auf der ersten Halbleiterschicht, wobei die aktive Zone eine Quantentopfstruktur mit einer Vielzahl von epitaktisch aufgewachsenen Quantentopfschichten aufweist;
- - Providing a first semiconductor layer;
- Epitaxially growing an active region on the first semiconductor layer, the active region having a quantum well structure with a multiplicity of epitaxially grown quantum well layers;
- Generating at least one interruption in the active zone, wherein the at least one interruption extends in a vertical direction through at least one of the quantum well layers forming or consisting of at least one interruption with a compound semiconductor material, and the at least one interruption is a different material composition than having the quantum well layer adjacent to the interruption; and
- - Epitaxially growing a second semiconductor layer on the active zone.
In accordance with at least one embodiment of the method, the at least one interruption is generated during the epitaxial growth of the active zone and / or during the epitaxial growth of the quantum well layer adjacent to the interruption. In particular, the generation of the interruption then takes place by means of an adaptation of the epitaxial growth conditions.
In accordance with at least one embodiment of the method, the epitaxial growth takes place in a reactor. During and / or after the epitaxial growth of at least one of the quantum well layers, H 2 gas is supplied to the reactor. For example, the addition of H 2 gas occurs during the growth of at least one barrier layer disposed between two of the quantum well layers. It is possible that during the growth of the barrier layers in the reactor still located indium by the addition of H 2 gas to keep away from the growth areas. This may be due to the fact that indium present in the reactor can incorporate into it during the epitaxial growth of the barrier layers and can degrade the material quality of the barrier layers. By adding H 2 gas, the provision of barrier layers which are free of indium within the scope of the manufacturing tolerances or which have a lower indium content than the quantum well layers can be made possible.
Due to the addition of H 2 gas, there is the possibility that indium already grown in the quantum well layers will be removed from the quantum well layers and / or indium will not be incorporated during growth of the quantum well layers. This may provide the interruptions having a lower indium content than the quantum well layers adjacent to the interruption. In particular, it is possible for the H 2 gas to attack more strongly defects already present in the crystal structure of the quantum well layers or of the previously grown layers than in other regions. In this case, interruptions in the area of the defects can be formed with a higher probability than outside of defects.
In accordance with at least one embodiment of the method, the at least one interruption is produced after the epitaxial growth of the active zone and / or the second semiconductor layer. The production is carried out using an etching process, such as a dry chemical and / or a wet chemical etching process. For this purpose, for example, a mask layer can be applied to an exposed outer surface of the active zone or of the second semiconductor layer facing away from the substrate. The active zone and / or the second semiconductor layer and / or the first semiconductor layer may be removed in areas that are not covered by the mask layer by means of the etching method.
In accordance with at least one embodiment of the method, the at least one interruption is generated before the epitaxial growth of the active zone and / or before the epitaxial growth of the first semiconductor layer. The production is carried out using a growth mask and / or a growth form. In particular, the growth mask and / or the growth form may be the interruption to be generated. For this purpose, the at least one growth mask and / or growth form may comprise the material of the interruption.
In accordance with at least one embodiment of the method, the growth form or the growth mask is formed by a nanorod structure. The nanorod structure includes nanorods. Nanorods or nanorods may be elongated semiconductor structures having a major extension direction. A length of the nanorods along the main extension direction may correspond to at least three times, preferably at least five times, a width of the nanorods perpendicular to the main extension direction. The width of the nanorods may be, for example, at least 50 nm and at most 500 nm. The nanorods can be arranged laterally spaced from each other, wherein intermediate spaces are arranged between the nanorods. The nanorods, in particular after the growth of the active zone, extend completely through the active zone in the vertical direction and form the at least one interruption. In the intermediate spaces between the nanorods, for example, at least partially the first semiconductor layer, the active zone and / or the second semiconductor layer can be grown.
In the case of the electronic component described here and the method for producing an electronic component described here, the idea is pursued, in particular, of exploiting interruptions in the quantum well layers of an active zone to improve current injection into the semiconductor layers and thus a reduction in the voltage drop across the component. Due to the presence of the interruptions, it is possible that the charge carriers, in particular electrons, no longer have to overcome all polarization barriers, in particular all piezobarriers, within the active zone, but only belong to the quantum well layer assigned to the respective one of the interruptions. As a result, the forward voltage of the electronic component may decrease. In particular, it has surprisingly been found that a lateral extent of the interruptions can facilitate an inflow of the charge carriers into the quantum well layers.
Furthermore, it is possible that the quantum well layers are spatially more homogeneously pumped with charge carriers, whereby the internal quantum efficiency can increase. A formation of interruptions can be advantageous, in particular in the case of long-wave wavelengths, that is to say a wavelength of more than 480 nm, since in these components owing to the high bandgap differences between barrier layers and quantum well layers, strong polarization barriers, in particular strong piezoelectric barriers, can form. The voltage drops associated with high polarization barriers, in particular high piezoelectric barriers, result in a greatly increased forward voltage compared to the energy of the emitted photons.
In the following, the electronic component described here and the method described here are explained in more detail by means of exemplary embodiments and the associated figures.
