- - Entfernen der Klebefolie;
- - Aufbringen einer zweiten Kontaktstruktur auf den Rahmen und auf den Kontakt der Abstrahlfläche, zur elektrischen Kontaktierung der Schicht einer zweiten Leitfähigkeit, insbesondere einer n-Leitfähigkeit.

Vorzugsweise kann für eine erhöhte Stromleitfähigkeit und eine erhöhte Stabilität der metallisierten Struktur der Prozessschritt mehrfach wiederholt werden.
- - Dispensen, bei dem Metallpartikel und ein organisches Medium zu einer Paste vermengt sind und diese Paste mittels einer Kanüle und einer Spritze durch Druckluftimpulse auf den Rahmen aufgebracht wird. Anschließend wird die Paste getrocknet und getempert. Besonders vorteilhaft ist es dabei, dass über die Parameter Druck und Zeit eine beliebige Form der Metallisierung erreicht werden kann. Durch Dispensen wird eine sehr gut haftende Metallisierungsschicht erzeugt. Es können Dicken der Metallisierungsschicht von etwa 50 µm erzeugt werden.
- - Jetten, bei dem aus einem Vorratsbehälter durch kurze Impulse Tröpfchen aus elektrisch leitfähigem Material auf den Rahmen aufgebracht werden. Nach dem Aufbringen wird das Material ausgehärtet. Dieses Verfahren ist besonders vorteilhaft, da es kontaktlos abläuft.

Vorzugsweise werden dabei Seedlayerdicken von etwa 2 µm bis 3 µm erreicht. Als Material für den Seedlayer wird vorzugsweise eine Schichtfolge aus Titan und Kupfer verwendet. Das Titan und das Kupfer werden bevorzugt in einem Schritt aufgesputtert, wobei das Titan als Haftvermittler dient. Das Aufbringen der Kontaktstruktur auf dem Rahmen, auf der Kontaktfläche und auf dem Kontakt der Abstrahlfläche weist die folgenden Verfahrensschritte auf:
- - Fotolithografie:
- Aufbringen von Fotolack durch Rotationsbeschichtung auf den gesputterten Seedlayer. Dann wird der Fotolack getrocknet. Anschließend wird der Fotolack über eine Fotomaske belichtet. Dieser Verfahrensschritt ist notwendig, da die Stromtragfähigkeit des Seedlayers auf Grund seiner geringen Dicke zu gering wäre. Dabei erfolgt eine kontinuierliche elektrochemische Abscheidung von metallischen Niederschlägen auf dem Seedlayer, in den Bereichen, in denen beim Entwickeln der Fotolack entfernt wurde. Beim Elektroplattieren sind Dicken der Metallisierung bis zu etwa 50 µm erreichbar. Besonders vorteilhaft sind Dicken zwischen 15 µm und 30 µm. Als Metallisierungsmaterial wird vorzugsweise Kupfer verwendet.
- - Entfernen des Fotolackes,

- - Spritzgießen der Vergussmasse in einen Zwischenraum zwischen Deckfolie und Klebefolie, derart dass der Halbleiterchip und/oder die elektrische Durchführung an den Seiten, die nicht von der Klebefolie und nicht von der Deckfolie bedeckt sind, im Wesentlichen von Vergussmasse umschlossen werden;
- - Aushärten der Vergussmasse;
- - Entfernen der Deckfolie.
