Abstract
Description
The invention relates to the improved structure of an Si-based light emitter based on an MIS (metal-insulator-semiconductor) structure (with MOS as a special form for SiO 2 as insulator) or MIM (metal-insulator-metal) structure. To increase durability and stability, dielectric protective layers are incorporated in the structure.

Si-based Light emitters are characterized by the fact that they are compatible with the conventional ones Methods of Si technology are monolithically processed on Si can. In contrast to light emitters based on compound semiconductors need Si-based Light emitter not manufactured separately and not by means of a hybrid technology consuming connected with integrated circuits.
Of the Si-based light emitter consists in the narrower sense of an MIS or MIM structure, when under application of an electrical voltage charge carriers from Metal or injected from the semiconductor in the insulator. Of the Insulator is modified by previous process steps in such a way that in it or at the interfaces to the metal or the semiconductor Luminescence centers are located. The charge carriers are submerged in the insulator the influence of the electric field in the direction of the counter electrode accelerates and transfers part of the kinetic Energy through shock stimulation to the luminescence centers, which thereby change into an excited state. The luminescence centers then turn on emission of a photon back to the ground state.
These Mode of action is fundamentally different from the mode of action of light emitting diodes (LED) based on compound semiconductors or organic materials (OLED). With an LED, charge carriers become more different Polarity (i.d.R. negatively charged electrons and positively charged holes) of both electrodes are injected into the structure, and the luminescence becomes directly through the recombination of both types of charge carriers produced in the recombination zone. In contrast, with Si-based light emitters essentially only one type of charge carrier (predominantly electrons) injected, which electrically excites the luminescence. Farther The luminescence is not by charge carrier recombination, but by the optical excitation of the previously electrically excited luminescence causes. A polarity reversal of the applied voltage to the Si-based Light emitter leads to that the same type of charge carrier now injected from the counter electrode. In asymmetric Layer construction is associated with a shift in performance parameters to count. A possible Injection of charge carriers reverse polarity of the corresponding counter electrode plays with less intensity for the Mode of action does not matter, but can be a further modification the performance parameters lead.
In order to achieve a significant current flow for generating light in an Si-based light emitter, it is necessary to apply a voltage in the vicinity of the breakdown voltage of the insulator. Part of the injected and accelerated charge carriers reaches the counterelectrode with a sufficiently high kinetic energy. When hitting the interface, it is very likely to form defects that can lower the injection barrier in the charged state. When breakthrough, a positive feedback effect occurs. At a local site of the interface, a defect accumulation occurs which leads to a lowering of the injection barrier. Constant voltage increases the number of charge carriers injected, which in turn leads to an increase in the defect density at the interface. This self-reinforcing process ultimately leads to a local irreversible breakthrough channel, which bundles the entire current flow and destroys the light emitter. With typical current densities in the range of 10 -3 to 10 -2 Acm -2 for applications, the lifetime is therefore in the range of a few minutes.
Of the Invention is based on the object life and stability of a Si-based light emitter to improve.
The object is achieved by the additional introduction of dielectric protective layers in the existing layer structure. These protective layers are introduced between metal and insulator or semiconductor and insulator. In this case, both a one-sided structure with a dielectric protective layer and a two-sided structure with a dielectric protective layer between each electrode and the insulator are conceivable. Design and material parameters of the protective layers are chosen so that the function of the light emitter is not impaired. The additional introduction of dielectric protective layers avoids the degradation process described above greatly reduced in intensity. The same applies to further degradation processes such as band-to-band excitations of high-energy charge carriers, which can occur in parallel with the process described above.
The introduction of such a dielectric protective layer increases the lifetime of the light emitter by up to two orders of magnitude, thus reaching values of up to several days at current densities in the range of 10 -3 to 10 -2 Acm -2 typical for applications.
The The invention will be described below with reference to two exemplary embodiments of a MIS system. and a MIM structure closer explained.
