Abstract
Erfindungsgemäß nutzt also ein optisches System den isotropen Punkt, die Wellenlänge bei der die Doppelbrechung eines Kristalls (vorzugsweise Mg F¶2¶) aufgehoben ist. DOLLAR A Damit wird hauptsächlich ein bekannt guter Optikwerkstoff, der nur durch seine Doppelbrechung eingeschränkt ist, nämlich Mg F¶2¶, für die VUV-Optik zugänglich.
Description
Die Erfindung betrifft ein optisches System mit einer Lichtquelle und einem Objektiv mit
Linsen aus Kristall.
Derartige Systeme sind als UV-optische Systeme mit Kalziumfluorid-Linsen lange bekannt,
ebenfalls mit Bariumfluorid. Sie werden auch als Mikrolithographie-
Projektionsbelichtungsanlagen mit höchsten Anforderungen ausgeführt. Besonders wichtige
Wellenlängen unterhalb 200 nm bis in den Bereich von 100 nm, also im VUV-Bereich,
werden durch verschiedene Fluoride zugänglich. In der nicht vorveröffentlichten
Patentanmeldung DE 199 29 701.0 desselben Erfinders und Anmelders, die hiermit in die
Offenbarung aufgenommen wird, sind Beispiele dafür angegeben.
Obwohl Magnesiumfluorid in großen Stücken hergestellt und gut in optischer Qualität
bearbeitet werden kann und hohe Transmission bis an den unteren Rand des obengenannten
Bereichs mit guter Strahlungsresistenz verbindet, ist es bisher wegen seiner Doppelbrechung
als Linsenwerkstoff nicht in Betracht gezogen worden, wie auch alle anderen
doppelbrechenden Kristalle.
VUV-Optiken, besonders auch Mikrolithographie-Projektionsobjektive, sind bereits als
katoptrische Systeme ausgeführt worden, vgl. EP 0 779 528 A (US Ser. No. 571081,
12.12.1995). Die gleiche Schrift zeigt aber auch ein Bedürfnis für katadioptrische Systeme,
wenn ein geeigneter Linsenwerkstoff zur Verfügung steht, wie dies für 193 nm der Fall ist.
Es besteht daher die Aufgabe, alternative Möglichkeiten der Gestaltung von VUV-optischen
Systemen bereitzustellen.
Gelöst wird die Aufgabe durch ein optisches System nach Anspruch 1. Alternativ geben die
Ansprüche 2 und 9 etwas speziellere Lösungen an.
Vorteilhafte Weiterbildungen sind Gegenstand der Unteransprüche 3 bis 8 und 10.
Die "Anormale Dispersion der Doppelbrechung von Saphir und Magnesiumfluorid im
Vakuum-Ultraviolett" ist aus V. Chandrasekharan und H. Damany, Applied Optics 8 (1969),
671-675 bekannt, mit dem Verschwinden des Brechzahlunterschieds für MgF2 bei 119,4 nm
und für Saphir bei 142,6 nm.
Diese alte Information macht sich die Erfindung zunutze und gibt erstmals ein abbildendes
optisches System an, bei dem die Doppelbrechung des Linsenmaterials durch Wahl der
Lichtwellenlänge ausgeschaltet wird. Damit wird besonders dem Bedürfnis der
Mikrolithographie nach optischen Systemen mit VUV-Wellenlängen Rechnung getragen.
Für praktikable Ausführungen sorgt dabei besonders die Ausführung nach Unteranspruch 7
oder 8, bei dem ein Lyot-Filter, für das das gleiche Material wie für die Linsen geeignet ist,
für die geeignete Filterung des Lichts sorgt.
Optische Lithographie zwischen 157 nm und 100 nm wäre für viele an der Lithographie
Beteiligte ein sehr wirtschaftlicher Schritt. Die Probleme unterhalb 157 nm sind in erster
Linie Materialprobleme. Die Hauptkandidaten für ganz kurze Wellenlängen sind in Tabelle 1
angegeben:
MgF2 ist aber stark doppelbrechend. Schon wenige Teile eines Millimeters in Transmission
genügen, je nach Orientierung und Polarisationszustand, um eine unzulässige
Wellenfrontaufspaltung in der Bildebene zu verursachen.
Bei ganz genauer Betrachtung des Materials, insbesondere des Verlaufs der Doppelbrechung
über der Wellenlänge ergibt sich bei MgF2 ein ganz eigenartiges Verhalten. Mit steigender
Strahlungsfrequenz steigt die Doppelbrechung stetig an und erreicht etwa bei 153 nm ein
Maximum. Anschließend fällt sie sehr stark ab und erreicht schließlich negative Werte (vgl.
obengenannten Artikel aus "Applied Optics"). Erfindungsgemäß wird nun genau der Punkt in
der Frequenz genutzt, bei dem das Material sich isotrop verhält. Dies ist bei 119,49 nm der
Fall.
Der Sprung von 157 nm auf 120 nm wäre für eine weitere Generation von Mikrolithographie-
Projektionsbelichtungsanlagen gerade wichtig. Da die Doppelbrechung eine Funktion der
Wellenlänge und der Materialtemperatur ist, müssen für den isotropen Punkt Arbeitsbereiche
eingehalten werden. Durch die gute Wärmeleitfähigkeit von MgF2 und die exzellente
Temperierung in modernen Mikrolithographie-Projektionsobjektiven ist der Gang mit der
Temperatur eher leichter einzustellen. Schwieriger wird es mit der chromatischen Bandbreite
des Objektivs aus MgF2. Diese kann ja bezüglich der Doppelbrechung nicht achromatisiert
werden. Die Dispersion der Doppelbrechung bei 119,49 nm beträgt 0,256 . 10-6/pm = Δn.
Für eine numerische Apertur von NA = 0,80 wird man eine Δn von etwa
±1,5 . 10-7 = Δn zulassen, da es sich um einen nicht anfokussierbaren Fehler handelt. Die
spannungsdoppelbrechungsbedingte Bandbreite des Systems bei NA = 0,80 liegt etwa bei
0,5 µm. Damit ist die doppelbrechungsinduzierte Bandbreite größer, als die reine isotrope
Dispersionsbandbreite, die man für ein Vollfeldobjektiv mit NA = 0,80 und MgF2 bei 119 nm
etwa auf 0,1 nm ansetzen muß. Damit sind erfindungsgemäß folgende Möglichkeiten
gegeben:
- 1. Rein refraktives Objektiv mit MgF2 bei 119,49 nm und 0,1 pm Laserbandbreite als Chromat.
- 2. Katadioptrisches Objektiv mit MgF2 mit einer Bandbreite von etwa 0,5 pm, wie Schwarzschild, h-Design, z. B. nach US ser. No. 60/094579 vom 29.07.1998, usw. .
- 3. Teilachromatisiertes refraktives Objektiv mit Bandbreite etwa 0,5 µm, z. B. BeF2 + MgF2 oder LiF + MgF2.
- 4. MgF2 wird bei 119,49 nm gezielt in der Kristallrichtung orientiert und mit spezieller
Polarisation baufschlagt.
Z. B. tangentiale Polarisation über der Pupille des Objektives, E-Vektor des MgF2- Kristalles parallel zur optischen Achse. Damit wird der Einfluß der Doppelbrechung gemildert für bestimmte pupillennahe und - bei telezentrischer Ausführung - bild- und objektnahe Linsen.
Damit sind dann breitbandigere Systeme möglich mit z. B. 1-2 µm Bandbreite.
Beim Aufbau eines Lasers für 119,49 nm kann auf einen zusätzlichen, die Bandbreite des
Lasers einengenden Effekt zurückgegriffen werden. Zur Einengung der Bandbreite dienen
heute Prismen, Gitter und Etalons. Aus dem Spektrum der Edelgase und ihrer Excimer-
Verbindungen ist es möglich, mit Hilfe eines Lyot-Filters eine periodische Extraktion
durchzuführen.
Gekreuzte Polarisatoren und ein MgF2-Stab, dessen Kristallachse senkrecht zur
Stablängsausdehnung und unter 45° zu den Polarisatorachsen steht, bilden das Lyot-Filter.
Die Modulation über der Frequenz nimmt einen bekannten Gang, zeigt aber bei 119,49 nm
eine Besonderheit, wenn der Stab nur entsprechend lang gewählt wird. Bei 119,49 nm zeigt
sich eine breitere Durchlässigkeit über der Frequenz.
Damit das ganze bestmöglich funktioniert, müssen die Temperatur des Objektives und des
Referenzstabes übereinstimmen, oder genau gemessen werden und der benutzte
Bandpaßbereich ermittelt werden. Danach können Gitter, Prismen und Etalons ideal
eingestellt werden, um für das Objektiv den idealen phasenverzögerungsarmen
Betriebsmodus einzustellen. Das Lyot-Filter kann also entweder im aktiven Teil der
Lichtquelle stehen oder als Wellenlängenreferenz dienen.
Näher erläutert wird die Erfindung anhand der Zeichnung.
Fig. 1 zeigt schematisch ein erfindungsgemäßes optisches System;
Fig. 2 zeigt qualitativ die Filterkennlinie eines MgF2-Lyot-Filters, und
Fig. 3 zeigt den Linsenschnitt eines katadioptrischen Projektionsobjektivs gemäß der
Erfindung.
Das optische System der Fig. 1 ist als Projektionsbelichtungsanlage der Mikrolithographie
mit Lichtquelle 1, Lyot-Filter 2, Beleuchtungsoptik 3, Maske 4, Projektionsobjektiv 5 und
Wafer 6 ausgebildet.
Für die Lichtquelle 1 mit 119,49 nm zentraler Wellenlänge steht zwar kein "normaler"
Excimer-Laser zur Verfügung, aber zahlreiche Nebenlinien davon, sowie Elektronen-Laser
und die schon im o. g. Artikel aus "Applied Optics" angegebene Kontinuums-Strahlung stehen
zur Verfügung. Eine Temperier- und Steuereinrichtung 15 sorgt für Abstimmung und
Stabilität des Betriebs.
Das Lyot-Filter 2 ist aus einem MgF2-Stab 20 und zwei gekreuzten Polarisationsfiltern 21,
22 aufgebaut. Es wird durch eine Temperier-Einrichtung 25 abgestimmt.
Fig. 2 zeigt qualitativ den Transmissionsverlauf T über der Wellenlänge λ mit einem
Plateau von ca. 0,5 pm Breite bei der Wellenlänge 119,49 nm.
Das Beleuchtungssystem 3 wird vorzugsweise nach den Erkenntnissen der nicht
vorveröffentlichten Patentanmeldung DE 199 03 807 des gleichen Anmelders - die hiermit
als Teil der Anmeldung zitiert wird - ausgebildet. Dabei werden katadioptrische
Ausführungen bevorzugt, insbesondere mit mindestens einer Linse 31 aus MgF2. Auch hier
dient ein Temperiersystem 35 zur genauen Anpassung des isotropen Punkts der Linse an das
Beleuchtungslicht.
Die Maske 4 wird mit einem bekannten Handhabungs-, Justier- und Scanning-System 46
betrieben. Gleiches gilt für das zu belichtende Objekt, den Wafer 6 mit dem System 66.
Das Projektionsobjektiv 5 enthält mindestens eine Linse 51 aus doppelbrechendem Kristall
mit isotropem Punkt, also insbesondere MgF2. Es kann von jeder bekannten refraktiven oder
katadioptrischen Bauart sein und auch diffraktive Elemente enthalten (Zonenplatten).
Katadioptrische Bauarten mit wenigen Linsen und hoher Apertur werden bevorzugt. Auch
hier dient ein Temperiersystem 55 der genauen Abstimmung des isotropen Punkts.
In Fig. 3 ist ein Ausführungsbeispiel für das Projektionsobjektiv 5 angegeben, das eine
Abwandlung des in EP 0 779 528, Fig. 3 beschriebenen katadioptrischen Ringfeld-
Objektivs ist. Mit Anpassung an den spezifischen Brechungsindex lassen sich
erfindungsgemäße Objektive also direkt aus bekannten ableiten. Objektebene 300, Linse 301,
302, Spiegel 303, zweite Linse 304, 305, zweiter Spiegel 306, nochmals zweite Linse 304,
305, dritter Spiegel 307, vierter Spiegel 308, Aperturblende AS, fünfter Spiegel 309, sechster
Spiegel 310 und die dritte Linse 311, 312 werden bis zur Bildebene 313 durchlaufen.
Die geeignete Orientierung der Kristallachsen der MgF2-Linsen und der optimale Einsatz
von Polarisations-Effekten ist bereits oben beschrieben.
Erfindungsgemäß nutzt also ein optisches System den isotropen Punkt, die Wellenlänge, bei
der die Doppelbrechung eines Kristalls (vorzugsweise MgF2) aufgehoben ist.
Damit wird hauptsächlich ein bekannt guter Optikwerkstoff, der nur durch seine
Doppelbrechung eingeschränkt ist, nämlich MgF2, für die VUV-Optik zugänglich.
Claims (9)
1. Optisches System mit einer Lichtquelle und einem Objektiv mit Linsen aus Kristall,
dadurch gekennzeichnet, daß mindestens eine Linse aus einem Kristall mit einer
Dispersion der Doppelbrechung besteht, bei der die Dispersionskurven für den
ordentlichen und den außerordentlichen Strahl sich bei einer Isotropie-Wellenlänge
schneiden und das Objektiv mit Licht der Lichtquelle mit der Isotropie-Wellenlänge
bestrahlt wird.
2. Projektionsbelichtungsanlage der Mikrolithographie, dadurch gekennzeichnet, daß
optische Elemente aus MgF2 in Transmission angeordnet sind und eine VUV-
Lichtquelle mit der Wellenlänge beleuchtet, bei der die Dispersionskurven für den
ordentlichen und den außerordentlichen Strahl sich kreuzen, der Kristall also nicht
doppelbrechend ist.
3. Projektionsbelichtungsanlage der Mikrolithographie, enthaltend ein optisches System
nach Anspruch 1.
4. Optisches System nach Anspruch 1, dadurch gekennzeichnet, daß die Lichtquelle im
Vakuum-Ultraviolett emittiert.
5. Optisches System nach mindestens einem der Ansprüche 1 bis 4, dadurch
gekennzeichnet, daß das Kristall Magnesiumfluorid oder Saphir ist.
6. Optisches System nach mindestens einem der Ansprüche 1 bis 5, gekennzeichnet durch
die katadioptrische Ausführung des Objektivs.
7. Optisches System nach mindestens einem der Ansprüche 1 bis 6, dadurch
gekennzeichnet, daß im Strahlengang zwischen Lichtquelle und Objektiv ein Lyot-
Filter angeordnet ist.
8. Optisches System nach Anspruch 7, dadurch gekennzeichnet, daß das Lyot-Filter aus
dem gleichen Kristall wie die Linsen besteht.
9. Objektiv mit Linsen aus Magnesiumfluorid.
