Abstract
Description
The present invention relates to a method for the aligned application of components on a carrier substrate, and to a method for producing such a carrier substrate and for equipping a target substrate with the aid of such a carrier substrate.
Microelectronic devices, such. As silicon chips with circuit structures are usually set with so-called pick & place machines on a substrate and fixed there by means of adhesive or solder joints. In addition, current developments in microelectronics are aimed at so-called 3D-integrated chip systems. In this case, individual chip packages are stacked vertically one above the other and mechanically and electrically connected to each other. This can also be done with the mentioned Pick & Place machines. However, this has the disadvantage that lengthy adjustment and assembly processes have to be performed until a large number of such 3D-integrated chip stacks are realized. In addition, these pick & place machines require a very high adjustment accuracy, which requires both extensive optical components as well as highly accurate and controllable travel paths for the moving parts of the device.
Instead of mounting each chip component individually, it is generally helpful to mount an entire ensemble of components in one step onto another ensemble of already placed components. In this case, so-called intermediate carrier, z. As a wafer substrate, are used on which the components are fixed only reversible. After carrying out a process step for permanent assembly of all individual components, the intermediate carrier is removed again. However, in this case too, each chip must be individually adjusted and placed on the intermediate carrier. Only the step of permanently mounting the components is carried out as a common step for the whole ensemble of components. Another disadvantage of the hitherto known reversible fixing of the building blocks may be the customary use of adhesives and polymers which are necessary for a reversible fixation on the intermediate support. When using adhesives and polymers for reversible fixation adhesive residues must be removed after the transfer of the blocks in general consuming. In addition, many adhesives; particularly releasable adhesives, only slightly stable to temperature. If, for example, at temperatures of 250 ° C. to 400 ° C., the chips are to be transferred from the intermediate carrier to a target substrate or a further substrate via a soldering process, then no reversible adhesives in this temperature range are available for this purpose.

It is an object of the present invention to provide a method for the aligned application of components on a carrier substrate, with the (chip) components can be fixed permanently or reversibly on the carrier substrate. This object is achieved by the method according to the claims 1 and 23 or the method for equipping a target substrate with components according to
The present invention is based on the finding that, with the aid of a liquid assembly medium, which is applied to a carrier substrate with different wetting properties, alignment of a component with respect to a metallization surface is provided in which a component to be aligned is applied to the liquid assembly medium Surface tension of the liquid Assembliermediums is held on the surface to align over the Metallisierungsfläche.
Zielgebiete stattfinden. The present invention is based on the idea of providing a substrate which has hydrophilic or lipophilic properties of a metallization surface and in which the surrounding surface regions of the substrate have hydrophobic or lipophobic properties. By wetting these metallization surfaces with a liquid assembly medium and then applying a component to the liquid assembly medium, the component being held on the surface thereof due to the surface tension of the liquid assembly medium, the component may align over the metallization surface. It can thus take place a self-assembly of the component with respect to one or more Metallisierungsflächen or target areas.
Due to the shape of the metallization or contact surface and the liquid assembly medium thereon, the component to be applied may assume at least one preferred position or orientation with respect to the metallization surface (s). This alignment effect can be controlled via the geometry or symmetry of the metallization surface (s) with respect to the component to be applied and / or, for example, also via the amount of liquid assembly medium applied. The metallization surfaces can be pads.
The component is further fixed in a step of fixing and / or aligning the component by means of electrostatic forces on the substrate by applying an electrical holding voltage across the at least two metallization on the substrate. By applying an electrical holding voltage, on the one hand, the orientation of the component can be supported and after removal of the assembly medium, the component can be fixed by electrostatic holding forces on the metallization.
According to an embodiment of the present invention, the method may include a step of fixing the aligned component to the substrate by means of a conductive adhesive or an anisotropic conductive adhesive.
According to further embodiments of the present invention, a substrate may provide at least two metallization areas for receiving a device, wherein the at least two metallization areas are divided by a gap and the wetting of these metallization areas is performed with a liquid assembly medium such that the gap is bridged by the liquid assembly medium ,
In an embodiment of the present invention, the method further comprises a step of removing the liquid assembly medium so that the component is aligned with the at least two metallization surfaces.
According to some embodiments, the metallization area for receiving a component may have an effective total area that is greater than or equal to a base area of the component that is to be applied to the metallization area. The metallization surfaces may therefore in some embodiments have a larger area than the component to be applied. This can facilitate or improve the alignment of the component.
In further embodiments, the step of providing the method of aligning components to a carrier substrate includes a substep of performing a remote plasma treatment of the surface of the substrate with a fluorine-containing plasma to determine the hydrophilic and hydrophobic and lipophilic and lipophobic properties, respectively Metallization surfaces and the metallization surfaces surrounding surface areas to obtain, wherein the remote plasma treatment is performed so that the formation of a fluorine-carbon film on the metallization is prevented. Another aspect of the invention relates to a time coupling between this remote plasma treatment and the implementation of subsequent process steps or to the storage of the remote plasma treated substrate in inert gas or vacuum to obtain the selective wetting properties of the substrate.
In further embodiments, a method for producing a substrate with Metallization surfaces and surface areas with different wettability, as well as a method for assembling a target substrate with components by means of an intermediate carrier described.

In the applied to the substrate components may be, for example, to (micro) electronic chips or components, but also to other components or components, such. B. mechanical parts that are applied to or on certain positions of a substrate. The components can be reversibly or firmly applied to the substrate. The substrate may be, for example, a wafer substrate, as used in semiconductor electronics, a glass substrate to form a plastic substrate, such. As a polymer substrate or act on a flexible film substrate.
The metallization surfaces may include, for example, gold, copper, aluminum, nickel, chromium, silver, platinum or other metals or metallic compounds. The hydrophilic metallization surfaces can have a contact angle close to 0 ° relative to a drop of water, for example between 0 ° and 20 °, between 0 ° and 10 ° or between 0 ° and 5 °.
The wettability of surfaces, ie the hydrophilic or hydrophobic character of surfaces by certain liquids or liquid assembly media is usually characterized by the contact angle of a liquid drop on the surface. The contact angle (or wetting angle) is the angle formed by a drop of liquid on the surface of a solid to this surface. The size of the contact angle between liquid and solid depends on the interaction between the substances at the contact surface. The smaller this interaction, the larger the contact angle becomes. Small contact angles, ie for example angles between 0 ° and 20 °, between 0 ° and 10 ° or 0 ° and 5 °, mean that a drop of liquid spreads on the corresponding surface, ie the wetting is very good on this surface, the surface So it is hydrophilic or has hydrophilic properties. Large contact angles, for example between 40 ° and 110 ° or between 40 ° and 60 ° or between 100 ° and 110 ° mean that the liquid drop stops, so that in a cross-sectional image of the liquid drop a very large contact angle between the substrate surface and the drop surface is formed, the wettability is so poor and the surface is therefore hydrophobic or has hydrophobic properties.
A substance or surface is called lipophilic if it dissolves well in fats and oils, or if it can easily dissolve fats and oils. Whereas a substance or surface is said to be lipophobic if it has fat or oil-avoiding properties. The property thus describes liquid substances, for example water, which can not be mixed with fats and oils, but form an emulsion in the experiment.
The substrate to be provided may be a metal-structured flexible film substrate, for example a metal-structured plastic or polymer film. The polymer substrate or the plastic film or the film substrate may comprise, for example, polyimide (PI), polyethylene terephthalate (PET), polyethylene naphthalate (PEN), polyether ketones (PEEK), etc. The surface regions surrounding the at least one metallization surface may be electrically insulating, that is, for example, polyimide, PET, PEN, PEEK, photoresist, but also silicon oxide or silicon nitride coatings. The substrate may be coated with an electrically insulating layer on which the metallization surfaces are arranged. For example, a thin polymer layer can thus be applied to a semiconductor wafer, and the metallization surfaces can be applied to the thin polymer layer.
The liquid assembly medium may be, for example, a liquid such as water, an oily liquid, oil, a solvent, a liquid adhesive, a conductive adhesive, or an anisotropic conductive adhesive, etc. The liquid assembly medium may have a viscosity η, wherein the viscosity of the liquid assembly medium at an assembly temperature may be, for example, between 0.5 mPas and 1000 mPas, between 1 mPas and 50 mPas, or between 0.8 mPas and 100 mPas. The viscosity of a material depends on the temperature, so that the viscosity value η of the liquid assembly medium refers to the respective assembly temperature, which is why different liquid assembly media can be used depending on the particular assembly temperature.
The step of applying a component to the liquid assembly medium may be performed so that, when deposited on the liquid assembly medium, the component is held at the surface by the surface tension of the liquid assembly medium and does not dip or sink into the liquid assembly medium. This can be achieved, for example, by using a component which has a thickness of less than 150 μm or a thickness of between 20 μm and 50 μm. Thus, the weight of such a device may be selected to be held on the surface by the surface tension of the liquid assembly medium when depositing the device on the liquid assembly medium and not dipping or sinking into the liquid assembly medium.
By applying a device to the liquid assembly medium, with the device held to the surface of the assembly medium, the device may align over the at least one associated hydrophilic or lipophilic metallization surface. That is, if the component does not sink, it may be aligned by the surface tension with respect to the at least one associated metallization surface. Aligning a component can both center the component and adapt it of the component to angle and / or edge or edge geometries of Metallisierungsflächen with respect to a metallization or contact area or a target area include.
According to some embodiments, the shape of the hydrophilic metallization surfaces and, concomitantly, the configuration of the shape of the droplet formation of the assembly medium on the metallization surface may provide a preferred direction for the alignment of the component u. a. caused by the surface tension of the drop. The orientation of a device mounted on a liquid assembly medium may depend on both the shape of the metallization surface and the amount and surface tension of the liquid assembly medium. For example, a metallization surface may have an elongated rectangular shape such that a drop of the assembly medium thereon will also take this shape and a component deposited, for example, 90 ° to the elongated shape of the droplet, by the surface tension into the metallization surface parallel position is rotated.
According to some embodiments, therefore, a component can be aligned by means of the method according to the invention on a substrate or a target area, and fixed there, ie, finally, fixed. In contrast, in other embodiments of the present invention, the device is reversibly fixed to a carrier substrate. The carrier substrate may then act as an intermediate carrier. The components can thus be reversibly removed and there is no final fixed fixation of the aligned components but a reversible fixation. The metallization areas may have electrical connection lines and the substrate may have other electronic circuits or switching structures. In other fields of application, a substrate may also have other mechanical or optical components.
For example, the liquid assembly medium may be a conductive adhesive such that an electrical device that has been aligned and fixed on an associated metallization surface is electrically contacted. So it can be applied to a voltage or current through the leads and the metallization to the component. In such a device, which is aligned and fixed on at least one Metallisierungsfläche, it may for example be a light emitting diode (LED), in which an electrical connection via the metallization and the conductive adhesive and a second electrical connection via a contact on the Surface of the LED, for example, the metallization is opposite.

According to some embodiments acts on the surface to be coated of the substrate, for example, a fluorine-containing plasma, so z. As a CF 4 plasma, an SF 3 plasma, a SF 6 plasma or mixtures of these plasmas with oxygen or nitrogen, in particular an F / C / O 2 plasma. In some embodiments, the plasma may have a fluorine-containing fraction A of greater than or equal to 50% by volume and an oxygen-containing fraction B of less than or equal to 50%. The proportion A and the proportion B together can be about 100%. For example, such a plasma may have a composition of about 60% by volume CF 4 and about 40% by volume O 2 or from about 80% by volume CF 4 and about 20% by volume O 2 . By the addition of oxygen gas -. B. 20% vol. To 80% Vol. CF 4 gas - can also prevent the formation of a fluorine-carbon film on the metallization, rather than the oxygen oxidized carbon and the product can be pumped out as gaseous CO 2 .
The plasma can act as a low-pressure plasma, for example at a chamber pressure of 0.1-100 hPa or as atmospheric plasma at normal pressure, on the entire top side or surface of the carrier substrate or on the metallization surfaces and at least the surface areas surrounding the metallization surfaces. The plasma treatment with a fluorine-containing plasma can preferably be carried out by means of a remote plasam treatment. It is also conceivable, however, a direct plasma treatment (direct plasma). The plasma action can also be carried out in a continuous process.
In some embodiments of the present invention, the fluorine-containing plasma may be fully exposed to the entire surface of the substrate. Thus, no masking step is needed in order to obtain a different wettability of the substrate surface and of the metallization surfaces in the fluorine-containing plasma. That is, in a single step, by the action of the fluorine-containing plasma, the substrate may be treated with the metallization surfaces such that the metallization surfaces have hydrophilic properties and the remaining surface areas of the substrate, especially the surface areas surrounding the metallization areas or at least portions of the surface areas surrounding the metallization area have hydrophobic properties. That is, in a single step, without the use of masks or the use of masking techniques, the application of the fluorine-containing plasma in a remote plasma treatment can produce both hydrophilic metallization areas and hydrophobic surface areas or lipophilic metallization areas and lipophobic areas on the substrate. In this case, no mask technique is necessary to achieve a selective plasma treatment of the metallization and the other surface areas of the substrate. Thus, for example, no photoresist layer is required to cover areas of the surface of the substrate in order to achieve different wetting properties of the substrate surface. Furthermore, by using a remote plasma treatment, no carbon-containing thin layer is deposited on the metallization surfaces, whereby cleaning or cleaning of the metallization surfaces can take place.
Thus, in a single plasma treatment step without masking technique, the above-described hydrophilic properties of the metallization areas and hydrophobic properties of the remaining areas of the substrate can be achieved. The hydrophilic properties of the metallization surfaces may be relative to the hydrophobic properties of the surface regions surrounding the metallization surfaces. The hydrophilic metallization surfaces may have a smaller contact angle with a water droplet than the hydrophobic surface regions or parts of the surface regions. The surface areas surrounding the metallization areas can also have, for example, metallic electrical leads or circuits. These may also have hydrophilic properties. The metallization surfaces need not be completely surrounded by hydrophobic surface areas.
In embodiments of the present invention, the plasma treatment may be carried out in a vacuum reactor filled to a pressure of a few hPa with a fluorine-containing etching gas, and in which a high frequency or electrodeless microwave discharge, for example between two GHz and three GHz, so for example 2.45 GHz is ignited and so a highly reactive, etching-active plasma is generated. Particularly suitable for carrying out the plasma treatment is the so-called remote plasma treatment, in which the plasma generation takes place in an antechamber, ie not directly in the immediate vicinity or the chamber of the object to be treated with the plasma, as in direct plasma treatment (direct plasma). is carried out. A remote plasma treatment can be selected if, as with cleaning etching, etching anisotropy can be dispensed with.

In some embodiments of the present invention, a liquid or liquid assembly medium may be a liquid state matter. According to a macroscopic definition, a liquid can be described as a substance that offers virtually no change in shape, but quite a resistance to a change in volume. According to a microscopic definition, a liquid or the liquid assembly medium may be a substance whose particles are not constantly moving periodically and have no long-range order, but which are subject to close proximity and whose mean free path can be of the order of the particle diameter.

However, it is also conceivable to turn on the voltage already during the process of self-alignment of the components with the aid of the assembly medium. The metallization areas on the substrate may, for example, be electrode structures on a polyimide layer on a carrier substrate. The electrode structures can be covered by a structured polymer layer. This can be, for example, photoresist, polyimide (PI), etc., which has recesses or openings, so that a liquid assembly medium can come into contact with the metal surfaces. The electrode structures may be on a polymer film, for. B. of polyimide, PET, PEN, PEEK be formed. Furthermore, the electrode surfaces may be covered by a fine grid of an electrically insulating material so that a mounted chip component does not receive direct electrical contact with the underlying electrode surfaces. Advantageously, according to some embodiments of the present invention, very thin and thus lightweight semiconductor devices may be deposited on the liquid drop or liquid assembly medium so that they float and align themselves on the surface of the liquid drop due to surface tension. The thickness of such semiconductor devices may be below 150 .mu.m, for example, preferably between 20 and 50 .mu.m.
