Abstract
Description
The invention relates to an illumination system for a microlithography projection exposure apparatus for illuminating an object field with EUV illumination light with a reflective grating and to a microlithography projection exposure apparatus having such an illumination system.
Microlithography projection exposure equipment is used for the production of microstructured components by means of a photolithographic process. In this case, a structure-bearing mask, the so-called reticle, is illuminated with the aid of an illumination system and imaged with the aid of projection optics onto a photosensitive layer, which is applied to a so-called wafer. The minimum structure width that can be imaged with the aid of the projection optics is determined, inter alia, by the wavelength of the light used. The smaller the wavelength of the light, the smaller the structures can be imaged using the projection optics. In EUV lithography, the reticle is irradiated with light having a wavelength in the extreme ultraviolet (EUV) range, ie. H. illuminated in the range of 5 nm to 20 nm. When using light of this wavelength, so-called EUV illumination light, essentially mirrors are used as optical components. Usually, two types of mirrors are used, one being so-called "normal incidence" mirrors, which are operated under normal incidence, ie. H. Mirrors in which the radiation is incident at an angle between 0 ° and 45 °, and on the other hand so-called "grazing incidence" mirrors, which operate under grazing incidence, d. H. Mirrors in which the radiation hits the mirror at an angle of incidence between 45 ° and 90 °.
This radiation can lead to undesired exposure of the photosensitive layer and to heating of the wafer coated with the photosensitive layer. In addition, it can heat the optical components of the projection exposure apparatus to the extent that aberrations occur due to deformation of the optical components and / or the reflectivity is impaired, for example, by multilayer mirrors. Multi-level mirrors are mirrors that are coated with a multilayer system. The multilayer system consists of at least two different materials that are superimposed in alternating layers. The multilayer system is designed for a specific wavelength and angle of incidence. As a rule, two materials with different refractive indices are used at the corresponding wavelength. The layer thicknesses are matched to one another such that the period of the wavelength corresponds to the intended angle of incidence. It comes then in the reflection at the optically denser layers to a constructive interference. A well-known multilayer system is, for example, the combination of silicon and molybdenum for wavelengths around 13.5 nm. However, these multilayer mirrors reflect not only certain EUV wavelengths for which they have been optimized, but often also wavelengths from about 130 nm and larger. Therefore, electromagnetic radiation from the deep ultraviolet (DUV) wavelength range (in particular about 130 nm to 330 nm), or from the ultraviolet (UV: 330 nm to 400 nm) range, the visible (VIS: 400 nm to 700 nm) and the infrared range (IR: greater than 700 nm) through the entire illumination system, or through the entire projection exposure system, which may result in false exposures.
Zum Ausfiltern bzw. Abschwächen dieser unerwünschten Strahlung werden Spektralfilter eingesetzt. To filter or attenuate this unwanted radiation spectral filters are used.
An object of the present invention is to provide an alternative to filtering with a pinhole.
- With a collector unit which generates a focus of the illumination light,
- - With a reflective grating for the generation of diffraction orders, which is arranged in the light direction after the focus, and
- With a useful light wavelength selection device following the grating in the light direction, wherein the useful light wavelength selection device is arranged in a plane which is optically conjugate to the focus, and wherein the useful light wavelength selection device has at least one selection mirror.
A selection mirror has the advantage over a pinhole that the selected light rays are reflected, while the non-selected light rays pass the selection mirror and can be absorbed at a suitable location outside the illumination beam path. In a pinhole, however, meet the non-selected light rays on the pinhole itself and are usually absorbed there. This leads to a heating of the pinhole, which is arranged within the illumination beam path. In addition, the pinhole makes it difficult to arrange a mirror in the light direction immediately after the pinhole, since then the pinhole must be realized as a double-passed aperture. If the subsequent mirror is also to be arranged in a plane which is optically conjugate to the focus, this is not possible due to the finite distance between the pinhole and the mirror due to mechanical reasons. Either the pinhole or the subsequent mirror would then be arranged to the ideal position defocused.
The collector unit has, for example, a normal-incidence mirror, which images the light source onto the focus. Alternatively, the collector unit can be constructed from grazing-incidence mirror shells, which are arranged inside one another and likewise image the light source onto the focus. The focus is then a secondary light source.
By arranging the reflective grating in the light direction after the focus, the reflective grating can be effectively protected against contamination. For example, in the focus of a physical aperture can be arranged, whose opening is adapted to the extent of the Lichtlichtlichtüschels. While the illumination light can pass through the shutter unhindered, vapors or particles of the light source are effectively prevented from entering the space after the focus. They are held by the physical shutter and possibly other facilities.
By diffraction at the reflective grating creates a zeroth and depending on the design of the grid one or more higher diffraction orders. This wavelength-dependent splitting of the illumination light allows the selection of a useful light wavelength range.
The useful light wavelength range is the wavelength range that passes the spectral filter. The useful light wavelength range does not necessarily have to be limited exactly to the operating wavelength of the projection objective, which is predetermined by the coating of the multilayer mirror of the projection objective. For example, in a multilayer system consisting of molybdenum and silicon, the working wavelength is 13.5 nm. Since each normal-incidence mirror coated with a multilayer system acts in principle like a spectral filter, it is sufficient if the entire grating emitted by the light source is with the reflective grating Spectrum is reduced to a more or less limited Nutzlichtwellenlängenbereich containing the operating wavelength. The useful light wavelength range may be, for example, 5 nm to 130 nm. The spectral fine adjustment then takes place by means of the following multi-agent levels. The useful light wavelength range has its upper limit at the wavelength from which the multi-layer mirrors reflect the radiation at the surface again. This is the case in particular for wavelengths greater than 130 nm. Illumination light which has passed the spectral filter may also have wavelengths outside the useful light wavelength range. However, then the intensity of the light for wavelengths outside the useful light wavelength range is less than 10% of the maximum intensity of the light for wavelengths within the useful light wavelength range.
In order to select the useful light wavelength range, a selection mirror is used as the useful light wavelength selection device. The selection mirror selects the useful light wavelength range either by reflecting only light beams having wavelengths within the useful light wavelength range, or by reflecting only light beams having wavelengths both inside and outside the useful light wavelength range, but the intensity of the light beams having wavelengths outside the useful light wavelength range smaller than 10 % of the maximum intensity of the light rays having wavelengths within the Nutzlichtwellenlängenbereiches is. Illumination light which is not reflected by the selection mirror but passes the selection mirror is removed from the illumination system by suitable measures. The absorption is possible in a beam trap, which is arranged outside the illumination beam path. By arranging the beam trap at a distance from the optical components of the illumination system, the influence of the optical components due to the heating of the beam trap is reduced.
The selection mirror is arranged in a plane which is optically conjugate to the focus. Since the illumination light pencil has a minimum diameter in focus, the diameter of the individual diffraction orders for the useful light wavelength range in a plane optically conjugate to the focus is also minimal. As a result, individual diffraction orders or partial regions within a diffraction order can be selectively selected with the useful light wavelength selection device. If the useful light wavelength selection device were arranged at any point after the grating, then the superimposition of the diffraction orders would occur and the selection of the useful light wavelength range would be more difficult or even impossible.
In order to select the Nutzlichtwellenlängenbereich, falls on the selection mirror Illumination light from exactly one diffraction order. If the diffraction order is not the zeroth order of diffraction, then the diffracted light is arranged spatially sorted by wavelength within a diffraction order. The selection of the useful light wavelength range then takes place by the physical extent of the selection mirror. Thus, a selection within the spectrum of a diffraction order is possible. The selection mirror can also select the zeroth diffraction order as a whole. This also leads to the selection of the Nutzlichtwellenlängenbereiches, if it is a grid in which light with wavelengths in the range of the operating wavelength is only slightly diffracted. However, light with wavelengths outside the useful light wavelength range is diffracted with maximum efficiency into higher diffraction orders and is therefore significantly attenuated in the zeroth diffraction order.
In one embodiment, the illumination system has at least one relay mirror which, together with the grating, images the focus onto the selection mirror, at least for a diffraction order. As a result, the focus creates a real image and thus a location with a minimum diameter of the illumination light pencil. The relay mirror makes it possible to arrange the selection mirror in a plane which is optically conjugate to the focus. If the grating is arranged in the light direction after the focus and thus in the divergent beam path, virtual foci result in the plane of the focus for the individual diffraction orders. The virtual focus for the zeroth diffraction order coincides with the focus. By means of the relay mirror, a real image can be generated at least for a virtual focus and thus at least for a diffraction order. The selection mirror can then be arranged at the location of the real image.
In one embodiment, the grid is applied directly to the at least one relay mirror.
In one embodiment, the illumination system has a multiplicity of relay mirrors as well as a corresponding number of selection mirrors. The plurality of selection mirrors then represents the useful light wavelength selection device. Each relay mirror is assigned a selection mirror. The multiplicity of relay mirrors together with the grating form the focus, at least for a diffraction order, on the assigned selection mirrors. By using a multiplicity of relay mirrors and selection mirrors, the relay mirrors and selection mirrors can simultaneously realize a reflective honeycomb condenser which allows the illumination of the object field to be homogenized as well as the uniform illumination of the exit pupil of the illumination system. The relay mirrors take over the function of the so-called field honeycombs whose outer shape corresponds to the shape of the object field. The selection mirrors take over the function of the so-called pupil honeycombs, which possibly map the relay mirrors together with a subsequent field lens onto the object field. Since the pupil honeycombs or the selection mirrors are arranged in the exit pupil of the illumination system or in a plane conjugate to the exit pupil, the arrangement of the illuminated pupil combs simultaneously determines the illumination of the exit pupil.
In a reflective honeycomb condenser, the pupil honeycombs should be in place from secondary light sources. The secondary light sources are generated by the field honeycombs. At the same time, the useful light wavelength selection device should be located at the location of the secondary light sources. By now forming the useful light wavelength selection device by a plurality of selection mirrors which simultaneously fulfill the function of pupil honeycombs, the pupil honeycombs acting as selection mirrors can be arranged optimally at the location of the secondary light sources. This is at the same time the requirements of the reflective honeycomb condenser and the Nutzlichtwellenlängen selection device meet. The use of selection mirrors in comparison to a pinhole means that there is no room around the selection mirrors for filtering the non-selected diffraction orders. In the case of a pinhole, on the other hand, there must be room for filtering around the hole in order to be able to absorb the non-selected orders of diffraction. Selection with selection mirrors makes it possible to arrange the secondary light sources with minimal distance from each other, which ultimately results in a more homogeneous illumination of the exit pupil of the illumination system. While the desired diffraction order is incident on the selection mirror associated with the relay mirror, the non-selected diffraction order generally encounters a different selection mirror. However, since a continuous light channel is formed into the object field only for a pair of relay mirror and selection mirror, or field honeycomb and pupil honeycomb, the other selection mirror will deflect the non-selected diffraction order such that it does not enter the object field but, for example, beam traps arranged outside the illumination beam path is absorbed. The relay mirrors and selection mirrors are therefore to be assigned and oriented in space so that there is only one selection mirror for each relay mirror, for which a continuous light channel forms up to the object field. For all other selection levels, the light channel ends outside the object field.
In one embodiment, the reflective grating is arranged such that the illumination light falls on the grating during grazing incidence during operation of the illumination system.
In one embodiment, the selection mirror selects the useful light wavelength range from one of the higher diffraction orders. Then, the diffracted light is spatially sorted by wavelengths within the diffraction order. On the physical extent of the selection mirror then a selection within the spectrum of the diffraction order is possible.
To diffract the light, the grid has grid grooves. In one embodiment of the grid, the grid grooves of the grid extend transversely to the light direction. The grid grooves then run transversely to the direction of light when they include an angle greater than 45 ° to the light direction. The light direction is given by the mean direction of all light rays of the Lichtlichtlichtüschels.
In order to achieve the greatest possible efficiency in the diffraction of the illumination light in one of the higher diffraction orders, the grid is designed as a blazed grating. The lattice grooves in a blazed lattice have a sawtooth shape in cross section, so that a single lattice groove has the shape of a non-equilateral triangle in cross section. Targeted influencing of the sawtooth shape causes the intensity of the diffracted radiation in the desired diffraction order to assume a maximum value and the grating to achieve high efficiency in the desired wavelength range.
In one embodiment, the blazed grating is optimized such that the diffraction efficiency for the first diffraction order for wavelengths from the useful light wavelength range is maximum.
In one embodiment, the selection mirror selects the zeroth diffraction order. In order to maximize the proportion of the EUV useful light in the zeroth diffraction order, the grating is designed in such a way that the EUV light is only slightly diffracted. By contrast, the longer-wavelength light in the DUV, UV and infrared ranges is diffracted at the grating, so that the proportion of these wavelengths in the zeroth diffraction order is reduced.
For this purpose, the grid grooves run along the direction of light. The grid grooves then run along the direction of light when they include an angle of less than 45 ° to the direction of light.
In one embodiment, the grid is implemented as a binary grid.
The invention also relates to a microlithography projection exposure apparatus with an illumination system according to the invention and with a projection objective.
In one embodiment, the grating allows a folding of the illumination beam path such that the light direction of the illumination light emitted by the light source runs parallel to the object plane of the projection objective. Since the object plane and the image plane are horizontal during operation in a projection exposure apparatus, this allows a horizontal arrangement of the light source.
