Abstract
Die Erfindung betrifft ein Verfahren zur stromlosen Abscheidung von Gold und bezieht sich auf ein Verfahren zur Herstellung duenner Goldueberzuege auf bestimmte Flaechen, die besonders in der Elektronikindustrie von Bedeutung sind. Die Erfindung kann darueber hinaus in allen Faellen angewendet werden, wenn die zu vergoldenden Koerper (oder Teile davon) empfindlich gegen Alkalien oder Saeuren sind. Wesentliches Merkmal der Erfindung ist die Anwendung eines Elektrolyten, bei dem an den zu beschichtenden Flaechen waehrend der Abscheidung kaum Gasblasenentwicklung auftritt, so dass bei lithografisch begrenzten ebenen Strukturen keine Randueberhoehungen entstehen. Die neutrale Loesung weist gute Stabilitaet auf. Sie wird aus einem Gold-Cyano-Komplex-Salz, Hydrazin, Zitronensaeure und Alkalizyanid hergestellt. Die Abscheidung erfolgt bei erhoehter Temperatur, gegebenenfalls unter Relativbewegung oder Einwirkung von Licht, auf Gold, Palladium, Kupfer, Eisen und deren Legierungen, bei geeigneter Aktivierung auch auf anderen Stoffen, wie z. B.
