Abstract
Die Erfindung betrifft ein Aetzmittel zur Strukturierung oder zum ganzflaechigen Aetzen von dotierten Siliziumdioxidschichten oder Silikatglasschichten. Es findet bei der Herstellung von Halbleiterbauelementen, mit dem Ziel der Erhoehung der Ausbeute, Anwendung. Aufgabe der Erfindung ist es, ein Aetzmittel zu schaffen, welches eine hohe Aetzratenselektivitaet aufweist und ein definiertes lokalisiertes Abtragen der Schicht, bei gleichzeitiger Minimierung entstehender Schaeden in angrenzenden anderen Materialien, ermoeglicht. Erfindungsgemaess ist diese Aufgabe durch ein Aetzmittel, welches Flusssaeure als aetzende Komponente enthaelt, dadurch geloest, dass das Aetzmittel aus einem Gemisch von Flusssaeure und einem mit Wasser mischbaren organischen Loesungsmittel geringer Polaritaet, vorzugsweise Dioxan, besteht, wobei der Anteil der Flusssaeure 1...20 Vol.-%, bei einer Konzentration von 40...50%, betraegt.The invention relates to an etching agent for structuring or for the entire etching of doped silicon dioxide layers or silicate glass layers.
