Abstract
Die Erfindung bezieht sich auf einen chemischen Halbleitersensor zur Messung von Partialdruecken bzw. Konzentrationen von reduzierbaren Gasen in gasfoermigen und fluessigen Phasen. Der chemische Halbleitersensor besteht aus der Schichtstruktur Halbleitersubstrat, Ionenleiter, zum Beispiel Lanthanfluorid, und katalytischer Metallfilm. Die Erfindung kann elektronisch wie bekannte, chemisch sensitive Halbleitersensoren (zum Beispiel Gate-gesteuerte Dioden) betrieben werden. Aufgabe der Erfindung ist die Entwicklung eines Sensors für reduzierbare Gase, der für die Messung in flüssigen und gasförmigen Medien geeignet ist, der sich durch ein schnelles Ansprechen bei Zimmertemperatur und gute Stabilität des Meßsignals auszeichnet. Erfindungsgemäß wird die Aufgabe dadurch gelöst, daß eine Schichtstruktur Halbleiter/Ionenleiter/ katalytischer Metallfilm genutzt wird, wobei Halbleiter und katalytischer Metallfilm jeweils einen ohmschen Kontakt erhalten und als Arbeits- und Gegenelektrode dienen. Vorzugsweise wird als lonenleiter ein Fluorid, insbesondere Lanthanfluorid, mit einer Schichtdicke im Bereich von 50 bis 600nm und als Halbleitersubstrat Silizium eingesetzt. Für den katalytischen Metallfilm werden Metalle aus der Gruppe Pt, Pd, In, Au oder eine Legierung dieser Metalle genutzt. Die Reinigung der Oberfläche des Halbleitersubstrats z. B. von Fett und Staub vor der Aufbringung der lonenleiterschicht, zum Beispiel durch thermische Bedampfung, muß gewährleistet werden. Der Vorteil der Erfindung besteht darin, daß mit ihr eine Bestimmung reduzierbarer Gase schon bei Raumteperatur möglich ist. Ein Referenzgas und damit das Problem, daß die Temperaturen von Bezugs- und Meßgas gleich sein müssen, entfällt. Da durch die Verwendung eines Halbleiters keine Notwendigkeit besteht, auf der Rückseite des Festelektrolyten ein kompliziertes Referenzsystem aufzubringen, liegt eine einfache Schichtstruktur vor, die mit den Methoden der modernen Halbleiterindustrie hergestellt werden kann und überraschenderweise eine stabile Potentialdifferenz ergibt.The object of the invention is the development of a sensor for reducible gases, which is suitable for the measurement in liquid and gaseous media, which is characterized by a fast response at room temperature and good stability of the measuring signal. Eine Probe, bestehend aus der Schichtstruktur Siliziumeinkristall/polykristallines Lanthanfluorld (Oberfläche = 1 cm2, Schichtdicke = 250nm)/Platin (Oberflache = 0,16cms, Schichtdicke = 50nm) wurde auf der Rückseite mit einem ohmschen Kontakt versehen, Auf dem Platin befand sich ein Druckkontakt aus Stahldraht. Es erfolgte eine lOminütige Vorbehandlung der Probe mit Wasserdampf in einem Gefäß, dessen Atmosphäre durch Wasser mit einer Temperatur von rund 8O0C mit Wasserdampf gesättigt war. Die Messungen wurden mit Hilfe der HF-CV-Technik ausgeführt. Dazu wurde eine konstante Kapazität in der Nähe des Flachbandpunktes vorgegeben und die Verschiebung der zugehörigen Gleichspannung bei Veränderung des Sauerstoffpartialdrucks ermittelt. An einer in Ausführungsbeispiel 1 beschriebenen Struktur wurde wiederum unter Anwendung der HF-CV-Technik die Konzentration an gelöstem Sauerstoff in destilliertem Wasser bestimmt. Dazu wurde die Probe mit Ausnahme der mit dem Wasser in Kontakt stehenden Platinoberfläche vollständig isoliert. Die Variation der Konzentration des gelösten Sauerstoffs erfolgte durch Sättigung des Wassers durch Gase unterschiedlicher Zusammensetzung, Im Bereich von 0,02 bis 40 mg Sauerstoff pro Liter Wasser konnte eine Sensitivität von 55mV/lg (Co02) gemessen werden.On a structure described in Embodiment 1, the concentration of dissolved oxygen in distilled water was again determined by using the HF-CV technique.
